本発明は静電チャック(ESC)装置に関し、特に、半導体産業における半導体装置の製造においてプラズマに支援されまたは支援を受けずに化学的または物理的にウェハーを処理するために電極上に半導体ウェハーを静電的に固定するための静電チャック装置に関する。

【従来の技術】
プラズマを用いてまたはプラズマを用いることなく半導体ウェハーを処理することは集積回路製造における必須の工程である。この技術は、しばしば、ウェハーが電極の上に緩い状態で置かれるときウェハーにダメージを与える熱によって制限を受ける。この熱ダメージは、電極がうまく冷却されているとき、そのときでさえ起こり得る。この現象は、ウェハー表面上における高エネルギイオン線束衝撃による異方性エッチングにおいてしばしば観察される。たとえ高エネルギイオン衝撃がない場合であっても、重大なウェハー加熱が、他の理由によって、例えば、プロセスチャンバ内のより高いガス温度や、加熱された反応容器の壁部等からの放射熱等によって、観察される。加熱されたウェハーは化学的なプロセスの大部分を変化させかつそれによって欠点のあるデバイスを生じさせる原因となるので、ウェハーの温度制御は本質的なことである。これは、通常では、温度制御されかつ普通では電極と呼ばれるサセプタの上にウェハーを固定(クランプ)することによって達成される。ウェハーの固定は2つの異なる方法によって行われる。ウェハーが電極上のOリングに対して上面から機械的に押さえられる機械的な固定、および、電極上にウェハーを固定するために静電力を用いる静電的な固定である。現在、機械的な固定は、ウェハーの上面におけるパーティクル汚染が原因で普通には用いられていない。こうして静電的な固定がウェハーを固定することについてより良く最も人気のある方法である。しかしながら、この方法は、同様にまた、現在、改善を必要とするいくつかの技術的な困難性を有している。特に、チャッキング(把持)解除の容易性とウェハー裏面でのパーティクル発生とについては、さらに技術的な発展が必要とされる。これらの問題を図9A,9B,9C,10,11を参照して説明する。

静電チャック(ESC)は、ユニポーラ型ESCとバイポーラ型ESCと呼ばれる2つのタイプがある。ユニポーラ型ESCの動作はウェハー表面の全面に渡りプラズマを必要とする。当該プラズマは静電力を発生させるため必要な電気的接続を作る。しかしながら、バイポーラ型ESCは、たとえプラズマがなくても動作する。それ故に、ESCは、プラズマ処理および非プラズマ処理の両方において用いることができる。説明を容易にするために、前述の問題を説明することにおいてバイポーラ型ESCの上に配置されたSi(シリコン)ウェハーが考察される。

【発明が解決しようとする課題】
ウェハーチャック解除の問題:
上で説明された構成および静電圧力方程式に基づいてチャック解除問題を説明する。ウェハー58を緩めるまたはチャック解除するために、電極51,52は、スイッチング部55A,56Aを用いて、両方とも最初にDC電圧供給器55,56からの接続関係が解消され、そして接地に接続される。

微視的なスケールにおいてSi(シリコン)ウェハー58の下面および誘電体層53の上面は粗い表面を有している。それ故に、ウェハー58と誘電体層53の間の実際の接触は図11に示されるように数カ所においてのみ生じる。誘電体層53の上面の上にチャージの蓄積が行われることによりウェハー58と金属電極(51,52)の間の電界(E1)は減じられることになる。その代わりに、誘電体層53の上面とシリコンウェハー58の間の電界(E2)は強くなる。こうして、誘電体層53の上面の上に形成された電荷は時間の経過に伴い低下する。このことは、静電力を用いたウェハー固定については何も問題を起こさないとしても、ウェハーの固定解除の動作では問題を生じることになる。何故ならば、金属電極51,52がウェハーの固定解除のため接地(アース)に接続されたとき、誘電体層53の上面の電荷は金属電極51,52に即座に流れ戻ることはない。金属電極51,52の電荷の再流(re-flow)は、誘電体層53の電気的抵抗性に依存して変化する。金属電極51,52への電荷の再流を容易化するため、誘電体層53はその電気的抵抗を小さくするように不純物がドープされている。しかしながら、金属電極への電荷の再流で、誘電体層53内の電界は弱められ、こうして電荷の再流は同様にまた時間の経過と共に次第にゆっくりとなる。こうして電荷の再流プロセスによる誘電体53の完全な中性化はかなりの時間を必要とする。それ故に、ウェハーの迅速なチャック解除は容易に達成することはできない。

