本発明は、電子ビーム露光装置の副偏向器のゲイン較正方法に関し、特に露光するパターンと同一の開口パターンを有するマスク(等倍マスク)をウエハに近接して配置した状態で、マスクに電子ビームを照射してパターンを露光する近接露光方式の電子ビーム露光装置に関する。

【従来の技術】
半導体集積回路の集積度は微細加工技術により規定されており、微細加工技術には一層の高性能が要求されている。特に、露光技術においては、ステッパなどに用いられるフォトリソグラフィの技術的な限界が予想されており、一層の微細化を難しくしている。この限界を打ち破る技術として電子ビーム露光技術が注目されているが、一般に電子ビーム露光はスループットが低いという問題がある。特許第2951947号は、露光パターンと同一の開口パターンを有するステンシルマスクに、感光剤(レジスト)を塗布した試料(ウエハ)を近接して配置し、大きなサイズの電子ビームでマスクを走査することにより短時間で露光を終了する近接露光方式の電子ビーム露光技術を開示している。

図1は、特許第2951947号に開示された近接露光方式の電子ビーム露光装置の基本構成を示す図である。図1に示すように、コラム70内には、電子ビーム15を発生する電子ビーム源14と、電子ビームを平行ビームにする照射レンズ18と、主偏向器20と、副偏向器22とが設けられている。真空チャンバ80内には、露光するパターンに対応する開口を有するマスク30と、表面にレジスト層が形成された試料(半導体ウエハ)40を保持する静電チャック40とが設けられている。静電チャック50は、ステージ60により3軸方向に移動可能で且つ回転可能である。マスク30は、開口パターンの形成された薄い膜を有しており、ウエハ40は表面がマスクに近接するように配置される。この状態で、マスクに垂直に電子ビームを照射すると、マスクの開口を通過した電子ビームがウエハ40の表面のレジスト層に照射される。

電子ビーム15の大きさはマスク30より小さいので、主偏向器20により電子ビーム15を偏向して、図2に示すように、電子ビーム15でマスク30上を走査してマスク全面のパターンをウエハ40上に露光する。図1では、3箇所に偏向されたビームが示されている。主偏向器20は、電子ビーム15を偏向して光軸から変位させた後、偏向させた分と同じ量だけ逆方向に偏向して電子ビーム15がマスク30に垂直に入射させる。副偏向器22は、次に説明するマスクの歪みおよびウエハ上の前層チップ形状の歪みによる露光位置のずれを補正するのに使用される。

近接露光方式の電子ビーム露光装置は、0.1μm以下の線幅のパターンが露光可能であり、マスク30の開口パターンの部分の厚さは0.5μm程度にする必要がある。開口パターンは位置により異なるため、開口の割合が多い部分と少ない部分があり、マスク30の開口パターンは位置により歪みを生じる。この歪みはあまり大きくはないが、0.1μm以下の線幅のパターンを露光するためには、パターンの露光位置精度は0.02μm程度であることが要求され、上記の歪みによるパターンの露光位置の誤差を補正する必要がある。そこで、図3に示すように、副偏向器22を2段の偏向器26と28で構成し、偏向器26で角度αだけ偏向した後、偏向器28で逆方向に2倍の角度(−2α)だけ偏向することにより、電子ビーム15はマスク30上の同じ位置に入射角−αで照射される。そしてマスクの開口を通過した電子ビームは、垂直入射の場合に比べて照射位置がδだけずれて照射される。δは、マスク30とウエハ40の間のギャップをGとするとδ=−αGで表される。このように、副偏向器によりマスク上の照射位置を変えること無しに入射角を変えることにより、開口パターンのウエハ40上の露光位置を微小量変えることができる。なお、図3では一方向にのみ偏向する様子を示したが、紙面に垂直な方向の入射角を変える場合もある。従って、副偏向器は、X方向とY方向の2方向に独立に偏向可能な偏向器であることが必要であり、静電偏向器が使用される。

マスク30が図4の(A)に示すように歪んでいる時、電子ビームの入射角を部分的に変えることにより露光位置をずらして図4の(B)に示すような歪みのない正規のパターンを露光することが可能である。そこで、マスク30の歪みをあらかじめ測定して部分的に歪み補正のための補正データを決定しておき、副偏向器が各走査位置で補正データに対応する入射角になるように電子ビームを偏向する。

