集積回路は、電気素子において信号伝送の通路を提供する。素子の中の集積回路(IC)は、半導体基板のシリコン基材層に含まれる多数の能動トランジスタから構成される。ICの容量を増大するために、金属「ワイヤ」を用いた非常に多くの相互接続が、基板のシリコン基材中の1つの能動トランジスタと同じ基板のシリコン基材中の他の能動トランジスタとの間に形成される。相互接続は、集合的には回路の金属相互接続として知られ、基板中に刻み込まれた孔、バイアホールまたは溝を通じて形成される。シリコン基材と実際に接触する金属相互接触の特別の個所は、コンタクト(contact)として知られている。残りの孔、バイアホールまたは溝は、コンタクト・プラグ(contact plug)と呼ばれる導体物質で充填される。より高いレベルのICを形成するために、トランジスタの密度は増大し続けているので、相互接続の数の増大、複数レベルの金属化構造及びより高いアスペクト比のバイアホールを可能にするために、コンタクト・プラグの直径を小さくしなければならない。

アルミニウムは、これまで、集積回路の中のコンタクト及び相互接続として、許容された標準であった。しかしながら、アルミニウムには、エレクトロマイグレーション(electromigration)及び高い電気比抵抗を伴うという問題があり、深いサブミクロンの寸法を有するより新しい構造のための新規な材料が必要とされている。銅(Cu)は、超大規模集積(ULSI)回路における、次世代集積回路のための相互接続材料として見込まれているが、まだ、低い温度でのケイ化銅(Cu−Si)化合物の形成及び酸化シリコン(SiO2)層を通してのエレクトロマイグレーションが、利用上の不利な点になっている。

スパッタリングされたタンタル(Ta)及び反応性を有するスパッタリングされた窒化タンタル(TaN)は、それらの高い導電性、高い熱安定性及び異種原子の拡散に対する抵抗性のゆえに、銅とシリコン基板との間の良好な拡散バリアであることが示されている。しかしながら、析出されたTa及び/またはTaN薄膜は、そのシャドー効果のために、本質的に乏しいステップ・カバレージ(step coverage)を有する。従って、スパッタリング工程は、比較的大きなパターンサイズ(>0.3μm)及び小さいアスペクト比のコンタクト及びバイアホールに限定される。CVDは、PVDに対して、高いアスペクト比を有する微細な構造(<0.25μm)においてさえも、より良好な追従性という本質的な利点を提供する。しかしながら、Ta及びTaNと、t−ブチルイミドトリス(ジエチルアミド)タンタル(TBTDET)、ペンタキス(ジメチルアミノ)タンタル(PDMAT)及びペンタキス(ジエチルアミノ)タンタル(PDEAT)のような金属−有機物原料とのCVDは、混合した析出物を生じる。他の問題は、得られる薄膜は、全て、比較的高濃度の酸素と炭素の不純物を含むため、キャリアガスの使用を必要とすることである。

トランジスタの密度が増大し続け、構造がますます細かくなるにつれて、プラグにおけるCuの比率はより小さくなる。予想されるTaNバリア層は、拡散バリアとして信頼できる性能を有するためには、約200Åより大きい値を維持するものと思われ、そしてTaの厚みは、やはり100Åであることが必要とされるので、その結果、コンタクト・プラグの中でCuで充填される部分はなくなってしまう。例えば、直径0.13μmの構造は、たった700ÅでしかないCu薄膜または「コア」をプラグの中心に持つことになる。従って、有効なプラグの抵抗は、より高い比抵抗のTa及びTaN、そしてさらに重要なことは、TaNとCu層との間のインターフェースの抵抗によって支配されるようになる。

Cu層の厚みの絶対値は、充填すべきバイアホールのサイズに従って変わるものの、その相対的な厚みは、バイアホールの直径の約80%である。これは、析出した薄膜が、バイアホールの容積をコンタクト・プラグで充填するのみではなく、コンタクト・プラグ上の「窪み(dimple)」もまた充填する必要があるためである。TaNのへこみ(indentation)と定義される「窪み」は、バイアホールを充填する際に形成されるが、プラグの表面にさらにTaNを析出することにより除去され、結果としてキャップ層が残る。このように、0.2μmのパターンに対しては、1,600Å(0.8x2,000Å)の厚みを有するTaN薄膜が必要になる。良好なプラグの充填のためには、また、これらの厚い薄膜が連続しており、完全に追従しており、そして継ぎ目がないことが、極めて重要である。

(発明の概要)
本発明は、TaNのプラグでバイアホールを充填し、基板上にハロゲン化タンタル前駆物質からの窒化タンタル(TaNx)薄膜を析出することにより、銅(Cu)析出工程を省くことを目的とする。ハロゲン化タンタル前駆物質は、基板を含む反応室へタンタルの蒸気を供給する蒸気圧を提供するために、前駆物質を蒸発させるのに十分な温度で供給される。蒸気圧は、好ましくは約3Torr(399.97N/m2)より高い。蒸気は、窒素を含むプロセスガスと組み合わされ、熱的な化学蒸着(熱CVD)プロセスによってTaNxが析出される。析出を停止して、薄膜をプラズマ処理し、次いで、好ましくは、析出を再開する。好ましくは、プラズマ処理は、所望する薄膜の厚みが得られるまで、熱CVDプロセスの中で一定間隔で実施される(PTTCVD)。ハロゲン化タンタル前駆物質は、フッ化タンタル(TaF)、塩化タンタル(TaCl)または臭化タンタル(TaBr)であってよく、好ましくは五フッ化タンタル(TaF5)、五塩化タンタル(TaCl5)または五臭化タンタル(TaBr5)であってよい。基板の温度は、約300℃ないし500℃の範囲である。

容器31の中の前駆物質40の温度を維持するために、壁33の底部35は、ヒーター44を用いて熱伝達が維持され、前駆物質40を制御された温度に維持する。温度は、好ましくは、前駆物質の融点を超える温度であり、これにより、キャリアガスを用いない場合(即ち、直接供給システム)は、約3Torr(399.96M/m2)を超える蒸気圧を生み出す。正確な蒸気圧は、基板の表面積などの、他の変数に依存する。タンタルの直接供給システムにおいて、蒸気圧は、図2に示すように、ハロゲン化タンタル前駆物質を95℃ないし205℃の範囲に加熱することにより、好ましくは5Torr(666.61N/m2)以上の圧力に維持し得る。TaX5の場合、TaF5に対して所望する温度は、少なくとも約95℃であり、TaCl5に対して所望する温度は、少なくとも約145℃であり、そして、TaBr5に対して所望する温度は、少なくとも約205℃である。五ハロゲン化タンタル化合物のうちフッ化物、塩化物及び臭化物のそれぞれの融点は、97℃ないし265℃の範囲にある。五ヨウ化タンタル(TaI5)の場合は、容器31内の十分な蒸気圧を得るために、これよりはるかに高い温度が要求される。温度は、シャワーヘッド28において、あるいはウエハ23に接触する前に、ガスの早期反応を引き起こす程高くすべきではない。
