この発明は、一対の固定電極と、それらの間に配設された、加速度によって変位する可動電極たる質量体とを備えた容量式加速度センサの製造方法に関する。

【従来の技術】
図16は、従来の容量式加速度センサの構造の一例を示す上面図である。この容量式加速度センサは、固定電極2,3、可動電極たる質量体4および外枠部分5を備えている。固定電極2,3と質量体4との間には空隙Gが設けられ、両者が接しないように対向して配置されている。また、固定電極2,3および質量体4と外枠部分5との間にも空隙が設けられ、三者がともに接しないように配置されている。

質量体4は加速度を受けると変位する。よって、質量体4と固定電極2,3との間のそれぞれの空隙Gの距離に変化が生じる。この変化を静電容量の変化として検出することで、容量式加速度センサは加速度を電気信号に変換する。

固定電極2,3、質量体4および外枠部分5はいずれも、例えばシリコン基板等の一枚の基板1からフォトリソグラフィ技術やエッチング技術などを用いて形成される。そして、固定電極2,3、質量体4および外枠部分5は、それらの表面側および裏面側において、裏面側ガラス基板6および表面側ガラス基板7により挟まれている。なお、図17および図18においては、容量式加速度センサの内部構造を明確に示すために、裏面側ガラス基板6および表面側ガラス基板7をそれぞれ容量式加速度センサから分離して示している。

図17〜図19に示すように、質量体4は、一面にH字型の突起部4bを有する直方体の形状を有している。そして、直方体中の1組の対辺のそれぞれから梁状部分4aが延び、梁状部分4aは支持部4gにつながっている。

これらの膜はいずれも、基板1と裏面側ガラス基板6および表面側ガラス基板7とを陽極接合法等により接合する際や製品化後の使用時などに、静電気力によって質量体4が凹み部分6a,7bにおいて裏面側ガラス基板6または表面側ガラス基板7に貼り付いてしまうことを防止する導電性膜である。そして同時に、製品化後に落下等の過大な衝撃を受けたときに質量体4が裏面側ガラス基板6および表面側ガラス基板7と衝突するのを防ぐ衝撃緩衝膜としても機能する。

なお、表面側ガラス基板7には、固定電極2,3のそれぞれに接続するためのコンタクトホール7a,7c、および質量体4の支持部4gに接続するためのコンタクトホール7dが設けられている。また、固定電極2,3および支持部4gのコンタクトホールに露出する部分にはそれぞれ、外部への接触端子となる端子部2a,3a,4hが設けられている。そして、このコンタクトホール7a,7c,7dからそれぞれの電極の電位が検出され、各電極間での静電容量の変化が検出される。

【発明が解決しようとする課題】
上記構造の容量式加速度センサを製造する際には、まず、固定電極2,3、質量体4および外枠部分5を途中まで形成しておいた基板1に、コンタクトホール7a,7c,7d、凹み部分7bおよび金/クロム層8Cを形成済みの表面側ガラス基板7を陽極接合法等により接合する。そして、表面側ガラス基板7が接合された基板1にエッチングを行って固定電極2,3、質量体4および外枠部分5をそれぞれ形成し、その後、凹み部分6aおよびアルミニウム層8Aを形成済みの裏面側ガラス基板6が陽極接合法等により基板1に接合される。

さて、凹み部分7bに形成する金/クロム層8Cは、高価でしかも加工性が悪かった。よって、静電気力による貼り付き防止膜および衝撃緩衝膜として他の材料を用いることが望まれる。

例えば裏面側ガラス基板6の凹み部分6aに設けられるアルミニウム層8Aと同様、表面側ガラス基板7にも金/クロム層8Cに代わってアルミニウム層を形成することが考えられる。アルミニウム層であれば、金/クロム層に比べ安価であり加工が行いやすいからである。

なお、このように容量式加速度センサの凹み部分6a,7bのいずれにもアルミニウム層を形成するという考え方は、例えば特開2000−187041号公報の〔0060〕段落に開示されている。

