【発明の属する技術分野】
本発明は、半導体集積回路の製造工程などに用いられるビーム源及びビーム処理装置に係り、特に高密度プラズマから高指向性で且つ高密度の正イオン、負イオン、中性粒子等の各種のビームを生成するビーム源及びビーム処理装置に関する。

【従来の技術】
近年、半導体集積回路、ハードディスク等の情報記憶媒体、あるいはマイクロマシーン等の分野において、その加工パターンが著しく微細化されている。かかる分野の加工においては、直進性が高く(高指向性であり)、且つ比較的大口径で高密度のイオンビーム等のエネルギービームを照射して、被処理物の成膜またはエッチングなどを施す技術が注目されている。

このようなエネルギービームのビーム源としては、正イオン、負イオン、中性粒子等の各種のビームを生成するものが知られている。このような正イオン、負イオン、中性粒子等の各種のビームをビーム源から被処理物の任意の部位に照射することで、被処理物の局所的な成膜やエッチング、表面改質、接合、接着などを行うことができる。

正イオン、負イオン、中性粒子等の各種のビームを生成する装置、即ちビーム源、およびそのビーム源を用いたビーム処理装置については、例えば、特許文献1、特許文献2、特許文献3、特許文献4、特許文献5、特許文献6などに開示されている。

これらの文献に開示されている装置の基本的な構成の一例を図11に示す。この装置においては、ビーム生成室40の外周に誘導結合型のコイル20が配置され、ビーム生成室40の下端には、グラファイトなどの導電体で形成された第1電極10が配置され、この第1電極10の上方に同じく導電体で形成された第2電極50が配置されている。前記コイル20に高周波電流を流すことで誘導磁場を生じさせ、磁界の時間変化が電界を誘導し、その電界で電子が加速されてビーム生成室40にプラズマが生成される。前記第1電極10と前記第2電極50の間に適切に電圧を印加することにより、正イオン、負イオン、中性粒子等の各種のビームを生成して被処理物Xに照射することができる。

【発明が解決しようとする課題】
半導体集積回路などの量産化やコストダウン等のためには、半導体集積回路製造装置の大口径化が必須であるが、従来のビーム源を大口径化し、正イオン、負イオン、中性粒子等の各種のビームを生成しようとすると、次のような問題点がある。

まず、大面積で均一なビームを得るには、ビームの素となるプラズマの密度がビーム生成室の半径および周方向ともに均一に分布していることが望ましい。特許文献1、特許文献2、特許文献3、特許文献4、特許文献5、特許文献6などによって開示されている装置によると、ビーム生成室の外周に誘導結合型のコイルが配置されているので、コイルから供給されるエネルギーが周囲で大、中央で小となるため、生成されるプラズマの密度も周囲が密、中央が疎のように、半径方向に不均一が生じやすい傾向がある。口径がφ100mm程度と小さい場合には、ビーム生成室の中央部にもコイルから十分なエネルギーが供給されるので、プラズマ密度の不均一がほとんど生じない。しかし、大口径化のためにビーム生成室を大きくすると、ビーム生成室の中央部にコイルから十分なエネルギーが供給されなくなり、プラズマ密度が半径方向に不均一となって、均一なビームを引き出すことが困難である。

大口径で均一なビームを引き出すには、大口径で均一なプラズマを生成する必要がある。大口径で均一なプラズマを得るには、特許文献7、特許文献8、特許文献9、特許文献10、特許文献11、特許文献12などにより開示されているように、誘導結合型のコイルを被処理物に対向させて配置する構成をとることが知られている。

これらの装置では、適切な中性化手段を設けなければ、正イオンや負イオンなどの荷電粒子を被処理物に照射することとなる。正イオンや負イオンなどの荷電粒子を被処理物に照射するビーム源においては、被処理物に電荷が蓄積するため絶縁物を処理することができない(チャージアップ現象)。また、空間電荷効果でイオンビームが発散してしまうため微細な加工をすることが困難である。
これを防ぐためにイオンビームに電子を注ぎ込むことで電荷を中和することも考えられている。しかしながら、この方法では全体的な電荷のバランスは取れるものの、局所的には電荷のアンバランスが生じており、やはり微細な加工をすることが困難である。

