Description
電子吸収変調器(electroabsorption modulator:以下EAM)は、光信号、たとえば波長1300nmおよび1500nmの光信号を広帯域のファイバ光学系において変調する至便な方法を提供する。変調に正弦波電圧制御を用いると、短いパルス、たとえばその持続時間が10ps以下のパルスを発生させることができる。EAMは情報搬送信号を未変調光信号に乗せるために使われるだけでなく、たとえば時分割多重光信号のデマルチプレクスのための、光信号の高速スイッチングに用いられる。
2形態のEAM、すなわち、分離型(ディスクリート)EAMとレーザ集積EAMを区別することが重要である。レーザ集積EAMは、信号源(レーザ)とEAMとを含む単一の装置であり、一チップ上の単一体として成長されたものである。信号源によって生成された信号をEAMが変調するように、この2の機能が配されている。分離型EAMでは、変調器は信号源から分離している。たとえば、信号はファイバによって供給される。信号源が離れていなければならない場合、たとえばデマルチプレクスや信号が離れたソースより送られるような場合には、レーザ集積EAMは使用できないことは明らかであろう。Tanaka et al in Journal of Lightwave Technology,volume 4,number 9 of September 1990 pages 1357-1362は、単一のチップ上で2つの機能を電気的に分離するためのInPの厚い層(Feドープ)を含むレーザ集積EAMについて記載している。Koren et al in Appl.Phys Letters Vol.51,No.15 dated 12 October 1987 pages 1123 and 1123は、大きな吸収領域(高さ4μm、幅6μm)を有し、そのため浅い変調深度で低速スイッチング速度のマルチモードである分離型EAMについて記載している。
分離型EAMには主たる信号源が組み込まれていないが、他の装置と組み合わせたり組み込んだりすることができる。
EAMは半導体装置であり、通常はIII/V族物質、たとえば、インジウム、ガリウム、アルミニウムの少なくともいずれか一つを含むとともに、リンとヒ素の少なくともいずれか一つを含む物質で製造される。EAMには、メサ形ないしはリッジ(畝)を有する埋込ヘテロ構造をとるものが有り、通常(nドープ化インジウムフォスファイドのような)n形物質によって形成され、それが鉄をドープしたインジウムフォスファイドのような電気的阻止(ブロッキング)領域内にまで伸びている。メサ形の頂部に吸収領域が有り、この領域は変調される光信号用の経路を提供する。導波路を提供するために、吸収領域の屈折率はその周辺物質より高い。導波路はより低屈折率のクラッド部に囲まれたより高屈折率の経路から成るのが良い。よって、吸収領域とその周辺領域は導波路構造を構成する。深い変調深度を達成するには、吸収領域は単一モードであることが望まれる。複数のモードがある場合、例えば、複数の寄生モードがある場合には、それらは周辺物質中を伝わる。言い替えれば、複数のモードがある場合には、一のモード(主モード)のみが吸収領域中を伝搬する。
吸収領域はメサ形の頂部とキャップ領域(例えば、pドープ化インジウムフォスファイドから成るキャップ領域)の間に位置する。通常、半導体装置はn形領域とp形領域から構成される。吸収領域はこれら二領域の間に位置する。例えば、吸収領域は、逆バイアスされたpin接合部の空乏(ディプレッション)領域内に位置することがしばしばある。吸収領域は、適切なバンドギャップを有する均質な化学的組成を有する半導体物質の単一層によって形成されてもよい。それは、異なる半導体物質の多層、たとえば19から49層の交互に重ね合わされた層からなる多量子井戸(MQW)システムの形態を取るのが好ましい。例えば、MQWは、第1の物質のn個の層(通常「井戸」と称される)と第2の物質のn−1個の層(通常「量子障壁層」と称される)から構成されてもよく、ここでnは10から25である。(したがって全部で2n−1個の層がある)。井戸は障壁よりバンド・ギャップが小さい。
