【発明の属する技術分野】
本発明は、半導体装置や液晶装置の製造工程において、半導体ウェハや液晶用ガラス等のウェハを保持した状態で加熱、冷却するのに使用するウェハ支持部材に関するものである。

【従来の技術】
半導体装置や液晶装置等の電子機器を製造する場合、半導体ウェハや液晶用ガラス等のウェハ上に絶縁膜や金属膜等の薄膜を形成する工程やそれらをエッチングしてパターニングする工程が繰り返し行われており、これらの工程中、ウェハを保持するためにウェハ支持部材が用いられている。また、成膜やエッチング等の工程では、加工中のウェハ温度が加工速度や加工精度に大きな影響を及ぼし、また、ウェハの加熱や冷却に要する時間がプロセス時間の大きな割合を占めることから、ウェハ温度を正確に素早く制御し、加熱、冷却時間を短時間で行うことが要求されている。

従来、ウェハを保持するウェハ支持部材としては、図5に示すように、板状セラミック体43の上面をウェハWを載せる載置面44としたウェハステージ42と、冷却水等を流す通路46を備えた金属製の導電性プレート45とからなり、上記ウェハステージ42の載置面44と反対側の表面に導電性プレート45を金属ボンディング等の技術により接合したものが使用されていた。

そして、このウェハ支持部材41を用いてウェハWに加工を施すには、ウェハWを載置面44に載せた状態で載置面44の上方に配置されたランプ(不図示)を点灯させることにより、ウェハW及びウェハステージ42を所定の加工温度に間接的に加熱し、ウェハWに成膜処理やエッチング処理を施した後、ランプ(不図示)の点灯を止めるとともに、導電性プレート45の通路46に冷却水を流してウェハWを室温付近にまで冷却することにより加工したウェハWを取り出すようになっていた。

また、上述したようなランプ加熱では、ウェハWを所定の温度に昇温するのに時間を要することから、この昇温時間を短縮するため、ウェハステージ42を形成する板状セラミック体42中にヒータ用電極を埋設し、このヒータ用電極に通電してウェハステージ42を発熱させることにより載置面44に載せたウェハWを直接加熱するようにしたものや、ウェハステージ42を形成する板状セラミック体43中の載置面44近傍に静電吸着用電極を埋設し、この静電吸着用電極とウェハWとの間に電圧を印加して静電吸着力を発現させることによりウェハWを載置面44に強制的に吸着させ、ウェハWの温度分布がより均一になるようにしたものも提案されている。

ところが、ウェハステージ42と導電性プレート45とを金属ボンディング等にて接合したウェハ支持部材41は熱容量が大きいため、ランプ加熱やヒータ用電極による直接加熱に関係なく、ウェハステージ42を所定の温度に発熱させるのに、ウェハステージ42のみを発熱させる場合と比較してかなり長い時間を要することから、結果としてウェハWを所定の温度に加熱するまでの昇温時間が長くなり、スループットを向上させることができないといった課題があった。

そこで、特開平11−111829号公報では、図6に示すように、ウェハステージ42にヒータ用電極47を備えた構造において、ウェハステージ42と導電性プレート45とを接合せずに単に当接させた構造とし、ウェハステージ42を形成する板状セラミック体43中の下面側近傍に静電吸着用電極48を設け、ウェハステージ42の載置面44に載せたウェハWを加熱する時には、ヒータ用電極47に通電してウェハステージ42を発熱させ、ウェハWを所定の温度に加熱し、ウェハステージ42の載置面44に載せたウェハWを冷却する時には、静電吸着用電極48に通電して導電性プレート45との間に静電吸着力を発現させ、上記ウェハステージ42と導電性プレート45とを強制的に吸着固定させることにより両者の熱伝達効率を高めて急冷するようにしたウェハ支持部材51が提案されている。

このウェハ支持部材51によれば、ウェハWの加熱時にウェハステージ42が導電性プレート45と密着していないため、ウェハステージ42を加熱させた時に導電性プレート45へ逃げる熱量を抑えて昇温速度を向上させることができることから、一つのウェハWに加工を施すのに要するトータル時間を短縮することができるといった利点があった。