また、プラズマ源からイオンを引き出して被処理物に照射する場合において、プラズマから発生する紫外線などの放射光が被処理物に照射されると、被処理物に悪影響を与えることとなるので、プラズマから放出される紫外線などの放射光を遮蔽する必要がある。

上記の問題を回避するために、正イオン、負イオン、中性粒子等の各種のビームを任意に均一に生成できる大口径のビーム源が望まれていた。中性粒子ビーム生成装置としては、均一なプラズマを得るために誘導結合型のコイルを被処理物に対向して配置し、かつ、適切な中性化手段を持ち、さらには、被処理物に照射される放射光を遮る構成を持った装置が特許文献16に開示されている。この中性ビーム生成装置は、図12に示すように、インピーダンス整合器92を介してRF電源91に接続されたRFインダクタ93と、RFインダクタ93に隣接して配置されたRFウインドウ94と、RF加速回路96に接続されRFインダクタに対向して配置されたRF加速手段97と、RF加速手段97に対向して配置され接地電位にされたサブ−デバイ中性化グリッド112から構成されている。RFインダクタ93によりRF電力を供給することによりプラズマ95、99が生成される。RF加速手段97とサブ−デバイ中性化グリッド112の間に生じる電位差によりプラズマ99からサブ−デバイ中性化グリッド112に向かって正イオンが加速される。サブ−デバイ中性化グリッド112にはグリッド穴117が開口されており、加速された正イオンがグリッド穴117を通過する際に中性化される。

しかし、中性化効率の高いコリメートされたビームを放出するためには、サブ−デバイ中性化グリッド112のグリッド穴がプラズマ99とサブ−デバイ中性化グリッド112の間に形成されるシース111の厚さより小さい径で、かつ、10前後の高いアスペクト比である必要があり、このために製造コストが上がり、製造できる材料も限られるという問題がある。そこで上記ビーム生成装置ではアルミを採用しているが、アルミは熱変形が大きいため、10インチ程度の大きな口径のビーム源には不向きな材料である(第4欄第45−48行)。したがって、特許文献16に開示の技術を利用して大口径で均一なビームを得ることは困難である。

本発明は、このような従来技術の問題点に鑑みてなされたもので、正イオン、負イオン、中性粒子等の各種のビームを大口径で均一に被処理物に照射することができるビーム源及びこれらのビーム源を用いて被処理物を処理するビーム処理装置を提供することを目的する。特に、被処理物に対しチャージアップ現象を引き起こさず(チャージフリー)、且つプラズマからの放射光を遮蔽することができる、ダメージフリーなビーム源及びこれらのビーム源を用いて被処理物を処理するビーム処理装置を提供することを目的とする。

【課題を解決するための手段】
このような従来技術における問題点を解決するために、本発明の一態様は、プラズマ生成室内に配置された第1電極と、プラズマ生成室内にプラズマを生成するために、前記プラズマ生成室内部に前記第1電極に対向して配置された誘導結合型のコイルと、前記第1電極と前記誘導結合型のコイルとの間に電位差を発生させる電位差発生手段とを具備し、前記電位差発生手段が、前記誘導結合型のコイルに高周波電圧と低周波電圧とを交互に印加する電圧印加手段であり、前記誘導結合型のコイルの面に隣接して配置され前記第1電極に対向して配置された板体状の誘電体膜、または前記誘導結合型のコイルの周囲に被覆された誘電体膜を備え、前記第1電極は多数の開口を備えたオリフィス電極であり、前記誘電体膜の存在により、前記誘導結合型のコイルと前記第1電極との間にセルフバイアス電圧が発生し、前記プラズマ生成室内部に生成されたプラズマから、前記第1電極を介して粒子ビームを引き出すことを特徴とするビーム源である。
このような構成により、粒子ビームを引き出すのに必要となる一対の電極の片方をコイルアンテナが兼ねることとなり、電極とコイルアンテナの取り合い(相互干渉)を考慮する必要が無くなる。したがって、プラズマ密度が均一になるように任意の場所にコイルアンテナを配置することができるので、正イオン、負イオン、中性粒子等の各種のビームを大口径で均一に生成することができる。

