【発明の属する技術分野】
本発明は、画像に含まれる内容に基づき画像を分類する方法及びその装置に関するもので、特に半導体製造プロセスにおける欠陥のレビューを効率的に行なうのに好適な欠陥画像の分類方法および装置並びに教示用データ作成方法に関する。

【従来の技術】
従来、例えば、半導体ウエハパターンの欠陥属性をその画像により分類する方法としては、特開平8−21803号公報に記載されているようにニューラルネットワークを用いた手法が知られている。この方式では、まず欠陥属性ごとに規範となる「教示用画像データ」とよばれる画像データを用意し、これを用いてニューラルネットワークの学習を実行する。学習は、入力した教示用画像とニューラルネットワークの出力である分類結果の不一致状態を表す誤差値がある一定の値以下に収束するまで、多数回教示用画像を入力し得られた誤差値をニューラルネットワークの重み係数にある手順に従って還元するという手続きを繰り返すことにより実行される。学習の結果得られたューラルネットワークの重み係数データは学習データとして保存される。分類実行時には、この学習データを用いて、入力された欠陥画像の欠陥属性を分類する。

【発明が解決しようとする課題】
上記従来技術の分類方式を用いて、半導体ウエハの製造過程における半導体ウエハパターンの欠陥を分類した場合、学習が分類実行の前に行われているため、教示用画像データをいかに吟味して選定してもその学習時に得られた欠陥属性しか学習データに記録できない。このため、分類実行中に起きる半導体ウエハ製造プロセスの変動に起因して、ある欠陥属性がユーザの定義する属性は同一であっても、欠陥の形状、パターンが学習時と異なってくる場合、ユーザが指示する属性へ分類するようには追従することができない。また、新たに得られた欠陥画像を教師画像データに含め再学習を実行した場合、学習データの変更により従来の分類性能が保証されない。一方で、ニューラルネットワークには学習時に提示されていない入力に対しても、学習時に得られたパターンとの類似性に照らして属性を認識し分類を実行できる汎化能力を備えている。しかしながら、この汎化能力は前述のプロセスの変動に追従するには十分ではなく、また逆にプロセスの変動によって生じる未知の新たな欠陥を学習時に獲得した既知の欠陥属性に分類してしまい、プロセスの新たな問題点を摘出するために重要な手がかりとなる未知欠陥を見逃す危険性を持っているなどの課題があった。

本発明の目的は、上記課題を解決すべく、分類実行中に起こる半導体ウエハ等の製造プロセスの変動により生起する欠陥分類属性と欠陥画像との対応の変化に追従できるようにした半導体ウエハ等上に発生する欠陥の分類方法およびその装置並びに教示用データ作成方法を提供することにある。
また、本発明の他の目的は、プロセスの変動によって生じる未知の新たな欠陥を既に学習した欠陥属性から分別して、ユーザに新規の欠陥属性の発生を通達可能にした欠陥の分類方法およびその装置並びに教示用データ作成方法を提供することにある。

【課題を解決するための手段】
上記目的を達成するために、本発明は、予め複数の教示用欠陥画像に対して、欠陥の種類に対応するカテゴリを付与することによって複数の教示用欠陥画像と欠陥の種類に対応するカテゴリとの対応関係を示す教示用データを学習して取得する学習過程と、被検査対象物を撮像して得られた分類対象欠陥画像に対して、前記学習過程で取得された教示用データを元に分類カテゴリを付与することによって欠陥の種類を分類する分類過程と、該分類過程において分類対象欠陥画像に対して新たな分類カテゴリが付与された場合、該新たな分類カテゴリと該新たな分類カテゴリが付与された分類対象欠陥画像とを元に前記学習過程で取得された教示用データを更新する更新過程とを有することを特徴とする特徴とする欠陥の分類方法である。
また、本発明は、前記欠陥の分類方法の更新過程において、教示用データの更新は追記型であることを特徴とする。
また、本発明は、予め複数の教示用欠陥画像に対して、欠陥の種類に対応するカテゴリを付与することによって複数の教示用欠陥画像と欠陥の種類に対応するカテゴリとの対応関係を示す教示用データを学習して取得する学習過程と、被検査対象物を撮像して得られた分類対象欠陥画像に対して、前記学習過程で取得された教示用データを元に既知の分類カテゴリに分類可能か否かを判断し、分類可能な場合には、前記分類対象欠陥画像に対して既知の分類カテゴリを付与することによって前記欠陥の種類を分類する分類過程と、該分類過程において分類不可能な場合には、分類不可能な分類未知欠陥に関する分類対象欠陥画像を提示する提示過程とを有することを特徴とする特徴とする欠陥の分類方法である。

