そのため、ウェハの材料評価や表面粗さの管理が歩留まり向上の重要な要因の一つになってきており、ウェハの表面粗さの測定のニーズが高まってきている。

ここで、異物成分とは、異物,欠陥などで生じる散乱光の散乱光強度が閾値L以上である散乱光強度のことをいう。

Means for calculating the surface roughness of the patterned wafer by applying the scattered light intensity of the scattered light generated by irradiating the surface of the patterned wafer with illumination light to the stored specimen wafer calibration curve. The wafer surface inspection apparatus according to claim 4, wherein the apparatus is a wafer surface inspection apparatus.
