本発明は、オゾンガスを液化することにより濃縮した高濃度オゾンガスを得る液体オゾン製造装置に関するものである。

【従来の技術】
近年、オゾン(元素記号:O3)の利用が、その強い酸化力を利用して上下水処理を始めとして種々の分野で進展している。中でも、半導体素子の製造分野では、Siウエーハ洗浄やTEOS-CVD(Tetra Ethyl Ortho Silicate-Chemical Vapor Deposition)への適用が検討されつつある。

Siウエーハ洗浄は、オゾンガスを純水に溶かしたオゾン水を洗浄液として用いるもので、希ふっ酸水溶液等と併用することでSiウエーハ上の重金属や有機物を除去できることが発表されている。

TEOS-CVDは、半導体素子を多層配線化する際の層間絶縁膜の形成に用いられ、電極によるウエーハ表面の凹凸を絶縁膜で平坦化できることが特長である。このTEOS-CVDにオゾンを添加することによって平坦化の性能が向上することが報告されている。

これらは、10%程度の比較的低濃度のオゾンガスを利用した例であるが、80%以上の比較的高濃度のオゾンガスを利用することで従来のオゾンガス利用では考えられなかった新たな応用の可能性が指摘され始めている。一例を挙げれば、Si半導体の酸化膜形成方法がある(例えば、特許文献1参照)。この方法によれば、従来の熱酸化法では為し得ない比較的低温での酸化膜形成が可能で、亜酸化層や欠陥構造の少ない良質の酸化膜の形成が可能であることなどが紹介されている。

ところで、オゾンガスの生成には一般に無声放電方式が用いられる。これは放電により酸素ガスからオゾンと酸素の混合ガスを発生させるもので、発生効率の限度と爆発の危険性のため、常温常圧下で約10体積%以上のオゾンガスを生成することは困難であった。そこで、発生したオゾンガスを一旦液化貯蔵し、その後に気化させることにより、80%以上の高濃度オゾンガスを生成する方法が紹介されている(例えば、特許文献2参照)。

この方法による液体オゾン製造装置は、図2に示すように、オゾンガス発生装置および排気装置1の部分とオゾンを液化する液体オゾン生成装置2から構成されている。同図において、オゾンガス発生装置では、酸素ボンベ3から圧力調整バルブ4を介して酸素ガスがオゾナイザー5に送られる。オゾナイザー5では酸素ガスは無声放電により酸素にオゾンガスが混合されたオゾン含有酸素ガスとなり、流量を制御するためのマスフローコントローラー6およびオゾン含有ガス中の微粒子を除去するための微粒子除去フィルター7をとおってオゾンガスを液化する液体オゾン生成装置2に導入される。

液体オゾン生成装置2では、図3にその詳細を示すように、オゾンガス発生装置から導入された酸素ガスにオゾンガスが混合されたオゾン含有酸素ガスが、流量調整バルブ8とオゾン含有酸素ガス導入管25を介してオゾンチャンバー9に導入される。オゾンチャンバー9は、あらかじめコンプレッサー21で駆動されている冷凍機20により冷却されているコールドヘッド19に熱的に結合されており、温度センサー24とヒーター23および温度制御装置22により0.1K以内の精度で精密に温度を制御可能であり、80K〜100Kの低温度に保たれている。

オゾンガスの液化の原理は、オゾンと酸素の蒸気圧の差によってオゾンガスだけを液化するものである。例えば、1気圧のもとではオゾンは161Kの沸点であるが、酸素は90Kの沸点を有する。したがって、90K以上161K未満の温度に冷却すれば、オゾンは大部分が液体、酸素は大部分が気体状態となるのでオゾンだけを液体として分離できる。実際には高濃度オゾンの爆発性に対する安全上から減圧条件で取り扱うので、その際の温度と圧力条件下でのオゾンと酸素の蒸気圧の差で分離条件が決まる。例えば、温度90Kで圧力10mmHg(=13.3hPa)の場合を考えると、90Kではオゾンの蒸気圧はほぼ0mmHg(=0Pa)だが、酸素は約690mmHg(=918hPa)となりオゾンだけがこの条件下で液化される。

このように、オゾンチャンバー9では、冷却された温度でのオゾンと酸素の蒸気圧の差によってオゾンガスだけを液化する。オゾンガスを液化する時は、オゾンガス利用装置としての酸化処理容器16との間のバルブ15を閉じ、オゾンキラー11につながるバルブ10を開いた状態とする。オゾンチャンバー9に接続されたオゾン排出管26とバルブ10を通った液化されない酸素ガスは、若干残留するオゾンガスを外部へ排出させないよう加熱して酸素に変えるオゾンキラー11に導入され、オゾンキラー11で加熱された酸素ガスを冷却するためのガス冷却器12と、真空ポンプ14からの炭化物などによるオゾンチャンバーへの汚染や混入を防ぐための液体窒素トラップ13を経て真空ポンプ14により外部へ排出される。

