【発明の属する技術分野】
この発明は、面発光型半導体レーザ素子に関し、特に、多層反射膜を有する面発光型半導体レーザ素子に関する。

【従来の技術】
従来、基板に対して垂直方向にレーザ光が出射される面発光型半導体レーザ素子が知られている。この面発光型半導体レーザ素子では、共振器方向が結晶成長方向と一致しているため、共振器端面を形成するためのへき開プロセスが不要である。また、面発光型半導体レーザ素子は、複数の素子を平面的に配置する際の自由度が高いので、高集積化が可能である。これらの理由から、面発光型半導体レーザ素子は、光情報処理の分野で注目されている。

従来の面発光型半導体レーザ素子の基本的な構造としては、基板上に、下部多層反射膜、発光層および上部多層反射膜が順次形成されているとともに、下部多層反射膜と上部多層反射膜とで共振器が構成されている。これにより、レーザ光は、基板に対して垂直方向に出射される。しかしながら、従来の面発光型半導体レーザ素子では、出射されるレーザ光の偏波方向を制御するのが困難であったため、レーザ光の偏波方向が不安定であるという不都合があった。そこで、従来では、多層反射膜を所定の形状に形成することによって、レーザ光の偏波方向を制御する技術が提案されている(たとえば、特許文献1参照)。

図13は、従来の提案された面発光型半導体レーザ素子の構造を示した断面図である。図14は、図13に示した従来の提案された面発光型半導体レーザ素子の多層反射膜の形状を説明するための平面図である。まず、図13および図14を参照して、従来の提案された面発光型半導体レーザ素子の構造について説明する。

従来の提案された面発光型半導体レーザ素子では、図13に示すように、GaAs基板101上に、複数のGaAs層(図示せず)と複数のAlAs層(図示せず)とが交互に積層されたn型の下部多層反射膜102が形成されている。下部多層反射膜102上には、n型の光閉じ込め層103、発光層104およびp型の光閉じ込め層105が順次形成されている。そして、p型の光閉じ込め層105から下部多層反射膜102の所定領域が除去されることにより、下部多層反射膜102の表面が露出されている。また、n型の光閉じ込め層103、発光層104およびp型の光閉じ込め層105には、発光部104aを挟むように、不活性領域106が形成されている。

そして、p型の光閉じ込め層105上の発光部104aに対応する領域には、複数のGaAs層(図示せず)と複数のAlAs層(図示せず)とが交互に積層されたポスト形状のp型の上部多層反射膜107が形成されている。このポスト形状の上部多層反射膜107は、図14に示すように、平面的に見て、正方形に形成されているとともに、対向する1組の側面107aは、鋸歯状に形成されている。

また、図13に示すように、ポスト形状の上部多層反射膜107を覆うように、p側電極108が形成されている。そして、下部多層反射膜102の露出された表面上には、n側電極109が形成されている。

ここで、図13に示した従来の提案された面発光型半導体レーザ素子では、p側電極108とn側電極109との間に電圧を印加することにより発光層104に電流を注入することによって、発光層104でレーザ光が発生する。この際、図14に示すように、上部多層反射膜107の鋸歯状の側面107aでは、鋸歯状の側面107aに平行な偏波方向(矢印A)を有するレーザ光の透過損失が大きくなる。その一方、上部多層反射膜107の鋸歯状の側面107a以外の側面107bでは、鋸歯状の側面107aに垂直な偏波方向(矢印B)を有するレーザ光の反射率が大きくなるので、鋸歯状の側面107aに垂直な偏波方向(矢印B)の透過損失が小さくなる。このため、上部多層反射膜107の鋸歯状の側面107aに垂直な偏波方向(矢印B)を有するレーザ光が優勢となる。これにより、図13に示すように、鋸歯状の側面107aに垂直な偏波方向(矢印B)(図14参照)を有するレーザ光のみを、GaAs基板101側から出射することが可能となる。

【発明が解決しようとする課題】
図13に示した従来の提案された面発光型半導体レーザ素子の構造において、ポスト形状の上部多層反射膜107の厚みは、通常、約3μmに設定されている。このため、ポスト形状の上部多層反射膜107を有する面発光型半導体レーザ素子では、素子の表面に、約3μmの厚みを有する突出部が形成されることになる。その結果、素子の表面の突出量が大きいことにより後の集積プロセスが困難になるので、集積性が低下するという問題点がある。また、約3μmの厚みを有する上部多層反射膜107の全体をポスト形状に加工する必要があるので、製造プロセスが複雑化するという問題点もあった。

