【発明の属する技術分野】
本発明は、荷電粒子線露光装置、その露光装置を用いたデバイスの製造方法に関するものである。

【従来の技術】
近年の半導体素子は微細化が進み、その半導体を製造する半導体製造装置、特に半導体露光装置についても微細化加工が可能な装置が必要とされている。
その一方で、半導体素子の生産性、生産効率の向上を図るために、単に露光性能に優れる装置だけではなく、スループットの高い装置が要求されている。
このような微細化に向けて荷電粒子線を使用する露光装置が注目を浴びてきている。このような露光装置において、ウエハ等の基板を保持して位置決めするステージの機能も、微細化、露光性能の向上により一層高精度化することが求められている。

上述の荷電粒子線を使用する露光装置等のステージ装置は、図2に示すように露光空間60内において、ウエハステージ220上にウエハ160を保持するウエハチャック80の他に、荷電粒子線強度、分布等を高精度に測定を行うためのセンサや荷電粒子線の経時変化を測定するためのセンサ等、各種センサ70が搭載され、そのステージ装置が露光装置の定盤上を移動する。このようなウエハステージ上の各種センサ信号の受け渡しは、ウエハステージとこれを支持する定盤等を結ぶケーブル75によって行われている。

ウエハステージ220と定盤等を電気的に接続するケーブル75は、ウエハステージに追従して伸縮するためステージの移動方向によっては湾曲し、あるいは引き伸ばされる等、ケーブルの形状はステージの位置によって変わることになる。ケーブルがステージの移動に悪影響を及ぼさないようにするためには、細く、かつ、やわらかい電線を使用するとともに、露光光を遮らない(けられない)ように配線位置等に関して、細心の注意が必要であった。このような構成としては、例えば、特許文献1に示されるようなものがある。

【発明が解決しようとする課題】
しかし、従来技術の場合、ウエハステージ上のセンサー等を定盤等の電源やコントローラに電気的に接続するケーブルを細く、かつ、やわらかい電線に選定した場合でもステージの移動に伴うケーブルの引き回しによりケーブルのテンション等の影響をステージが受けることになり、ウエハステージの位置決め精度、制御速度等に悪影響を及ぼしていた。その結果、予期しない方向にケーブルが湾曲して露光光を遮ってしまう等のトラブルも発生していた。

また、ステージ装置上の荷電粒子線強度の測定、荷電粒子線分布の測定用のセンサは装置が実素子の露光状態でステージ装置を移動させている時においても、電源が給電されている状態であり、高精度の移動を行っているステージ装置に対して、センサは熱源となり温度的な外乱を与えることとなり、ステージの位置決め精度に悪影響を与え、ステージの位置決め精度の低下による製品の不良を発生させてしまうという問題も発生していた。

また、ケーブル自体に着目すると露光荷電粒子線の漏れ光、拡散した荷電粒子線光によってケーブルの導電性外皮が変質し変質した導電性外皮が剥がれて真空空間に拡散し、ごみとなって真空空間中のウエハ、または荷電粒子線発生部等に付着するという問題も生じる。

また、外皮の変質によりケーブル自体の絶縁不良、また 導電性外皮がはがれた部分に電荷の蓄積が発生し、予期せぬ装置の停止等の原因により装置の生産性の低下を招いてしまうという問題も生じていた。

上述のセンサから発熱する温度の問題や、ケーブル外皮から発生するごみ、電荷の蓄積等の問題を解決するために、カバーによってケーブルを覆うこともできるが、カバーを付加することによって可動部部の重量が増大し高速移動でより大きな駆動力が必要になることから、装置の大型化、複雑化の原因となる。

また、駆動力を変えないで対応した場合、可動部の重量増により慣性力が増加して、ステージの位置決め精度の低下による不良品の発生等の不具合の原因となる。

本発明の目的は、基板に荷電粒子線露光を行う場合にステージに与えられる温度外乱を低減することにある。

【課題を解決するための手段】
上記目的を達成するため、本発明にかかる荷電粒子線露光装置及び、その装置を用いたデバイスの製造方法は、以下の構成を有することを特徴とする。

すなわち、荷電粒子線露光を基板に行う荷電粒子線露光装置は、
前記基板を保持して移動するステージと、
前記ステージが配置され、前記基板ステージに保持された基板に荷電粒子線露光を行う第1の真空空間と、
荷電粒子線の計測を行うセンサーと、
前記第1の真空空間と隣接した第2の真空空間と、
前記第1の真空空間と前記第2の真空空間との間で前記センサーを搬送する搬送手段と、
を有し、
前記搬送手段は、前記基板ステージに保持された基板に荷電粒子線露光を行う場合は、前記第2の真空空間に前記センサーを配置し、荷電粒子線の計測を行う場合は、前記ステージに前記センサーを配置するように、前記センサーを搬送することを特徴とする。

