【発明の属する技術分野】
本発明は、試料にX線を照射しこの試料を透過するX線を撮像することで当該試料に対するX線検査を行うX線検査装置に関するものである。

【従来の技術】
例えば試料の非破壊検査を行う装置として、マイクロフォーカスX線管(X線源)を有するX線検査装置が知られている。このマイクロフォーカスX線管は、X線出射窓を有し内部が真空封止された筐体を備えると共に、この筐体内に、電子を発生・放出する電子銃と、この電子銃からの電子ビームと上記X線出射窓の各々に対して斜めに形成されたターゲット面を有するターゲット(反射型ターゲット)と、を備え、電子銃からの電子ビームがターゲット面に衝突することでX線が発生し、このX線がX線出射窓を介して外部に出射される構成になされている。このマイクロフォーカスX線管を有するX線検査装置では、X線出射窓に対向して被検物としての試料が配置され、この試料を透過するX線をX線カメラ(X線撮像装置)により撮像することで、X線による試料の非破壊検査が実施される。

また、このX線検査装置はさらに、試料を保持する試料保持手段及びX線カメラを、X線出射窓に対して接離する方向に移動可能とする試料保持移動手段及びX線カメラ移動手段(X線撮像装置移動手段)を各々備え、試料保持移動手段による試料の移動やX線カメラ移動手段によるX線カメラの移動により、X線カメラにより撮像される試料の映像を拡大または縮小する構成になされている。

【発明が解決しようとする課題】
ところで、最近においては、X線撮影装置では、種々の研究が進められている。

そこで、本発明は、従来とは別な新規構成のX線検査装置を提供することを目的とする。

【課題を解決するための手段】
本発明のX線発生装置は、電子ビームをターゲットに衝突させることでX線を発生させこのX線をX線出射窓を介して出射するX線源と、ターゲットに向かう電子ビームを偏向可能とする電子ビーム偏向手段と、ターゲットの劣化を判定する劣化判定手段及び電子ビームの偏向量が予め記憶された記憶手段を含み、ターゲットの劣化を判定すると電子ビーム偏向手段を制御し、記憶された偏向量に基づいて前記電子ビームがターゲットの未衝突の位置に入射するように電子ビームを偏向させるコントローラと、を具備することを特徴としている。

このような本発明に係るX線検査装置によれば、X線源において、電子ビームがターゲットに衝突することでX線が発生しこのX線はX線出射窓を介して出射される。そしてターゲットの当該衝突位置への電子ビームの衝突により、ターゲットの当該位置が劣化する。このとき、劣化判定手段によってこのターゲットの劣化が判定されると、コントローラにより電子ビーム偏向手段が制御され、ターゲットに向かう電子ビームが予め記憶された偏向量で偏向され、電子ビームのターゲットに対する衝突位置が劣化位置から未衝突位置に移動される。

ここで、X線の線量を検出するX線測定器を備え、劣化判定手段は、X線検出器が検出する線量に基づいてターゲットの劣化を判定することを特徴とすることが好ましい。

また、X線が試料に照射されて当該試料を透過したX線を撮像するX線撮像装置を備え、コントローラは、X線撮像装置の出力としての試料映像の暗さに基づいてターゲットの劣化を判定してもよい。これらにより、コントローラで有効に劣化の判定ができる。

また、X線出射窓を介して出射されたX線により透視される試料を保持すると共に、当該試料を、電子ビームが偏向された時のX線の移動方向に移動可能とする試料保持移動手段を備え、コントローラは、ターゲットの劣化を判定すると、さらに試料保持移動手段を制御して電子ビームの偏向に対応した量に応じて試料をX線の移動方向に移動させることが好ましい。

このX線出射窓を介して出射されたX線は試料保持移動手段に保持された試料を照射し、この試料を透過したX線を撮像することにより、試料に対するX線検査が実施される。ここで、ターゲットの劣化が判定されると、コントローラにより試料保持移動手段が制御され、当該試料保持移動手段により、試料が、電子ビームの偏向に対応した量に応じてX線の移動方向に移動されるため、試料の同一位置がX線により照射可能となり、試料の同一位置を含む鮮明な映像が得られる。

これにより、試料を透過したX線はX線撮像装置により撮像されるが、ターゲットの劣化が判定されると、コントローラによりX線撮像装置移動手段が制御され、当該X線撮像装置移動手段により、X線撮像装置が、電子ビームの偏向に対応した量に応じてX線の移動方向に移動されるため、試料の同一位置がX線により照射可能となり、試料の同一位置の鮮明な映像を撮像できる。

