Description
The present invention relates to a CCD solid-state imaging device, and more particularly to an overflow drain structure.
FIG. 14 is a schematic configuration diagram of a frame transfer type CCD solid-state imaging device. The frame transfer type CCD solid-state imaging device includes an
When information charges are excessively generated in the
In the vertical overflow drain structure, an N well which is an N type diffusion layer is formed on the surface of an N type semiconductor substrate, and a P well which is a P type diffusion layer is formed below the N well, thereby forming an NPN structure in the substrate depth direction. By applying a positive voltage to the back surface of the substrate to deplete the P well, surplus charges of the photodiode on the surface are discharged to the substrate beyond the potential barrier formed by the P well.
On the other hand, in the horizontal overflow drain, the drain region of the N + diffusion layer is provided adjacent to the light receiving pixel. Therefore, an NPN structure in the substrate depth direction is unnecessary, and an N well for forming a light receiving pixel, a CCD register, and the like is formed on the surface of the P-type semiconductor substrate.

A planar structure of a solid-state imaging device having a horizontal overflow drain structure will be described with reference to FIG. The
A stacked structure of a solid-state imaging device having a horizontal overflow drain structure will be described with reference to FIG. The
A potential distribution during imaging will be described with reference to FIG. The horizontal axis represents the position on the XX ′ line, the vertical axis represents the potential at each position, and the positive potential increases downward. The potential distribution here shows a case where a positive potential is applied to the transfer electrodes 60-1 and 60-2 and a negative potential is applied to 60-3. The
In FIG. 15 and FIG. 16, the
FIG. 17 shows potentials applied to the transfer electrode and the overflow drain when the CCD solid-state image pickup device having a conventional horizontal overflow drain structure is in the image charge drive, transfer drive, and discharge drive.

At time t = t0, OFD falls from H to L, and φ1 and φ2 rise from L to H, and imaging starts. At the time of imaging, information charges are accumulated in the
At time t = t1, φ1 falls from H to L. As a result, the information charges accumulated in the regions under the transfer electrodes 60-1 and 60-2 are transferred to the region under the transfer electrodes 60-2. At time t = t2, φ3 rises from L to H. As a result, the information charges accumulated in the area under the transfer electrode 60-2 are distributed and accumulated in the areas under the transfer electrodes 60-2 and 60-3. At time t = t3, φ2 falls from H to L, and the information charge distributed and accumulated in the region under the transfer electrodes 60-2 and 60-3 is transferred to the region under the transfer electrode 60-3. At time t = t4, φ1 rises from L to H, and the information charges accumulated in the region under the transfer electrode 60-3 are distributed and accumulated in the regions under the transfer electrodes 60-1 and 60-3. At time t = 5, φ3 falls from H to L, and the information charges accumulated in the region under the transfer electrodes 60-1 and 60-3 are transferred to the region under the transfer electrode 60-1. At time t = t6, φ2 rises from L to H, and the information charge accumulated in the region under the transfer electrode 60-1 is distributed and accumulated in the region under the transfer electrodes 60-1 and 60-2. By repeating such an operation, information charges are sequentially transferred.
In the CCD solid-state imaging device having the horizontal overflow drain structure described above, in order to take in information charges for each pixel at the time of imaging driving, different positive and negative potentials are applied to the transfer electrodes 60-1 to 60-3, and the potential well Need to form.
On the other hand, in a CCD solid-state imaging device having a vertical overflow drain structure, it is called AGP (All Gates Pinning) driving that applies a negative potential to all the transfer electrodes 60-1 to 60-3 and turns off the gates during imaging driving. Some techniques are used (see, for example, JP-A-2006-135172).
18A is a schematic plan view of a CCD solid-state imaging device having a vertical overflow drain structure, FIG. 18B is a cross-sectional view along the line XX ′, and FIG. A potential distribution along a straight line is shown.

The stacked structure of the vertical overflow drain will be specifically described with reference to FIG. A P well 92 in which a P type impurity is diffused is disposed in a surface region of an N type semiconductor substrate (N-sub) 90. Further, a

