少なくとも、ボンドウェーハの表面から水素イオン、希ガスイオンあるいはこれらの混合ガスイオンをイオン注入してウェーハ内部にイオン注入層を形成し、前記ボンドウェーハのイオン注入した表面とベースウェーハの表面とを直接あるいは絶縁膜を介して貼り合わせた後、該貼り合わせたウェーハに熱処理を行なうことにより、前記イオン注入層でボンドウェーハを剥離させて貼り合わせウェーハを形成する貼り合わせウェーハの製造方法において、
前記ボンドウェーハ及び前記ベースウェーハとして、互いに異なる面方位を有するウェーハであって、少なくとも前記ベースウェーハに切り欠き部を有するウェーハを使用し、前記ボンドウェーハと前記ベースウェーハを貼り合わせた後、貼り合わせられた前記ベースウェーハの切り欠き部が、前記剥離のための熱処理を行う熱処理炉によって特定される前記ボンドウェーハの剥離開始位置から、180±45度の範囲内に位置する様に前記熱処理炉内に貼り合わせたウェーハを配置して前記熱処理を行い、かつ
前記熱処理炉によって特定される前記ボンドウェーハの剥離開始位置を、予め、前記熱処理炉を用いて剥離熱処理を行ったウェーハの剥離面をヘイズ測定し、最もヘイズのレベルが悪い位置を前記剥離開始位置として特定することを特徴とする貼り合わせウェーハの製造方法。