また、本発明は、画像データの特徴を抽出するために予め設定した複数の特徴量(基準特徴量)、または複数の教示用画像セットから抽出される複数の特徴量(基準特徴量)を用いて、この基準特徴量により形成される多次元の特徴量ベクトル空間を用い、教示用欠陥画像を基準特徴量により特徴量ベクトル空間の1点に教示点座標として対応付け、同様にして複数の教示用欠陥画像を特徴量ベクトル空間に教示点座標として記録し、この教示点座標は特徴量ベクトル空間内の位置情報を持つと同時に、それに対応する画像データが属する欠陥分類属性(分類カテゴリ)も保持する学習過程と、分類対象として入力された分類対象欠陥画像も同様にして基準特徴量により特徴量ベクトル空間に分類対象点(分類対象画像により生成された点)として対応付けし、次に、分類対象点の最近傍にある教示点を探索し、その教示点の保持する欠陥分類属性(分類カテゴリ)を分類対象の欠陥属性とする分類過程とを有する。但し、分類対象点と探索された教示点の関係が予め定められた距離測度に照らし合わせて近傍と判定されない場合は、該分類対象点は属性不明、すなわち未知欠陥として分類する。未知欠陥に対し欠陥分類属性が作業者により提示された場合は、この未知欠陥に対し提示された欠陥分類属性を付す。更に、この分類対象点を学習データとして教示点に追加登録することにより、分類作業に並行して学習も実行可能となる。これにより、半導体ウエハ製造プロセスの変動により生起する欠陥分類属性と欠陥画像の対応の変化に追従可能であり、かつ、プロセスの変動によって生じる未知の新たな欠陥を既に学習した欠陥属性から分別して、ユーザに新規の欠陥属性の発生を通達可能にすることができる。

【発明の実施の形態】
本発明の実施の形態について図面を用いて説明する。
図1は、本発明に係る欠陥分類方法およびその装置が半導体製造プロセスにおいて果たす役割を説明するための図である。半導体製造プロセスは、数百ものプロセス1〜nを経て製造され、完成までに約100日もの期間を要する場合がある。しかし、製品の良否が判明するのは、全てのプロセスが完了したプローブ検査1である。このため、歩留まりを向上するためには途中のプロセスの良否を推定する手段が必須である。このために、例えば、ある製造プロセス工程においてプロセス処理された基板(ウエハ)8に対して外観検査装置2による外観検査が行われ、配線パターンの外観異常からプロセスの良否を判定することが行われている。プロセスの異常が確認された場合、対策を実施する必要があるが、このための情報収集手段として欠陥分類装置3は重要な役割を果たしている。すなわち、外観検査の結果4からは欠陥の場所と数は把握できるが、その欠陥の性質などの情報は得られない。
このため、欠陥分類装置3において、外観検査装置2から得られる欠陥の部位(欠陥の場所)での画像5を取り込み、これを基にして欠陥の種類(異物欠陥なのか、配線パターン欠陥なのか、傷欠陥なのか、その他の欠陥なのか)を分類し、品質管理システム7においてこの分類された情報に基づいて不良モード別の発生頻度6を表示手段を用いて表示させることにより、作業者が対策候補を絞り込み過程9aにおいて対策候補を絞り込むことができる。ところで、製造プロセス工程としては、各種成膜工程、レジスト塗布工程、露光・現像工程、エッチング工程、レジスト剥離工程、および絶縁膜の表面を化学的、機械的に研磨して平坦化する工程などから構成され、様々なプロセス処理装置が設置された製造ラインによって構成されることになる。従って、様々な種類(カテゴリ)の欠陥を発生する様々なプロセス処理装置が存在することになる。

品質管理システム7において、不良モード別の発生頻度6を表示した場合、図1の例では、パターン欠陥に比べ異物の発生頻度が大きいため、異物発生防止対策を行えば良いことが判る。即ち、作業者は、原因推定過程9bにおいて、発生頻度が高い欠陥を優先的に原因推定し、対策過程9cにおいて、該推定された原因を基にプロセス処理を実行するプロセス処理装置に対して対策を施することで、迅速に歩留まり向上が図れる。
このように、本発明に係る欠陥分類装置3は、従来目視で行われていた欠陥分類作業を自動化する装置であり、高い分類性能が要求される。