また、電子ビーム偏向手段としては種々考えられるが、例えば、静電偏向電極または電磁偏向電極が採用され得る。静電偏向電極とした場合には、当該静電偏向電極がX線源の内部に配置され得るため、X線源がコンパクト化される。また、電磁偏向コイルとした場合には、当該電磁偏向コイルがX線源の外部に配置され得るため、当該電磁偏向コイルの取付調整等が容易にされる。

【発明の実施の形態】
以下、本発明に係るX線検査装置の好適な実施形態について添付図面を参照しながら説明する。なお、各図において、同一の要素には同一の符号を付し、重複する説明は省略する。

図1は、第1実施形態に係るX線検査装置を示すブロック図であり、本実施形態のX線検査装置は、例えば被検物としての試料1を非破壊検査する場合に用いられるものである。

このX線検査装置は概略、図1に示すように、X線50を発生・出射するマイクロフォーカスX線管(X線源;以下単にX線管と呼ぶ)2と、X線50により透視される試料1を保持すると共に、当該試料1をX線50に対して直交する面内及びX線50に沿う方向に移動可能とする試料用マニピュレータ(試料保持移動手段)3と、試料1を透過するX線50を撮像するX線カメラ(X線撮像装置)4と、このX線カメラ4をX線50に対して直交する面内及びX線50に沿う方向に移動可能とするX線カメラ用マニピュレータ(X線撮像装置移動手段)5と、X線カメラ4で撮像された試料1の映像を映し出す試料モニタ用のモニタ装置6と、試料映像を拡大または縮小すべく上記X線管8内に付設された静電偏向電極(電子ビーム偏向手段)8と、を備える。

X線管2は、図2に示すように、内部が真空封止された筐体9を備え、この筐体9内に、電子を発生・放出する電子銃10と、この電子銃10からの電子ビーム45が衝突することでX線50を発生する反射型ターゲット(陽極)11と、が設置される。

電子銃10は、ヒータにより加熱されて電子45を発生・放出するカソード(不図示)と、このカソードから放出された電子45を加速・集束させる第1、第2グリッド電極10b,10cと、を備える。この電子銃10のカソード、第1、第2グリッド電極10b,10cには、外部に露出するピン10aを介して所定の電圧を各々供給する電子ビームコントローラ20が接続される(図1参照)。この電子ビームコントローラ20は、電子銃10に供給する電圧を制御することで当該電子銃10で発生する電子量を制御する。

電子銃10とターゲット11との間には、図2に示すように、当該ターゲット11に向かう電子45をさらに集束させる集束電極9bが配設され、この集束電極9bの電子路後段には、図2及び図3に示すように、ターゲット11が設置される。このターゲット11は、電子銃10からの電子45をターゲット面11aで受けてX線50を発生させるものであり、当該ターゲット面11aは、入射される電子45と出射されるX線50とが直交する傾斜面にされる。

このターゲット11には、図1に示すように、正の高電圧を供給する高圧電源19が接続され、この高圧電源19には、この高圧電源19の電圧を制御することでターゲット11で発生するX線量を制御するX線コントローラ21が接続される。

筐体9でのX線50の出射先には、図1及び図2に示すように、X線出射窓9aが設けられる。このX線出射窓9aは、ターゲット11で発生したX線50を外部に出射させるための窓であり、例えば、X線透過材であるBe材より成る板体等より構成される。

特に本実施形態においては、上記構成のX線管2に、図2及び図3に示すように、静電偏向電極8が付設される。この静電偏向電極8は、試料映像を拡大または縮小する際や、ターゲット面11aの電子衝突位置が劣化した場合に当該電子衝突位置を移動させる際に利用されるものであり、X線管2内に配置される。

この静電偏向電極8は、図3に示すように、電子ビーム45を囲むように配置された4枚の板状の電極より成り、そのうちの対を成す2枚の電極8a,8bが、電子ビーム45を含む面内でX線出射窓9aに対して接離する方向としての第1方向A(図2における上下方向)に、電子ビーム45を隔てて対向配置され、他の対を成す2枚の電極8c,8dが、当該A方向に直交する方向としての第3方向C(図2における紙面に垂直な方向)に、電子ビーム45を隔てて対向配置される。

