【発明の属する技術分野】
この発明は、プラズマエッチャーや,プラズマCVD,プラズマアッシャー等のプラズマ処理装置に関し、詳しくは、ICやLCDなど高精度の製造工程においてプラズマ処理を効率よく行うのに好適なプラズマ処理装置に関する。

【従来の技術】
図6に基本的な2例を示したプラズマ処理装置は、何れも、真空チャンバ内でプラズマ処理空間を挟んで被処理物の保持部と誘電体の壁とを対向させ、その壁を介して外側から内側のプラズマ処理空間へプラズマ励起エネルギーを投入するものである。そのために、内部にプラズマ処理空間3aの形成されたチャンバ本体3に対して開閉可能なチャンバ上蓋1が組み合わせられた真空チャンバと、チャンバ本体3の内底に設けられサポート5a等で支持されていて処理対象の被処理物4を保持する保持部5と、チャンバ上蓋1とチャンバ本体3との間に来るように通常はチャンバ上蓋1側に装着して設けられチャンバ上蓋1を閉めた状態でプラズマ処理空間3aを挟んで保持部5の被処理物保持面と対向する絶縁体の対向壁2とを備えている。

保持部5は、被処理物4を乗載させて又は/及び付勢させて保持するために、上面等の保持面が被処理物4に適合して例えば平坦に仕上げられ、必要であればそこに静電チャック等も付設される。また、チャンバ本体3の底壁や側壁の適宜なところには、真空チャンバ内のプラズマ処理空間3aを真空にするために、排気口3bが貫通形成され、そこには可変バルブ6aや真空ポンプ6が連結される。さらに、RF電源8からプラズマ励起用の高周波を導入するためのRFケーブル9aや、図示しないガス供給ユニットからプラズマ処理用のガスを供給するためのガス配管、被処理物4を搬入搬出するための図示しない開閉ゲート等も設けられている。そして、マイクロプロセッサシステム等の電子回路からなる図示しないコントローラの制御の下、プラズマ処理の手順や内容を規定した所謂レシピに則って、プラズマ7の形成に適した真空圧力制御やガス流量制御などが自動で遂行されるようになっている。

それら2例のうち図6(a)のものは容量結合方式の基本装置であり、この場合、対向壁2の上面すなわち対向壁2の表裏面のうちで保持部5と対向しない裏面には、導電板9zが展着されるとともに、それにRFケーブル9aが接続されている。
これに対し、図6(b)のものは誘導結合方式の基本装置であり、この場合、対向壁2の上面には、コイル9が引き回されるとともに、それにRFケーブル9aが接続されている。

また、図7に示したプラズマ処理装置は、特開平10−294307号公報等に開示されたものであるが、プラズマ発生空間21とプラズマ処理空間3aとが隣接状態で分離しており、プラズマ発生空間21は彫り込み等にて対向壁20に形成されて分散等したものとなっている。対向壁20の上面側・裏面側には、コイル9に加えて、電子を封じるための磁石22が付設され、プラズマ用ガス供給路23も形成されている。また、対向壁20の下面側・対向面側には、処理ガス供給口11やプラズマ噴出口12の形成された導電板10が付設されている。そして、プラズマ発生空間21内でプラズマ7を発生させ、それを多数の小さなプラズマ噴出口12からプラズマ処理空間3aへ送り込むようになっている。

【発明が解決しようとする課題】
ところで、このような従来のプラズマ処理装置は、それぞれに一長一短がある。すなわち、図6(a)の容量結合タイプの装置には、広範囲で均一なプラズマが得やすいという長所がある一方、エネルギー投入に限界があってプラズマ密度を高め難いという短所がある。また、図6(b)の誘導結合タイプの装置には、高周波電力を強化すればプラズマ密度が高まるという長所がある一方、エネルギー投入量を増やすとプラズマの均一性が損なわれてしまうという短所がある。これに対し、図7の分離分散タイプの装置には、それらの短所は無く、双方の長所が具わっている。具体的には、プラズマ密度を低密度から高密度まで広範囲に可変制御できるばかりか、そのようにしてもプラズマの均一性が確保されるものとなっている。

