【発明の属する技術分野】
本発明は、発熱性のある電子部品からの熱を金属等の放熱体に拡散させ、かつ電磁波ノイズをシールドする熱伝導性電磁波シールドシートに関するものである。

【従来の技術】
従来、発熱素子の熱拡散方法として、発熱素子と放熱体の間に熱伝導性シリコーングリースや柔軟性のある熱伝導性シリコーンゴムを介在させることにより接触熱抵抗を下げる構造がとられている。硬度の低い熱伝導性シリコーンゴムを用いると、発熱素子と放熱体の圧着に伴う変形や損傷を防ぎ、大きさ、高さの異なる発熱素子を高密度で実装する際の凹凸を吸収することができる。

一方、近年の通信情報技術の進展により多くの電子情報機器が使用されており、放射された電磁波が電子機器の誤動作の原因になるとして、機器や素子からの不要輻射ノイズの低減や外来ノイズからの保護が強く要求されている。さらに、携帯電話、パソコン、ゲーム機等から発生する電磁波が人体に悪影響を及ぼす可能性が指摘されており、電磁波をシールドする材料や方法が検討されている。電磁波シールド体としては、金属の板、箔、メッシュ、導電性の皮膜、導電性充填剤を混入した複合材、メッキ、蒸着、塗装等による導電性表面処理物が使用されている。

【発明が解決しようとする課題】
これらの電磁波シールド体は表面が非常に硬く、密着性が悪いために放熱材としては別の部品が必要となる。また、金属の板等は比重が高く電子機器の軽量化を妨げる原因となっており、導電性の皮膜や導電性表面処理はコストがかかり生産性の悪さが問題となっていた。

従来、導電性材料を複合化した熱伝導性シートが提案されている。例えば、特開平6−291226号公報には金属箔と特定硬度の放熱シリコーンシートの積層体、特開平7−14950号公報には金属製の網目状物等を有する特定硬度のシリコーン放熱シート、特開平9−55456号公報には高い熱伝導率の金属からなる金網を備えた伝熱性シートを用いた半導体装置の冷却構造が記述されている。

これらの熱伝導性シートは高い熱伝導性を目的としており、電磁波シールド性を求めて開発されたものではなく、十分な電磁波シールド特性は得られない。また、金属箔や金網を用いているため裁断や折り曲げ加工の際に破損してしまうなど生産性に問題があった。

特公平5−17720号公報では導電性ポリマーをスクリーン印刷で作製し両面に電気絶縁層を積層した放熱シールドシートが提案されている。このシートは金属箔や金網ではなく導電性ポリマーを使用することで裁断や折り曲げ加工時の生産性の問題を回避することができる。しかしながら、導電層がスクリーン印刷可能な材料に限定されるために十分な電磁波シールド特性を発現できないという問題があった。さらに、導電層の両面に電気絶縁層があるためシートと機器の零ボルト電力線路との電気的接触が不確実であり、電磁波シールド特性を確実に得ることが難しい。

【課題を解決するための手段】
本発明は、上記の課題を解決するものであり、熱伝導性と電磁波シールド性の両方を兼ね備え、加工性、生産性、形状保持性、導電性に優れた熱伝導性電磁波シールドシートを提供するものである。

すなわち、短繊維状ピッチ系炭素繊維を充填した導電性シリコーンゴム層の少なくとも片面に、熱伝導性充填剤を充填した絶縁性シリコーンゴム層を積層した熱伝導性電磁波シールドシートの内部あるいは表面に、金属で被覆された樹脂繊維のシート状物を有する熱伝導性電磁波シールドシートである。
さらに、樹脂繊維のシート状物の金属被覆が、無電解メッキ法、物理的蒸着法あるいは金属を含有した塗料でなされている熱伝導性電磁波シールドシートである。
さらに、短繊維状ピッチ系炭素繊維を充填した導電性シリコーンゴム層の少なくとも片面に、熱伝導性充填剤を配合した絶縁性シリコーンゴム層を積層した熱伝導性電磁波シールドシートの内部あるいは表面に導電性繊維と樹脂繊維の混合物からなるシート状物を有する熱伝導性電磁波シールドシートである。

【発明の実施の形態】
本発明における熱伝導性電磁波シールドシートは、熱伝導性が高く導電性のある短繊維状ピッチ系炭素繊維を充填した導電性シリコーンゴム層の少なくとも片面に、熱伝導性充填剤を配合した絶縁性のシリコーンゴム層を積層した熱伝導性電磁波シールドシートの内部あるいは表面に電磁波シールド性を有するシート状物として、金属で被覆された樹脂繊維のシート状物、または導電性繊維と樹脂繊維の混合物からなるシート状物を設けることにより、電磁波シールド性と形状保持性を付与した熱伝導性電磁波シールドシートである。さらに、発熱素子と放熱体の圧着に伴う変形や損傷を防ぎ、接触面積を大きくし接触熱抵抗を下げるために、熱伝導性充填剤を充填した絶縁性のシリコーンゴム層の硬化後の硬度がアスカーC硬度で30未満である熱伝導性電磁波シールドシートである。
なお、アスカーC硬度とは、SRIS 0101(日本ゴム協会規格)およびJIS S6050に基づき、スプリング式硬さ試験機アスカーC型を使用して測定した硬さである。