この発明は、上記のような課題を解決するためになされたものであり、この発明の1つの目的は、集積性に優れ、かつ、製造プロセスを簡略化することが可能な面発光型半導体レーザ素子を提供することである。

【課題を解決するための手段および発明の効果】
上記目的を達成するために、この発明の一の局面による面発光型半導体レーザ素子は、第1多層反射膜と、第1多層反射膜上に形成された活性層と、活性層上に形成された第2多層反射膜とを備え、第1多層反射膜および第2多層反射膜のうちの少なくとも1層は、活性層に対応する領域の少なくとも一部に位置し、実質的にλ/4n(λ:発振波長、n:屈折率)の厚みを有する第1領域と、第1領域以外の領域に位置し、実質的にλ/4n以外の厚みを有する第2領域とを含む。

この一の局面による面発光型半導体レーザ素子では、上記のように、活性層に対応する領域の少なくとも一部に位置し、実質的にλ/4nの厚みを有する第1領域と、第1領域以外の領域に位置し、実質的にλ/4n以外の厚みを有する第2領域とを、第1多層反射膜および第2多層反射膜のうちの少なくとも1層に設けることによって、第1領域と第2領域とで反射率に差が生じるので、実質的にλ/4nの厚みを有する反射率の高い第1領域でのみレーザ光が発振される。この場合、実質的にλ/4nの厚みを有する第1領域の形状を所定の形状にすることによって、その形状に対応した偏波方向を有するレーザ光を出射させることができる。このため、レーザ光の偏波方向を制御するためのポスト形状の多層反射膜を形成する必要がないので、素子の表面の突出量を、小さい突出量に抑えることができる。その結果、後の集積プロセスが困難になることがないので、集積性が低下するのを抑制することができる。また、多層反射膜全体をポスト形状に加工する必要がないので、製造プロセスを簡略化することができる。

上記一の局面による面発光型半導体レーザ素子において、好ましくは、第2領域は、λ/4nよりも小さい厚みを有する。このように構成すれば、実質的にλ/4nの厚みを有する反射率の高い第1領域が凸状となる。この場合、凸状の第1領域を含む層上に新たに層を成長させる際の原料ガスの流動は、凹状の領域を含む層上に新たに層を成長させる際の原料ガスの流動よりも安定化するので、実質的にλ/4nの厚みを有する反射率の高い凸状の第1領域上に厚みの一定な層を成長させることができる。その結果、素子特性の低下を抑制することができる。

上記一の局面による面発光型半導体レーザ素子において、好ましくは、第2多層反射膜を構成するすべての層は、少なくとも実質的にλ/4nの厚みを有する第1領域を含み、第2多層反射膜を構成する少なくとも1つの層は、実質的にλ/4n以外の厚みに設定されている第2領域を含む。このように構成すれば、活性層の上方に位置する第2多層反射膜に、実質的にλ/4nの厚みを有する第1領域と実質的にλ/4n以外の厚みを有する第2領域とを含む層を設けることによって、第2多層反射膜に段差が形成されたとしても、活性層に段差が形成されることがない。これにより、活性層に段差が形成されることに起因する活性層の発光特性の低下を防止することができる。また、第2多層反射膜を構成するすべての層に、少なくとも実質的にλ/4nの厚みを有する第1領域を設けることによって、第2多層反射膜の第1領域に対応する領域における反射率を高くすることができる。

上記一の局面による面発光型半導体レーザ素子において、好ましくは、第1領域は、凸状に形成されている。このように構成すれば、凸状の第1領域を含む層上に新たに層を成長させる際の原料ガスの流動は、凹状の領域を含む層上に新たに層を成長させる際の原料ガスの流動よりも安定化するので、実質的にλ/4nの厚みを有する反射率の高い凸状の第1領域上に厚みの一定な層を容易に成長させることができる。その結果、容易に、素子特性の低下を抑制することができる。

【発明の実施の形態】
以下、本発明の実施形態および参考形態を図面に基づいて説明する。

(第1実施形態)
図1は、本発明の第1実施形態による面発光型半導体レーザ素子の構造を示した平面図である。図2は、図1に示した第1実施形態による面発光型半導体レーザ素子の50−50線に沿った断面図である。図3は、図1に示した第1実施形態による面発光型半導体レーザ素子の発光層(活性層)周辺を示した平面図である。まず、図1〜図3を参照して、この第1実施形態では、0.85μmの発振波長を有する面発光型半導体レーザ素子の構造について説明する。