副偏向器の制御回路は、補正データをアナログ信号に変換するD/A変換器と、アナログ信号を増幅するアンプと、アンプの出力を副偏向器に印加する信号に変換するドライバとを有する。副偏向器の偏向量は装置毎に異なる上、経時変化する。そこで、アンプのゲインを調整して補正データに対して所定の偏向量が得られるようにしており、これを副偏向器20のゲイン較正という。なお、D/A変換器の基準電圧を変えても偏向量を変化することが可能であり、ここではこのような制御回路を含めて、補正データに対して得られる実際の偏向量(偏向角度)の係数を副偏向器のゲインと呼び、アンプのゲインには限定されない。副偏向器20の偏向量は電子ビームの位置により異なるので、ゲインは電子ビームの位置に応じて決定する必要があり、ゲイン較正も電子ビームの位置毎に行う必要がある。

【発明が解決しようとする課題】
上記のように、副偏向器20はマスク30の歪みを補正して正規のパターンを露光するのに使用されるが、補正量は微小量であり高精度であることが要求される。そこで、副偏向器20のゲイン較正も高精度に行うことが要求される。また、副偏向器の偏向量は経時変化するのでゲイン較正は随時行う必要があり、副偏向器20のゲイン較正は簡単に行えることが要求される。

本発明は、近接露光方式の電子ビーム露光装置の副偏向器のゲイン較正を、高精度に且つ簡単に行える方法を実現することを目的とする。

上記目的を実現するため、本発明の近接露光方式電子ビーム露光装置の副偏向器のゲイン較正方法は、マークを有する較正用マスクをウエハに対して所定のギャップで配置し、副偏向器の異なる偏向データでマークを露光し、露光されたウエハを現像した後マークの位置を測定し、測定されたマークの位置から所定の偏向量が得られるように較正することを特徴とする。

【発明の実施の形態】
図5は、近接露光方式電子ビーム露光装置の副偏向器のゲイン較正方法の実施例を説明する図である。実施例で使用する近接露光方式電子ビーム露光装置は、図1に示すような構成を有し、静電偏向器は図3に示すような2段の静電偏向器であるとする。図5に示すように、開口パターン以外は露光用マスク30と同じ形状を有する較正用マスク32を、露光用マスク30の代わりにセットする。較正用マスク32は、主偏向器20による電子ビームの偏向範囲内の4個の角付近、4辺の中心付近及び中心付近に配置された9個のマーク32Aを有する。ステージ60により移動及び回転される静電チャック50上にはレジスト層を形成したウエハ40が保持される。この状態で、電子ビーム15が1個のマーク32A(ここでは中心のマーク)部分を照射するように主偏向器20の偏向位置を設定する。既に説明したように、主偏向器20により偏向された電子ビームは偏向位置にかかわらず較正用マスク32に垂直に入射する。そして、副偏向器22のゲインを変えてマークを露光する。この動作については後で詳しく説明する。なお、ここではマークの個数を9個としたが、例えば5×5=25個という具合にマークの個数を増加すれば、補正時の正確さが向上する。

上記のような動作を9個のマーク32Aについて行う。図6に示すように、ステージ60のX方向の移動量はレーザ測長器74により、Y方向の移動量はレーザ測長器76により正確に測定可能である。また、マスク30とウエハ40の表面のギャップも正確に測定可能である。

図7は、副偏向器22の偏向データを変えてマークを露光する動作を説明する図であり、(A)は副偏向器22のX方向の偏向データを変えて露光する様子を示し、(B)は9個のマークの露光を示す。図7の(A)に示すように、副偏向器22のX方向とY方向の偏向データをゼロ(中間値)に設定して電子ビームPが較正用マスク32のマーク32Aを入射角ゼロで照射するようにして露光する。このようにして露光されたマークの像を基準マーク像とする。次に、副偏向器22のX方向の偏向データのみを最大値に設定して電子ビームQが較正用マスク32のマーク32Aを最大入射角(正の入射角)付近で照射するようにして露光する。更に、副偏向器22のX方向の偏向データのみを最小値に設定して電子ビームRが較正用マスク32のマーク32Aを最小入射角(負の入射角)付近で照射するようにして露光する。このようにして副偏向器22のX方向の異なる3つの偏向データでの露光が行われ、ウエハ40上にマークの3個の転写像が露光される。同様に、副偏向器22のX方向の偏向データをゼロに設定して、Y方向の偏向データを最大値と最小値に設定してマークの2個の転写像を露光する。このようにして、1個のマークに対して5個の転写像が露光される。なお、基準マーク像と他の転写像の間隔及びマークの形状の関係から、基準マーク像と他の転写像が重なる場合には、各転写像を露光する時に、ステージによりウエハを移動して転写像が重ならないようにする。この時の移動量をオフセットとして記憶し、測定の際にはこのオフセットを考慮して転写像の位置を算出する。