次に、本発明に係る欠陥分類方法およびその装置の実施の形態について、図2〜図5を用いて説明する。図2は、本発明に係る欠陥分類装置の一実施例を示す構成図である。図3は、図2に示す欠陥分類装置で行う分類手順を説明するための図である。図4は、教示用データ作成手順ならびに画面ならびに教示用データの一実施例である。図5は、学習の原理を説明するための図である。説明は図3の分類手順に従って図2を参照して行う。該当する箇所で図4、および図5を参照する。
欠陥の分類手順は、図3(a)に示す学習課程と図3(b)に示す分類過程に分かれる。

学習課程では、まず、始めに教示用データ作成のための欠陥画像収集ステップ(過程)S31を実施する。即ち、ステップS31において、教示用データを作成するための欠陥画像が収集されて画像記録装置(画像記憶装置)34に格納される。このため、まず、図2に示す基板搬送装置28により、適宜に選ばれた教示用の欠陥が形成された基板8aをステージ31に搭載する。一方、ホストコンピュータ40は、外観検査装置2等で検査されて教示用データの欠陥として選択された教示用の基板8aに対応する欠陥座標情報を上位システムからネットワーク42を経由して受け取る。上位システムとは、歩留り管理システム、製造ライン監視用システム、プロセス管理システムなどの品質管理システムあるいは欠陥を検査する検査装置2などを指す。ホストコンピュータ40は、欠陥座標情報を参照してステージ制御部36に指示を送り、ステージ31を移動して基板8a上の教示用の欠陥を観察位置に移動する。TVカメラ等の撮像装置32は、光学系29を介して得られる教示用データの欠陥を撮像し、撮像された教示用の欠陥画像を画像入力装置33を介して画像記録装置(画像メモリ)34に記録(記憶)させる。以上の処理を、指定された教示用の欠陥について繰り返すことによって、教示用の欠陥画像信号が画像記憶装置34に蓄積されて収集されることになる。なお、教示用の欠陥画像は、半導体製造プロセスで様々なカテゴリで生じた異物、配線パターン欠陥、傷、その他の欠陥を有するウエハ8aを適宜に選べばよい。このように、上記基板8aは、予め教示用データを作成するためのものである。

図4(a)に示す如く、ステップS41において、オペレータ(操作者)がキーボードあるいはマウス等の情報入力手段41を用い欠陥画像i=1を指定操作することにより、ホストコンピュータ40は、ステップS42において、画像記録装置(画像記憶装置)34に記憶された教示用の欠陥画像信号i=1を呼び出して、モニタ38に表示させる。同時に、オペレータは、教示用の欠陥画像を順番に観察していく過程で、類似した欠陥画像を同一カテゴリとして登録すべく、カテゴリと欠陥名(欠陥の種類:異物、パターン欠陥、傷、その他)との対応関係(カテゴリ一覧表)を入力手段41を用いてホストコンピュータ40に入力して記憶装置43に登録する。これによって、ホストコンピュータ40は、モニタ38の画面に、カテゴリと欠陥名との対応関係を示すカテゴリ一覧表32を表示することができる。ステップS43において、オペレータは、図4(b)に示すように、モニタ38の画面に31として表示された教示用欠陥画像i=1を観察し、カテゴリ一覧表(カテゴリと欠陥名との対応関係)32を参照して教示用欠陥画像i=1に対して入力手段41によりカテゴリA(モニタ38の画面における33)を入力して付与することにより、教示用欠陥画像を示す欠陥番号i=1に対してカテゴリAが記憶装置43に記憶される。ステップS44において、画像記録装置34に収集記録されたすべての教示用欠陥について処理が終わるまで、ステップS45において、オペレータが入力手段41を用いて教示用欠陥画像i=i+1の指定操作を繰り返すことにより、ホストコンピュータ40は、ステップS42において、画像記録装置34に記録された教示用欠陥画像信号i=i+1を順次呼び出してモニタ38の画面に表示させることを繰り返すことになる。更に、ステップS43において、オペレータは、順次モニタ38に表示されたカテゴリ一覧表(カテゴリと欠陥名との対応関係)32を参照して順次教示用欠陥画像i=i+1に対して入力手段41によりカテゴリAを入力して付与することにより、カテゴリAが順次教示用欠陥画像を示す欠陥番号i=i+1に対して記憶装置43に記憶されることになる。このように、収集されたすべての欠陥についてカテゴリAが付与されるまで繰り返すことになる。

