本発明は、プラスチック上へのパラジウム−スズコロイド触媒の吸着を促進させるためのコンディショニング剤に関し、更に詳細には、特にプリント基板に設けられるスルーホールやブラインドビアホールと呼ばれる微孔内部にまでパラジウム−スズコロイド触媒を吸着させることのできるコンディショニング剤に関する。

【従来の技術】
最近のプリント配線板では、複数のプリント基板を組み合わせ、多層化することが通常であり、これらの基板間にスルーホールやブラインドビアホールを設け、これらのホール内に析出した金属を介して各基板を導電させている。

プリント配線板のスルホールもしくはブラインドビアホールに金属を析出せしめ、伝導性を付与する方法としては、無電解銅めっきと、無電解銅めっき浴を使用しないダイレクトプレイティング法(以下、「DPS法」という)が知られている。

このうち、DPS法については、現在何種類か行われているがその代表的なものは、Pd−Snコロイド触媒(以下、「Pd触媒」という)を用いてPd−Sn被膜を析出させ、この被膜上に直接電気銅めっきにより金属銅皮膜を析出させる方法である。この方法の場合、レーザーで孔あけされたスルーホールやブラインドビアホール内へのPd触媒を十分に吸着せしめることが必要であり、他の場合以上にコンディショニング剤の性能が重要になる。

ところで、従来提供されているコンディショニング剤には、通常4級アンモニウム塩に代表されるカチオン性化合物が配合されており、これがPd触媒の吸着促進剤として作用する。しかしこれらは、エポキシ樹脂には強力に作用するがポリイミド樹脂には効果が弱く、特にレーザーで孔をあけることにより生じる熱変性面に対する作用が極めて弱いという問題があった。更に、濃度に応じて効力が変化する、強アルカリ浴中での安定性が悪い等の問題点もあった。

コンディショニング剤に上記のような問題点があることから、特に材質がポリイミドであるプリント基板においては、何の工夫もなくDPS法を導入することは難しいとされている。

【発明が解決しようとする課題】
従って、ポリイミド樹脂の、特にスルーホールやブラインドビアホール内面に対してもPd触媒を十分に吸着せしめることができるコンディショニング剤の開発が望まれており、本発明はそのようなコンディショニング剤の提供をその課題とする。

【課題を解決するための手段】
本発明者は、カチオン系化合物に代わりうるコンディショニング効果を有する化合物について種々検索していたところ、特定の式で示される高分子化合物が樹脂上へのPd触媒の吸着を高めることが可能であることおよびこの作用はポリイミドの熱変性面についてもあまり低下しないことを見出し、本発明を完成した。

【発明の実施の形態】
本発明のコンディショニング剤において有効成分として用いられる高分子化合物のうち、式(I)のものは、次の式(IV)で表されるアクリル酸エステルモノマーと、式(V)で表されるアクリル酸エステル4級化物モノマーを共重合させた構造を有するものである。

式(I)の高分子化合物において、エステル基Rとしては、炭素数12から20のアルキル基またはアルケニル基が挙げられ、その具体例としては、ステアリル基、パルミチル基、オレイル基等が挙げられる。また、基R1〜R5の低級アルキル基の例としては、メチル基、エチル基、プロピル基等、炭素数1から4のアルキル基が挙げられる。更に、L1の低級アルキレン基としては、メチレン基、エチレン基等が挙げられる。

更に、式(III)で表される高分子化合物は、例えば式(VII)で表されるジアミンとポリオキシエチレンを縮合させた構造を有するものであるが、式(III)中の基L2としては、ステアリル基、パルミチル基、オレイル基等が挙げられる。

本発明のコンディショニング剤は、上記高分子化合物(I)から(III)の何れか1種または2種以上を、必要により適当な担体あるいは他種成分と組み合わせることにより調製される。上記の高分子化合物は、使用時の浴中濃度が0.1〜20g/L程度、好ましくは1〜5g/L程度で使用することができる。

また、本発明のコンディショニング剤は、上記高分子化合物を単独の有効成分として専用コンディショナーとすることもできるが、他のアルカリ性成分と混合し、脱脂コンディショナーとして使用することもできる。

脱脂コンディショナーとする場合に配合することのできるアルカリ成分としては、モノエタノールアミン、トリエタノールアミン等のアルカノールアミンや、水酸化ナトリウム、炭酸ナトリウム等の無機アルカリ成分が挙げられる。更に、脱脂力を向上させるためにノニオン系界面活性剤等の界面活性剤を加えることもできる。