第1実施形態による面発光型半導体レーザ素子では、図2に示すように、n型GaAs基板1上に、n型の下部多層反射膜2、発光層3およびp型の上部多層反射膜4が順次形成されている。なお、下部多層反射膜2は、本発明の「第1多層反射膜」の一例であり、上部多層反射膜4は、本発明の「第2多層反射膜」の一例である。

下部多層反射膜2は、高屈折率層2aおよび低屈折率層2bの組が20層積層された構造を有している。高屈折率層2aは、約59.7nmの厚みを有するn型Al0.12Ga0.88Asからなるとともに、低屈折率層2bは、約71.3nmの厚みを有するn型AlAsからなる。この高屈折率層2aの厚み(約59.7nm)および低屈折率層2bの厚み(約71.3nm)は、下部多層反射膜2の反射率を高くするために、それぞれ、λ/4n(λ:発振波長(0.85μm)、n:屈折率)となるように設定されている。

また、下部多層反射膜2を構成する20層の低屈折率層2bのうち、発光層3の下面に接している低屈折率層2bには、低屈折率層2bを酸化することにより形成された高抵抗領域5が設けられている。具体的には、図3に示すように、高抵抗領域5は、平面的に見て、発光層3の発光部3aを囲むように形成されている。また、高抵抗領域5が形成されていない(酸化されていない)領域は、約8μmの直径を有している。

また、発光層3は、井戸層(図示せず)、障壁層(図示せず)および光ガイド層(図示せず)からなる3重量子井戸構造を有している。井戸層は、約8nmの厚みを有するGaAsからなるとともに、障壁層は、約10nmの厚みを有するAl0.3Ga0.7Asからなる。そして、この井戸層と障壁層とによって、活性層が構成されている。また、光ガイド層は、約100nmの厚みを有するAl0.3Ga0.7Asからなる。

また、図2に示すように、上部多層反射膜4は、低屈折率層4aおよび高屈折率層4bの組が20層積層された構造を有している。低屈折率層4aは、約71.3nmの厚みを有するp型AlAsからなるとともに、高屈折率層4bは、約59.7nmの厚みを有するp型Al0.12Ga0.88Asからなる。この低屈折率層4aの厚み(約71.3nm)および高屈折率層4bの厚み(約59.7nm)は、上部多層反射膜4の反射率を高くするために、それぞれ、λ/4n(λ:発振波長(0.85μm)、n:屈折率)となるように設定されている。

ここで、第1実施形態では、図2に示すように、上部多層反射膜4を構成する20層の低屈折率層4aのうち、発光層3の上面に接している低屈折率層4aは、発光部3aの一部に対応する領域(第1領域)と発光部3aの一部に対応する領域以外の領域(第2領域)とで異なる厚みを有している。具体的には、発光層3の上面に接している低屈折率層4aの発光部3aの一部に対応する領域(第1領域)の厚みは、約71.3nm(λ/4n)であり、発光部3aの一部に対応する領域以外の領域(第2領域)の厚みは、約35.65nmである。このため、発光層3の上面に接している低屈折率層4aは、発光部3aの一部に対応する領域(第1領域)に凸部4cを有するように形成されている。この凸部4cは、約35.65nmの突出高さh1を有するとともに、凸部4cの平面形状は、図3に示すように、長方形状に形成されている。また、図2に示すように、発光層3の上面に接している低屈折率層4aよりも上方に形成された低屈折率層4aおよび高屈折率層4bは、凸部4cの突出高さh1(約35.65nm)分だけ上方に突出している。

そして、上部多層反射膜4上には、下層から上層に向かって、約0.1μmの厚みを有するCr層と、約1.0μmの厚みを有するAu層とからなるp側電極6が形成されている。このp側電極6の発光部3aに対応する領域には、図1に示すような円形状の開口部6aが形成されている。また、n型GaAs基板1の裏面上には、n型GaAs基板1に近い方から順に、約0.2μmの厚みを有するAuGe層と、約0.01μmの厚みを有するNi層と、約0.6μmの厚みを有するAu層とからなるn側電極7が形成されている。