【発明が解決しようとする課題】
上記のオゾンチャンバー9に供給されるオゾン含有酸素ガスは、コールドヘッド19により90Kに冷却されたオゾンチャンバー9内で冷却され、蒸気圧の差を利用してオゾンガスのみが液化される。ここで、オゾンガスは、異常なオゾンオゾン蒸発が起きた場合などに、爆発に至る危険性を有している。

オゾンガスの爆発は、オゾンガスが急激な反応を起こして酸素に分解する現象である。オゾンの分解反応は次の2式で表される。

以上の反応が急激に起こり、結果的に爆発に至る。式2の発熱の一部は式1の反応を起こすために一部消費されるとしても、94−24=60kcalの発熱が、つまりオゾンガス1mol当たり30kcalが発生することになる。酸素ガスの熱容量は7cal/molなので、オゾンガスは約1.5倍の酸素ガスに分解し、分解した酸素ガスは60kcal/(7/3)=2857kcalを発熱し、温度が急激に上昇する。これによりガスの体積が急激に膨張し、爆発現象を引き起こすものと考えられる。

このオゾンガスの爆発が前記の液体オゾン生成装置のチャンバー内で発生した場合、チャンバー下部に生成蓄積された液体オゾンもまた爆発反応を起こす。これは、液体オゾンの蒸発熱がわずか130cal/ccしか無いため、オゾンガスの爆発で発生した熱により液体オゾンが一気にオゾンガスとなり、上記の爆発的な反応を引き起こすものと考えられる。

以上のようなオゾン爆発を回避するには、オゾンが熱的に酸素に分解する確率が非常に小さくなる100K以下の低温にしておけばよい。

しかし、オゾンチャンバーを上記の温度条件下にしておいたとしても、
(a)局所的な加熱や急激な温度上昇などの熱の侵入、
(b)機械的な振動や衝撃

これらのオゾン爆発を誘引する状況を回避するため、(a)についてはオゾンを熱的に十分遮断し、(b)についてはオゾン生成装置の運転時に機械的な振動や衝撃が加わらないようにしている。また、(c)については触媒作用の原因となる微粒子がオゾンに混入しないように、液体オゾン生成装置の組み立てにあたっては十分な注意をはらい、配管等の部品は劣化が生じる寿命より前に交換を行うようにし、オゾン原料には高純度の酸素ガスを用いるなどの対応を行ったうえで、さらにオゾン含有酸素ガスの供給経路には微粒子を除去するためのフィルタ7を設けている。

しかしながら、予測し得ない何らかの原因により、オゾンチャンバー9内に塵などの微粒子が混入する可能性は否定できない。そして、このような状況下においても、微粒子自体も90K程度に十分に冷却されている状態であればオゾン爆発については回避されることから、微粒子を含んだ液体オゾンをそのまま昇温させて高濃度オゾンガス化し、酸化処理容器16側に導入してしまうことも考えられ、例えば半導体の酸化処理工程などでは、不純物混入によるリーク電流の問題など、酸化膜の信頼性が著しく低下するという問題がある。

また、液体オゾンの生成に並行して行われるオゾン排気時において、真空ポンプ14の不具合などの原因で排気中のオゾンガスがオゾンチャンバー9側に逆流した場合、オゾンキラー11やそれらの配管からの微粒子がオゾンチャンバー9内に侵入し、オゾン爆発を誘引してしまう恐れも考えられる。

本発明は、オゾンチャンバー内の微粒子の存在がオゾン爆発やオゾンガス利用装置での弊害原因となることに着目してなされたもので、オゾンチャンバーに対するオゾン含有酸素ガスの導入経路に設けられる微粒子除去用フィルタに加えて、オゾンガスの供給・排気経路になる、高濃度オゾンガス供給経路とオゾンガス排気経路の一部または全部の経路に不純物の微粒子を除去するフィルタを介在させたもので、以下の構成を特徴とする。

(1)オゾナイザーにより酸素ガスを酸素にオゾンガスが混合されたオゾン含有酸素ガスとし、このオゾン含有酸素ガスを微粒子除去用フィルタを通してオゾンチャンバー内に導入し、該導入後に前記オゾンチャンバー内を冷却することによりオゾン含有酸素ガスを液化し、前記オゾンチャンバー内で液化されなかったオゾンガス/酸素ガスをオゾンキラーに導入して排気し、前記オゾンチャンバー内の昇温によって液体オゾンを高濃度オゾンガス化して酸化処理容器内に供給する液体オゾン製造装置において、
前記オゾンチャンバーから前記酸化処理容器への高濃度オゾンガスの供給経路に、微粒子除去用フィルタを設けたことを特徴とする。