ところが、アルミニウム層を凹み部分7bに形成して表面側ガラス基板7を基板1に接合し、基板1にエッチングを行うと、固定電極2,3、質量体4および外枠部分5の形成時にアルミニウム層がエッチング液にさらされてしまい、その影響を受けてアルミニウム層が損傷してしまう、という問題がある。特に、基板1にシリコン基板を採用してウェットエッチングにより固定電極や質量体を形成する場合、そのエッチング液には水酸化カリウム水溶液などのアルカリ系エッチング液が用いられるが、アルミニウムはこれらのアルカリ系エッチング液に対し損傷しやすい。アルミニウム層が充分に形成されないと、静電気力による貼り付きの防止や衝撃の緩衝が充分に行えない。

このことから、従来の容量式加速度センサにおいては、凹み部分7bに形成する貼り付き防止膜および衝撃緩衝膜としては、基板1に対するエッチング液に耐性を有するが高価で加工性に劣る金/クロム層8Cを用いざるを得なかった。

そこで、この発明の課題は、裏面側ガラス基板および表面側ガラス基板の凹み部分に形成される貼り付き防止膜および衝撃緩衝膜として、安価で加工が行いやすいものを採用することが可能な容量式加速度センサの製造方法を提供することにある。

【課題を解決するための手段】
請求項1に記載の発明は、導電性の第1の膜が表面に形成された第1の絶縁性基板を準備する工程(a)と、前記第1の膜を覆う保護膜を形成する工程(b)と、一主面に選択的にエッチングが行われた非絶縁性基板を、前記保護膜を覆うよう前記第1の絶縁性基板の前記表面に接合する工程(c)と、前記一主面に対向する前記非絶縁性基板の他の主面に選択的にエッチングを施して、前記非絶縁性基板から、固定電極と、前記固定電極に空隙を介して対向し、かつ、前記第1の膜に空隙を介して対向し、かつ、浮遊状態で前記第1の絶縁性基板に支持される可動電極たる質量体とを形成する工程(d)と、前記保護膜を除去する工程(e)と、導電性の第2の膜が表面に形成された第2の絶縁性基板を、前記質量体が前記第2の膜に空隙を介して対向するよう前記非絶縁性基板に接合する工程(f)とを備え、前記保護膜は前記工程(d)における前記エッチングに対して耐性を有する容量式加速度センサの製造方法である。

【発明の実施の形態】
<実施の形態1>
本実施の形態は、後述する実施の形態2に係る製造方法により製造される容量式加速度センサであって、裏面側ガラス基板および表面側ガラス基板のいずれの凹み部分にも、貼り付き防止膜および衝撃緩衝膜としてアルミニウム層が設けられた容量式加速度センサである。

図1は本実施の形態に係る容量式加速度センサの構造を示す断面図である。図1に示すように、本実施の形態に係る容量式加速度センサの構造は、金/クロム層8Cがアルミニウム層8Bに置き換わっていること以外は図16〜図19に示した従来の容量式加速度センサと同じ構造である。

すなわち、本実施の形態に係る容量式加速度センサは、固定電極2,3、可動電極たる質量体4および外枠部分5を備えている。なお、固定電極2,3、質量体4および外枠部分5の厚さはいずれも例えば約140μmである。固定電極2,3と質量体4との間には空隙Gが設けられ、両者が接しないように質量体4の側面4d,4eにおいて固定電極2,3がそれぞれ対向して配置されている。なお、図1における紙面に垂直な方向の側面4d,4eの長さは例えば約3000μmである。また、空隙Gにおける固定電極2,3と質量体4との間の距離は例えば約5μmである。また、固定電極2,3および質量体4と外枠部分5との間にも空隙が設けられ、三者がともに接しないように配置されている。

固定電極2,3、質量体4および外枠部分5はいずれも、例えばシリコン基板等の一枚の基板1からフォトリソグラフィ技術やエッチング技術などを用いて形成される。そして、固定電極2,3、質量体4および外枠部分5は、それらの表面側および裏面側において、裏面側ガラス基板6および表面側ガラス基板7により挟まれている。裏面側ガラス基板6および表面側ガラス基板7は固定電極2,3および質量体4の保護カバーとして機能し、その熱膨張係数が基板1の熱膨張係数に近く設定された珪酸系の耐熱性のガラス基板である。なお、その厚さはいずれも例えば約400μmである。