パーティクル発生の問題:
先にも説明され、かつ図11にも示されるように、Siウェハー58と誘電体層53はいくつかの点を介してのみ接触する。これらの接触点はSiウェハー58と誘電体層53との間に真空(または不活性ガス)のポケット61を形成する。こうして静電力を計算することにおいて、図11において“L”によって示されたウェハーと電極との間の距離は、空気ポケットの平均的な深さである“x”によって置き換えられなければならない。当該距離xはLよりもおよそ三桁の大きさでより小さいものである。新しい距離“x”を方程式(1)に適用すると、新しい静電力を計算する。この力はおよそ金属電極(51,52)の各々とSiウェハー58の間で生成される力よりもおよそ105−106のオーダでより大きな力である。

このことは、ウェハーは基本的にエンボス上で生成された力によってESCの上に固定されるということを指摘している。すなわち、ウェハー58のより小さい表面領域の上に非常に大きな圧力が存在する。結果としてSiウェハー58および/または誘電体層53は摩擦によって擦れ、マイクロスケールのパーティクル63の生成という結果をもたらす。これらのパーティクルのいくつかは直接にウェハーの裏面に付着し、他方、残りはエンボス57を介してくぼみ62に落ち、堆積する。このことは図12に示されている。Siウェハーについての繰り返しの処理で、くぼみ62における蓄積されたパーティクルの数が増大し、ウェハーの裏面に付着し始める。ウェハーの裏面へのパーティクルの付着は2つの理由によって起きる。第1の理由はウェハーとパーティクルの間に生成される静電的力のためである。第2の理由はウェハー51と誘電体層53の間のスペースを通しての不活性ガスの急速な流れが原因でパーティクルが浮遊し始めるということである。これらの浮遊するパーティクルはウェハーの裏面に付着し得る。

本発明の目的は、容易にウェハーのチャック解除プロセスを作ることができかつウェハーの裏面上でのパーティクル発生を最少化できる静電チャック装置を提供することにある。

本発明による静電チャック装置は、上記の目的を達成するために、次のように構成される。

本発明の第1の静電チャック装置は、ウェハーを固定するためのユニポーラ型の静電チャック装置であり、表面の縦断面において複数のエンボスを有する金属電極と、複数のエンボスの凸部に形成された誘電体層と、金属電極に設けられ、DC電力供給器を接続するための端部と、金属電極のエンボスを有する表面および端部を除いて金属電極を覆う絶縁物と、を有し、複数のエンボスの凹部には、誘電体層が形成されていないことを特徴とする。

本発明の第2の静電チャック装置は、ウェハーを固定するためのバイポーラ型の静電チャック装置であり、表面の縦断面において複数のエンボスを有し、互いに電気的に絶縁された第1金属電極、および第2金属電極と、複数のエンボスの凸部に形成された誘電体層と、第1金属電極および第2金属電極に設けられ、それぞれ第1DC電力供給器および第2DC電力供給器を接続するための第1端部、および第2端部と、第1および第2の金属電極のエンボスを有する表面、第1端部および第2端部を除いて第1金属電極および第2金属電極を覆う絶縁物と、を有し、複数のエンボスの凹部には、誘導体層が形成されていないことを特徴とする。