4種の構成要素の比率の変化によって他の(結晶学的および電気的)特性に悪影響を与えずに、必要に応じてバンド・ギャップを制御できるので、4元素半導体はとりわけ吸収領域(単層のものでもMQWでもよい)に適している。III/V族においては、4元素化合物はインジウム、ガリウム、リン、砒素を含むものである。
光信号が吸収領域を通過し、該領域に印加された電場を切換えることによってこの領域の吸収特性が変わるために、EAMが機能する。上述のように、吸収領域は、使用中は逆バイアス状態であり、これは電流はほとんどあるいはまったく流れないことを意味する。しかしながら、電場はかけたりかけなかったりすることができ、該領域の吸収特性に影響を与える場である。この変化は、上述の高速スイッチングレートを可能にするには十分な速さである。このことは上記の4元素半導体にとくに当てはまる。EAMの吸収領域は減衰が低い「オン」状態(理想状態では減衰無しであるが、実際に減衰無しを達成することはできない)と、伝搬が低くなければならない「オフ」状態(理想状態では伝搬無しであるが、実際には常に漏れがある)とがある。この2状態のデシベルを単位として測定された比率を「変調深度」と呼び、より深い変調深度を達成することが本発明の目的である。
意外にも、電気的阻止領域の大きさが変調深度に実質的な影響を持つことが判明し、また、阻止領域が吸収領域に比して十分大きい場合には、たとえば40デシベル以上の、良い変調深度が再生産可能な装置において得られることが判明している。阻止領域は吸収領域の9倍から250倍の厚さであることが好ましく、10倍から50倍の厚さであることがさらに好ましく、15倍から25倍の厚さであることがとくにが好ましい。電気的阻止領域の厚さは通常は重要であり、その厚さは3乃至20μmである必要があり、例示的には4乃至6μm、好ましくはおおよそ5μmが望ましい。上述のように、吸収領域は単一モードであることが望ましく、すなわち、それは一の基本伝搬モードのみを維持するのに十分なほど小さく、以下の大きさがとりわけ適当である。たとえば、幅2μmで厚さ1μm、好ましくは、幅500乃至1000nmで厚さ100乃至500nm。
大きな電気的阻止領域は特別な利点、たとえば、高い変調率で動作するために重要な、改善された電気的特性をもたらす。
請求の範囲においてより詳細に規定されるように、本発明は上述したように大きな電気的阻止領域を有するEAMと、使用時に動作上接続されるEAM、たとえば光ファイバと結合し電気的制御を加えられるEAMと、厚い電気的阻止領域を持つEAMを用いて変調とデマルチプレクスを行う方法を含む。光信号のデマルチプレクスのために、電気的制御によって所望のチャネルが選択され、その他のものは拒絶される。

図1及び2に示すように、分離型EAMは金属をつけた部分19を含む基(ベース)層10と、外部と電気的接触をなすためのコネクタ22からなる。基層10は、幅1200nm、高さ4200nmのメサ形11を有するn形InPで形成される。吸収領域13はメサ形11の頂部上に位置する。それは厚さ260nmで、幅800nmであって、これらの大きさは、それが単一モード(すなわち、一の基本モードのみ維持される)であることを意味する。それは、元素In,Ga,P,Asを異なる比率で有する2種の異なった4元素半導体から形成される多量子井戸(MQW)構造を持つ。全部で31層、すなわち、17の井戸と16の障壁層がある。吸収領域13は、その周辺部より高い屈折率を有し、図2においてより明白なように、光信号を該装置の一端から他端へと導く導波路を構成する。導波路の長さは400μmで、その二つの面には反射防止被膜23と24が設けられる。
吸収領域13はp形InPからなるキャップ14で覆われる。キャップ14は幅6500nm、厚さ2900nmで、下方に伸長する突起17を有し、それは長さ500nm、幅1200nmである。突起17はMQW13とのインターフェイスを形成する。キャップ14は、pドープInGaAsからなる三元素化合物層とTi/Auの金属部を含む外部電気接点15を有し、接続線21がTi/Auに接続される。