この場合において、前記第1電極と前記誘導結合型のコイルとの間に電位差を発生させる電位差発生手段が、前記誘導結合型のコイルに高周波電圧と直流電圧とを交互に印加する電圧印加手段であることが好ましい。直流電圧の印加により、プラズマ中のイオンを第1電極に向けて加速することができる。特に、負イオンを加速する場合には、負イオンを効率良く、且つ継続して生成することもできる。

また、前記第1電極と前記誘導結合型のコイルとの間に電位差を発生させる電位差発生手段が、前記誘導結合型のコイルに高周波電圧と低周波電圧とを交互に印加する電圧印加手段であり、前記誘導結合型のコイルに隣接して誘電体を介在させることが好ましい。これにより、コイルアンテナに隣接した誘電体の存在により、セルフバイアス電圧を発生させることができ、プラズマ中からイオンの引き出しを行うことができる。

また、第1電極が粒子ビームの中性化手段であることが好ましい。このような構成により、プラズマから正イオン、または、負イオンを引き出し、これらを中性化して、大きな運動エネルギーを持ち、かつ、方向の揃った直進性の高い中性粒子ビームを大口径で均一に引き出すことが可能となる。

さらに、本発明の他の態様は、ビーム源を用いて被処理物を処理するビーム処理装置であって、上記構成のビーム源を備え、かつ該ビーム源の第1電極に対面するように被処理物を支持するステージを備えることを特徴とするものである。上述したそれぞれの特徴を有するビーム源の任意の一つを選択してビーム処理装置を構成することにより、大きな運動エネルギーを持ち、かつ、方向の揃った中性粒子等のビームを大口径で均一に直進性が高く引き出すことができる。このため、被処理物に対する処理速度が高く、かつ、被処理物全面に均一な処理が可能で、なおかつビーム処理装置それぞれの使用形態に合わせた特徴を発揮できる。そして、この装置によればチャージフリーで且つダメージフリーな加工が行える。

【発明の実施の形態】
以下、本発明に係るビーム源の第1の実施形態について図1〜図3を参照して説明する。なお、各図中、同一の作用または機能を有する部材または要素には同一の符号を付し、重複した説明を省略する。

図1に示すように、ビーム源は、円筒状のプラズマ生成室4と、前記プラズマ生成室4下端に配置された第1電極1と、前記プラズマ生成室4内にプラズマを生成するプラズマ生成室4内に配置されたアンテナ2とを備えている。
前記プラズマ生成室4の壁面7は、石英ガラス又はセラミック、金属などから選択された材料を用いて構成される。このプラズマ生成室4には、プラズマ生成室4内にガスを導入する図示しないガス導入ポートが設けられており、このガス導入ポートは図示しないガス供給配管と図示しないガス供給源とともにガス供給手段を構成している。このガス供給手段からはSF6,CHF3,CF4,Cl2,Ar,O2,N2,C4F8などのガスがプラズマ生成室4内に供給される。

前記第1電極1は、グラファイトなどの導電体で形成されたオリフィス板(オリフィス電極)であり、このオリフィス電極は接地電位とされる。このオリフィス電極は第1電極として機能する他、ビームを構成する粒子の中性化手段としても機能するものである。ここで、このビーム源は、第1電極(オリフィス電極)1を介して図示しない真空チャンバに接続されており、該真空チャンバは、これに接続された真空ポンプにより減圧されている。プラズマ生成室4内の圧力は、主としてこの真空チャンバに接続された真空ポンプの排気量と、オリフィス電極のコンダクタンス、供給されるガスの種類やその流量によって決まる。

