レーザ装置に所謂超短パルスレーザ(フェムト秒パルスレーザ)を使用するので、加工原理が光誘起破壊であり、断熱的な加工となる。そのため裏面に連なる加工域はクラックの発生が抑制され、分割された板体の抗折強度が向上する。また、同時に行われる内部加工或いは表面に連なる加工もパルス幅が短いため、低い平均パワーであっても効率よく行うことができる。その結果、板体を透過する余剰レーザ光によるデバイスなどへのダメージを抑制することができる。また、中心波長が1μm以上の近赤外域のフェムト秒パルスレーザを用いると、板体及び半導体デバイスに対する透過性が高いため、さらに熱影響を抑制することができる。さらに、発振器や増幅器に光ファイバを用いるフェムト秒ファイバレーザ装置を使用すると、100kHz以上の繰り返し周波数をもつため、繰り返し周波数が1kHz程度の従来のチタンサファイア結晶をはじめとする再生増幅方式による大エネルギフェムト秒レーザ装置に比べ、高速な加工ができる。また、ビーム品質も優れている(M2=1.3)ため、回折限界近くまで集光することができ、加工形状精度が向上する。 Since a so-called ultrashort pulse laser (femtosecond pulse laser) is used for the laser device, the processing principle is light-induced breakdown, which is adiabatic processing.