第1実施形態では、上記のように、発光層3の上面に接している上部多層反射膜4を構成する低屈折率層4aの厚みを、発光部3aの一部に対応する領域(約71.3nm(λ/4n))と発光部3aの一部に対応する領域以外の領域(約35.65nm)とで異ならせることによって、発光部3aの一部に対応する領域(第1領域)と発光部3aの一部に対応する領域以外の領域(第2領域)とで反射率に差が生じるので、実質的にλ/4nの厚みを有する反射率の高い発光部3aの一部に対応する領域(第1領域)でのみレーザ光が発振される。また、第1実施形態では、発光層3の上面に接している低屈折率層4aの発光部3aの一部に対応する領域に位置する凸部4cの平面形状を、長方形状にすることによって、長方形状の凸部4cの長手方向に平行な偏波方向を有するレーザ光を出射させることができる。このため、レーザ光の偏波方向を制御するためのポスト形状の多層反射膜を形成する必要がないので、素子の表面の発光部3aの一部に対応する領域の突出量を、凸部4cの突出高さh1(約35.65nm)分に抑えることができる。その結果、後の集積プロセスが困難になることがないので、集積性が低下するのを抑制することができる。また、多層反射膜全体をポスト形状に加工する必要がないので、製造プロセスを簡略化することができる。

また、第1実施形態では、発光部3aの一部に対応する領域と発光部3aの一部に対応する領域以外の領域とで異なる厚みを有する低屈折率層4aを、発光層3の上面に接するように設けることによって、発光層3の上面近傍でレーザ光の偏波方向を制御することができる。これにより、出射されるレーザ光の偏波方向を良好に制御することができる。

また、第1実施形態では、上記のように、発光層3の上方に位置する上部多層反射膜4を、発光部3aの一部に対応する領域と発光部3aの一部に対応する領域以外の領域とで厚みを異ならせるための凸部4cが形成された低屈折率層4aを含むように形成することによって、上部多層反射膜4の発光部3aの一部に対応する領域が、凸部4cの突出高さh1(約35.65nm)分だけ上方に突出したとしても、発光層3の発光部3aの一部が上方に突出することがない。これにより、発光層3に段差が形成されるのを防止することができるので、発光層3の発光特性が低下するのを防止することができる。

また、第1実施形態では、上記のように、下部多層反射膜2および上部多層反射膜4を構成するすべての層(高屈折率層2a、低屈折率層2b、低屈折率層4aおよび高屈折率層4b)の発光部3aの一部に対応する領域の厚みを、実質的にλ/4nにすることによって、下部多層反射膜2および上部多層反射膜4の発光部3aの一部に対応する領域における反射率を高くすることができる。

また、第1実施形態では、上記のように、平面的に見て、発光層3の発光部3aの一部を囲むように、高抵抗領域5を形成することによって、高抵抗領域5には電流がほとんど流れないので、発光層3に注入される電流の幅を絞ることができる。これにより、しきい値電流が増大するのを抑制することができるので、低しきい値でレーザ光を発振させることができる。

図4〜図8は、図1および図2に示した第1実施形態による面発光型半導体レーザ素子の製造プロセスを説明するための断面図および平面図である。次に、図1〜図8を参照して、第1実施形態による面発光型半導体レーザ素子の製造プロセスについて説明する。

まず、図4に示すように、MOCVD(Metal Organic Chemical Vapor Deposition:有機金属気相堆積)法を用いて、n型GaAs基板1上に、下部多層反射膜2を形成する。具体的には、n型GaAs基板1上に、約59.7nmの厚みを有するn型Al0.12Ga0.88Asからなる20層の高屈折率層2aと、約71.3nmの厚みを有するn型AlAsからなる20層の低屈折率層2bとを交互に成長させる。これにより、20層の高屈折率層2aおよび20層の低屈折率層2bからなる下部多層反射膜2が形成される。

引き続いて、下部多層反射膜2上に、井戸層(図示せず)、障壁層(図示せず)および光ガイド層(図示せず)からなる3重量子井戸構造を有する発光層3を形成する。なお、井戸層を形成する際には、約8nmの厚みを有するGaAs層を成長させるとともに、障壁層を形成する際には、約10nmの厚みを有するAl0.3Ga0.7As層を成長させる。これにより、井戸層と障壁層とからなる活性層が形成される。また、光ガイド層を形成する際には、約100nmの厚みを有するAl0.3Ga0.7As層を成長させる。この後、発光層3上に、上部多層反射膜4(図1参照)を構成する約71.3nmの厚みを有するp型AlAsからなる低屈折率層4aを1層成長させる。