以下、本発明に関してさらに詳しく説明する。
本発明で用いるピッチ系炭素繊維としては、石油系あるいは石炭系に限らず光学的異方性ピッチと光学的等方性ピッチに区別されるうち、高強度、高弾性率でありかつ耐薬品性、耐高温酸化性に優れた光学的異方性ピッチを用いることが好ましい。さらには、光学的異方性ピッチを原料として1500〜3000℃程で熱処理を行った黒鉛化ピッチが繊維長方向に高い熱伝導率を有するため好ましい。ただし、熱処理は短繊維状にする前の繊維に行っても短繊維状にした後で行っても構わない。

また、シリコーンゴムとのぬれ性を向上させるため、ピッチ系炭素繊維に、電解酸化、UV改質、コロナ改質、カップリング剤塗布等の表面処理を施しても構わない。短繊維の繊維長としては特に限定するものではないが、平均長20μm〜1mmの範囲がマトリックス樹脂に充填し易く好ましい。平均長が20μmよりも短いとかさ比重が小さくなり、マトリックス樹脂への充填が困難となって作業性が低下するため適さない。平均長が1mmを超えると繊維同士が絡まりあって高充填できず、硬化後の熱伝導性シート表面に凹凸を生じてしまうため適さない。

本発明におけるマトリックス樹脂としては、シリコーンゴム、エポキシ樹脂、ウレタン樹脂、フッ素ゴム等が挙げられるが、加工性に優れ、耐熱性が高く、物性値の温度依存性の小さいシリコーンゴムが好ましい。さらにシリコーンゲルを用いることで硬度の低いシリコーンゴム層とすることができる。このようなシリコーンゴム及びシリコーンゲルは、公知のポリオルガノシロキサンを硬化することによって得られる。

硬化方法については限定するものではなく、有機過酸化物によるラジカル反応、ビニル基を含むポリオルガノシロキサンとケイ素原子に結合した水素原子を有するオルガノハイドロジェンと白金系触媒とからなる付加反応、縮合反応等が挙げられる。その中でも、液状の付加反応型ポリオルガノシロキサンを用いると成形性、柔軟性等に優れるため好ましい。また、補強性シリカや難燃剤、着色剤、耐熱性向上剤、接着助剤、粘着剤、可塑剤、オイル、硬化遅延剤等を添加しても良い。

本発明における熱伝導性シートの成形方法は限定するものではないが、プレス成形、射出成形、押出成形、カレンダー成形、ロール成形、ドクターブレード成形、印刷等が挙げられる。

本発明において、熱伝導性充填剤とは熱伝導性の優れる酸化アルミニウム、酸化マグネシウム、窒化ホウ素、窒化アルミニウム、水酸化アルミニウム、炭化ケイ素、フェライト等の金属酸化物、金属窒化物、金属炭化物、金属水酸化物や、銀、金、銅、アルミニウム、マグネシウム等の金属や合金、並びにダイヤモンドやグラファイトから選ばれる少なくとも一種の球状、粉体状、繊維状、針状、鱗片状、ペレット状の充填剤が挙げられる。その中でも、電気絶縁性に優れる酸化アルミニウム、酸化マグネシウム、窒化ホウ素、窒化アルミニウム、炭化ケイ素、水酸化アルミニウムから選ばれる少なくとも一種の熱伝導性充填剤が好ましい。

さらに熱伝導性充填剤の表面を公知のカップリング剤等にて表面処理することによって、分散性を向上することが可能である。熱伝導性充填剤の配合量としては、熱伝導性充填剤およびポリオルガノシロキサンの種類によっても異なるけれども、50〜95wt%が好ましい。50wt%より少ないと熱伝導率が低く、95wt%よりも多いとポリオルガノシロキサンへの充填性が劣り、粘度が上昇して加工性が悪化するので不適である。
本発明にて用いる電磁波シールド性を有するシート状物として、金属で被覆された樹脂繊維のシート状物が使用できる。