【発明の実施の形態】
以下、図面を参照して本発明の実施形態を詳細に説明する。

<第1実施形態>
図1は本発明の実施形態にかかる電子ビーム露光装置の概略的な構成を示す図である。

第1実施形態では電子ビーム等、イオンビームによる露光装置に適用した場合について説明する。電子ビームをはじめとするイオンビーム露光装置の場合、イオンビームが通過する露光空間6は真空になっている。露光に使用するイオンビームによってその真空度は10〜100倍ほど異なるが、大気開放状態に比べ、露光装置の内部は圧力が非常に低く設定された状態になっている。また、22はウエハを保持して所定の位置に位置決めする移動ステージ、9は露光空間6と、隔離された真空空間である。

電子ビーム露光装置の詳細な構成を図3を用いて説明する。図3に示したように電子ビーム露光装置は、超真空の空間である露光空間6と、その真空度を達成するための真空ポンプ26、その真空ポンプ26と露光空間6を接続している真空ダクト27を持ち、露光空間6には真空用の移動ステージ22、電子レンズ21、ウエハを静電吸着するためのチャック8、そして電子ビームにより露光パターンを描画するウエハ16がチャック8により保持されている。また、真空用の移動ステージ22上には図4に示したように、センサー保持部10が任意の位置に複数個存在している。

説明を図3に戻して、露光空間6に隣接する形で、計測センサー保持空間9が存在している。この計測センサー保持空間9内には搬送ロボット20と、その搬送ロボット20上には搬送ハンド11が存在している。計測センサー保持空間9内の搬送ロボット20と搬送ハンド11は図5に示すように構成されており、リンク機構を構成する搬送アーム77a,77bにより搬送ハンド11は図中R方向に並進運動し、θ方向に旋回運動して搬送ハンド11の向きを変えることができる。また、搬送ロボット20のZ軸方向の駆動により搬送ハンド11は上下方向に位置合わせされる。

更に、計測センサー保持空間9内には、図6(a)に示されるような計測センサー7が設置台に載置されている。図5に詳細が示されているようにセンサー保持台14上には計測センサー7が載置され、計測センサー7の保持部17は勘合機構12と勘合した状態で保持台上に設定される。計測センサー7は真空内で使用することを考慮して、電気回路、及び蓄電池については完全密閉タイプを使用し、真空中における爆発等を防ぐような形となっている。また 計測センサー7は SSDと呼ばれるセンサーや、二次電子検出器等で構成されている。

搬送ロボット20、搬送ハンド11、センサー保持台14、計測センサー7の位置関係はセンサー保持台14に対向するように搬送ロボット20が存在し、搬送ロボット20上には計測センサー7の本体直径の大きさに合った搬送ハンド11が存在している。本実施形態において、搬送ロボット20は、搬送ハンドが半径R方向に駆動する伸縮方向(R方向)と、搬送ハンド11が旋回駆動する方向(θ方向)に移動可能であるアームを持ち、さらにロボット本体が上下方向(Z方向)に移動可能な機構をもっている。R方向、θ方向、Z方向の機構を使用して、計測センサー保持空間9内のセンサー保持台14上にある計測センサー7を、搬送ハンド11が把持して密閉機構である密閉扉23を通して移動ステージ22のセンサー保持部10(図4)へ移動することが可能である。

さらに計測センサー保持空間9と露光空間6の間に存在する密閉タイプの密閉扉23は露光空間6と計測センサー保持空間9の間で圧力差が生じてもそれぞれの空間の気密を保持するような構造になっている。

計測センサー保持空間9においても真空状態になっており計測センサー保持空間9の真空を保持するための真空ポンプ25、真空ポンプ25と計測センサー保持空間9を接続するためのダクト24が存在する。

以上のような構成においてその動作を説明する。動作については、電子ビーム露光装置の場合、その露光空間6の真空度、及びコンタミネーションが問題となってくる。つまり、真空度の高い空間に物体を放置した場合、その物体からアウトガスが発生することによる真空度の低下、真空中への不純物放出、放出したごみ、不純物のウエハ、装置内への付着問題が発生して電子ビームの直進性、電子ビームの拡散等の悪影響を与え不良ウエハの発生につながってしまう。このため本実施形態の場合、このコンタミネーションを減少させる動作も重要な課題となっている。