次に、脱脂コンディショナーを調製する場合の成分及びそれらの量範囲を例示する。

本発明のコンディショニング剤は、従来のコンディショニング剤と同様、DPSや無電解銅めっき前の、種々の基板、例えばガラスエポキシ樹脂、ポリイミド樹脂等に対するコンディショニング工程において使用することができ、その条件も公知のものとほぼ同一でよい。

しかし、本発明のコンディショニング剤は、特にレーザー穴明けされたポリイミド樹脂に対して、強力に作用する。そのため、ブラインドビアホールを有するTAB基板について、DPSの前のコンディショニング工程において脱脂コンディショナーとして使用した場合、非常に優れた効果が得られる。

また、本発明のコンディショニング剤は、有効成分である高分子化合物の添加濃度にかかわらず効力が一定し、安定性が良いなど使いやすいものである。

【発明の効果】
従来のコンディショニング剤には、通常、4級アンモニウム塩に代表されるカチオンが配合されており、これがパラジウム吸着促進剤として作用している。しかし、このカチオンは、エポキシ樹脂には強力に作用するがポリイミド樹脂(特にレーザー穴明け面)には効果が弱いという問題や、濃度に応じて効力が変化したり、強アルカリ浴中での安定性が悪い、などの問題があった。

これに対し、本発明のコンディショニング剤は、樹脂に水溶性の基を付加させた、単純なカチオンとは根本的に異なる化合物を有効成分とするものであるから、上記のカチオンの使用に伴う問題を解消したものである。

よって、本発明のコンディショニング剤は、プリント基板に設けられるスルーホールやブラインドビアホールと呼ばれる微孔内部にまでパラジウム−スズコロイド触媒を吸着させることのできるコンディショニング剤として有用なものであり、特にポリイミド基板のコンディショニング剤として有利に利用できるものである。

次に実施例を挙げ、本発明を更に詳しく説明するが、本発明はこれら実施例等に何ら制約されるものではない。

実 施 例 1
レーザーで孔あけしたブラインドビアホール(孔径80μm、深さ80μm)を有するTAB基板を試料として用い、下記の処理工程にてDPS〜硫酸銅めっきを行い、DPSの脱脂コンディショナーに本発明品1を使用した時と比較品1を用いた時の銅めっきの析出性を比較した。析出性は、硫酸銅めっき時間に対するビアホール内の銅の被覆率で調べた。この結果を表1に示す。

以上の結果が示すように、レーザー穴明けされたブラインドビアホールを有するTAB基板のDPS〜硫酸銅めっき工程にて、DPSの脱脂コンディショナーに本発明品を使用すると、従来の一般的なカチオンを用いた場合より、短時間の銅めっきで穴内全面が被覆される。

ドリルで穴明けしたスルホール(孔径0.3mm、深さ1.6mm)を有する通常のガラスエポキシ基板を用い、下記工程に従って無電解銅めっきを行い、本発明品2を脱脂コンディショナーに使用した時と、一般的なカチオンを用いた脱脂コンディショナー(比較品2)を用いた場合の無電解銅めっきの析出性を比較した。析出性は、無電解銅めっき時間とスルホール内の銅の被覆率との関係から判断した。この結果を表2に示す。

以上の結果が示すように、本発明の脱脂コンディショナーを使用することにより、無電解銅めっきにより、短時間で穴内全面を銅で被覆できることが明らかとなった。

実 施 例 3
以下に示す脱脂コンディショナーを使用した場合の、試料基板上のパラジウム吸着量を比較した。処理工程は、実施例1と同様とし、パラジウム吸着量は、アクチベーター後に基板表面に吸着した触媒を王水で溶解し、原子吸光にてパラジウム濃度を測定することにより算出した。なお、試料基板としては、ガラスエポキシ基板(松下、FR4)の銅箔を硝酸で溶解除去しエポキシ樹脂表面を露出させた試料、およびポリイミドフィルム(東レ、カプトン)を用いた。この結果を表3に示す。

脱脂コンディショナー4は、一般的に使用されている組成のものであり、比較標準として用いたが、本発明の脱脂コンディショナー1〜3は、このコンディショナー4と比較してパラジウム吸着量が優れていることが分かる。
特に脱脂コンディショナー1と2は、脱脂コンディショナー4が苦手とするポリイミドに対しても、非常に優れた作用を示すことが明らかとなった。