このように、静電偏向電極8はX線管2の内部に配設されているため、X線管2がコンパクト化され、省スペース化が図られている。

この静電偏向電極8には、図1に示すように、偏向電極制御回路22が接続される。この偏向電極制御回路22により、静電偏向電極8a,8bによる静電界が制御されると、電子ビーム45が第1方向Aに偏向され、静電偏向電極8c,8dによる静電界が制御されると、電子ビーム45が第3方向Cに偏向される。これらの偏向方向の合成により、電子ビーム45は、第1方向A及び第3方向Cを含む面内の全方向に偏向可能である。また、この静電界の制御により、電子ビーム45の偏向量も制御される。また、通電されない場合には電子ビーム45は直進する。

また、上記試料用マニピュレータ3は公知構造であり、図1に示すように、X線管2のX線出射窓9a近傍に配置される。この試料用マニピュレータ3は、X線出射窓9aに対向配置される試料1をクランパー3aにより保持し、この状態で、当該試料1を、X線50に対して直交する面内で移動する機構、すなわち、図1を参照して説明すれば、電子ビーム45が第1方向Aに偏向された時のX線50の移動方向としての第2方向(図示左右方向)B及び上記第3方向Cに移動する機構を備えると共に、X線出射窓9aに対して接離する方向(X線50に沿う方向)に移動する機構、すなわち上記第1方向Aに移動する機構を備える。そして、この試料用マニピュレータ3には、試料1の移動方向及び移動量を制御する試料移動用駆動回路23が接続される。

X線カメラ4は、試料1の後段に所定距離離間して配置され、X線カメラ用マニピュレータ5により保持される。このX線カメラ用マニピュレータ5は、試料用マニピュレータ3と同様な構成であり、当該X線カメラ4を第1、第2、第3方向A,B,Cに移動する機構を備える。そして、このX線カメラ用マニピュレータ5には、X線カメラ4の移動方向及び移動量を制御するX線カメラ移動用駆動回路24が接続される。

X線カメラ4には、所定の画像処理を施して映像信号として出力する画像処理装置25が接続され、この画像処理装置25に対してモニタ装置6が接続される。このモニタ装置6は、X線カメラ4の出力としての試料映像を映し出すディスプレイ6aと、この試料映像を静電偏向電極8の作用により拡大または縮小する場合の試料映像の拡大率、縮小率を入力するスイッチ6bと、を備える。このモニタ装置6はまた、試料1の所望位置を映し出すべく、試料用マニピュレータ3を駆動して第2及び第3方向B,Cに移動させるスイッチ6cと、試料用マニピュレータ3、X線カメラ用マニピュレータ5を駆動して試料1、X線カメラ4を第1方向Aに移動させることで試料映像を拡大または縮小する場合の試料映像の拡大率、縮小率を入力するスイッチ6dと、を備える。

また、本実施形態のX線検査装置はさらに、モニタ装置6からの信号に応答して、電子ビームコントローラ20、X線コントローラ21、偏向電極制御回路22、試料移動用駆動回路23及びX線カメラ移動用駆動回路24に所定の信号を送出し、試料映像の拡大または縮小を所定に制御すると共に、モニタ装置6のディスプレイ6aで映し出される試料映像の明暗のレベルを常時モニタしこのレベルに応じて所定の制御を行うマイクロコンピュータより成るコントローラ(CPU)7を備える。

このコントローラ7は、常時モニタしている試料映像の明暗のレベルに応じて、ターゲットの劣化を判定するターゲット劣化判定手段7aを備える。この劣化の判定は、例えば、正常時の映像の明るさと現時点でモニタした映像の明るさとを比較し、この比較が所定の許容範囲を越えることで判定する。

コントローラ7はまた、電子ビームコントローラ20に対して、電子銃10で発生する電子量を制御する指令を与える機能を備えると共に、X線コントローラ21に対して、ターゲット11で発生するX線量を制御する指令を与える機能を備え、さらに、偏向電極制御回路22に対して、電子ビーム45の偏向方向及び偏向量を制御する指令を与える機能を備える。この偏向方向及び偏向量の制御指令は、試料映像を拡大または縮小する際に送出され、上述したターゲット11の劣化を判定した場合にも送出される。

コントローラ7はさらにまた、試料移動用駆動回路23に対して、試料1の移動方向及び移動量を制御する指令を与える機能を備えると共に、X線カメラ移動用駆動回路24に対して、X線カメラ4の移動方向及び移動量を制御する指令を送出する機能を備える。この試料1及びX線カメラ4の移動方向及び移動量の制御指令は、試料映像を拡大または縮小する際に送出され、ターゲット11の劣化を判定した場合にも送出される。