電子ビーム露光装置の露光動作から補正パラメーター計測動作を行い、そして再度露光動作に移り変わる処理のシーケンスを図3を用いて具体的に説明する。

通常、電子ビーム露光装置における露光動作時において、計測センサー7は計測センサー保持空間9内の保持台14上の計測センサー保持部17に保持されている。計測センサー保持部17において保持されている時、同時に、勘合機構12を通して計測センサー7内の充電池に対して給電が行われる。給電が行われているため、計測センサー7は、その計測している間、単体でケーブルによる給電が無い状態であっても接続がない状態で動作することが可能になっている。電子ビーム露光装置の露光動作が終了して、真空用移動ステージ22上のウエハチャック8からウエハ16が回収されると、装置は補正パラメーター計測動作の準備を行う。

補正パラメーター計測動作の準備として真空用移動ステージ22上に計測センサー7を移動させるため搬送ロボット20は回転動作を行い、保持台14方向にロボット20上の搬送ハンド11を向ける。搬送ロボット20が保持台14方向に向かい、搬送ハンド11を伸ばして搬送ハンド11の先端のくぼみ(図5に示すような凹部)と計測センサー7の本体を勘合させることにより、計測センサー7を搬送ハンド11上に固定する。

搬送ロボット20が計測センサー7を搬送ハンド11に固定すると、搬送ロボット20は上下方向、つまりZ方向に移動して計測センサー7の保持部17を保持台14から抜き取る。計測センサー7の抜き取る動作を行う前、つまり搬送ロボット20が保持台14方向に向いた時、勘合機構12を通じた給電動作が停止し、保持台14上から自由に計測センサー7が取り外されるようになる。

保持台14上から計測センサー7を抜き取り、搬送ロボット20上の搬送ハンド11上に計測センサー7が固定されると、搬送ロボット20は計測センサー7を固定した搬送ハンド11を戻す方向、つまり搬送ハンド11を縮める方向に移動させ、さらに180°回転を行い完全密閉機構である密閉扉23の方向に向きを変える。この動作と並行して、真空用移動ステージ22は複数の計測センサー保持部10からシーケンス上選択された、天板上の計測センサー保持部10に計測センサー7を取り付けやすいように完全密閉機構である密閉扉23の方向に移動する。

さらに、露光空間6の真空度を低下させない目的のため、露光空間6の真空度と計測センサー保持空間9の真空度が等しくなるように、また、計測センサー保持空間9内のコンタミネーション等が露光空間6に拡散しないようにするためにダクト24、真空ポンプ25を動作させて計測センサー保持空間9の真空引きを行う。搬送ロボット20が完全密閉機構である密閉扉23の方向に向きを変え終えて、かつ、真空用移動ステージ22が、完全密閉機構である密閉扉23の方向に移動し、さらに計測センサー保持空間9と露光空間6の真空度が同じになると密閉扉23が開き、露光空間6と計測センサー保持空間9とがつながる。

この時、先に述べたように、計測センサー保持空間9の真空引きを行い、また、真空引きの行為によって、不純物等のコンタミネーションの排除を同時に行っているため、露光空間6の真空度を低下させることなく、さらに露光空間6を不純物等のコンタミネーション付着による汚染させることなく計測センサー7を露光空間6に移動させることができる。

密閉扉23が開き、露光空間6と計測センサー保持空間9がつながると搬送ロボット20は計測センサー7を真空用移動ステージ22上の保持部10に移動させるべく、搬送ハンド11を真空用移動ステージ22方向に向かって伸ばす。搬送ハンド11上の計測センサー7が真空用移動ステージ22上に移動し、平面方向、つまり、X-Y方向で計測センサー7の保持部10の位置と計測センサー7上の保持部14の位置が合うと搬送ロボット20は、Z方向、下方向に駆動し真空用移動ステージ22上の保持部10に計測センサー7の保持部14を挿入する。

計測センサー7が真空用移動ステージ22上の保持部10に固定されると、搬送ロボット20上の搬送ハンド11は計測センサー7の固定された状態をはずし、真空用移動ステージ22から離れる方向、すなわち、搬送ハンド11を縮める方向に移動する。搬送ロボット20上の搬送ハンド11が縮んだ状態になり完全密閉機構である密閉扉23と干渉関係がない状態になると密閉扉23は、その扉を閉じて露光空間6と計測センサー保持空間9を分離する。

本実施形態では計測センサー7を真空用移動ステージ22上に移動させた後に搬送ロボット20の搬送ハンド11を縮める動作、搬送ハンド11を縮めた後に完全密閉機構である密閉扉23を閉じる動作を行っているが、計測センサー保持空間9の空間容量が小さく、かつ、搬送ロボット20上の搬送ハンド11を伸ばした状態での位置が真空用移動ステージ22のその後の動作範囲と干渉しない位置であれば、計測センサー7の回収時間短縮のために密閉扉23を開いたままで搬送ハンド11を伸ばしたまま移動ステージ4を移動させ計測動作を実行することも可能である。