【発明が解決しようとする課題】
しかしながら、図6に示すウェハ支持部材51においても、冷却速度は高めることができず、50℃/分以上の冷却速度を得ることはできなかった。

また、ウェハWの加熱時にはウェハステージ42と導電性プレート45との間に静電吸着力を働かせていないものの、ウェハステージ42を導電性プレート45上に載せた構造であることから、その接触部をミクロ的に見ると部分的に接触しており、ウェハステージ42の熱が導電性プレート45に伝達されるため、ウェハWを所定の温度に加熱するのに要する昇温時間をさらに短縮することができなかった。

しかも、加熱、冷却を繰り返すと、ウェハステージ42の下面には電荷が帯電し、ヒータ用電極47への通電を止めてもウェハステージ42と導電性プレート45との間には残留吸着力と呼ばれる静電気力が発生し、ウェハステージ42と導電性プレート45との接触面積が増えるため、ウェハWの加熱時には、ウェハステージ42の熱が導電性プレート46へ流れ易くなり、ウェハWを所定の温度に加熱するまでの昇温時間が長くなるといった不都合もあった。

また、ウェハ一枚当たりの生産性を高めるため、ランプ出力やヒータ用電極47への出力を高めてウェハ支持部材51をさらに急速昇温すると、ウェハステージ42の熱容量が大きいことから、ウェハステージ42を形成する板状セラミック体43に作用する熱応力が大きくなり過ぎ、ウェハステージ42が破損するといった恐れもあった。

【発明の目的】
本発明はこのような課題に鑑み発明されたものであり、その第一の目的は、ランプ加熱及びヒータ用電極による直接加熱において、ウェハを所定の加工温度まで加熱するのに要する昇温時間及び加工温度から室温付近にまで冷却するのに要する冷却時間を効果的に短縮することが可能なウェハ支持部材を提供することにある。

また、第二の目的は、50℃/分以上の急冷させても破損することのないウェハ支持部材を提供することにある。

【課題を解決するための手段】
即ち、本発明のウェハ支持部材は、板状セラミック体の上面をウェハを載せる載置面とし、上記板状セラミック体中の下面側近傍に静電吸着用電極を埋設したウェハステージと、上記板状セラミック体の下面側に配置される導電性プレートと、上記ウェハステージを導電性プレートより切り離すリフト機構とを有し、上記板状セラミック体の下面及び/又は上記導電性プレートの上面にガス溝を形成するとともに、上記導電性プレートに上記ガス溝と連通するガス導入孔を設け、上記ウェハステージの載置面に載せたウェハを加熱する時には、上記リフト機構によってウェハステージを導電性プレートより切り離し、上記ウェハステージの載置面に載せたウェハを冷却する時には、上記リフト機構によってウェハステージを導電性プレートに当接させ、この状態で上記静電吸着用電極に通電して導電性プレートとの間に静電吸着力を発現させて上記ウェハステージと導電性プレートとを強制的に吸着固定させるとともに、上記ガス導入孔よりガス溝に不活性ガスを供給するようにしたことを特徴とする。

なお、リフト機構によってウェハステージと導電性プレートとを切り離した時の平均距離は0.1mm〜20.0mmとすることが好ましく、また、ウェハステージを形成する板状セラミック体を熱伝導率が30W/m・K未満のセラミック材料により形成する場合、板状セラミック体の板厚は1〜5mmとすること好ましく、また、板状セラミック体を熱伝導率が30W/m・K以上で、かつ300W/m・K未満のセラミック材料により形成する場合、板状セラミック体の板厚は1〜10mmとすることが好ましい。

さらに、本発明のウェハ支持部材は、ウェハステージを形成する板状セラミック体中に直接加熱を行うためのヒータ用電極及び/又はウェハを静電吸着力により載置面に吸着固定するための第二の静電吸着用電極を埋設しても良い。

【発明の実施の形態】
以下、本発明の実施形態について説明する。

図1(a)(b)は本発明のウェハ支持部材の一例を示す断面図である。

このウェハ支持部材1は、板状セラミック体3の上面をウェハWを載せる載置面4とするとともに、板状セラミック体3中の下面側近傍に静電吸着用電極5を埋設したウェハステージ2と、ウェハステージ2の下面側に配置され、冷却水を流す通路9を備えた導電性プレート8と、上記ウェハステージ2を導電性プレート8から切り離すためのリフト機構12とからなる。