また、質量体4は、一面にH字型の突起部4bを有する直方体の形状を有しており、直方体中の1組の対辺のそれぞれから梁状部分(図16における符号4aに相当)が延び、梁状部分は支持部(図16における符号4gに相当)につながっている。なお、質量体4のうち突起部4bの存在しない部分の厚さは例えば約50μmである。

ここで、質量体4に突起部4bを設けているのは、加速度に対する感度を上げるために質量体4の軽量化を図りつつ、かつ、表面側ガラス基板7と質量体4との間の距離に比べ、裏面側ガラス基板6と質量体4との間の距離を大きくしすぎないようにして、裏面側ガラス基板6側への質量体4の変位を規制するためである。

例えば容量式加速度センサが落下等して大きな衝撃を受けた場合、突起部4bが設けられていないと、質量体4が裏面側ガラス基板6の方に大きく変位して梁状部分が損壊する可能性がある。しかし、変位を規制する突起部4bが存在すれば、質量体4の裏面側ガラス基板6に対するストッパとして機能するので、梁状部分が損壊する可能性を低くすることができる。

そして、質量体4の支持部は裏面側ガラス基板6および表面側ガラス基板7に接合されており、これらと梁状部分とによって、質量体4は変位可能な浮遊状態に保たれる。また、固定電極2,3および外枠部分5も裏面側ガラス基板6および表面側ガラス基板7に接合されている。すなわち、固定電極2,3および質量体4は、外枠部分5、裏面側ガラス基板6および表面側ガラス基板7により密封保護されている。

なお、裏面側ガラス基板6および表面側ガラス基板7にはそれぞれ、裏面側ガラス基板6および表面側ガラス基板7が空隙X,Yを介して質量体4に接触しないように、質量体4に対向した部分に例えば深さ約15μmの凹み部分6a,7bが設けられている。そして、この凹み部分6a,7bにはそれぞれ、貼り付き防止膜および衝撃緩衝膜として機能するアルミニウム層8A,8Bが設けられている。なお、アルミニウム層8A,8Bの厚さは例えば約5μmである。また、空隙X,Yにおける質量体4とアルミニウム層8A,8Bとの間の距離は例えば約10μmである。

なお、表面側ガラス基板7には、固定電極2,3のそれぞれに接続するためのコンタクトホール7a,7c、および質量体4の支持部に接続するためのコンタクトホール(図18における符号7dに相当)が設けられている。また、固定電極2,3および質量体4の支持部のコンタクトホールに露出する部分にはそれぞれ、外部への接触端子となる端子部2a,3aおよび図16における符号4hに相当するものが設けられている。

なお、金/クロム層に比べ安価で加工が行いやすく、アルカリ系エッチング液に対し損傷しやすい材料としては、アルミニウムの他にもニッケルやチタンが挙げられる。よってここでは、凹み部分6a,7bに形成される貼り付き防止膜および衝撃緩衝膜としてアルミニウム層8A,8Bを挙げたが、その代わりに凹み部分6a,7bにニッケル層やチタン層を形成するようにしてもよい。

その場合も、アルミニウム層8A,8Bの場合と同様、質量体4が裏面側ガラス基板6および表面側ガラス基板7に対し静電気力によって貼り付くのを防ぎ、過大な衝撃を受けたときにも質量体4を損傷させるのを防ぐことが可能な容量式加速度センサを得ることができる。