本件装置は厚さ5000nmの電気的阻止領域12A,12Bを含む。これは高抵抗で、FeをドープされたInPで形成される。電気的阻止領域12A,12Bはメサ形11によって二つの部分12A,12Bに分けられる。下側のメサ形を補償のために用いて、突起17を500nmより長くすることが可能である。たとえば、突起17を2500nmに伸ばした場合、MQW13の厚さを260nmに保ち、電気的阻止層12の厚さを5000nmに保つことが望まれる場合には、メサ形を2240nmに減じなければならない。いかなる場合にも、電気的阻止領域の高さは、これらの構成部材11、13、および17の高さの合計と実質的に等しい。電気的阻止領域12の厚さは本件発明の最も重要な特徴であり、吸収領域13は電気的阻止領域12に接触している。実際、吸収領域13は阻止領域の両方の部分12Aと12Bの間にあってそれらに接触している。吸収領域の厚さ260nmで電気的阻止層の厚さ5000nmの場合には、電気的阻止領域12は吸収領域よりほぼ20倍(19.23倍)厚い、ということも注目されるべきである。
装置のキャパシタンス(容量)を減少させるために、電気的阻止領域12はその両側をAsをドープされたガラスからなる層16によって覆われる。
図3は、2本の光ファイバ30Aと30Bの間に配置された図1および2に図示された装置を示す。ファイバ30Aはレンズ31Aを有するコアと,クラッド32Aを有する。ファイバ30Aは入力を該装置に提供する。ファイバ30Bはレンズ31Bを有するコアと,クラッド32Bを有する。ファイバ30Bは該装置の出力を受ける。光線は吸収領域13上に集光され、その結果、それらは変調されて出力用ファイバ30Bへ送られる。レンズ31Bは該装置からの光を集光し、光はファイバ30Bでとらえられる。2本のファイバ30A、30Bと該装置の間には空間隙があり、反射される光の量を減少させるために、反射防止被膜23と24が必要である。
図4は、光時分割多重形式の4チャネル用デマルチプレクサを示す。このデマルチプレクサは4つのEAM45.1−45.4からなり、それぞれは図1および2に示すものである。EAMのそれぞれがチャネルのうちの一を選択し、4つの光検出器46.1−46.4のうちの一つに供給する。これらの4つのEAMは制御装置44から電気的制御信号を受ける。また、このデマルチプレクサはエルビウムをドープした光ファイバ増幅器(EDFA)41を含む。4つのチャネルのそれぞれが10Gbit/sのレートで動作し、合計ビットレートは40Gbit/sとなる。これらの信号はファイバ40で受け取られ、伝搬の際に生じた減衰を取り除くためにEDFA41で増幅される。信号の約10%がファイバ42に分岐し、残りはそのままファイバ43に向う。制御信号を同調するためにファイバ42は制御装置44に接続される。制御装置44は90度位相のずれた電気的制御信号を生成する。これらは接続器47.1−47.4を介してEAM45.1−45.4のそれぞれに提供される。信号はEAMを切り替え、その結果それぞれはそれ自身のチャネルを通過して他のものを阻止する。入力信号は4つに均等に分かれてファイバ48.1−48.4に送られ、その結果EAM45.1−45.4のそれぞれが完全な入力信号を受信する。また、EAM45.1−45.4のそれぞれは接続器47.1−47.4で電気的制御信号を受信し、その結果検出器46.1−46.4のそれぞれはチャネルのうちの一つのみを受信し、それによって出力はデマルチプレクスされたチャネルを構成する。
図4に示す配置構成は従来のデマルチプレクサであり、図4は本件発明にかかるEAMが従来の光学配置構成においても使用に適していることを示すものであることを強調しておく。集積化されたEAMが図4に示すような配置構成において使用できないことも、また明らかである。分離型EAMが必要で本件発明は分離型EAMにかかるものである。
上述のような装置が作成されており、その変調深度は41dBであった。電気的阻止領域が厚さわずか2500nmである装置の平均変調深度は24dBに過ぎなかった。さらに、より薄い電気的阻止領域の場合には「オン」状態中に干渉効果を伴なっていた。
