すなわち、(B)成分を配合しない従来の主鎖分解型ポジ型レジスト組成物を用いると、第1のパターン3の形成後、例えば第2のパターン4の形成時等に主鎖分解型ポジ型レジスト組成物からなる第1のパターン3中の(A)成分の主鎖で開裂が起こり、これがガス化する。そして、当該第1のパターン3から発生したガスが第2のパターン4を突き破ることにより、第2のパターン4が物理的に劣化するのではないかと推測される。この様なガス化は主鎖分解型であるからこそ生じやすいと推測される。
又、第2のパターン4の形成時等に第1のパターン3中の(A)成分がガス化するのは、(A)成分が比較的広範囲の波長域の光に対して開裂する性質を有するためであると推測される。すなわち、第2のパターン4を形成する際、光が照射されると第2のパターン4を形成する前のレジスト層(上層)を介して、その下の第1のパターン3にも当該光がある程度照射され、その結果(A)成分が開裂してしまう可能性がある。
そして、さらには、この(A)成分の分解、ガス化がエッチング保護膜5の形成時等にも生じ、第2のパターン4を突き抜けた後、さらにエッチング保護膜5までも突き破り、当該突き破られたエッチング保護膜5の孔から基板1の一部を除去するためのエッチング液が浸透し、ネガ型レジスト組成物からなる第2のパターン4を腐食することが劣化の原因のひとつではないかと考えられる。
これに対して本発明においては(B)成分を配合することによって、第1のパターン3の形成後、例えば第2のパターン4形成時等に、第1のパターン3中の(A)成分の分解、ガス化を抑制することができ、これにより、ネガ型レジスト組成物からなる第2のパターン4の劣化を抑制できるのではないかと推測される。

ついで、図1(c)に示した様に、エポキシ樹脂をベース樹脂成分とするカチオン重合性ネガ型レジスト組成物を最大膜厚20μmになる様に塗布し、露光機PLA(製品名、キャノン社製)を用いて波長200〜800nmの光にて選択的露光、及び現像し、第2のパターン4を形成した。
さらに、図1(d)に示した様に、OBC(製品名、東京応化工業株式会社製)を用いてエッチング保護膜5を形成した。
さらに、図1(e)に示した様に、エッチング液としてハクリ104(製品名、東京応化工業社製)を用いて、100℃、12時間の条件で、ウェットエッチングによって基板1の一部を除去した。そして、最後に、エッチング保護膜5を除去した。