さらに本発明にて用いる電磁波シールド性を有するシート状物として、導電性繊維と樹脂繊維の混合物からなるシート状物が使用できる。導電性繊維には金属繊維、金属で被覆された樹脂繊維、炭素繊維、金属で被覆された炭素繊維、金属で被覆されたガラス繊維が挙げられる。導電性繊維と樹脂繊維の混合物からなるシート状物を用いることで、導電性繊維単体よりも柔軟性のあるシート状物となり、また、導電性繊維と樹脂繊維の混合物をシート状に加工する通常の手法にて製造することができる。例えば、特公平6−55467号公報に記載されている抄紙方法によっても得ることができる。

樹脂繊維の材質については特に限定するものではなく、例えばポリエチレンテレフタレート(PET)繊維、ポリエステル繊維、ポリアミド繊維、芳香族ポリアミド繊維、アラミド繊維、ポリイミド繊維、アクリル繊維、オレフィン系繊維、ビニル系繊維、フェノール繊維、含フッ素繊維、ポリフェニレンスルフィド繊維、ポリウレタン繊維、ポリベンズイミダゾール繊維、木綿等の通常の繊維が使用できる。
金属繊維としては、ステンレス繊維、ステンレススチール繊維、ニッケル繊維、銅繊維、アルミニウム繊維、クロム繊維、真鍮繊維、青銅繊維などが挙げられる。

本発明にて用いる電磁波シールド性を有するシート状物を構成する樹脂繊維、炭素繊維、ガラス繊維に被覆される金属は特定するものではないが、電磁波シールド性の良好な銅、ニッケル、銀、クロム、金、錫、鉄、アルミニウムより選ばれる少なくとも1種であることが好ましい。また、これらの金属からなる合金を使用することができる。被覆の方法は限定するものではなく、無電解メッキ法、電解メッキ法、真空蒸着法やスパッタリング法などの物理的蒸着法、あるいは金属を含有した塗料による被覆が挙げられるが、このうち無電解メッキ法は均一に被覆でき比較的安価な方法である。複数種の金属で被覆してもよいし、被覆層が複数層となってもよい。また、金属被覆処理はシート状に加工する前に行ってもシート状にした後で行っても構わない。

本発明の樹脂繊維のシート状物、または導電性繊維と樹脂繊維の混合物からなるシート状物の形状は、織布、不織布、網目状物、メッシュ状物、抄紙状物、フィルム等が挙げられる。なかでも織布、不織布、網目状物、メッシュ状物の比較的開口度の大きい物を用いれば、開口部分にシリコーンゴムが入り込み補強性が向上する。さらに、シリコーンゴムとのぬれ性を向上するため、樹脂繊維のシート状物に電解酸化、UV改質、コロナ改質、カップリング剤塗布、プライマー塗布等の表面処理を施しても構わない。

以下の実施例にて、本発明の熱伝導性電磁波シールドシートを具体的に説明する。得られた熱伝導性シートの各実施例と比較例の熱伝導率は、迅速熱伝導率計(京都電子工業株式会社製 QTM−500)で測定した。電磁波シールド効果はアドバンテスト法によって測定し、5回測定後の最大値、平均値と標準偏差を求めた。測定の結果を比重と共に表1に示す。形状追随性は、高さが異なる半導体素子を実装した基板の上部に得られた熱伝導性電磁波シールドシートを配置して放熱器と接触させ、形状追随性が良好なものを○、追随性が劣るものを×として示した。結果を表1にまとめた。

短繊維状ピッチ系炭素繊維(株式会社ペトカ製 メルブロンミルド)1を60wt%充填した液状の付加反応型シリコーンゴム(GE東芝シリコーン株式会社製)を、ドクターブレード成形によりシーティングして導電性シリコーンゴム層4とし、その片面に、電磁波シールド性を有するシート状物として金属で被覆された樹脂繊維のシート状物である、Cu−Ni被覆されたPET繊維不織布(セーレン株式会社製 Sui−80−301)3を積層し、さらに不織布側に、熱伝導性充填剤として酸化アルミニウム(昭和電工株式会社製 球状アルミナAS−20)を80wt%配合した液状の付加反応型シリコーンゲル(GE東芝シリコーン株式会社製)2を、ドクターブレード成形によりシーティングして絶縁性シリコーンゴム層5とした後、加熱硬化させ、厚さ1.0mmの熱伝導性電磁波シールドシートを得た。
図2には、導電性シリコーンゴム層4を電磁波シールド性を有するシート状物3の両面に積層したものを示す。

本発明の熱伝導性電磁波シールドシートは、短繊維状ピッチ系炭素繊維を充填した導電性シリコーンゴム層と、熱伝導性充填剤を充填した絶縁性シリコーンゴム層とを積層してなり、内部あるいは表面に金属で被覆された樹脂繊維のシート状物、または導電性繊維と樹脂繊維の混合物からなるシート状物を有することによって、高い熱伝導性と電磁波シールド性を有し、柔軟なシリコーンゴムを使用しているために形状追随性に優れている。