即ち、図4(b)に示すように、モニタ38の画面には、教示用欠陥画像31とカテゴリ一覧表32とが表示されるので、オペレータは、教示用欠陥画像31を観察しながら、カテゴリ一覧表32から該当するカテゴリ番号を選択してカテゴリ番号入力部33を用いて入力する。ここで、カテゴリとは、欠陥の種類に与えられる番号であり、欠陥の種類に対応して決められるものである。例えば異物は1、パターン欠陥は2のようなものである。オペレータがキーボードあるいはマウス等の情報入力手段41を用いて入力したカテゴリは、ホストコンピュータ40において教示データとして記憶装置43に記憶される。ここで、カテゴリとは予め決められるものではなく、欠陥を順番に観察していく過程で決まることに注意を要する。すなわち、収集した欠陥画像の全体の傾向は未知であるため、順番に欠陥画像iを観察しながら類似した欠陥を同一カテゴリとして登録する必要がある。このため、教示データは矛盾したデータを含みやすい傾向にある。
次に、ステップS33において、画像処理装置35は、各教示用欠陥画像iに対して各種特徴量35の抽出(特徴量の選択も含む。)を行なってホストコンピュータ40に提供し、カテゴリ36と対応させて図4(c)に示す教示用データとして記憶装置43に記憶させる。即ち、画像処理装置35は、画像記録装置34に記憶された各教示用欠陥画像信号iを読み出し、この読み出された各教示用欠陥画像信号iに対して画像処理を実施して各種特徴量を抽出してホストコンピュータ40に提供し、記憶装置43に記憶させる。ここで、欠陥画像の各種特徴量とは、欠陥画像の色情報、濃淡値情報、形状、サイズ等である。例えば、カテゴリ1の異物は暗く、円形に近いが、カテゴリ2のパターン欠陥は周辺パターンと同一色で形状は複雑であり、カテゴリ3の傷は面積が小さいが長さが長い性質、等の特徴がある。そこで、画像処理装置35は、予め決められた種類の特徴量1〜5(図4(c)の例では5通り34)を計算してホストコンピュータ40に提供し、記憶装置43に教示データとして欠陥番号に対応して記憶する。ここで、分類に有効な特徴量は一意に決められないということに注意を要する。欠陥分類装置3が対象とする製品または工程によって欠陥は異なる。このため、考えられる範囲で多数の特徴量(色情報、濃淡値情報、形状、サイズ等)を用意しておき、収集された欠陥の分類に有効な特徴量のみを選択して使用することが行われる。特徴量の選択方法については、後述する。なお、図3(a)に示すステップS33における特徴抽出には、特徴量選択も含まれる。

次に、ステップS34において、ホストコンピュータ40は、ステップS32においてカテゴリAが付与された教示用データを基に学習(分類パラメータ)が行われ、算出された分類パラメータ27を記憶装置43に記憶させる。図5(a)(b)は学習の原理を説明する図である。図5(a)はステップS32においてカテゴリAが付与された教示用データを特徴量空間にプロットした図である。ここで、×印のプロット点37はカテゴリ1であり、□印のプロット点38はカテゴリ2であり、c1は特徴量1、c2は特徴量2の値を示す軸である。ホストコンピュータ40において行う学習とは、ステップS32において付与されたカテゴリ間の判別関数を計算することを意味し、この判別関数(定義するパラメータ)を分類パラメータと呼び、学習の結果として取得されるデータを学習データと呼ぶことにする。分類パラメータは学習データとして保存されるものである。判別関数を図示すると、図5(b)に示す41がカテゴリ間の境界となる。判別関数の算出方法は多くの手法が知られているが、本明細書においては代表的手法である判別分析を例にこの判別関数について説明する。以後、判別分析を例に説明を進めるが、本発明においては他の手法においても同様に成り立つ。
次に、複数の特徴量を基にして分類パラメータ27であるカテゴリ間の判別関数を算出する方法である判別分析について、図5(b)を用いて説明する。同図において、点42はカテゴリ1の重心、点43はカテゴリ2の重心、楕円44は重心からの距離が等しい点の集まりを表す。ここで距離とは特徴空間におけるユークリッド距離を、教示用データの分散で基準化したマハラノビス距離と呼ばれるものである。境界線41はカテゴリ1およびカテゴリ2の重心から等距離にある点の集合である。未知の点45(欠陥分類を行なう検出欠陥に対応)に対する判別関数は次に示す(数1)式で与えられる。