前記アンテナ2は、例えばプラズマ生成室4内部の上端に第1電極1に対向して配置された表面が導電体の誘導結合型のコイルである。このアンテナは、図示しないマッチングボックスを介して高周波電源3に接続されており、例えば、13.56MHzの高周波電圧がアンテナに印加される。これらのアンテナ、マッチングボックス、高周波電源3によってプラズマ生成手段が構成されている。即ち、アンテナに高周波電流を流すことで誘導磁場を生じさせ、磁界の時間変化が電界を誘導し、その電界で電子が加速されてプラズマが生成される。このようにして、プラズマは、該プラズマを生成するアンテナをプラズマ生成室の適切な位置に配置することにより、プラズマ生成室内に均一に生成できる。

ここで、高周波電源3から供給される高周波電圧を図2(a)に示すように連続的にアンテナに印加したときに形成されるプラズマは、主として正イオンと加熱された電子とからなるプラズマである。一方、例えば高周波電源3から供給される高周波電圧を図2(b)に示すように10μ秒間アンテナに印加した後に、100μ秒間停止するといった一連の操作を交互に繰り返すと、負イオンを効率よく且つ継続して生成することができ、正イオンと負イオンが共存したプラズマを生成することができる。ここで、負イオンは、高周波電圧の印加中に正イオン化せずに中性を保持していた粒子に、高周波電圧の印加中に加熱された電子が高周波電圧の印加を停止している間に衝突し、主に解離性付着を起こすことによって生成される。

このように、高周波電源3からの高周波電圧の供給方法により、主として正イオンと加熱された電子とからなるプラズマと、正イオンと負イオンが共存したプラズマの、二種類のプラズマを生成することができる。なお、このアンテナの形態は、自身の冷却のために水冷パイプの形態をもつものであってもよい。上記アンテナ2、および、高周波電源3は、電位差発生手段である直流のバイアス電源6と直列に接続されているので、アンテナ2の電位は、第1電極1の電位(接地電位)に対して、図2(c)(d)に示すような高周波電源3の電位とバイアス電源6の電位の和で与えられる電位だけ差が生じる。ここで、アンテナ2の表面が導電体であるので、アンテナ2によって生成されたプラズマから、この電位差によりビームを引き出すことが出来る。

例えば、主として正イオンと加熱された電子とからなるプラズマと、正イオンと負イオンが共存したプラズマにおいて、第1電極(オリフィス電極)1の電位がアンテナの電位より低いときは(図2(c))、プラズマ中の正イオンがこの電位差によってオリフィス電極に向けて加速され、オリフィス電極に形成されたオリフィスに入っていく。オリフィス電極のオリフィスの内部を通過する正イオンは、主として、オリフィスの周壁の固体表面近傍において電子を与えられて中性化されるか、オリフィス電極の表面から放出された電子と衝突して再結合することで中性化されるか、あるいは、オリフィスの内部に残留しているガスとの電荷交換によって中性化されて中性粒子となり、中性粒子ビームを引き出すことが出来る。

同様に、正イオンと負イオンが共存したプラズマにおいて、第1電極(オリフィス電極)1の電位がアンテナの電位より高いときは(図2(d))、プラズマ中の負イオンがこの電位差によってオリフィス電極に向けて加速され、オリフィス電極に形成されたオリフィスに入っていく。オリフィス電極のオリフィスの内部を通過する負イオンは、主として、オリフィスの周壁の固体表面近傍において電子を奪われて中性化され、あるいは、オリフィスの内部に残留しているガスとの電荷交換によって中性化され、中性粒子ビームを引き出すことが出来る。

なお、図3に示すように、アンテナ2は、銅パイプ2aを他の導電体2b、例えばグラファイトなどでコーティングするようにしてもよい。これによると、プラズマから銅パイプ2aを保護することができるので、粒子ビームに銅の不純物が混入することを防ぐことができる。