When φ2 rises from the L level to the H level at time t = t1, the information charge is transferred from the region under the transfer electrode 100-1 to the region under 100-2. When φ3 rises from the L level to the H level at time t = t2, the information charges accumulated in the region under the transfer electrode 100-2 are distributed and accumulated in the regions under the transfer electrodes 100-2 and 100-3. Is done. When φ2 falls from the H level to the L level at time t = t3, the information charges accumulated in the regions under the transfer electrodes 100-2 and 100-3 are transferred to the region under 100-3. When φ1 rises from the L level to the H level at time t = t4, the information charges accumulated in the area under the transfer electrode 100-3 are distributed and accumulated in the areas under the transfer electrodes 100-1 and 100-3. . When t3 falls from H to L at t = t5, the information charges accumulated in the regions under the transfer electrodes 100-1 and 100-3 are transferred to the region under the transfer electrode 100-1. When φ2 rises from L to H at time t = t6, the information charge accumulated in the region under the transfer electrode 100-1 is distributed and accumulated in the region under the transfer electrodes 100-1 and 100-2. . When φ1 falls from H to L at time t = t7, the information charges accumulated in the regions under the transfer electrodes 100-1 and 100-2 are transferred to the region under the transfer electrode 100-2. By repeating these operations, information charges are transferred.
From the viewpoint of suppressing the superimposition of noise on information charges due to dark current, it is conceivable to apply AGP driving to a CCD solid-state imaging device having a lateral overflow drain structure. However, when AGP driving is applied to a conventional lateral overflow drain structure, information charges may not be transferred normally. That is, when the information charge accumulated in the second channel region under the two transfer electrodes is transferred into the second channel region under the one transfer electrode, the high voltage (H) applied to the one transfer electrode In some cases, the potential barrier between the overflow drain region and the second channel region disappears, and charge leaks from the overflow drain region to the second channel region. As a result, there arises a problem that noise is superimposed on information charges.
The present invention has been made to solve the above-described problems, and an object of the present invention is to provide a CCD solid-state imaging device having a lateral overflow drain structure that prevents noise from being superimposed on information charges during transfer driving by AGP driving. Provided in the vicinity of a region where the first transfer electrode intersects, the protrusion protrudes toward one of the adjacent second channel regions, and the number of the first transfer electrodes on which the protrusion overlaps is the first The number of the first transfer electrodes overlapped with the two channel regions is smaller.

Next, the stacked structure of the solid-state imaging device in the first embodiment will be described with reference to FIGS. 2 (a), 3 (a), and 4 (a). A
Further, in the surface region of the
In addition, in the surface region of the

Further, second transfer electrodes 10-4 to 10-6 for sequentially transferring information charges to the

<Potential distribution>
A potential distribution during imaging by AGP driving in the CCD solid-state imaging device of the present embodiment will be described. FIG. 2B shows a potential distribution along XX ′, the horizontal axis represents the distance in the direction in which the

In FIG. 3B, in the direction in which the first transfer electrode 10-1 extends, the
Also in FIG. 4B,

<AGP driving method>
A method for accumulating, discharging, and transferring information charges by AGP driving in this embodiment will be described. FIG. 6 is a timing chart in the AGP driving of the present embodiment, and FIGS. 7 to 9 are schematic diagrams showing changes in the potential distribution during the accumulation driving and the transfer driving.
First, when the potential (OFD) applied to the
Imaging is started when OFD falls from the H level to the L level at time t = t0. Even during imaging, the L level is applied to all the first transfer electrodes 10. At this time, information charges are accumulated in the
The imaging period ends at time t = t1, and the stored information charge is transferred by frame. At time t = t1, the potential φ2 applied to the first transfer electrode 10-2 rises from the L level to the H level. As a result, the potential under the first transfer electrode 10-2 increases in the positive direction, that is, the potential well is deepened, and the information charges accumulated in the regions under the first transfer electrodes 10-1 and 10-2 are accumulated. Is transferred to the region below the first transfer electrode 10-2 (FIG. 7C). In other words, the information charges accumulated in the regions under the first transfer electrodes 10-1 and 10-2 are the first of the two first transfer electrodes 10-1 and 10-2 that are not provided with the
After the information charge is transferred to the region under the first transfer electrode 10-2 where the
At time t = t3, the potential applied to the first transfer electrode 10-3 rises from the L level to the H level. As a result, the information charges accumulated in the region under the first transfer electrode 10-2 are distributed and accumulated in the first transfer electrodes 10-2 and 10-3 (FIG. 8 (e)).
At time t = t4, the potential φ2 applied to the first transfer electrode 10-2 falls from the H level to the L level. As a result, the information charges stored in the first transfer electrodes 10-2 and 10-3 are transferred to the first transfer electrode 10-3 (FIG. 8 (f)).
At time t = t5, the potential φ1 applied to the first transfer electrode 10-1 rises from the L level to the H level. As a result, the information charges accumulated in the region under the first transfer electrode 10-3 are distributed and accumulated in the first transfer electrodes 10-1 and 10-3 (FIG. 8 (g)).
At time t = t6, φ3 falls from the H level to the L level, and the information charges stored in the first transfer electrodes 10-1 and 10-3 are transferred to the region below the first transfer electrode 10-1 ( FIG. 9 (h)).
At time t = t7, φ2 rises from the L level to the H level, and the information charges accumulated in the region under the first transfer electrode 10-1 are distributed and accumulated in the first transfer electrodes 10-1 and 10-2 ( FIG. 9 (i)). With the above operation, information charges are transferred for one pixel. By repeating the operation after OFD becomes M level, information charges are sequentially transferred.
In the present embodiment, unlike the first transfer electrodes 10-1 and 10-2, the
As a method for transferring information charges, information charges are transferred by applying a three-phase transfer clock having different phases (H level and L level) for each combination of three consecutive transfer electrodes 10-1 to 10-3. However, the present invention is not limited to this, and a method of transferring information charges by applying a multi-phase transfer clock of three or more phases may be used.

Next, a CCD solid-state imaging device according to another embodiment of the present invention will be described.