ウェハステージ2を形成する板状セラミック体3は円盤状をなし、その外径はウェハWとほぼ同じ大きさとするとともに、板厚は1mm〜10mmの間で形成してある。また、板状セラミック体3中に埋設する静電吸着用電極5は円板状をした一枚の導体層からなり、板状セラミック体3の外径より若干小さな外径を有している。さらに、板状セラミック体3の下面6にはガス溝7を形成してあり、He等の不活性ガスを流すようになっている。ガス溝7のパターン形状としては、板状セラミック体3を一様に冷却することができるパターンであれば良く、例えば図2に示すような、同心円状に配置された複数個の環状溝7aと、これらの環状溝7aと連通し、かつ中心から外周に向かって延びる複数個の放射状溝7bとからなるパターン形状を採用することができる。なお、図2に示すパターン形状に限定されるものではなく、上述したように板状セラミック体3を一様に冷却することができるパターンであれば良い。

板状セラミック体3の材質としては、アルミナ質焼結体、窒化アルミニウム質焼結体、窒化硼素質焼結体、窒化珪素質焼結体、炭化珪素質焼結体等を用いることができるが、ウェハWを均一に加熱する観点からできるだけ熱伝導率の高いものが良く、また、急速昇温及び急速冷却を繰り返すと大きな熱応力が作用することから耐熱衝撃性ができるだけ高いものが良い。具体的には熱伝導率が30W/m・K以上、好ましくは70W/m・K以上、更に好ましくは120W/m・K以上を有するとともに、JIS R 1615による熱衝撃温度差ΔTが150℃以上、好ましくは200℃以上、更に好ましくは250℃以上を有するものが良く、このような材質としては窒化アルミニウム質焼結体、窒化硼素質焼結体、窒化珪素質焼結体、炭化珪素質焼結体を用いることができる。

なお、このようなウェハステージ2を製作するには、複数枚のグリーンシートを積み重ね、その間に静電吸着用電極5となる導体ペースト、金属箔、金網、パンチングメタルのいずれか一つを挟み込んで積層したものを焼成し板状セラミック体3を製作するか、あるいはプレス成形によりセラミック成形体を製作し、その上に静電吸着用電極5となる導体ペースト、金属箔、金網、パンチングメタルのいずれか一つを載せたあと、セラミック粉末で多いホットプレス成形法により板状セラミック体3を製作した後、板状セラミック体3の上面に研磨加工を施して載置面4を形成するとともに、下面6にも研磨加工を施したあと、エッチング加工やブラス加工にてガス溝7を刻設することにより得ることができる。

また、ウェハステージ2の下面6には四つのリフト機構12の軸13がそれぞれ等間隔に接合してあり、各リフト機構12の駆動源14によって軸13を上下動させることにより、ウェハステージ2を傾かせることなく平行に上下動させることができるようになっている。

一方、導電性プレート8は、アルミニウム、ステンレス鋼、超鋼合金等の金属材料、導電性セラミックス、サーメット材、あるいは金属とセラミックスの複合材料等よりなり、その上面は平坦に仕上げられ、ウェハステージ2が当接した時にはできるだけ接触面積を増やすことができるようになっている。また、導電性プレート8の周縁部には各リフト機構12の軸13がそれぞれ挿通される四つのピン穴11を有するとともに、導電性プレート8の中心部にはウェハステージ2のガス溝7に不活性ガスを導くためのガス導入孔10を形成してある。なお、16はウェハステージ2の静電吸着用電極5に通電するためのリード線15を取り出すためのリード取出孔である。

次に、このウェハ支持部材1を用いてウェハWに加工を施す時の動きについて説明する。

まず、図1(a)に示すように、ウェハステージ2の載置面4にウェハWを載せた後、リフト機構12の軸13を上昇させてウェハステージ2を持ち上げて導電性プレート8より切り離す。この状態で載置面4の上方に配置する不図示のランプを点灯させ、ウェハW及びウェハステージ2を所定の温度にまで間接的に加熱する。この時、ウェハステージ2は導電性プレート8から完全に切り離され接触していないため、ウェハステージ2やウェハWに与えられた熱が導電性プレート8に逃げることがないため、ウェハW及びウェハステージ2を所定の加工温度にまで加熱するのに要する昇温時間を大幅に短縮することができる。