また、アンテナ2の形状は、例えばプラズマ生成室の直径程度の寸法を持つ大口径のらせん状コイルや略円形のループ状コイルの形状であってもよいし、二つ以上のループ状のコイルを並列に接続した形状であってもよい。また、大口径のコイルはインピーダンスが大きくなるので、複数個の小型のアンテナを設置するようにしてもよい。このように、アンテナは、その適正配置によりプラズマ生成室内に均一なプラズマを生成できれば良いので、その構造、形態は問わない。

このようにして、中性粒子ビームを引き出すことができるので、被処理物に対しチャージアップ現象を引き起こさないチャージフリーなビーム源を実現でき、且つプラズマからの放射光を第1電極(オリフィス電極)で遮蔽することのできるビーム源を実現できる。即ち、チャージアップ現象に起因する損傷や放射光による損傷のないダメージフリーなビーム源が実現可能となった。加えて、ビームを引き出すのに必要となる一対の電極の片方をアンテナが兼ねることで、電極とアンテナの取り合い(相互干渉)を考慮する必要が無くなった。したがって、プラズマ密度が均一になるようにプラズマ生成室の任意の場所にアンテナ2を配置することができる。よって、大口径で均一なプラズマの生成と、プラズマからの中性粒子ビームの引き出しの両方が簡単な構成で実現可能である。

次に、本発明に係るビーム源の第2の実施形態について図4及び図5を参照して説明する。なお、上述の第1の実施形態における部材又は要素と同一の作用又は機能を有する部材又は要素には同一の符号を付し、特に説明しない部分については第1の実施形態と同様である。

図4に示すように、ビーム源は、円筒状のプラズマ生成室4と、前記プラズマ生成室4下端に配置された第1電極1と、前記プラズマ生成室4内にプラズマを生成するプラズマ生成室4内に配置されたアンテナ2を備えている。
前記プラズマ生成室4の壁面は、石英ガラス又はセラミック、金属などから選択されて構成される。このプラズマ生成室4には、プラズマ生成室4内にガスを導入する図示しないガス導入ポートが設けられており、このガス導入ポートは図示しないガス供給配管と図示しないガス供給源とともにガス供給手段を構成している。このガス供給手段からはSF6,CHF3,CF4,Cl2,Ar,O2,N2,C4F8などのガスがプラズマ生成室4内に供給される。前記第1電極1は、グラファイトなどの導電体で形成されたオリフィス板(オリフィス電極)であり、このオリフィス電極は接地電位とされる。このオリフィス電極は第1電極として機能する他、ビームを構成する粒子の中性化手段としても機能するものである。

ここで、このビーム源は、第1電極(オリフィス電極)1を介して図示しない真空チャンバに接続されており、該真空チャンバは、これに接続された真空ポンプにより減圧されている。プラズマ生成室4内の圧力は、主としてこの真空チャンバに接続された真空ポンプの排気量と、オリフィス電極のコンダクタンス、供給されるガスの種類やその流量によって決まる。

前記アンテナ2は、例えばプラズマ生成室4内部の上端に第1電極1に対向して配置された表面が導電体の誘導結合型のコイルである。このアンテナ2は、図示しないマッチングボックスを介して高周波電源3に接続されており、例えば、13.56MHzの高周波電圧がアンテナに印加される。これらのアンテナ2、マッチングボックス、高周波電源3によってプラズマ生成手段が構成されている。即ち、アンテナに高周波電流を流すことで誘導磁場を生じさせ、磁界の時間変化が電界を誘導し、その電界で電子が加速されてプラズマが生成される。このようにして、プラズマは、該プラズマを生成するアンテナをプラズマ生成室の適切な位置に配置することにより、プラズマ生成室内に均一に生成できる。

ここで、第1の実施形態において説明したように、高周波電源3からの高周波電圧の供給方法により、主として正イオンと加熱された電子とからなるプラズマと、正イオンと負イオンが共存したプラズマの、二種類のプラズマを生成することができる。なお、このアンテナの形態は、自身の冷却のために水冷パイプの形態をもつものであってもよい。