次に、本発明に係る実際に所望のプロセス処理工程に設置されたプロセス処理装置によってプロセス処理された被検査対象基板(ウエハ)8に対して基板単位またはロット単位で抜き取られて外観検査装置2で検査され、該外観検査装置2で欠陥と判定された基板単位またはロット単位での被検査対象基板に対して欠陥分類装置3において実行する図3(b)に示す分類過程について説明する。
図3(b)に示す分類過程では、ステップS35において、実際に所望のプロセス処理工程に設置されたプロセス処理装置によってプロセス処理された被検査対象基板(ウエハ)8に対して基板単位またはロット単位で抜き取られて外観検査装置2で検査され、該外観検査装置2で欠陥と判定された基板単位またはロット単位での被検査対象基板の欠陥画像が収集されて画像記録装置(画像記憶装置)34に格納される。即ち、まず、図2に示す如く、基板搬送制御部37で制御される基板搬送装置28により、外観検査装置2で欠陥と判定された基板単位またはロット単位での被検査対象基板8をステージ31に搭載する。一方、ホストコンピュータ40は、外観検査装置2等で基板単位またはロット単位で検査されて欠陥が存在する被検査対象基板8に対応する欠陥座標情報を上位システムからネットワーク42を経由して受け取る。上位システムとは、歩留り管理システム、製造ライン監視用システム、プロセス管理システムなどの品質管理システムあるいは欠陥を検査する検査装置2などを指す。ホストコンピュータ40は、受け取られた欠陥座標情報を参照してステージ制御部36に指示を送り、ステージ31を移動して被検査対象基板8上の欠陥を観察位置に移動する。そして、TVカメラ等の撮像装置32は、光学系29を介して得られる欠陥の画像を撮像し、撮像された欠陥の画像信号を画像入力装置33を介して画像記録装置(画像メモリ)34に記録(記憶)させる。以上の処理を、外観検査装置2によって検査された欠陥について繰り返すことによって、カテゴリを分類するための欠陥画像信号が分類対象の欠陥番号に対応させて画像記憶装置34に蓄積されて、分類対象の欠陥画像信号が収集されることになる。

次に、ステップS36において、画像処理装置35は、分類対象の欠陥画像に対して各種特徴量の抽出(特徴量選択も含む。)を行ってホストコンピュータ40に提供し、記憶装置43に記憶させる。即ち、画像処理装置35は、画像記録装置34に分類対象の欠陥番号に対応させて記憶された分類対象の欠陥画像信号を読み出し、この読み出された各欠陥画像信号に対して画像処理を実施して欠陥画像の各種特徴量(分類データと称する。)を抽出してホストコンピュータ40に提供し、記憶装置43に記憶させる。ここで、欠陥画像の各種特徴量とは、欠陥画像の色情報、濃淡値情報、形状、サイズ等である。上記記憶装置43に記憶させた分類データは、図4(c)に示す教示用データと同様な内容であるが、カテゴリ欄36は空欄となっている。
そこで、ホストコンピュータ40は、ステップS37において、上記記憶装置43に記憶された各欠陥ごとの分類データ(各種特徴量)と、学習過程で算出されて上記記憶装置43に記憶された分類パラメータ(特徴量空間におけるカテゴリ間の判別関数)27で示される教示用データとを用いてカテゴリ(欠陥の種類に対応する。)を推定する分類演算を行って分類カテゴリB30を推定し、この推定された分類カテゴリB(欠陥の種類に対応する。)30を上記分類対象の欠陥番号に対応させて記憶装置43に記憶させる。
このように、記憶された分類カテゴリB30は、ネットワーク42を経由して上位システムである品質管理システム7に転送され、図1に示すような不良モード(欠陥の種類に対応する分類カテゴリB)について表示され、対策候補の絞り込みや欠陥の発生原因の推定等の解析が行われる。

以上説明したような学習型分類システム(欠陥分類装置)3では、学習が分類実行の前に行われているため、教示用画像データをいかに吟味して選定してもその学習時に得られた欠陥属性しか学習データとして記録することができない。
このため、実際、分類実行中に起きる半導体ウエハ製造プロセスの変動に起因して、ある欠陥がユーザの定義するカテゴリは同一であっても、欠陥の形状等の特徴量が学習時と異なってくる場合、ユーザが指示するカテゴリへ分類することはできない。つまり、新たに得られた欠陥画像を教示用画像データに含め再学習を実行した場合、分類パラメータ27が変わるわけであるが、これはすなわち図5(b)におけるカテゴリ境界線41が変わて学習された分類性能が保証されないことを意味する。図5(b)では境界を直線としたが、これを高次の曲線に置き換えても、再学習の結果要求されるカテゴリ境界が曲線の次数を超えれば同様の状態に陥る。前述のニューラルネットワークを用いた分類などの判別分析法を用いる方法によれば、予め判別の為のカテゴリ境界の次数は定められた上で学習を行なう以上、この問題を回避することができない。
また、判別分析によれば、プロセスの変動によって生じる未知の新たな欠陥を学習時に獲得した既知の欠陥属性(欠陥カテゴリ)に分類してしまう。分類の信頼度により、その分類を行なうか否かの制御が可能であるが、未知欠陥を分類しないための信頼度に対するしきい値の決定は難しく、プロセスの新たな問題点を摘出するために重要な手がかりとなる未知欠陥を見逃す危険性を排除することはできない。

