Description
1.スルホニウムトリス(ペンタフルオロエチル)トリフルオロホスフェートである光カチオン重合開始剤(A)と下記一般式(1)で表されるビスフェノールフルオレン系エポキシ樹脂(B)
を含有してなる感光性樹脂組成物、
2.上記1記載の光カチオン重合開始剤(A)が、下記式(2)で表される化合物
3.反応性エポキシモノマー(C)を含有することを特徴とする1又は2の感光性樹脂組成物、
4.溶剤(D)を含有する感光性樹脂組成物において、その固形分濃度が5〜95重量%であることを特徴とする上記1〜3のいずれか一項に記載の感光性樹脂組成物、
5.上記1〜3のいずれか一項に記載の感光性樹脂組成物を基材で挟み込んだ感光性樹脂組成物積層体、
6.上記1〜5のいずれか一項に記載の感光性樹脂組成物の硬化物、
7.上記1〜4のいずれか一項に記載の感光性樹脂組成物を所望の支持体上に塗布し、乾燥後、前記感光性樹脂組成物層を所定のパターンに露光し、露光後ベークし、樹脂組成物層を現像し、得られた樹脂パターンを加熱処理して、所定形状の硬化樹脂パターンを得ることを特徴とするパターン形成方法、
8.上記5記載の積層体の基材を除去し、前記所望の支持体上に貼り付け、前記感光性樹脂組成物層を所定のパターンに露光し、露光後ベークし、樹脂組成物を現像し、得られた樹脂パターンを加熱処理して、所定形状の硬化樹脂パターンを得ることを特徴とするパターン形成方法。
本発明の感光性樹脂組成物は、スルホニウムトリス(ペンタフルオロエチル)トリフルオロホスフェートイオンである光カチオン重合開始剤(A)と前記一般式(1)で表されるビスフェノールフルオレン系エポキシ樹脂(B)を含有することを特徴とし、高感度で、高アスペクト比の樹脂パターンを形成することができる。さらに上記樹脂パターンを形成する能力が劣化することなく長期間にわたり発揮できる特性を付与することができる。これらの組み合わせとしては、種々可能であるが、特に、前記式(2)で表される化合物である光カチオン重合開始剤(商品名 CPI−210S サンアプロ社製)と、ビスフェノキシエタノールフルオレンジグリシジルエーテル(大阪瓦斯株式会社製、BPEF−G)との組み合わせが最も好ましい。
(感光性樹脂組成物)
表2に記載の配合量(単位は重量部)に従って、ビスフェノールフルオレン系エポキシ樹脂、光カチオン重合開始剤、およびその他の成分をかくはん機付きフラスコで60℃で1時間かくはん混合し感光性組成物を得た。
(実施例1〜3)(比較例1)
この感光性樹脂組成物をシリコンウエハ上にスピンコーターで塗布後、乾燥し、80μmの膜厚を有する感光性樹脂組成物層を得た。この感光性樹脂組成物層をホットプレートにより65℃で5分および95℃で20分プリベークした。その後、i線露光装置(マスクアライナー:ウシオ電機社製)を用いてパターン露光(ソフトコンタクト、i線)を行い、ホットプレートにより95℃で6分、露光後ベーク(PEB)を行い、プロピレングリコールモノメチルエーテルアセテートを用いて浸漬法により23℃で7分現像処理を行い、基板上に硬化した樹脂パターンを得た。
現像後に、必要露光量により下記評価を行った。結果を下記表2に示す。
アスペクト比:膜厚/形成されたレジストパターン中密着している最も細かいパターン幅
(A):光カチオン重合開始剤(商品名 CPI−210S サンアプロ社製)
(B):ビスフェノールフルオレン系エポキシ樹脂(商品名 BPEF−G、R=エチレン、n=1、大阪ガス株式会社製)
(C):反応性エポキシモノマー(商品名 ED506 旭電化工業社製)
(D):溶剤 シクロペンタノン
(E):フッ素系レベリング剤(商品名 メガファックF−470 大日本インキ社製)
(F):シランカップリング剤(商品名 S−510 チッソ社製)
(G):光カチオン重合開始剤(商品名 UVI−6974、ダウケミカル社製、50%炭酸プロピレン溶液)
(感光性樹脂組成物)
ビスフェーノールフルオレン系エポキシ樹脂(商品名 BPEF−G、R=エチレン、n=1、大阪瓦斯株式会社製)を100重量部、光カチオン重合開始剤(商品名CPI−210S サンアプロ社製)を4.6重量部、反応性エポキシモノマー(商品名 ED506 旭電化工業社製)を4重量部、およびメチルエチルケトン40重量部を混合した感光性組成物を得た。
(感光性樹脂組成物のパターニング)
この感光性樹脂組成物を膜厚60μmのポリプロピレン(PP)フィルム(ベースフィルム、東レ(株)製)上に均一に塗布し、温風対流乾燥機により65℃で10分および80℃で15分乾燥した後、露出面上に膜厚60μmのPPフィルム(カバーフィルム)をラミネートして、40μmの膜厚の感光性樹脂組成物積層体を形成した。
Claims (6)
- 溶剤(D)を含有する感光性樹脂組成物において、その固形分濃度が5〜95重量%であることを特徴とする請求項1に記載の感光性樹脂組成物。
- 請求項1に記載の感光性樹脂組成物を基材で挟み込んだ感光性樹脂組成物積層体。
- 請求項1〜3のいずれか一項に記載の感光性樹脂組成物の硬化物。
- 請求項1又は2に記載の感光性樹脂組成物を所望の支持体上に塗布し、乾燥後、前記感光性樹脂組成物層を所定のパターンに露光し、露光後ベークし、樹脂組成物層を現像し、得られた樹脂パターンを加熱処理して、所定形状の硬化樹脂パターンを得ることを特徴とするパターン形成方法。
- 請求項3記載の積層体の基材を除去し、前記所望の支持体上に貼り付け、前記感光性樹脂組成物層を所定のパターンに露光し、露光後ベークし、樹脂組成物を現像し、得られた樹脂パターンを加熱処理して、所定形状の硬化樹脂パターンを得ることを特徴とするパターン形成方法。
