【発明の属する技術分野】
本発明は、電子デバイスの供給電源や補助電源、及び温度センサや赤外線センサ等として利用可能な素子であって、温接点と冷接点との温度差により発電するゼーベック効果を利用した熱電変換デバイスの製造方法に関するものである。

【従来の技術】
従来より、互いに直列接続した複数の熱電対からなる熱電対群を備えた熱電変換デバイスが提案されている。このような熱電変換デバイスの一例として、例えば、シリコンで形成された基板に対して平行な平行部と、同基板に対して垂直な垂直部とを備えたL字形状をなす複数の熱電対が、互いに直列接続されて設けられている熱電変換デバイスが提案されている(特許文献1参照)。

この熱電変換デバイスを製造するには、先ず、基板上にガラス層を形成し、そのガラス層上に第1端側接点及び第2端側接点を有する複数の熱電対を形成する。そして、前記ガラス層における各熱電対の第1端側接点に対応する部分以外の部分を除去し、各熱電対を片持ち梁状態にする。その後、各熱電対における第1端側接点以外の部分を基板に対して垂直に折り曲げることにより垂直部を形成し、第1端側接点付近の部分を平行部としてそれぞれの熱電対をL字形状とする。これにより、熱電変換デバイスの各熱電対は、平行部側の端部には第1端側接点を備え、垂直部側の端部には第2端側接点を備えた構造とされる。この結果、基板に対して垂直な方向に第1端側接点と第2端側接点との間の距離が確保でき、熱電変換効率のよい熱電変換デバイスが得られる。

【発明が解決しようとする課題】
ところが、上記従来の熱電変換デバイスの製造方法であると、複数の熱電対をひとつずつ折り曲げる作業が必要であり、熱電対が集成して多量に形成される場合には作業が困難であったり、手間や時間がかかったりするため、製造効率が悪いという問題があった。また、個々の熱電対を機械等で把持して折り曲げるため、熱電対の損傷や損壊が起こる場合があるという問題があった。

本発明は上記課題に鑑みなされたものであり、集成された複数の熱電対を、損傷や損壊を発生させることなく容易に短時間で曲げることができる熱電変換デバイスの製造方法を提供することを目的とする。

【課題を解決するための手段】
上記の目的を達成するため、請求項1に記載の熱電変換デバイスの製造方法は、基板上に犠牲層を形成し、この犠牲層上に第1端側接点と第2端側接点とを有する複数の熱電対を形成する熱電対形成工程と、前記犠牲層における前記各熱電対の第1端側接点に対応する部位以外の部位を除去し、前記各熱電対を前記基板上に第1端側接点にて支持させる熱電対支持工程と、前記基板上において予め設定された発泡体配置位置に発泡前の発泡体を配置する配置工程と、前記発泡体を加熱して発泡させることにより前記各熱電対の第2端側接点側を前記基板から離間する方向に直接的又は間接的に変形させる加熱工程とを有し、前記各熱電対の第2端側接点側を前記基板から離間する方向に直接的に変形させる方法は、前記発泡体配置位置は前記基板上において前記各熱電対の第2端側接点側に対応する部分とされるとともに、前記加熱工程において発泡体を前記各熱電対の基板側の面に接触させながら発泡させる方法であり、前記各熱電対の第2端側接点側を前記基板から離間する方向に間接的に変形させる方法は、前記各熱電対の第2端側接点に天板を固定する天板固定工程を有し、前記発泡体配置位置は前記基板上において複数の熱電対が形成されていない部分とされるとともに、前記加熱工程において発泡体を前記天板の基板側の面に接触させながら発泡させる方法であることを特徴とする。

請求項1に記載の熱電変換デバイスの製造方法によれば、基板上において予め設定された発泡体配置位置に発泡前の発泡体を配置して、発泡体を加熱して発泡させることにより各熱電対の第2端側接点を基板から離間する方向に直接的又は間接的に変形させることで、各熱電対を一括して曲げることができる。このため、熱電対をそれぞれ個別に曲げる作業を行う必要がない。また、表面に弾性を有する発泡体を用いれば、熱電対を曲げる際の熱電対の損傷や損壊の発生を抑制することができる。