いかなる説明にも拘束されることを意図するものではないが、単一モードの吸収領域を用いる場合には、意図された伝搬路を迂回する寄生伝搬がEAMに生ずると信じられている。これらの伝搬は変調器の状態によって影響を受けない(又はほとんど影響を受けない)が、阻止領域が厚い場合には、寄生伝搬は出力ファイバにとらえられることはなく、悪影響は生じない。「オフ」状態においては、寄生光は意図された伝搬を妨害する。集積EAMの場合には、レーザーとEAMが接近してまとめられているので、寄生光の実際上の問題は生じない。両機能は同一チップに含まれ、共通のマスクを用いる製造工程において作られるので、半導体はほぼ同様の化学的構造を持つ。したがって、整列は非常に正確であり、寄生光の問題は生じない。

- 電気的阻止領域(12)に接触する吸収領域(13)を含み、吸収領域(13)は装置の長さ方向に沿って光信号を進めるように設けられた、光信号のための分離型電子吸収変調器であって、
電気的阻止領域(12)の厚さは5μmないし20μmであって、電気的阻止領域(12)の厚さは吸収領域(13)の厚さの9倍から250倍であり、

- 吸収領域(13)は均一な構造を有する半導体の単層からなる、請求項1ないし4のいずれか1項記載の変調器。
- ア)外部接点(15)を有するP形領域(14)であって、該P型領域は、電気的阻止領域(12)の2つの部分(12A,12B)の問に伸長しかつ接触する部分(17)を含み、該部分(17)は吸収領域(13)にも接触し、
イ)該吸収領域(13)に接触し、電気的阻止領域(12)の上記2つの部分(12A,12B)の間に伸長しかつ接触するn形領域(10,11)をさらに含み、
それによって、電気的効果を吸収領域(13)に集中させるように、該吸収領域(13)は上記p形領域(14)とn形領域の問に位置し、該電気的阻止領域(12)も上記p形領域(14)とn形領域の間に位置する、請求項1記載の変調器。 - 該p形領域(14)、該n形領域(11)、該電気的阻止領域(12)はすべて適切にドープされたインジウムフォスファイドから形成され、該吸収領域(13)はインジウム、ガリウム、リン、砒素からなる、1又は2種類の4元素半導体で形成され、バンドギャップはこの4つの元素の比率によって決まる、請求項8記載の変調器。
- 該電気的阻止領域(12)は鉄がドープされたインジウムフォスファイドからなる、請求項9記載の変調器。
- 該吸収領域(13)は幅が2μm以下で、厚さが1μm以下である、請求項1ないし10のいずれか1項記載の変調器。
- 該吸収領域(13)は幅が500乃至1000nmで、厚さが100乃至500nmである、請求項1ないし11のいずれか1項記載の変調器。
- 該吸収領域(13)は、単一の主伝搬モードのみを維持するように大きさを定められた、請求項1ないし12のいずれか1項記載の変調器。
- 上記吸収領域(13)は、変調のための光信号を受ける後部面と、伝送のために被変調信号を送出する前部面とを有し、両方の面は反射防止被膜(23,24)を有する、請求項1ないし13のいずれか1項記載の変調器。
- 変調器の変調深度は少なくとも40dBである、請求項1ないし14のいずれか1項記載の変調器。
- スイッチングされる信号を提供するための入カファイバ(30A,48)と、スイッチングされた信号を伝達するための出力ファイバ(30B)とに光学的に結合された装置に含まれる変調器であって、該変調器(45)はスイッチングの電気的制御のための回路に含まれる、請求項1ないし15のいずれか1項記載の電子吸収変調器。
- 2Gbit/sを超えるビットレートで光信号を変調する方法であって、未変調信号を請求項1乃至16のいずれか一つに記載の分離型電子吸収変調器に提供し、該信号を変調するために電気的制御信号を変調器へ供給することからなる方法。
- 2Gbit/sを超えるビットレートで、時分割多重形式の複数のチャネルからなる光信号をデマルチプレクスする方法であって、上記光信号を請求項1乃至16のいずれか一つに記載の電子吸収変調器(45)に送り、電気的制御信号をデマルチプレクスを制御するために加えることからなる方法。