次に、ウェハWの温度を所定の加工温度に維持した状態で、成膜用ガスやエッチング用ガスを供給してウェハWに成膜加工やエッチング加工を施した後、ウェハWを取り出すために冷却するのであるが、この時、ランプの点灯を止めるとともに、図1(b)に示すように、各リフト機構12の軸13を降下させてウェハステージ2を導電性プレート8に当接させ、次いで、ウェハステージ2の静電吸着用電極5と導電性プレート8との間に電圧を印加して両者間に静電吸着力を発現させて両者を密着させるとともに、導電性プレート8のガス導入孔10を介してウェハステージ2の下面に形成されたガス溝7と、導電性プレート8の上面とで形成される空間にHe等の不活性ガスを供給することによりウェハWの温度を室温付近にまで冷却する。

即ち、ウェハステージ2を導電性プレート8に当接させただけでは、その接触部をミクロ的に見ると部分的に接触しているだけであり、ウェハステージ2の熱を導電性プレート8へ効率良く伝達することができないのであるが、両者間に静電吸着力を発現させ、強制的に吸着させることにより、接触部の接触面積を増大させることができるため、ウェハステージ2と導電性プレート8との間に熱伝達効率を向上させることができる。

ただし、静電吸着力によりウェハステージ2を導電性プレート8に吸着させたとしても接触部全体を完全に接触させることはできない。

その為、導電性プレート8のガス導入孔10を介してウェハステージ2の下面に形成されたガス溝7と、導電性プレート8の上面とで形成される空間に不活性ガスを供給することで、ウェハステージ2と導電性プレート8との間の熱伝達効率を大幅に向上させることができ、ウェハWを今日要求されている50℃/分以上の冷却速度でも急冷することができる。

なお、ウェハステージ2の下面に形成されたガス溝7と、導電性プレート8の上面とで形成される空間に不活性ガスを供給することによりウェハW及びウェハステージ2を急冷することができるが、不活性ガスを供給した直後はウェハステージ2の温度が急激に低下することにより大きな熱衝撃が作用してウェハステージ2が破損する恐れがあるため、ウェハWへの加工終了後数秒間は自然放冷し、その後、不活性ガスを供給することが好ましい。

このように、本発明のウェハ支持部材1を用いれば、図5や図6に示す従来のウェハ支持部材41,51と比較してウェハステージ2の昇温時間及び冷却時間を大幅に短縮することができるため、一つのウェハWを加工するのに要するトータル時間を極めて短くすることができ、その結果、生産性を向上させることができる。

ただし、ウェハステージ2を加熱するため、リフト機構12によってウェハステージ2を導電性プレート8より切り離すにあたり、ウェハステージ2の下面6から導電性プレート8の上面までの平均距離Lが0.1mm未満であると、機械的精度の問題によりウェハステージ2と導電性プレート8とを完全に切り離すことができず、さらにはウェハステージ2の下面6に帯電する電荷によって残留吸着力が発生し、ウェハステージ2と導電性プレート8との接触領域がさらに増大する恐れがあり、ウェハステージ2と導電性プレート8とを完全に断熱することができず、ウェハW及びウェハステージ2の昇温時間を短縮することができない。一方、ウェハステージ2の下面6から導電性プレート8の上面までの平均距離Lが20mmを超えると、導電性プレート8からウェハステージ2を所定の高さまで切り離すのに要する時間が長くなり、加工以外での動作が長くなってスループットを十分に小さくすることができない。

その為、リフト機構12によりウェハステージ2を導電性プレート8より持ち上げるにあたり、ウェハステージ2の下面6から導電性プレート8の上面までの平均距離Lは0.1mm〜20.0mmとすることが好ましく、さらには0.3mm〜5mmとすることが望ましい。

なお、ウェハステージ2の下面6から導電性プレート8の上面までの平均距離Lとは、ウェハステージ2の下面6から導電性プレート8の上面までの距離を任意に数カ所測定し、それらの平均値のことを言う。