しかしながら、その分離分散タイプの装置にも、エネルギーの利用効率を良くするのが難しいという未解決の課題がある。すなわち、発生させたプラズマが直ちにプラズマ処理に供されるようにはなっていないため、高密度プラズマのうち可成り大きな割合のものがプラズマ発生空間の壁面等で消費されてしまうので、それを補うべく高周波電源に大出力のものを採用しなければならなかった。

そこで、プラズマの均一性を損なうことなく高密度のプラズマを供給できるうえエネルギー効率も良くなるよう、装置構造等に工夫を凝らすことが技術的な課題となる。
この発明は、このような課題を解決するためになされたものであり、良質なプラズマを効率よく供給できるプラズマ処理装置を実現することを目的とする。

【課題を解決するための手段】
このような課題を解決するために発明された第1乃至第3の解決手段について、その構成および作用効果を以下に説明する。

[第1の解決手段]
第1の解決手段のプラズマ処理装置は、出願当初の請求項1に記載の如く、内部にプラズマ処理空間が形成された真空チャンバと、この真空チャンバ内に設けられ又は形成されていて被処理物を保持する保持部と、前記真空チャンバに付加して又は組み込んで設けられ前記プラズマ処理空間を挟んで前記保持部と対向する絶縁体の又は半導体の壁とを備えたプラズマ処理装置において、前記プラズマ処理空間やその中のプラズマ等の気体は別として及びプラズマ処理のため動的に搬入される被処理物も別としてその他の固体を介在させること無く直に前記壁が前記保持部と向き合うものであり、前記壁のうち少なくとも前記保持部との対向面には前記プラズマ処理空間に突き出た突出部が分散等して形成されており、前記突出部には第1高周波電源による高周波印加の可能なコイルが納められている、というものである。

ここで、上記の「分散等」とは、点状に分かれて散在しているという文字通りの分散の他、密接とは言えない程度に離れるように分割されている場合や、線状,破線状,直・曲線状などで複数の又はそれらの混在するものが分布している場合、さらには環状,円状,多角形状、スパイラル状のものが同心で若しくは非同心で多数が列設され又は単独で広く形成されている場合も該当する意味である。ただし、あくまでも突き出しているのであるから、突き出していない基底部・基底面の総面積を突出部の総面積が上回ることは無い。
また、上記の「対向する」は、真空チャンバがプラズマ形成に必要な真空雰囲気を確立するときに対向していれば良く、プラズマ処理を行っていないとき例えば保守作業時や被処理物搬入搬出時には対向していてもしていなくても良い。

このような第1の解決手段のプラズマ処理装置にあっては、コイルに印可された高周波が壁のうちの突出部を経てプラズマ処理空間等へ放射されるが、その突出部と共にコイルがプラズマ処理空間に填り込んだかの如き状態で設けられているので、高周波の放射エネルギーが高い割合でプラズマ処理空間に投入される。また、一般に、突出部だけ局所的に薄くしても、壁全体の強度や剛性は大して失われないうえ、裏当て等にて容易に補強することも可能なので、突出部を薄くすることで更にエネルギー効率を向上させることができる。

これにより、高密度プラズマを効率良くプラズマ処理空間に形成することが可能となる。
また、そのようにしても、突出部と共にコイルが分散等した状態で保持部ひいては被処理物と対向するところに設置されているので、突出部の設計等に際してエネルギー投入の分布状態が均一になるよう留意する等のことで、被処理物の処理対象面が広くてもその全範囲に亘ってプラズマ密度は十分均質になる。
したがって、この発明によれば、良質なプラズマを効率よく供給できるプラズマ処理装置を実現することができる。

[第2の解決手段]
第2の解決手段のプラズマ処理装置は、出願当初の請求項2に記載の如く、上記の第1の解決手段のプラズマ処理装置であって、前記壁に対し前記対向面の裏面側すなわち前記プラズマ処理空間とは接しない方の面のところに、第2高周波電源による高周波印加の可能な導電体が、展開状態で取着されている、というものである。
または、出願当初の請求項4に記載の如く、上記の第1の解決手段のプラズマ処理装置であって、前記壁が半導体でできていて而も第2高周波電源による高周波を印加可能になっている、というものである。