また、発泡体の種類(発泡倍率)を選択したり、発泡温度や発泡時間を調節したりすることで、各熱電対の曲げ方を調節することが可能であり、各熱電対において第1端側接点と第2端側接点との間の温度差を確保することができる。これにより、効率よく熱電変換を行う熱電変換デバイスを製造することができる。
尚、基板と各熱電対の第2端側接点に対応する部分との間に発泡前の発泡体を配置して、加熱により発泡体を各熱電対の基板側の面に接触させながら発泡させることで、各熱電対の第2端側接点側を基板から離間する方向に直接的に一括して変形させることができる。また、各熱電対は表面に発泡体に接触されながら変形するため、表面に弾性を有する発泡体を用いれば、熱電対を曲げる際の損傷や損壊の発生を抑制することができる。
一方、基板と天板との間において複数の熱電対が形成されていない部分に発泡前の発泡体を配置して、加熱により発泡体を天板の基板側の面に接触させながら発泡させることで、各熱電対の第2端側接点側を基板から離間する方向に間接的に変形させることができる。即ち、各熱電対において、それぞれの第1端側接点は基板に固定され、第2端側接点は天板に固定されているため、発泡体の発泡により基板から天板が基板に対して離間されることで各熱電対が一括して曲がる。また、発泡体の種類(発泡倍率)を選択したり、発泡温度や発泡時間を調節したりすることで、基板と天板との間の離間距離、即ち、各熱電対の曲げ方を調節することが可能である。

請求項2に記載の発明は、請求項1において、前記各熱電対の第2端側接点に天板を固定する天板固定工程と、前記基板上において複数の熱電対が形成されていない部分に発泡前の発泡体を収容する収容凹部を形成する収容凹部形成工程とを有し、前記発泡体配置位置は前記収容凹部であることを特徴とする。

【発明の実施の形態】
〔第1実施形態〕
以下、本発明を具体化した第1実施形態の熱電変換デバイス11の製造方法を、図1乃至図13を参照して説明する。

図1及び図2に示すように、本実施形態の熱電変換デバイス11は、シリコンで平面視長方形状に形成された基板12と、第1端側接点P1と第2端側接点P2とを有する複数の熱電対13と、天板14とを備えている。なお、図1及び図13において金属膜26及び金属膜27に相当する部分には、説明の便宜上、それぞれ斜線を付して図示している。また、図1は、図2において、天板14の下面から下方を見た平面図である。

図1に示すように、各熱電対13は、単層部M1と多層部M2とを備えており、この単層部M1と多層部M2とは基板12上に、熱電対13の配列方向(図中上下方向)に交互に配列されている。単層部M1及び多層部M2のそれぞれの第1端側接点P1は、基板12上に固定されており(図2参照)、隣接する熱電対13の第1端側接点P1と接続されている。つまり、隣接する熱電対13同士の、単層部M1の第1端側接点P1と多層部M2の第1端側接点とが接続されている。このようにして、複数の熱電対13は、基板12上にて直列接続されている。また、各熱電対13において、単層部M1における第1端側接点P1とは反対側の端部と、多層部M2の第1端側接点P1とは反対側の端部とが接続され、この接続点が第2端側接点P2とされている。各熱電対13の第2端側接点P2の上面には、金によりバンプ(接続電極)30がそれぞれ形成されている。

図2に示すように、基板12の上面には、窒化ケイ素(Si3N4)や酸化ケイ素(SiO2)を含む絶縁層20が形成されている。絶縁層20の上面には、熱電対13の数分だけリンガラスからなる熱電対支持部21aが形成されている。各熱電対支持部21aには、各熱電対13の第1端側接点P1が固定されている。即ち、絶縁層20及び熱電対支持部21aを介して、熱電対13の第1端側接点P1が基板12に固定されている。