また真空用移動ステージ22の移動範囲と干渉位置関係にある場合、干渉関係を逃げるための最小の動作、たとえば、Z方向の上方向の移動のみ、または、搬送ハンド11を干渉関係がなくなる位置まで後退させ、完全に縮んだ位置と完全に伸びた位置の中間位置において待機して、真空用移動ステージ22を移動させ計測動作を実行することも可能である。

計測センサー7が真空用移動ステージ22上の保持部10に固定され、搬送ロボット20の搬送ハンド11が真空用移動ステージ22の移動範囲と干渉関係が無い位置に移動すると、真空用移動ステージ22は計測シーケンスに従い電子レンズ21下の決められた位置に計測センサー7が位置するように移動して位置決めを行う。計測動作が開始されると、電子ビーム露光装置の電子源である電子銃(不図示)等のユニット動作に同期して真空用移動ステージ22を移動させ電子レンズ21下の電子ビーム強度を測定する。

このとき、計測センサー7内において、計測のための回路は計測センサー7内部の蓄電池で動作しており、特に給電を行うためのケーブル等を持つことなく計測動作を実行することができる。また、実際に計測を行った後の計測データは計測センサー7内の内部に構成されているメモリー素子に記憶されるため、計測データを電子ビーム露光装置本体に転送するための電気信号線が不要となる。

本実施形態では、計測データを計測センサー7の内部に存在するメモリー素子に記憶しているが、記憶と言う点では半導体素子に限らず磁気記憶器のようなものを使用し、かつ、計測センサー7自体を磁気シールドしても本機能は満足する。

さらに、計測センサー7内に計測データを記憶するのではなく、計測データを無線の方式、たとえば赤外線通信、または、変調された電波によるアナログ通信、デジタル通信を使用して計測動作と並行した動作で、または計測動作後、そのデータの圧縮等を行い順次に電子ビーム露光装置本体に送信することによって本機能を満足することも可能である。

さらに、言うまでもなく、無線電波を使用した場合、お互い隣り合う電子ビーム装置間で行うデータ転送を異なる周波数を使用して通信し、最悪、計測のタイミングが合ったとしても、お互いに干渉すること無くデータの受け渡しが行われるようになっている。

計測センサー7をその保持部10に搭載した真空用移動ステージ22が電子レンズ21下で事前に決められた一連の駆動を行い補正パラメーター計測動作が終了する。

本実施形態では、回収動作を完全密閉機構である密閉扉23が閉じている状態での説明を行う。まず、移動ステージ22が完全密閉機構である密閉扉23の方向に移動する。さらに、計測センサー保持空間9の真空度を確認し、高真空の露光空間6と計測センサー保持空間9の真空度が異なる場合はダクト24及び真空ポンプ23を使用して真空度の調整を行う。真空用移動ステージ22の移動と計測センサー保持空間9の真空引きが終了すると、密閉扉23はその扉を開く動作を行う。密閉扉23が開くと、搬送ロボット20はその搬送ハンド11を真空用移動ステージ22側に伸ばし、真空用移動ステージ22上の計測センサー7を、搬送ハンド11の凹部と勘合させて固定する。計測センサー7が搬送ハンド11上に固定されると搬送ロボット20はそのZ方向の移動機構を使用して上下方向に移動し、真空用移動ステージ22上の計測センサー保持部10から計測センサー7をはずす方向、つまり移動ステージ側の保持部10から計測センサーの保持部14を抜き取るような方向に動作する。

計測センサー7の保持部17と真空用移動ステージ22上の保持部10が離れると搬送ロボット20は搬送ハンド11を縮める方向、つまり真空用移動ステージ22から計測センサー保持空間9側に移動する。搬送ハンド11を縮めると搬送ロボット20は計測センサー7を搬入した時とは逆に180°回転動作して計測センサー保持空間9内の計測センサー保持台14の方向に向きを変える。搬送ロボット20が計測センサー保持空間9内の計測センサー保持台14の方向に向きを変えると完全密閉機構である密閉扉23が閉じる動作を行い、計測センサー保持空間9を露光空間6から切り離し、密閉空間を形成させる。