また、ウェハステージ2を50℃/分以上の冷却速度で急冷する場合、ウェハステージ2を形成する板状セラミック体3が窒化珪素質焼結体や窒化アルミニウム質焼結体等の熱伝導率が30W/m・K以上で、かつ300W/m・K未満の範囲にあるセラミック材料からなる場合、その板厚Tは1mm〜10mmとすることが好ましく、また、板状セラミック体3がアルミナ質焼結体等の熱伝導率が30W/m・K未満であるセラミック材料からなる場合、その板厚Tは1mm〜5mmとすることが好ましい。

即ち、熱伝導率が30W/m・K以上で、かつ300W/m・K未満の範囲にあるセラミック材料では板厚Tが10mmを超えると、熱容量が大きくなるために、昇温及び冷却に要する時間が長くなるからであり、また、熱伝導率が30W/m・K未満であるセラミック材料では板厚Tが5mmを超えると、ウェハステージ2を50℃/分以上の速度で急冷した時、板状セラミック体3内に作用する熱応力が大きいために破損し易くなるからであり、逆に板状セラミック体3の板厚Tが1mm未満になると、強度が小さいため各リフト機構12により上下動させる際に作用する力によって破損する恐れがあるからである。

なお、図1(a)(b)では、ウェハステージ2に備える静電吸着用電極5のパターン形状として円板状をしたものを用いたが、一対の半円状を円を構成するように配置したものや、一対の櫛歯状をしたものをかみ合わせて構成するように配置し、双方の電極間に通電して静電吸着力を発現させる双極型として良い。

また、図1(a)(b)では、ウェハステージ2を形成する板状セラミック体3の下面6にガス溝7を形成した例を示したが、板状セラミック体3の下面6は平坦面とし、導電性プレート8の上面にガス溝を形成したも良く、さらには板状セラミック体3の下面6及び導電性プレート8の上面にそれぞれガス溝を形成し、両者を当接させた際には双方のガス溝によって不活性ガスが通る通路が形成されるようにしたものでも構わない。

次に、本発明のウェハ支持部材の他の例について説明する。

図3に示すウェハ支持部材21は、ウェハステージ2を形成する板状セラミック体3中の中央付近にヒータ用電極22を埋設する以外は図1(a)(b)と同様の構造をしたもので、導電性プレート8にはウェハステージ2のヒータ用電極22におけるリード線17を取り出すためのリード取出孔18を形成してある。

このウェハ支持部材21は、図1(a)(b)に示すウェハ支持部材1と同様の動作をするのであるが、ウェハステージ2内にヒータ用電極22を有することから、ウェハステージ2及びウェハWを加熱する際、ヒータ用電極22に通電してウェハステージ2を発熱させ、ウェハWを直接加熱することができるため、図1(a)(b)に示すウェハ支持部材1と比較してウェハW及びウェハステージ2の昇温速度をさらに高めることができるため、生産性をさらに向上させることができる。

図4に示すウェハ支持部材31は、ウェハステージ2を形成する板状セラミック体3中の載置面4近傍に第二の静電吸着用電極32を埋設する以外は実質的に図3と同様の構造をしたもので、導電性プレート8には、第二の静電吸着用電極32のリード線19を取り出すためのリード取出孔20を形成してある。

このウェハ支持部材31は図3に示すウェハ支持部材21と同様の動作をするのであるが、ウェハステージ2の載置面4にウェハWを載せた後、ウェハWと第二の静電吸着用電極32との間に電圧を印加して両者間に静電吸着力を発現させることにより、ウェハWを載置面4に強制的に吸着固定することができるため、ウェハWと載置面4との接着面積を増やし、熱伝達効率を向上させることができる。その為、ヒータ用電極22に通電してウェハステージ2を発熱させれば、ウェハステージ2の熱を直ちにウェハWへ伝えることができるため、ウェハWの昇温時間を短くすることができるとともに、ウェハ表面における温度分布をより均一にすることができ、成膜やエッチング等の加工精度を向上させることができる。また、冷却時には、ウェハWの熱をウェハステージ2に逃がし易いため、ウェハWの冷却速度を向上させることもでき、生産性をさらに向上させることができる。