各熱電対13の単層部M1は、多結晶シリコンで形成された基層25単体で構成され、多層部M2は、基層25と、クロムで形成された金属膜26と、金(Au)で形成された金属膜27とが積層されて構成されている。単層部M1及び多層部M2を構成する基層25は、平面視において、時折分断された蛇行状(図12参照)のパターンで形成されている。そして、基層25上の所定範囲(図1及び図13に示すハッチング部分)に金属膜26が形成され、更に金属膜26上に金属膜27が形成されることにより、単層部M1と多層部M2とが形成されている。

なお、一般的な熱電対は、本来、2種類の材料を接続することにより構成されている。本実施形態の熱電対13は、一方の材料(単層部M1)を多結晶シリコンにて構成し、他方の材料(多層部M2)を多結晶シリコン、クロム及び金にて構成している。この熱電対13に電流を流すと、単層部M1においては多結晶シリコン中を電子が移動し、多層部M2においては多結晶シリコン、クロム及び金のうち最も電気抵抗の小さい金中を電子が移動する。このため、熱電対13は多結晶シリコン(単層部M1)と金(多層部M2)とを組み合わせた熱電対として機能することとなる。

また、絶縁層20の上面には、リンガラスからなる縁支持部21bが形成されており、縁支持部21bの上面にはシリコンからなる縁部25cが形成されている。図1に示すように、縁支持部21bに支持された縁部25cは、絶縁層20の上面において、熱電対13が形成されていない部分に設けられている。縁部25c及び縁支持部21bは、複数列設された熱電対13の隣り合う列において、一方列の第1端側接点P1と他方の列の第2端側接点P2との間に、熱電対13の配列方向(図中上下方向)を長手方向とする平面視長方形状に収容凹部51が形成されるように設けられている。この収容凹部51は、本発明の発泡体配置位置に相当する。

図1及び図2に示すように、基板12(絶縁層20)上における4つの側縁にはそれぞれスペーサ15が固定され、各スペーサ15の上面には天板14が固定されている。天板14には、複数の貫通孔14aが収容凹部51と対応するように適宜配置形成されている。スペーサ15はゴムや樹脂等の電気及び熱の絶縁材料により形成されており、天板14は黒体材料(例えば、酸化コバルト)を混ぜたポリイミド系樹脂により構成されている。各スペーサ15により、基板12と天板14との間隔が一定に保たれる。

図2に示すように、天板14の内面において、各熱電対13のバンプ30に対応する位置には、金(Au)で形成されたランド(接続電極)31がそれぞれ形成されている。各熱電対13は、第2端側接点P2側の部分(以下、「撓み部13a」という)が上方(基板12に対して離れる方向)に向けて湾曲した状態で、前記バンプ30がそれぞれ各ランド31に固定されている。

〔製造方法〕
次に、上記の構成の熱電変換デバイス11の製造方法について説明する。
なお、図3乃至図11においては、熱電変換デバイス11における複数の熱電対13のうち、一つのみを図示している。また、図3乃至図11では、熱電対13の多層部M2を示している。

〔貫通孔形成工程〕
先ず、図3に示すように、天板14における基板12に対向する面に対して、スパッタリング法やメッキ法等により、複数のランド31を形成しておく。天板14には、エッチング等により、適宜の数の貫通孔14aを形成しておく。なお、この貫通孔14aは、熱電変換デバイス11を平面視したときに、基板12上に設けられた収容凹部51に対応する位置であれば、どこに形成してもよい。

〔熱電対形成工程〕
一方、図4に示すように、基板12の上面全体に対して絶縁層20をLPCVD(low pressure chemical vapor deposition)等により形成する。そして、絶縁層20の上面全体に、犠牲層としてのガラス層(リンガラス層)21をAPCVD(atmospheric pressure chemical vapor deposition)等により形成する。更に、ガラス層21上の全面に、多結晶シリコン層をLPCVD等により形成し、フォトエッチング(フォトリソグラフィ)により、蛇行状のパターンの基層25を形成する(図12参照)。このとき、基層25には、熱電対13の配列方向(図12における上下方向)に沿って、基層25を分断するための分断溝28が形成される。この分断溝28により、基層25は、熱電対13における第1端側接点P1に対応する部分である固定部25aと、熱電対13における同固定部25aよりも第2端側接点P2側の部分である持上部25bとに分けられている。また、このとき、縁部25cが形成される。縁部25cは、基板12上において熱電対13が形成されていない部分に設けられる。具体的には、縁部25cは、複数列設された熱電対13の隣り合う列において、一方の列の第1端側接点P1と他方の列の第2端側接点P2との間に、熱電対13の配列方向(図中上下方向)を長手方向とする平面視長方形状の凹部が形成されるように設けられる(図12参照)。