このコントローラ7には、後述の処理動作を行うプログラム、各種データテーブル、演算式等を固定データの形で記憶するROM26が入力可能に接続されると共に、演算結果等を一時的に記憶するRAM27が入出力可能に接続される。

次に、このように構成されたX線検査装置の動作について説明する。通常時では、静電偏向電極8はオフ状態にあり、倍率1で動作が行われる。この場合、先ず、第1グリッド電極10bに負の電圧を、第2グリッド電極10cにグランド電位を、ターゲット11に正の高電圧を各々供給し、この状態でヒータを加熱する。すると、カソードから電子45が放出され、この電子45は、第1、第2グリッド電極10b,10cを通過して加速・集束され、さらに集束電極9bを通過してターゲット面11aに集束入射される。この時、前述したように、静電偏向電極8はオフ状態にあるため、電子ビーム45は直進してターゲット面11aに集束入射される。この電子45のターゲット面11aに対する衝突によりX線50が発生し、このX線50は、X線出射窓9aを通してX線管2外へ出射される。

このX線50は、試料用マニピュレータ3に保持された試料1の所定部分を透過し、この透過したX線50をX線カメラ4で撮像することで、ディスプレイ6aに倍率1での試料映像が映し出され、これによりX線検査が実施される。

ここで、試料1の他の部分を検査したい場合には、スイッチ6cにより試料用マニピュレータ3を駆動して、試料1の当該他の部分がX線50上に位置するよう移動させる。

次に、ディスプレイ6aで映し出される試料映像を拡大または縮小する場合について、図4及び図5を参照しながら説明する。先ず、図4に示すステップ1において、試料映像の拡大または縮小を、本実施形態の特徴を成す静電偏向電極8により行うか、従来形式の試料用マニピュレータ3、X線カメラ用マニピュレータ4による試料1、X線カメラ4の第1方向への移動により行うかを判定する。この判定は、試料映像の拡大または縮小の指示がスイッチ6bにより行われたか、スイッチ6dにより行われたかで判定する。

試料映像の拡大または縮小の指示がスイッチ6dにより行われたと判定した場合には、従来方式の処理手順となり、図5に示すステップ9に進み、ステップ9において、拡大の指示か否かを判定し、拡大の指示と判定した場合には、ステップ10に進み、ステップ10において、現時点での試料1の位置を基に当該試料1とX線管2との距離を算出し、この算出値を基に試料1をX線管2に接近できるか否かを判定し、試料1をX線管2に接近できると判定した場合には、ステップ11に進み、ステップ11において、試料用マニピュレータ3を駆動して、試料映像がその拡大率となるように試料1をX線管2に接近する方向に移動する。

一方、ステップ10において、試料1をX線管2に接近できないと判定した場合には、ステップ12に進み、ステップ12において、現時点での試料1の位置を基に当該試料1とX線カメラ4との距離を算出し、この算出値を基にX線カメラ4を試料1から離せるか否かを判定し、X線カメラ4を試料1から離せると判定した場合には、ステップ13に進み、ステップ13において、X線カメラ用マニピュレータ5を駆動して、試料映像がその拡大率となるようにX線カメラ4を試料1から離す方向に移動する。

ここで、試料用マニピュレータ3による試料1の移動量及びX線カメラ用マニピュレータ5によるX線カメラ4の移動量は、指示された拡大率の試料映像となるように拡大率に対応して予めROM26のデータテーブルに記憶されている。

一方、ステップ15において、試料1をX線管2から離せないと判定した場合には、ステップ17に進み、ステップ17において、現時点での試料1の位置を基に当該試料1とX線カメラ4との距離を算出し、この算出値を基にX線カメラ4を試料1に接近できるか否かを判定し、X線カメラ4を試料1に接近できると判定した場合には、ステップ18に進み、ステップ18において、X線カメラ用マニピュレータ5を駆動して、試料映像がその縮小率となるようにX線カメラ4を試料1に接近する方向に移動する。

ここで、試料用マニピュレータ3による試料1の移動量及びX線カメラ用マニピュレータ5によるX線カメラ4の移動量は、拡大率の場合と同様に、指示された縮小率の試料映像となるように縮小率に対応して予めROM26のデータテーブルに記憶されている。

