【発明の属する技術分野】
本発明は電子ビーム投影露光方法に関するものであり、例えば、集積回路パターンを形成する際の露光時の位置精度を向上するための構成に特徴のある電子ビーム投影露光方法に関するものである。

【従来の技術】
従来より、微細なパターンを形成するために高い解像性を有する電子ビーム露光方法が用いられているが、近年の半導体デバイスの微細化、高集積度化に伴って要求される位置精度が厳しさを増していることから従来技術では十分対応できなくなっている。
即ち、パターン精度、特に、アライメント精度が大きな問題で半導体デバイスの微細化・高信頼性化を妨げる大きな要因となっている

そこで、最近、主に処理能力向上を目的としてチップ単位の多数の回路パターン露光用サブフィールドを設けたステンシルマスクを用いて一括露光する電子ビーム投影露光(EPL:Electron Projection Lithography)が提案されている(例えば、特許文献1参照。)。

ここで、図6乃至図8を参照して、電子ビーム投影露光(EPL)方法を説明する。

図6は、EPL露光装置の概念的構成図であり、主要部のみ示している。
このEPL露光装置の主要部は、電子ビームを放出する電子銃41、電子銃41から出た電子ビームを収束する電磁レンズ42、収束された電子ビームを後段のレチクルステージ44上に配置したレチクル50に設けた所定の開口部、即ち、所定のサブフィールドに向けて偏向する偏向器43、所定のサブフィールドを透過してパターン整形された電子ビームは投影レンズ45で1/4に縮小されたのち、一段構成の偏向器46により位置調整されてウェハステージ47上に載置されたウェハ48上に投影される。
なお、ウェハステージ47上には、Ta等からなる位置検出用マークが設けられている。

このEPL露光プロセスにおけるマスク位置合わせは、一般的にはデバイスパターン露光用サブフィールドの外に配置した開口部を用いて行われており、上述のように、ウェハステージに設けた位置検出用マークを開口部を透過した電子ビームで走査し、その反射電子を検出することで位置合わせを行う。
また、レチクルの歪みはストラット上に形成された位置ずれ確認用パターンで行っている。

【発明が解決しようとする課題】
しかし、EPL露光法においては2μmといった薄膜マスクを用い4倍の縮小率でチップ全面の広い領域を一括転写によって露光するため、マスクの位置歪みによる位置ずれ量が大きく、精度が不十分であるという問題がある。

即ち、サブフィールド内の実際に露光に用いられるパターン形成領域においては、主にマスクが薄いこと及びデバイスパターンに粗密があることにより応力の開放の仕方に分布があることにより、マスク内部に応力の分布があり位置が局所的に歪められるという問題が発生している。

しかし、従来のマスク位置合わせは、上述のようにデバイスパターン露光用サブフィールドの外に配置した開口部を用いて行われているので、肝心のメンブレン化されたサブフィールド領域での歪みは考慮されておらず、精度の高い補正が行われないという問題がある。

また、電子ビーム露光法に共通して言えることであるが、位置合わせに要する時間が多大で、精度を損なわずに位置検出時間の短縮が望まれているが、チップ全面の広い領域を一括転写によって露光するEPL露光法においては特に問題となる。

したがって、本発明は、簡易な手続きで高精度の補正を行い位置精度を向上することを目的とする。

【課題を解決するための手段】
図1は本発明の原理的構成図であり、この図1を参照して本発明における課題を解決するための手段を説明する。

上記目的を達成するため、本発明は、電子ビーム投影露光方法において、露光用マスク1のサブフィールド2の端にパターン露光に関与しない薄膜化されたメンブレン領域5を設定するとともに、前記メンブレン領域5に複数の開口6を設け、ウェハステージに設けられた位置検出用マークを、前記複数の開口6を透過した電子ビームにより走査し、位置検出用マークからの反射電子を検出することにより前記複数の開口の相対位置を検出し、前記各サブフィールド位置精度の測定・評価・校正を行うことを特徴とする。