次に、図5に示すように、固定部25a、持上部25b、及びガラス層21に対して、クロムを蒸着した後、この蒸着したクロムをウェットエッチング等を行うことにより、所定範囲(図13におけるハッチング部分)に金属膜26を形成する。この金属膜26は、固定部25a上、持上部25b上、及び分断溝28の上側において固定部25aと持上部25bとを連結するようにそれぞれ形成する。

更に、図6に示すように、金属膜26及びガラス層21の上面に対して、それぞれ金を蒸着した後、この蒸着した金を、ウェットエッチング等を行うことにより、上記金属膜26と同じ所定範囲(図13参照)に金属膜27を形成する。

この結果、ガラス層21の上面には、固定部25a、持上部25b、金属膜26、及び金属膜27からなる複数の熱電対13が構成される。なお、図4乃至図11においては、熱電対13の多層部M2について図示しているが、単層部M1は、分断溝28よりも第2端側接点P2側の部分が、持上部25bのみの構成とされている(図2参照)。因みに、各熱電対13の分断溝28よりも第2端側接点P2側に相当する部分が、前記撓み部13aとされている。なお、このように、基板12上に複数の熱電対13の金属膜26,27が形成された後、縁部25cは、各熱電対13の配列方向を長手方向とする平面視長方形状の枠状となる(図13参照)。

〔天板固定工程〕
次に、図7に示すように、各熱電対13の第2端側接点P2(単層部M1と多層部M2の接続点)の上面に対して、ワイヤボンダー法やメッキ法等により、バンプ30をそれぞれ形成する。そして、熱圧着法により、天板14の各ランド31と、各熱電対13上に形成されたバンプ30とをそれぞれ接着する。

〔熱電対支持工程〕
その後、図8に示すように、天板14の貫通孔14aからガラス層21上面に、フッ酸等の薬剤を滴下し、ガラス層21において、各熱電対13の第1端側接点P1に対応する部位以外の部分を除去(リリース)する。このガラス層21において除去しなかった部位が熱電対支持部21aとなる。この際、単層部M1において、各熱電対13の持上部25bは、金属膜26を介して対応する各固定部25aにそれぞれ支持される。また、多層部M2においては、各熱電対13の持上部25bは、金属膜26,27を介して対応する各固定部25aにそれぞれ支持される(図2参照)。

〔収容凹部形成工程〕
一方、上記熱電対支持工程と同時に、ガラス層21において縁部25cに対応する部位以外の部分を除去(リリース)する。この結果、ガラス層21において除去しなかった部位が縁支持部21bとなる。縁部25cは縁支持部21bに支持される。基板12上に絶縁層20を介して縁部25c及び縁支持部21bに囲まれた発泡体配置位置としての収容凹部51が形成される。

〔配置工程〕
その後、図9に示すように、発泡体としての複数(多数)の発泡粒子H1を、天板14に形成された貫通孔14aを通過させて、収容凹部51に配置させる。このとき、発泡粒子H1は、アルコール等の揮発性溶剤に混入された状態で収容凹部51に注入配置される。このため、発泡粒子H1が、静電気により、例えば天板14の裏側に付着することが抑制される。従って、発泡粒子H1を収容凹部51内に円滑に配置することが可能となる。

なお、発泡粒子H1は、球状の発泡材を、弾性を有する樹脂材料で被覆して形成されたものである。例えば発泡粒子H1として、商品名「ADVANCELL
EM」(積水化学工業株式会社製)が好適に用いられる。

また、発泡粒子H1は、例えばアクリルで形成されており、発泡粒子H1が混入される溶剤にはアクリルを溶解しないものが用いられる。例えば、エタノールやイソプロピルアルコール(IPA)等が好適に用いられる。