計測センサー保持空間9において搬送ロボット20はその搬送ハンド11を伸ばし、計測センサー7を計測センサー保持空間9内の計測センサー保持台14に計測センサー保持部17を搬送する。搬送ハンド11が計測センサー7を計測センサー保持台14上に計測センサー保持部17を搬送すると、搬送ロボット20はそのZ方向の駆動機構を使用して下方向に移動し、計測センサー7の保持部17を計測センサー保持空間9内の計測センサー保持部17に勘合させる。計測センサー7の保持部17と計測センサー保持空間9内の計測センサー保持台14が勘合すると計測センサー保持空間9内の計測センサー保持部17の底にある勘合機構12により計測センサー7と本電子ビーム露光装置本体が電気的に接続する。勘合機構12の接続として本実施形態では電気信号線、センサー蓄電池に充電を行う電源線で構成されている。計測センサ−7が計測したデータについては前述のように無線で計測データを通信する方法も存在するが、本説明では勘合機構12を使用して計測データを転送する場合について述べる。

勘合機構12を通して計測センサー7内の蓄電池に給電する給電線、計測センサー7内に蓄えた計測データを電子ビーム露光装置本体に転送するための信号線が電気的接続されると、
1)次回の計測のために給電線を用いて計測センサー7は充電される。

2)計測動作後の計測センサー7内に蓄えられたデータは電子ビーム装置本体上に転送される。

データ転送と、充電動作の2つの動作が並列して行われ、電子ビーム露光装置上に計測データ-が転送されることになる。本実施形態では次の電子ビーム露光装置のシーケンスによるが、計測データを本電子ビーム露光装置内に取り込み、その計測データを処理した後に露光動作に移っている。ただ、装置シーケンスによっては露光動作と並行して計測データを取り込む場合も発生する。

完全密閉機構である密閉扉23が閉じている状態、つまり、高真空の露光空間6と計測センサー保持空間9が分離された状態において、また、電子ビーム露光装置は露光空間6の真空度を確認し、真空度が露光環境と合わない場合には露光空間6のダクト27及び真空ポンプ26を動作させ真空度を適正にした後に露光動作を行う。

電子ビーム露光装置が露光空間6において露光動作を行っている時、計測センサー7は計測データの転送終了後、OFF状態で計測センサー保持空間に保持されている。通常、計測センサー7は微弱な光、またはビーム光を計測するため、そのON状態になってからの出力の経時変化が問題となっている。

計測センサーをON状態にし、その後、一定時間たたないうちに計測動作を行うとセンサー自体の経時変化、ON状態直後のドリフト現象により正確な計測が不可能となってしまう、またこの問題を解決するために、常時ON状態とした場合、計測回路にて常時電力が消費され現在の省エネルギーの流れに反することになり、かつ、この消費された電力が熱源となって計測センサー7から放出される。従来のように常時真空用移動ステージ22上に保持していた場合は、この発熱による露光空間の温度の乱れ、物体に温度を加えることによるアウトガス、コンタミネーションの増大を招き露光動作において、不良品発生の原因となる移動ステージ22の移動量計測誤差の発生、ステージ精度劣化、不純物等によるウエハへのコンタミネーション付着が懸念される。

本実施形態は上述の問題点にも対応し、計測センサー保持空間9と露光空間6を隔離し、また完全密閉機構である密閉扉23を開閉するタイミングから電子ビーム露光装置の補正パラメーター計測動作のタイミングを事前に検知することが可能であるため、補正パラメーター計測動作を行う一定時間前に計測センサー保持空間9内で計測センサー7をON状態にすることが可能になる。

図8は半導体デバイスの全体的な製造プロセスのフローを示す。ステップ1(回路設計)では半導体デバイスの回路設計を行なう。ステップ2(露光制御データ作製)では設計した回路パターンに基づいて露光装置の露光制御データを作製する。一方、ステップ3(ウエハ製造)ではシリコン等の材料を用いてウエハを製造する。ステップ4(ウエハプロセス)は前工程と呼ばれ、上記用意したマスクとウエハを用いて、リソグラフィ技術によってウエハ上に実際の回路を形成する。次のステップ5(組み立て)は後工程と呼ばれ、ステップ4によって作製されたウエハを用いて半導体チップ化する工程であり、アッセンブリ工程(ダイシング、ボンディング)、パッケージング工程(チップ封入)等の組立て工程を含む。ステップ6(検査)ではステップ5で作製された半導体デバイスの動作確認テスト、耐久性テスト等の検査を行なう。こうした工程を経て半導体デバイスが完成し、これを出荷(ステップ7)する。例えば、前工程と後工程はそれぞれ専用の別の工場で行われてもよく、この場合、これらの工場毎に上記説明した遠隔保守システムによって保守がなされる。また前工程工場と後工程工場との間でも、インターネットまたは専用線ネットワークを介して生産管理や装置保守のための情報がデータ通信されてもよい。