<実施の形態2>
本実施の形態は、実施の形態1に係る容量式加速度センサを製造する製造方法である。

図2〜図11は、本実施の形態に係る容量式加速度センサの製造方法を示す断面図である。

まず、図2に示すようにアルミニウム層8Aの形成された裏面側ガラス基板6を準備する。裏面側ガラス基板6の形成にあたっては一例として、例えば厚さ約400μmのガラス基板を用意し、その一主面に選択的にサンドブラストを行って凹み部分6aを形成する。そして、アルミニウム膜を全面に蒸着し、フォトリソグラフィ技術およびエッチング技術を用いて凹み部分6a内にのみアルミニウム膜を残してアルミニウム層8Aを形成する。

次に、アルミニウム層8Bの形成された表面側ガラス基板7を準備する。表面側ガラス基板7の形成にあたっては一例として、まず、図3に示すように、例えば厚さ約400μmのガラス基板を用意し、その一主面にレジスト膜等のマスク10Aを設け、これをパターニングしてサンドブラストを行い、凹み部分7bを形成する。そして、マスク10Aを除去してアルミニウム膜を全面に蒸着し、フォトリソグラフィ技術およびエッチング技術を用いて、図4に示すように凹み部分7b内にのみアルミニウム膜を残してアルミニウム層8Bを形成する。

そして、後の基板1のエッチング工程においてアルミニウム層8Bの保護膜となる例えばシリコン窒化膜11を、アルミニウム層8Bを覆うように表面側ガラス基板7の主面の全面に形成する。そして、図5に示すように、フォトリソグラフィ技術およびエッチング技術を用いて凹み部分7b内にのみシリコン窒化膜11を残す。具体的には例えば、凹み部分7bの上部にのみレジストを形成して、レジストで覆われていない部分のシリコン窒化膜をドライエッチングにより除去すればよい。

次に、図6に示すように、表面側ガラス基板7の凹み部分7bの形成された表面とは反対側の主面に、レジスト等のマスク10Bを形成し、固定電極2,3および質量体4の支持部へのコンタクトホール形成用のパターニングを行う。なおこのとき、外枠部分5に接地電位を与えるためのコンタクトホールをさらに設けるようにしてもよい。そして、マスク10Bの側からサンドブラストを行い、図7に示すように7a,7c等のコンタクトホールを形成して表面側ガラス基板7の形成を終了する。なお、ここでサンドブラストを用いた理由は、ウェットエッチングを採用した場合、サイドエッチ量が大きくコンタクトホールの開口幅が広がってしまい容量式加速度センサの小型化が阻止されてしまうからであり、ドライエッチングを採用した場合、そのエッチングレートがサンドブラストに比して小さく製造に多大な時間を要するからである。

続いて、片面が鏡面研磨された厚さ約250μmのシリコンウェハ等を基板1の材料として用意し、基板1の鏡面研磨された面に例えばシリコン酸化膜からなるマスク10Cを形成し、これに異方性エッチングによるパターニングを行う。そして、マスク10Cを用いてエッチングを行うことにより、溝幅の狭い細溝1aおよび細溝1aに比して溝幅の広い溝1bを基板1に選択的に形成する。

なお、基板1Aの材料としてシリコンウェハを用いる場合、その主表面の結晶方位が<110>のウェハ(すなわち(110)ウェハ)を用いると良い。そして、細溝1aおよび溝1bの形成に当たっては、例えば濃度約20重量%の水酸化カリウム水溶液のようなアルカリ系エッチング液を用いたウェットエッチングを行えばよい。なお、アルカリ系エッチング液としては、水酸化カリウム水溶液の他に水酸化テトラメチルアンモニウム水溶液等を採用してもよい。

(110)ウェハの場合、結晶面(110)に対して垂直となる結晶面{111}に沿って異方性エッチングが行われやすく、細溝1aおよび溝1bを、その深さdに比べて溝幅wが極めて小さくなるようにすることができる。例えば、w/d<0.05となるようなハイアスペクト比を得ることも可能である。

また、結晶面{111}に沿って異方性エッチングが行われやすいので、開口幅の違いによってそのエッチング深さを変えることができる。よって、マスク10Cの開口幅を適宜設定して、細溝1aを浅く、溝1bを深く形成することができる。なお、ここでは細溝1aの深さが例えば約50μmとなるようにしておけばよい。