そこで、本発明では、半導体ウエハ製造プロセスの変動により生起する欠陥分類属性と欠陥画像の対応の変化に追従するよう、分類処理と学習処理とを並行して実施できるようにし、更に、プロセスの変動によって生じる未知の新たな欠陥を既に学習した欠陥属性から分別して、ユーザに新規の欠陥属性の発生を通達可能にした。

次に、これを達成するために必要な欠陥画像の分類方法について説明する。欠陥画像の分類は前述の通り、学習過程と分類過程との二つに大きく分けられる。
まず、各種の特徴量としては、例えば、欠陥部の円形度、面積などの幾何学的定量的数値、画像平均輝度値、分散値、色に関する値(R(赤)G(緑)B(青)の割り合い、色相、色彩値の分布など)などの画像情報に関する定量的数値、あるいは欠陥の背景画像も含めた画像情報に関する定量的数値などが考えられる。

学習過程では、まず、ステップS31において、教示用欠陥画像が収集されて画像記録装置34に記録(記憶)される。次に、ステップS32において、ホストコンピュータ40に対するオペレータの操作によって教示用データ作成(カテゴリA付与)が行なわれる。次に、ステップS33において、画像処理装置35は、各教示用欠陥画像hに対して各種特徴量35の抽出(特徴量の選択も含む。)を行なってホストコンピュータ40に提供し、カテゴリ36と対応させて教示用データとして記憶装置43に記憶させる。即ち、ステップS33において、画像処理装置35は、画像記録装置34に記録された学習対象とする教示用欠陥画像より設定されたm個の特徴量を抽出する。今、特徴量をcとし、予め設定された特徴量の種類の個数をmとする。一つの教示用欠陥画像から抽出されるm個の特徴量の組み[c1,c2,…,cm]を特徴量ベクトルとする。特徴量ベクトルChは特徴量ベクトル空間の一点[c1h,c2h,…,cmh]に対応する。即ち、画像処理装置35において各教示用欠陥画像に対して抽出された特徴量ベクトルは、ホストコンピュータ40に提供され、図4(c)に記載したように、各教示画像のインデックスである欠陥番号に対応して欠陥カテゴリとともに記憶装置43に記憶される。この記録されたものを学習データ(教示用データ)と以下呼ぶことにする。また、特徴量ベクトル空間内の、各教示用欠陥画像より抽出された特徴量ベクトルで表される点を教示点と以下呼ぶことにする。

次に、教示データ作成ステップS32、特徴量抽出ステップS33および学習ステップS34の具体的内容を図6〜図9を用いて説明する。
即ち、ステップS61において、オペレータによる入力手段41の操作によって、ホストコンピュータ40は、最初の教示用欠陥画像を画像記録装置34から呼び出して、図7に示すモニタ38上の表示領域45に表示させる。オペレータが表示された教示用欠陥画像を観察し、ステップS62においてこの教示用欠陥画像を登録するか否かを決定し、登録しない場合には、ステップS69においてスクロール55を操作することによってホストコンピュータ40は、次の教示用欠陥画像を画像記録装置34から呼び出してモニタ38上の表示領域45に表示させる。ステップS62において教示用欠陥番号hの教示用欠陥画像を登録する場合には、オペレータが教示用データ表示53を指示することによって表示領域46に図8に示すカテゴリ一覧表を表示し、ステップS63において表示された教示用欠陥画像に対応するカテゴリが表示されたカテゴリ一覧表にあるか否かを調べ、ある場合には、ステップS64においてオペレータは一覧表から該当するカテゴリ番号を選択してカテゴリ番号入力部47に入力してカテゴリを付与する。この処理は教示用として収集されたすべての欠陥画像について順番に行い、全ての欠陥画像の処理が終わるまで繰り返す。