このような第2の解決手段のプラズマ処理装置にあっては、コイルを介した誘導結合によるエネルギー投入に加えて、導電体や壁を介した容量結合によるエネルギー投入も利用できる。容量結合方式ではエネルギー投入量に限りがあるものの均一性を得やすいので、これを付加することにより、均一性を損なうことなくプラズマ密度を更に高めることが可能となる。
したがって、この発明によれば、より良質なプラズマを効率よく供給できるプラズマ処理装置を実現することができる。

[第3の解決手段]
第3の解決手段のプラズマ処理装置は、出願当初の請求項3に記載の如く、上記の第2の解決手段のプラズマ処理装置であって、前記導電体に又はそれと前記壁との接合部にガス流路が分散等して形成されており、前記真空チャンバの外から前記プラズマ処理空間へのガス供給路の途中に前記ガス流路が組み入れられている、というものである。

このような第3の解決手段のプラズマ処理装置にあっては、壁に導電体が付設されているのを利用してガス流路が形成されているので、ガス流路を分散等させても、壁の構造が複雑になるのを回避することができる。しかも、脆いものの多い絶縁体や半導体からなる壁は複雑な加工がし辛いのに対し、金属等からなる導電体は一般に加工し易い。
これにより、プラズマ密度の分布に加えてそれに向けた処理ガスの供給も均一な分布でなされるよう、ガス流路を分散等させても、複雑なガス配管や加工は不要となる又は少なくて済む。
したがって、この発明によれば、より良質なプラズマを効率よく供給できるプラズマ処理装置を簡便に実現することができる。

【発明の実施の形態】
このような解決手段で達成された本発明のプラズマ処理装置について、これを実施するための幾つかの形態を説明する。

本発明の第1の実施形態は、出願当初の請求項5に記載の如く、上述した解決手段のプラズマ処理装置であって、前記保持部が第3高周波電源による高周波を印加可能になっている、というものである。
これにより、プラズマ処理に適度な異方性を付与することができる。

本発明の第2の実施形態は、出願当初の請求項6に記載の如く、上述した解決手段および実施形態のプラズマ処理装置であって、前記コイルが複数に分割されて同心状に配置されており、それらへの高周波の分配を可変する分配可変手段が付設されている、というものである。
これにより、エネルギー投入の分布状態を動的に調整することが可能となり、プラズマ密度の均一性を一層良くすることができる。

このような解決手段や実施形態で達成された本発明のプラズマ処理装置について、これを実施するための具体的な形態を、以下の第1,第2実施例により説明する。
図1〜図4に示した第1実施例は、上述した第1〜第3の解決手段および第1〜第2の実施形態を総て具現化したものであり、図5に示した第2実施例は、その変形例である。
なお、それらの図示に際し従来と同様の構成要素には同一の符号を付して示したので、重複する再度の説明は割愛し、以下、従来との相違点を中心に説明する。

【第1実施例】
本発明のプラズマ処理装置の第1実施例について、その具体的な構成を、図面を引用して説明する。図1は、その全体構造を示すブロック図であり、図2は、そのうち壁および保持部を含む要部すなわちプラズマ処理空間周辺部の縦断面図であり、図3は、壁のうち保持部との対向面を示し、図4は、分配可変手段の一例を示している。

このプラズマ処理装置が従来例のものと相違するのは、対向壁2や対向壁20に代えて対向壁30が導入されている点と、高周波印可のためコイル9に加えて導電体40も導入されている点と、RFケーブル9aに分配可変手段90が介挿接続されている点である。

対向壁30は、絶縁体の板にフライス加工や穿孔等を施して作られるが、プラズマ処理空間3a側の表面すなわち保持部5との対向面には、同心円状に配置された幾つかの線状突出部31が形成される。また、それらの突出部31を避けて多数の貫通小孔63が貫通形成されており、それを介してプラズマ処理空間3aへ供給されるプラズマ処理用ガスやその励起にて発生したプラズマ7が閉じ込められることの無いよう、内外の突出部31間の距離は、十分広く採られて、突出部31の幅よりも広くなっている。このような対向壁30は、対向面が凹凸になっている点で対向壁2と相違し、突出部31が分散等している点で凹み側のプラズマ発生空間21が分散等している対向壁20と相違する。対向面に導電板10が付設されておらず対向面が直に保持部5の被処理物保持面と向き合う点でも相違するものとなっている。