なお、基板1の素材として厚さ約250μmのシリコンウェハを例示した理由はハンドリングの容易さからである。

そして、図9に示すように表面側ガラス基板7の凹み部分7aが形成された面と、基板1の細溝1aおよび溝1bの形成された面とを密着させて、これらを陽極接合法により接合する。

なお、マスク10Cとしてシリコン酸化膜を採用した場合、その厚さが1μm程度であれば、これを挟んだ状態であっても表面側ガラス基板7と基板1とを陽極接合法により接合することは可能であるので、マスク10Cを残置させたまま接合を行っても良い。

そして、接合が行われた基板1の接合面とは反対側の面からラップオフ(研削)を行い、その厚さを例えば約140μm程度になるように仕上げる。

次に、図10に示すように、ラップオフを行った面に、比較的低温で被着可能な例えばシリコン窒化膜をマスク10Dとして形成する。そして、マスク10Dにパターニングを行い、これを用いてエッチングを行うことにより、固定電極2,3、質量体4および外枠部分5を形成する。

すなわち、溝1bが固定電極2,3と外枠部分5とを完全に分断して空隙Zを形成し、かつ、細溝1aがエッチングパターンである凹み部分1cと連通して質量体4および突起部4bを形成するようにエッチングを行う。なお、このエッチングにおいては、例えば濃度約32重量%の水酸化カリウム水溶液のようなアルカリ系エッチング液を用いたウェットエッチングを行えばよい。

シリコン窒化膜11はアルカリ系エッチング液に対して耐性を有するので、このエッチングの際にアルミニウム層8Bが損傷しない。チタン、ニッケルなどアルカリ系エッチング液に対して耐性を有しない材料であっても同様である。よって、金/クロム膜に比べ安価で加工が行いやすいがエッチングに耐性を有しない材料であっても、衝撃緩衝膜として採用することができる。なお、シリコン窒化膜を衝撃緩衝膜の保護膜として採用すれば、安価に形成でき、かつ、その除去が行いやすい。

なお、図9に示した工程においてラップオフして基板1を薄型化した理由は、厚さ約50μmの質量体4を形成するに際し、凹み部分1cのエッチング深さをできるだけ浅くするためである。

次に、マスク10Cのうち接合面ではない部分と、マスク10Dと、シリコン窒化膜11とを、例えばフッ酸を用いたウェットエッチングにより除去する。そして、陽極接合法や共晶現象を利用した接合法により、図11に示すように裏面側ガラス基板6のアルミニウム層8Aが形成された面を基板1に接合する。

そして、7a,7c等のコンタクトホール内に例えば厚さ約3μmのアルミニウム薄膜2a,3aを被着させ、図1に示した容量式加速度センサが完成する。

<実施の形態3>
本実施の形態は、実施の形態1に係る容量式加速度センサの変形例である。本実施の形態においては、質量体の角部分に面取りがなされている。

図12に示すように、本実施の形態にかかる容量式加速度センサにおいては、図1における質量体4に代わって、角部分が面取りされた面取り部41a〜41dを備える質量体41が設けられ、図1における固定電極2,3に代わって、面取り部21a,21bを備える固定電極21および面取り部31a,31bを備える固定電極31が設けられている。

<実施の形態4>
本実施の形態は、実施の形態3に係る容量式加速度センサの製造方法である。実施の形態2が実施の形態1に係る容量式加速度センサの製造方法であったことから、本実施の形態は実施の形態2の変形例でもある。よって、本実施の形態においては、実施の形態2と異なる点についてのみ説明を行う。

図13〜図15は、本実施の形態において追加される工程を示す図である。まず、実施の形態2の場合と同様、図2〜図10に示した工程を行って、基板1から固定電極2,3、質量体4および外枠部分5を形成する。

次に、図13に示すように、例えば濃度調節したフッ酸を用いたウェットエッチングにより、マスク10Dおよびシリコン窒化膜11を残置させつつ質量体4の表面およびコンタクトホール7a,7cに露出した部分のマスク10C(シリコン酸化膜)を除去する。