モニタ38に表示される内容を図7に示す。モニタ38上には、表示領域45に教示用欠陥画像が、表示領域46にカテゴリ一覧表が表示される。カテゴリとは、欠陥種類に与えられるコード、番号、あるいは欠陥名称そのものであり,欠陥種類に対応して決められるものである。図8には番号で欠陥カテゴリを規定し、カテゴリ一覧表には分かりやすいようにカテゴリ番号に対応する欠陥名称を表示した例を示す。番号で欠陥カテゴリを表現するのであれば、例えば異物は1、パターン欠陥は2のように設定される。カテゴリは予め想定し、設定できるものの他にも、欠陥を順番に観察していく過程で設定、追加されるカテゴリもある。
ステップS63において教示用欠陥画像に対応するカテゴリがカテゴリ一覧表に無い場合には、ステップS70において新しいカテゴリをカテゴリ一覧表に追加設定する。即ち、図7に示す如く、オペレータが新規カテゴリ登録48を指示(マウスでクリック、あるいは実行命令をキーボードから入力)することによって、ホストコンピュータ40は、キーボード41の操作よる入力カラム49への新規カテゴリ情報の入力を実行する。入力の完了は50を指示、入力の中断、取り消しは51を指示する。入力完了した新規カテゴリはカテゴリ一覧表46に追加される。これによって、ステップS71において上記入力された教示用欠陥画像に対して新しいカテゴリが付与設定されて記憶装置43に記憶されることになる。即ち、新しく追加されたカテゴリは、教示用欠陥番号で示される教示用欠陥画像に対応するカテゴリとして記憶装置43に登録される。

そこで、ステップS65において、ホストコンピュータ40は、上記入力された教示点Chに対して次に示す(数4)式に基づいて最近傍(2点間の距離が最も近い)の既入力教示点Cgを探索し、次に示す(数5)式に基づいて、上記入力された教示点Chと探索された既入力教示点Cgとの間のユークリッド距離がしきい値THd以下の条件を満たすか否かを調べ、この条件を満たさない場合は、入力された教示点Chの近傍には既入力教示点Cgが存在しない(入力チェックがアクティブでない=NO)ということで、ステップS64において入力された教示点Chに対してカテゴリ一覧表を基に付与されたカテゴリがそのまま登録されることになる。もし、上記条件を満たす場合は、入力された教示点Chの近傍には既入力教示点Cgが存在する(入力チェックがアクティブである=YES)ということで、ステップS66へ進むことになる。ところで、ホストコンピュータ40は、探索された最近傍の既入力教示点Cgの欠陥画像を、図9に示す表示領域57に表示し、教示点Chと既入力教示点Cgとの間のユークリッド距離、およびしきい値THd以下の条件を満たすか否かを、カラム58に表示する。

さらに、モニタ38に表示される内容を図9に示す。45は入力欠陥画像を表示する表示領域であり、47は入力欠陥画像に対する入力カテゴリを表示するカラムである。57は近傍既入力欠陥画像を表示する表示領域であり、58は近傍既入力欠陥画像のカテゴリ、近傍既入力欠陥画像と入力欠陥画像のユークリッド距離、またその距離がしきい値(THd)以下の条件を満たすか否かのステータスフラグなどを表示するカラム、59は距離順に表示された近傍既入力欠陥画像を閲覧する為、欠陥画像をスクロールするボタン、60は再探索実行指示ボタン、61は探索欠陥画像数入力カラム、62はカテゴリ一覧表示ボタンあるいはカテゴリ一覧表示そのもの、63は新規登録ボタンあるいは図7の48、49、50、51に示す新規カテゴリ入力に必要なボタン及び入力表示カラムを表す。47に示す入力欠陥画像のカテゴリ表示カラムは入力も受け付け、カラムへの直接入力、あるいは62、63からの入力を介しての入力も受け付ける。64は入力欠陥画像に対するカテゴリ登録を実行するボタン、65は登録取りやめボタンである。

最後に、分類登録のみのボタン69により分類未知欠陥画像に対するカテゴリ入力を確定する。これに対し、登録ボタン68は分類未知欠陥画像に対するカテゴリ入力を確定するとともに、この分類未知欠陥画像を教示用画像として、その画像と、それより得られる特徴量を新たに学習データ(教示用データ)に追加する。また、ステップS110における分類未知欠陥に対するカテゴリ分類放棄は削除ボタン70で実行する。また、ボタン71によって複数ある分類未知欠陥画像をリスト記録順に前後に呼び出す。すでにカテゴリが入力されていれば、そのカテゴリも表示される。ボタン71の誤操作によって別の分類未知欠陥画像の呼び出しが行われた場合には、カテゴリ入力作業中の分類未知欠陥画像に対してはカテゴリは決定されずカテゴリ分類未実施のままとする。入力チェックボタン72の機能については学習過程で述べたとおりである。