この様に、サブフィールド2内部に位置歪みの測定用の開口6を設けるという簡素な構成により、サブフィールド2単位で主に露光マスク1に起因する位置ひずみを細かく測定でき、この位置歪みを補正することで描画パターンの高精度のアライメント精度が達成できる。

この場合、全サブフィールド2の測定を行わずに、サブフィールド2の内の特定のサブフィールド2のみの測定を行い、それ以外のサブフィールド2は補間計算により位置補正を行うようにしても良く、測定に要する時間を短縮することができる。

ここで、図2を参照して、本発明の第1の実施の形態のEPL露光工程における歪み量補正方法を説明するが、露光に使用するEPL露光装置は図6に示した装置と同じであるので説明を省略する。

図2(a)は、本発明の第1の実施の形態に用いるレチクルを構成するサブフィールドの平面図であり、SOIウエハベースのレチクル10であり、例えば、幅が170μmで、高さが725μmのSiからなる補強用ストラット12及び補強用ストラット12で囲まれた厚さが2μmで1.13mm×1.13mmの面積のメンブレン化領域13からサブフィールド11が構成される。

従来の方法ではレチクルがEPL露光装置にセットされていない状態で位置歪みが測られるのに対して、本発明では実際のEPL露光装置にセットされた状態でインラインでのより実露光に近い状態での測定が可能になるので、より高精度の位置歪み測定・位置補正が可能となる。

次に、図4を参照して、本発明の第2の実施の形態のEPL露光工程における歪み量補正方法を説明する。

この様な走査をスカート部の右、左、下、右上、左上、左下、右下に対しても行うことによって、より細かい歪み量の分布が測定でき、その結果、補正精度をより向上することができる。

即ち、EPL用のレチクル10においては、各々おおよそ40×100個のサブフィールド11からなるサブフィールド群18の中央部で歪みが大きく、図において右下がりのハッチングを施した領域で規格値の20nm以上の位置歪みを生ずるものとして、この領域をサンプリング領域19とする。

そこで、このサンプリング領域19に位置するサブフィールド11に対して上記の第1の実施の形態において説明した測定を行って歪み量を求め、電子光学系に帰還することによって10nm以下の位置歪み量に抑えられる。

この本発明の第3の実施の形態においては、全てのサブフィールドに対して測定を行うのではなく、シミュレーションの結果、歪み量が大きなサンプリング領域19に位置するサブフィールド11に対してのみ測定を行うので、測定点数を約1/5に減少できる。

以上、本発明の各実施の形態を説明したが、本発明は各実施の形態に記載した構成及び条件に限られるものではなく、各種の変更が可能である。
例えば、上記の各実施の形態において、レチクルをSOIウェハベースのレチクルとしているが、ダイヤモンドライクカーボン(DLC)等の他の材質で構成しても良いものである。
なお、この場合には、ベース及びストラットがSiからなり、メンブレンがDLCからなる。

また、上記の各実施の形態においては、スカート部に設ける開口の形状を矩形にしているが、矩形に限られるものではなく、菱形やL字等の他の形状を用いても良いものである。

また、上記の第3の実施の形態においては、測定を行うサブフィールドを全体の1/5としているが、このサンプリング比率は、サブフィールドに掛かる応力に依存するものであり、応力が大きい場合には、サンプリング数を多く、応力が小さい場合には、サンプリング数を少なくすれば良い。

また、上記の第1及び第2の実施の形態においては、全てのサブフィールドについて歪み量を測定しているが、第3の実施の形態のように適用にサンプリングし、サンプリングしたサブフィールドのみ測定を行い、その他のサブフィールドについては補間計算により歪み量を求めるようにしても良いものである。

【発明の効果】
本発明によれば、レチクルを構成するサブフィールドのメンブレン化領域の非露光領域に歪み量測定用の開口を設けているので、レチクル面内の局所的な歪みも精度良く測定することができ、それによって、パターンのより一層の微細化、処理の高速化が実現でき、ひいては、半導体デバイス等の性能の向上、信頼性の向上に寄与するところが大きい。