【発明の実施の形態】
以下に、添付された図面に従って好ましい発明の実施形態が説明される。実施形態の説明を通して本発明の詳細が明らかにされる。

本発明の第1実施形態は図1A,1Bを参照にして説明される。説明を容易にするために、図1A,1Bではバイポーラ型のESCの構成が考慮され、示されている。図1Aは第1実施形態のESCの側面図を示し、他方、図1Bは図1Aにおいて“B”として符号が付された箇所の拡大された断面図を示す。ESCは金属電極1,2、薄い誘電体層3、および厚い絶縁ケース4とによって構成される。金属電極1,2の上面上には複数のエンボス5がある。通常、エンボス5の断面形状は円形状であり、しかし本発明にとって当該形状は重要な要素ではないので、異なる形状を選択できる。仮にエンボス5の断面形状が円形形状であるときには、その直径は1mmから5mmの範囲にある。たとえ当該直径が重要なことではないとしても、パーティクルの発生を制御することによって、より小さい直径がより良い。エンボス5の高さ(h)は10μmよりもより大きくとられる。この高さは当該発明の望ましい効果を得るために数ミリメータまで増大させても良い。各エンボス5の上面は薄い誘電体層3によってコーティングされている。誘電体層3の厚みは好ましくは1μmよりもより小さく保たれる。当該厚みの減少はチャック解除効率を高める。誘電体層3の電気的抵抗は重要なことではないが、しかしながら、少し不純物をドープする誘電体物質がより利点があるであろう。

次に前述したバイポーラ型のESCの動作が説明される。ウェハークランプ機構については従来技術の箇所で先に詳細に説明されている。このESCにおいても同じ静電力がウェハー13を固定するのに用いられる。金属電極1,2に2つの異なるバイアス電圧を与えられるとき、図2に示されるごとく、電荷が金属電極1,2上とウェハー13の表面上に生成される。2つの静電力(F1,F2)はこの電荷の分布に基づいて発生する。このF1の力は、ウェハー13と、このテキスト(明細書)でくぼち16と呼ばれる金属電極表 面との間に発生する。F2の力はウェハー13と金属エンボス5の上面との間に発生する 。エンボス5の高さ(h)は10μmよりも大きく、かつ誘電体層3の厚み(t)は1μmよりも小さい。それ故に、前に指摘したように、力F1はF2よりもおよそ4桁より小さい。従ってウェハー13は本来的にF2の力でESC上に固定される。

チャック解除の容易さはこの実施形態のESCによって達成される。従来のESCと同様に、電荷の蓄積は金属電極にバイアス電圧が与えられるとき、誘電体層3の上面に起きる。この状態は図3に示される。しかしながら、誘電体層3の厚みは従来のESCのそれに比較しておよそ3桁より小さい。それ故に、金属電極1,2はウェハーのチャック解除のために接地されるとき、蓄積された電荷は電荷再流(re-flow)プロセスによってやがて中性化する。さらに、不純物ドープが行われた誘電体層を用いることによって、チャック解除プロセスはさらに加速される。

発生するパーティクルの減少は、同様にまた、この実施形態のESCによって達成される。このESCにおいて、金属エンボス5上における誘電体層3の厚みは非常に薄い。例えば、当該厚みはおよそ100nmである。それ故に、この薄い誘電体層3を通しての電荷移動に起因する時間経過に伴う静電力の増大は重要な変化を作らない。さらに、誘電体層3が非常に薄いので、薄い誘電体層3の上面への電荷移動は非常に短い時間的周期の範囲内で完結する。それ故に、要求される静電力を生成するために印加が必要な電圧を、より正確に計算することできることになった。さらに、この力はほとんど一定のものであるとして考えることができ、時間経過と共に顕著に増大しない。このことはあまりに強い静電力の発生を防止し、こうしてパーティクルの発生を減少させる。