ところで、新たに追加される欠陥番号、対応するカテゴリ、特徴量ベクトルをまとめて新規教示用データと呼び、新規教示用データの特徴量ベクトルにより表される特徴量ベクトル空間内の点を新規教示点と呼ぶことにする。欠陥分類は、分類対象点Cが前述したように教示点Ciの近傍に分類対象点がある場合、その分類対象の欠陥画像に対してその教示点のカテゴリを付与して行う。よって、新規教示点を追加したとしても、以前から存在する教示点の特徴量ベクトル空間内における位置は、新規教示点の追加によって変化しないので、新規教示点を追加以前の分類性能を保持することが可能となる。
例外は、既存の教示点の2×THdの距離以内に、カテゴリの異なる新規教示点が入った場合である。仮に、既存の教示点がカテゴリPに属し、新規教示点がカテゴリQに属するとする。この場合、新規教示用データ入力以前は既存の教師点のTHdの距離以内の近傍に対応する分類対象点Cは全てカテゴリPと分類されるが、新規教示用データ入力以降は分類対象の最近傍教示点が既存の教示点になるか、新規教示点になるかでカテゴリはPあるいはQになる空間領域が特徴量ベクトル空間内にできる。このようなケースは前記のように、新規教示点が既存の教示点のTHdの2倍の距離以内に置かれたとき発生する。しかしながら、異なるカテゴリを持つ教示用データ点が近傍にあること自体が、本来、カテゴリの異なる欠陥を分離すべく設計された特徴量ベクトル空間の前提と矛盾しているのであるから、既存の教示点の2×THdなる距離以内にカテゴリの異なる新規教示点が置かれたときには、新規教示データに対応する入力欠陥画像及び既存の教示データに対応する入力欠陥画像を図2に示すモニタ38上に並置して表示し、オペレータに教示データの入力に矛盾がないか問い合わせを行なう。オペレータは、モニタ38上に並置された画像とそのカテゴリを確認し、どうちらか一方のカテゴリに統一、異なるカテゴリとしてそのまま登録、登録取りやめのいずれかの処理を選択する。これにより矛盾したデータがオペレータに感知されずに入力されることを防ぐことが出来る。このような処理を起動するか否かを決定するしきい値をここでは2×THdとしたが、余裕を見ることができるようにα×THdとし、αはオペレータが任意の値に設定できるよう外部入力可とすることも考えられる。

ここで述べた、いわゆる登録教示用データの矛盾は、分類過程と並行して実施される学習過程のみで起こる問題ではなく、初期の学習過程でも起こりうる。例えば、操作者(オペレータ)の入力ミス、未熟な操作者によるカテゴリの一貫性を欠いた教示用データ入力などが挙げられる。しかし初期の学習過程においても前述と同様なチェックを行なうことにより、このような誤入力を未然に防ぐことが可能となる。
以上により分類処理を行いながら、教示用データを追加していくことが出来るので、半導体ウエハ製造プロセスの変動により生起する欠陥分類属性(カテゴリ)と欠陥画像の対応の変化に、欠陥分類装置を追従させることが可能となる。また、プロセスの変動によって生じる未知の新たな欠陥を既に学習した欠陥属性(カテゴリ)から分別して、ユーザに新規の欠陥発生を通達可能な半導体欠陥の画像分類方法及び装置を提供が可能となる。
以上、特徴量の第1の実施例として、欠陥の色情報、形状、サイズなど予め決められたものとして説明を進めた。これらの特徴量の第1の実施例によれば、色情報、形状、サイズなどであるため、操作者に対してその値の意味が明示的であり、教示用データが適切に特徴量ベクトル空間内に分布しているか、分類対象欠陥から抽出される特徴量が妥当かなどが直感的に把握可能であるという利点がある。特に、光学画像の場合、色情報、形状、サイズなど特徴量を抽出することによって、カテゴリが付与できるように識別可能となる。

光学画像でも、電子線画像でも、欠陥番号kの教示用画像信号としては、ラスター走査することによって、走査順に得られる濃淡値で示される画素信号(i1、i2,…,ip)で表されることになる。