上記アンテナ2は、直流のバイアス電源6にも接続されている。このバイアス電源6は、高周波電源3と共に電圧印加手段を構成し、図5に示すように、高周波電源3からの高周波電圧とバイアス電源6からの直流電圧とを交互にアンテナに印加することができる。ここで、直流電圧を印加している時間は、プラズマが消滅するよりも十分に短い時間である。そうすると、アンテナの表面が導電体であるので、高周波電圧の印加によってプラズマを生成した後に、直流電圧の印加によりビームの引き出しを行なうという一連の操作の繰り返しを行なうことが出来る。

例えば、主として正イオンと加熱された電子とからなるプラズマと、正イオンと負イオンが共存したプラズマにおいて、バイアス電源6によってアンテナに印加する直流電圧を図5の実線のように正のバイアス電圧とすれば、すなわち第1電極(オリフィス電極)1の電位をアンテナ2の電位より低くすれば、プラズマ中の正イオンがこの電位差によってオリフィス電極に向けて加速され、オリフィス電極に形成されたオリフィスに入っていく。オリフィス電極1のオリフィスの内部を通過する正イオンは、主として、オリフィスの周壁の固体表面近傍において電子を与えられて中性化されるか、オリフィス電極の表面から放出された電子と衝突して再結合することで中性化されるか、あるいは、オリフィスの内部に残留しているガスとの電荷交換によって中性化されて中性粒子となり、中性粒子ビームを引き出すことが出来る。

同様に、正イオンと負イオンが共存したプラズマにおいて、バイアス電源6によって図5の破線のようにアンテナに負のバイアス電圧が印加されると、第1電極(オリフィス電極)1の電位がアンテナの電位より高くなるので、プラズマ中の負イオンがこの電位差によってオリフィス電極に向けて加速され、オリフィス電極に形成されたオリフィスに入っていく。オリフィス電極のオリフィスの内部を通過する負イオンは、主として、オリフィスの周壁の固体表面近傍において電子を奪われて中性化され、あるいは、オリフィスの内部に残留しているガスとの電荷交換によって中性化され、中性粒子ビームを引き出すことが出来る。ここで、図5の二点鎖線で示すように、高周波電圧の印加と直流電圧の印加の間に、例えば50μ秒程度の電圧を印加しない負イオン生成時間を設けてもよい。このようにすると、直流電圧を印加した際にプラズマ中の負イオンの割合が高いので、効率よく大量の負イオンを加速することができる。

なお、第1の実施形態と同様に、アンテナ2を、図3に示すように銅パイプを他の導電体、例えばグラファイトなどでコーティングするようにしてもよい。これによると、プラズマから銅パイプを保護することができるので、ビームに銅の不純物が混入することを防ぐことができる。
また、アンテナの形状は、例えばプラズマ生成室の直径程度の寸法を持つ大口径のらせん状コイルや略円形のループ状コイルの形状であってもよいし、二つ以上のループ状のコイルを並列に接続した形状であってもよい。また、大口径のコイルはインピーダンスが大きくなるので、複数個の小型のアンテナを設置するようにしてもよい。このように、アンテナは、その適正配置によりプラズマ生成室内に均一なプラズマを生成できれば良いので、その構造、形態は問わない。

プラズマ生成室内にプラズマを生成するために、前記プラズマ生成室内部に前記第1電極に対向して配置された誘導結合型のコイルと、
前記第1電極と前記誘導結合型のコイルとの間に電位差を発生させる電位差発生手段とを具備し、
前記電位差発生手段が、前記誘導結合型のコイルに高周波電圧と低周波電圧とを交互に印加する電圧印加手段であり、
前記誘導結合型のコイルの面に隣接して配置され前記第1電極に対向して配置された板体状の誘電体膜、または前記誘導結合型のコイルの周囲に被覆された誘電体膜を備え、
前記第1電極は多数の開口を備えたオリフィス電極であり、