対向壁30の上面・裏面には、コイル9を収納可能な溝32が突出部31に対応して同心円状に形成されている。溝32は、突出部31の内部にまで深く彫り込まれていて、コイル9が突出部31の内側に納まるようになっている。また、突出部31の壁厚が対向壁30の板厚より可成り薄くされて、コイル9とプラズマ処理空間3aとの距離が従来より各段に短縮されている。なお、溝32の形成にて低下した対向壁30の強度や剛性を補強すべく溝32に詰め物を入れても良いが、この例では、導電体40を対向壁30の上面・裏面に展開状態で固着させることで、対向壁30が真空圧力に耐えるのに十分な強度や剛性を具備したものとなっている。

導電体40は、従来例の導電板9zと同様に良導体からなり、高周波の印可を可能とするために、真空チャンバ外のRF電源42(第2高周波電源)から延びたRFケーブル41が接続されている。また、各種のプラズマ処理用ガスを供給するために真空チャンバ外のガス供給ユニット60から延びたガス配管61が接続されている点や、ガス流路62が形成されている点でも、導電板9zとは異なる。ガス流路62は、加工の容易な溝で形成されており、導電体40を対向壁30に装着した状態でガス配管61と貫通小孔63とをもれなく連通させるため、同心円状や網状に張り巡らされている。このようなガス流路62は、導電体40と対向壁30との接合部に分散等して形成され、真空チャンバの外からプラズマ処理空間3aへのガス供給路の途中に組み込まれたものとなっている。

各コイル9も、アンテナ役を果たせる良導体からなり、高周波の印可を可能とするために真空チャンバ外のRF電源8(第1高周波電源)やマッチャー8aから延びたRFケーブル9aが接続されているが、そのRFケーブル9aが分岐して各コイル9に至るところには、分配可変手段90が介挿されている。分配可変手段90は、コイル9と同数か、それより一つだけ少なく、設けられる。コントローラの制御に従ってインピーダンスを変えられるものであれば良く、例えば、RFケーブル9aの途中に直列接続された空芯コイル部91に磁性体の芯92を出し(図4(a)参照)入れ(図4(b)参照)するインダクタンス可変方式のもの等が採用される。

保持部5にも、プラズマ処理に異方性を付与する高周波の印可を可能とするために、真空チャンバ外のRF電源51(第3高周波電源)から延びたRFケーブル5bが接続され、被処理物保持面に張り付けた静電チャック5fを機能させるために、真空チャンバ外の高圧電源52から延びた静電圧印可用ケーブル5cが接続され、プラズマ処理に伴う被処理物4の過熱を防ぐ放熱のために、真空チャンバ外の冷却装置53から延びた冷却液循環用の配管5dが接続され、被処理物4と保持部5との熱伝達を良くするために、真空チャンバの外に在ってヘリウム等の熱伝達用媒体を供給するガス供給ユニット54から延びた細管5eが接続されている。

この第1実施例のプラズマ処理装置の使用態様及び動作を説明する。被処理物4の搬入搬出(特開平10−329061号公報など参照)や、そのチャッキング(特開2000−3953号公報など参照)、分配可変手段90を用いた高周波電力の分配(特開2000−58296号公報など参照)、レシピに則ったプラズマプロセスの制御たとえば真空圧力の制御・ガス供給の制御・RF電源51から保持部5への印可電圧の制御(特開平10−294307号公報など参照)等は、説明を割愛し、以下、プラズマ励起エネルギーが投入されるところを中心に説明する。

RF電源8からRFケーブル9aを介してコイル9に高周波が印可されると、コイル9から電磁波等が放射されて、プラズマ処理空間3a内のプラズマ7やガスとコイル9との誘導結合が成り立つので、コイル9からプラズマ処理空間3aへ電力が送給される。その際、介在する突出部31の壁が従来より薄くなっているうえ、突出部31そしてコイル9の周りを囲むプラズマ処理空間3aも三方に来ていて従来より広角な範囲を占めているので、プラズマ励起エネルギーの投入が従来より効率良く行われる。しかも、突出部31及びコイル9が同心円状に分割・分散して設けられているうえ、各コイル9への電力分配が分配可変手段90を利用して動的に調整されるので、プラズマ7は高密度であっても被処理物4の上面全域に亘って均一に分布する。