次に、第1実施形態では、図5および図6に示すように、フォトリソグラフィ技術を用いて、低屈折率層4a上の発光部3aの一部に対応する領域に、平面形状が長方形状のフォトレジスト11を形成する。この後、リン酸および過酸化水素水系のエッチング液を用いて、フォトレジスト11をマスクとして、低屈折率層4aをウェットエッチングする。この際、低屈折率層4aの上面から約35.65nmの深さまでをエッチングする。これにより、図7に示すように、低屈折率層4aは、発光部3aの一部に対応する領域と発光部3aの一部に対応する領域以外の領域とで異なる厚みを有するように、かつ、発光部3aの一部に対応する領域に凸部4cを有するように形成される。具体的には、低屈折率層4aの発光部3aの一部に対応する領域の厚みが約71.3nm(λ/4n)となり、発光部3aの一部に対応する領域以外の領域の厚みが約35.65nmとなる。また、図3に示したように、低屈折率層4aの凸部4cの平面形状は、長方形状に形成されるとともに、凸部4cの突出高さh1は、約35.65nmとなる。この後、フォトレジスト11を除去する。

次に、図8に示すように、MOCVD法を用いて、発光層3の上面に接する低屈折率層4aを覆うように、約59.7nmの厚みを有するp型Al0.12Ga0.88Asからなる20層の高屈折率層4bと、約71.3nmの厚みを有するp型AlAsからなる19層の低屈折率層4aとを交互に成長させる。この際、発光層3の上面に接している低屈折率層4aよりも上方に形成される低屈折率層4aおよび高屈折率層4bは、発光部3aの一部に対応する領域が、凸部4cの突出高さh1(約35.65nm)分だけ上方に突出するように形成される。ここで、MOCVD法を用いて、凸部4cを有する低屈折率層4a上に高屈折率層4bおよび低屈折率層4aを成長させる場合の原料ガスの流動は、凹状の領域を含む層上に高屈折率層4bおよび低屈折率層4aを成長させる場合の原料ガスの流動よりも安定化するので、実質的にλ/4nの厚みを有する反射率の高い低屈折率層4aの凸部4cに対応する領域上に位置する高屈折率層4bおよび低屈折率層4aの厚みを一定にすることができる。その結果、素子特性の低下を抑制することができる。このようにして、20層の低屈折率層4aおよび20層の高屈折率層4bからなる上部多層反射膜4が形成される。

次に、図2に示したように、下部多層反射膜2を構成する20層の低屈折率層2bのうち、発光層3の下面に接している低屈折率層2bに、高抵抗領域5を形成する。具体的には、図3に示したように、平面的に見て、発光層3の発光部3aの一部を囲むように、発光層3の下面に接している低屈折率層2bを選択的に酸化処理する。この際、酸化されない領域が、約8μmの直径を有するように酸化処理する。これにより、酸化処理された領域が高抵抗となるので、発光層3の下面に接している低屈折率層2bに、発光層3の発光部3aの一部を囲むように高抵抗領域5が形成される。

この後、真空蒸着法を用いて、全面を覆うように、下層から上層に向かって、約0.1μmの厚みを有するCr層(図示せず)と、約1.0μmの厚みを有するAu層(図示せず)とを形成した後、発光層3の発光部3aの一部に対応する領域に位置するCr層およびAu層を除去する。これにより、発光層3の発光部3aの一部に対応する領域に、図1に示したような円形状の開口部6aを有するp側電極6が形成される。最後に、真空蒸着法を用いて、n型GaAs基板1の裏面上に、n型GaAs基板1に近い方から順に、約0.2μmの厚みを有するAuGe層と、約0.01μmの厚みを有するNi層と、約0.6μmの厚みを有するAu層とからなるn側電極7を形成する。このようにして、第1実施形態による面発光型半導体レーザ素子が形成される。

(第2参考形態)
図9は、本発明の第2参考形態による面発光型半導体レーザ素子の構造を示した平面図である。図10は、図9に示した第2参考形態による面発光型半導体レーザ素子の70−70線に沿った断面図である。図9および図10を参照して、この第2参考形態では、上記第1実施形態と異なり、下部多層反射膜を構成する高屈折率層の厚みを、発光部の一部に対応する領域と発光部の一部に対応する領域以外の領域とで異ならせる場合の例について説明する。