第1の実施形態のESCにおいてパーティクル汚染を減少させる他の特徴がある。金属電極1,2上に作られたエンボス5は従来のESCのそれらよりもかなり高いものである。もしパーティクルが発生したとすると、パーティクルのより大きな割合のものが金属電極1,2のくぼみ16に堆積する。この条件は図4に示されている。ウェハー裏面へのパーティクル付着の減少は2つの理由によって説明される。第1の理由は、エンボス5の高さはより大きく、例えばおよそ1mmであるので、不活性ガスの乱流によるパーティクルの再付着が減じられるということである。第2の理由は、エンボスの高さに等しい、ウェハー裏面とパーティクルの間のより大きな距離が原因となって、パーティクルとウェハーの裏面の間の静電力が減じられるということである。このことは、静電力によるウェハー裏面へのパーティクル付着を最少化する。これらの両方のプロセスがウェハーの裏面におけるパーティクルの数を最少化するのを助ける。

The present invention relates to an electrostatic chuck (ESC) apparatus, and more particularly to a semiconductor wafer on an electrode for chemically or physically processing a wafer with or without plasma assistance in the manufacture of semiconductor devices in the semiconductor industry. The present invention relates to an electrostatic chuck device for electrostatic fixation.

[Prior art]
Processing semiconductor wafers with or without plasma is an essential step in integrated circuit manufacturing. This technique is often limited by the heat that damages the wafer when it is placed loose on the electrode. This thermal damage can occur even when the electrode is well cooled. This phenomenon is often observed in anisotropic etching due to high energy ion flux bombardment on the wafer surface. Even in the absence of high-energy ion bombardment, significant wafer heating may cause other reasons, such as higher gas temperatures in the process chamber, radiant heat from heated reaction vessel walls, etc. Is observed. Wafer temperature control is essential because heated wafers change the majority of chemical processes and thereby cause defective devices. This is typically accomplished by clamping (clamping) the wafer onto a susceptor that is temperature controlled and commonly referred to as an electrode. Wafer fixation is done in two different ways. Mechanical fixing in which the wafer is mechanically pressed from the upper surface with respect to the O-ring on the electrode, and electrostatic fixing using an electrostatic force to fix the wafer on the electrode. Currently, mechanical fixation is not commonly used due to particle contamination on the top surface of the wafer. Thus, electrostatic fixation is a better and most popular method for fixing wafers. However, this method also has several technical difficulties that currently require improvement. In particular, further technical development is required for ease of chucking (gripping) and generation of particles on the backside of the wafer. These problems will be described with reference to FIGS. 9A, 9B, 9C, 10, and 11. FIG.

There are two types of electrostatic chucks (ESCs) called unipolar ESCs and bipolar ESCs. The operation of the unipolar ESC requires plasma over the entire surface of the wafer. The plasma makes the necessary electrical connections to generate an electrostatic force. However, bipolar ESCs operate even without plasma. Therefore, ESC can be used in both plasma processing and non-plasma processing. For ease of explanation, a Si (silicon) wafer placed on a bipolar ESC is considered in explaining the above-mentioned problem.

In order to achieve the above object, an electrostatic chuck device according to the present invention is configured as follows.

The first electrostatic chuck device of the present invention is a unipolar electrostatic chuck device for fixing a wafer, and is formed on a metal electrode having a plurality of embosses in a longitudinal section of a surface and a plurality of embossed convex portions. A dielectric layer formed on the metal electrode, an end for connecting the DC power supply, and an insulator covering the metal electrode except for the surface and the end having the emboss of the metal electrode. The dielectric layer is not formed in the concave portions of the plurality of embosses.

The second electrostatic chuck device of the present invention is a bipolar electrostatic chuck device for fixing a wafer, and has a plurality of embossments in the longitudinal section of the surface and is electrically insulated from each other. As mentioned above, the electrostatic chuck device according to the present invention for fixing a semiconductor wafer on an electrode is capable of producing embossing on a metal electrode that is significantly taller than that of a conventional ESC, and the top surface of the embossing.
