次に、エッチングストッパー膜3のエッチングを行う。実施形態に係るハーフトーンブランクスでは、エッチングストッパー膜3はアルミ系であるので、苛性ソーダ水溶液によるウェットエッチングとすることが好ましい。例えば、10〜15%程度の苛性ソーダ水溶液が用いられる。このエッチングにより、遮光部71に相当する部分を残してエッチングストッパー膜3が除去される(図2(3))。その後、レジスト61が除去される。レジスト除去は、有機アルカリ液を使用するか、ドライ処理(酸素プラズマアッシング)により行われる。
その後、洗浄工程を経てレジスト62の塗布が再び行われる。レジスト62は、図2(4)に示すように、全面に塗布される(図2(4))。

図4には、上記工程により製造したハーフトーンマスク7を使用した露光について模式的に示されている。図4に示すように、露光光源からの光L1がハーフトーンマスク6を透過し、透過した光L2がデバイス基板8に結像し、デバイス基板8が露光される。この際、透光部73を透過した光L2はほぼ100%の光量でデバイス基板8上で結像し、ハーフトーン部72を透過した光L2は、100%より少ない所定の光量でデバイス基板8上に結像する。遮光部71においては光の透過はほぼ0%であり、この部分の像はデバイス基板8上で実質的に結像しない。図4中に、光量を矢印の幅で示す。このように、このハーフトーンマスクによれば、三階調の露光が可能となる。ハーフトーン部72における光の透過率は、適宜設定し得るが、例えば10〜60%の範囲で適宜選定し得る。

次に、エッチングストッパー膜3が、アルミニウムにシリコン又はチタンを少量添加したアルミ合金から成る点の意義について説明する。本願の発明者の研究において、アルミニウムに少量のシリコン又はチタンを添加すると、アルミニウム100%の膜に比べ、遮光膜4のエッチング液に対する耐性が向上することが確認された。添加量は、0.5〜3%の範囲が好ましく、シリコンを添加した場合でもチタンを添加した場合でも同様に効果がある。添加量を0.5%以上とすることで、エッチングストッパー膜3の膜厚が薄くなった場合でも遮光膜4のエッチング液に対する耐性向上の効果がより確実に得られる。また、添加量を1%以上とすることで、この効果がさらに確実に得られる。また、添加量が3%を越えた場合でも、耐性向上の効果は十分に得られるが、エッチングストッパー膜3のエッチングを行った際、シャープなパターンが得られない問題がある。また、添加量が3%を越えると、成膜のためのスパッタリングに使用されるターゲットの製作が難しくなる問題もある。