また、図6に示す従来のウェハ支持部材51の場合、昇温時にはウェハステージ42と導電性プレート45とは接触しているだけであるが、この状態で第二の静電吸着用電極48に通電すると、ウェハWとの間に静電吸着力が発生するだけでなく、導電性プレート45との間にも静電吸着力が発生し、ウェハステージ42が導電性プレート45に吸着されるため、ウェハステージ42の熱が導電性プレート45に逃げ、昇温時間が長くなってしまう恐れがあるが、図4に示す本発明のウェハ支持部材31であれば、リフト機構12によってウェハステージ2を導電性プレート8と完全に切り離すことができるため、ウェハステージ2の熱が導電性プレート8に逃げるようなことがなく、ウェハステージ2の昇温速度を高めることができる。

なお、図3及び図4に示すウェハ支持部材21,31のように、ウェハステージ2を形成する板状セラミック体3に静電吸着用電極5以外にヒータ用電極22や第二の静電吸着用電極32を埋設する場合、板状セラミック体3の強度と各電極間の絶縁性を保つため、板厚Tは薄くとも3mm以上とすることが良い。

以上、本発明の実施形態について説明したが、本発明はこれらの実施形態だけに限定されるものではなく、本発明の要旨を逸脱しない範囲で改良や変更した構造にも適用できることは言う迄もない。

【実施例】
(実施例1)
図3に示す本発明のウェハ支持部材21と図6に示す従来のウェハ支持部材51を用意してシリコンウェハの加熱速度と冷却速度を比較する実験を行った。

ウェハステージ2を形成する板状セラミック体3は、外径200mm、板厚7mmの円盤状体とし、また、導電性プレート8は、外径200mm、厚み30mmの円盤状体とした。

また、板状セラミック体3は熱伝導率が40W/m・Kの窒化アルミニウム質焼結体により形成し、板状セラミック体3中の下面側近傍には下面より若干小さな外形を有する円板状の静電吸着用電極5を埋設するとともに、板状セラミック体3中の中央付近には帯状の抵抗発熱体からなるヒータ用電極22を埋設した。

一方、導電性プレート8,45中には水冷用の通路7,46を形成し、8リットル/分の冷却水を流すようにした。

また、本発明のウェハ支持部材21に用いるウェハステージ2の下面6にはガス溝7をブラスト加工によって形成するとともに、導電性プレート8にはガス導入孔10とリフト機構12の軸13が挿通されるピン穴11を穿孔し、ピン穴11にはリフト機構12の軸13を挿通させてウェハステージ2の下面に接合するようにした。

そして、本発明のウェハ支持部材21を用いてウェハWを加熱する場合、ウェハステージ2の載置面4にφ200mmのシリコンウェハを載せた後、リフト機構12の軸13を上昇させてウェハステージ2を導電性プレート8から切り離し、シリコンウェハの表面温度が20℃となるようにした。

この時、ウェハステージ2の下面から導電性プレート8の上面までの平均距離Lは3mmとなるようにした。

次いで、ウェハステージ2に備えるヒータ用電極22に1.0kWの電力を印加して発熱させ、シリコンウェハが300℃になるまでの昇温時間を測定した。

【発明の効果】
以上のように、本発明のウェハ支持部材によれば、板状セラミック体の上面をウェハを載せる載置面とし、上記板状セラミック体中の下面側近傍に静電吸着用電極を埋設したウェハステージと、上記板状セラミック体の下面側に配置される導電性プレートと、上記ウェハステージを導電性プレートより切り離すリフト機構とを有し、上記板状セラミック体の下面及び/又は上記導電性プレートの上面にガス溝を形成するとともに、上記導電性プレートに上記ガス溝と連通するガス導入孔を設け、上記ウェハステージの載置面に載せたウェハを加熱する時には、上記リフト機構によってウェハステージを導電性プレートより切り離し、上記ウェハステージの載置面に載せたウェハを冷却する時には、上記リフト機構によってウェハステージを導電性プレートに当接させ、この状態で上記静電吸着用電極に通電して導電性プレートとの間に静電吸着力を発現させて上記ウェハステージと導電性プレートとを強制的に吸着固定させるとともに、上記ガス導入孔よりガス溝に不活性ガスを供給するようにしたことによって、プロセス時間の大きな割合を占めていたウェハ及びウェハステージの昇温時間及び冷却時間を大幅に短縮することができるため、生産性をさらに向上させることができる。