そして、ステップ17において、X線カメラ4を試料1に接近できないと判定した場合には、拡大時の場合と同様にステップ14に進む。

一方、図4に示すステップ1において、試料映像の拡大または縮小の指示がスイッチ6bにより行われたと判定した場合には、本実施形態の特徴を成す静電偏向電極8による新規方式の処理手順となる。この場合には、ステップ2に進み、ステップ2において、拡大の指示か否かを判定し、拡大の指示と判定した場合には、ステップ3に進み、ステップ3において、偏向電極制御回路22の制御により静電偏向電極8a,8bによる静電界を制御して、電子ビーム45を、図2に示すように、第1方向AのX線出射窓9aに接近する側(図示下方側)に偏向させる。この偏向量は、指示された拡大率の試料映像となるように拡大率に対応して予めROM26のデータテーブルに記憶されている。

これにより、電子ビーム45のターゲット面11aに対する衝突位置も同方向側に移動する。この偏向では、電子ビーム45のターゲット面11aに対する衝突位置が第1方向AのX線出射窓9aに接近する側に移動されるため、X線路長が短くなり、従って、試料映像が、指示された倍率で拡大される。

このようにして、電子ビーム45のターゲット面11aに対する衝突位置が第1方向AのX線出射窓9aに接近する側に移動されるが、このままでは試料1に対するX線50の照射位置が第2方向Bの一方側(図1における右側)に移動し同一位置が照射されなくなるため、ステップ4において、試料用マニピュレータ3を駆動して試料1の同一位置が照射されるように試料1を第2方向Bの一方側に移動する。また、このままでは、X線カメラ4にて試料1の同一位置が撮像されなくなるため、ステップ5において、X線カメラ用マニピュレータ5を駆動して試料1の同一位置が撮像されるようにX線カメラ4を第2方向の一方側に移動する。この試料用マニピュレータ3による試料1の拡大時の移動量及びX線カメラ用マニピュレータ5によるX線カメラ4の拡大時の移動量は、上記静電偏向電極8a,8bによる電子ビーム45の偏向量に対応して、予めROM26のデータテーブルに記憶されている。

一方、ステップ2において、拡大の指示ではない、すなわち縮小の指示と判定した場合には、ステップ6に進み、ステップ6において、偏向電極制御回路22の制御により静電偏向電極8a,8bによる静電界を制御して、電子ビーム45を、図2に示すように、第1方向AのX線出射窓9aから離れる側(図示上方側)に偏向させる。この偏向量は、指示された縮小率の試料映像となるように縮小率に対応して予めROM26のデータテーブルに記憶されている。

これにより、電子ビーム45のターゲット面11aに対する衝突位置も同方向側に移動する。この偏向では、電子ビーム45のターゲット面11aに対する衝突位置が第1方向AのX線出射窓9aから離れる側に移動されるため、X線路長が長くなり、従って、試料映像が、指示された倍率で縮小される。

このようにして、電子ビーム45のターゲット面11aに対する衝突位置が第1方向AのX線出射窓9aから離れる側に移動されるが、このままでは試料1に対するX線50の照射位置が第2方向Bの他方側(図1における左側)に移動し同一位置が照射されなくなるため、ステップ7において、試料用マニピュレータ3を駆動して試料1の同一位置が照射されるように試料1を第2方向Bの他方側に移動する。また、このままでは、X線カメラ4にて試料1の同一位置が撮像されなくなるため、ステップ8において、X線カメラ用マニピュレータ5を駆動して試料1の同一位置が撮像されるようにX線カメラ4を第2方向の他方側に移動する。この試料用マニピュレータ3による試料1の縮小時の移動量及びX線カメラ用マニピュレータ5によるX線カメラ4の縮小時の移動量は、上記静電偏向電極8a,8bによる電子ビーム45の偏向量に対応して、予めROM26のデータテーブルに記憶されている。

このように、本実施形態においては、コントローラ7により静電偏向電極8a,8bが制御されて、当該静電偏向電極8a,8bにより、ターゲット11に向かう電子ビーム45が第1方向に偏向され、電子ビーム45のターゲット11に対する衝突位置が第1方向Aに移動されてX線路長が変えられるため、ディスプレイ6aでは、試料1の拡大映像または縮小映像が得られる。この時、コントローラ7により試料用マニピュレータ3が制御され、当該試料用マニピュレータ3により、試料1が、第2方向Bに当該電子ビーム45の第1方向Aへの偏向に対応した量に応じて移動されるため、試料1の同一位置がX線50により照射可能となると共に、コントローラ7よりX線用マニピュレータ5も制御され、当該X線用マニピュレータ5により、X線カメラ4が、電子ビーム45の第1方向Aへの偏向に対応した量に応じて第2方向Bに移動されるため、ディスプレイ6aでは、試料1の同一位置の拡大映像または縮小映像が得られる。