また、RF電源42からRFケーブル41を介して導電体40に高周波が印可されると、導電体40とプラズマ処理空間3a内のプラズマ7やガスとの間で容量結合が成立して、対向壁30を介して変位電流が流れるので、導電体40からもプラズマ処理空間3aへ電力が送給される。導電体40は対向壁30の上面に広く展開しているので、容量結合による電力送給は、プラズマ密度の均一性を損なうことなく、プラズマ7の密度を更に高める。
こうして、このプラズマ処理装置にあっては、単独でも効率の良い誘導結合でのエネルギー投入に加えて、容量結合でのエネルギー投入も行われるので、プラズマ処理空間内でプラズマを発生・形成させるものであっても、従来より密度の高いプラズマを供給することができる。しかも、プラズマの均一性も確保されるので、良質なプラズマが効率よく供給される。

【第2実施例】
図5に対向壁30の対向面を示した本発明のプラズマ処理装置が上述した第1実施例のものと相違するのは、突出部31及びコイル9が概ね長方形になっている点である。
被処理物4が円板状のシリコンウエハ等の場合に上述の丸い対向壁30が適しているのに対し、この四角い対向壁30は、被処理物4が角形の液晶パネル等の場合に適している。
また、基板の大形化に伴って、同心状に分割配置された突出部31やコイル9の個数が2個から4個に増え、貫通小孔63の個数も増えている。

【その他】
なお、上記の各実施例では、対向壁30にアルミナや窒化アルミ等の絶縁体が採用されていたが、対向壁30は、シリコンやSiC等の半導体からなるものであっても良い。その電気抵抗率は2Ωcm以上が望ましい。また、対向壁30が半導体からなる場合には、導電体40を省いても良く、あるいは導電体40と同形の半導体を対向壁30に展着させても良く、その場合、RFケーブル41を対向壁30に接続するようにしても良い。

さらに、保持部5と対向壁30とは、被処理物が平坦な基板の場合には上述したような一対の平行平板形のもので良いが、被処理物が平坦で無い場合には、その形状に基づいて適宜変形される。例えば被処理物が湾曲している場合には、その裏面形状等に対応して保持部5の被処理物保持面は曲面に仕上げられる。これに対し、対向壁30は、プロセス条件等にも依るが、同様に湾曲していても良く、それより緩やかな曲面になっていても良く、平板のままでも良い。

また、対向壁30の突出部31に限らず導電体40も、線状等に分散させても良く、同心状等に分割しても良い。分割数も任意である。
可変バルブ6aに代えて特開平10−294307号公報や特開2000−58298号公報に示したような可動壁体を利用して圧力制御を行うようにしても良い。
エッチングを行う場合には上述したように冷却装置53を用いて保持部5を冷却するのが良いが、成膜(CVD)を行う場合には加熱装置を用いて温度調節するのが良い。
貫通小孔63の直径は、通常0.5mm〜1mm程度であるが、これに限られる訳でなく、キリ穴や丸穴に限られるものでも無い。

【発明の効果】
以上の説明から明らかなように、本発明の第1の解決手段のプラズマ処理装置にあっては、プラズマ処理空間にプラズマ励起エネルギーを投入するコイルを填め込み状態で分散等させたことにより、良質なプラズマを効率よく供給するプラズマ処理装置を実現することができたという有利な効果が有る。

また、本発明の第2の解決手段のプラズマ処理装置にあっては、容量結合方式によるエネルギー投入も付加されるようにしたことにより、より良質なプラズマを効率よく供給できるプラズマ処理装置を実現することができたという有利な効果を奏する。

さらに、本発明の第3の解決手段のプラズマ処理装置にあっては、導電体を利用してガス流路を形成したことにより、ガス流路を分散等させても複雑なガス配管や加工は回避でき、その結果、より良質なプラズマを効率よく供給できるプラズマ処理装置を簡便に実現することができたという有利な効果が有る。
