本発明は、MEMS、ティルトミラーMEMS、空間光変調装置、及びプロジェクタに関する。

マイクロマシン技術とマイクロエレクトロニクス技術とを融合したMEMS(Michro Electrical Mechanical System)技術を用いるデバイスが開発されてきている。例えば、MEMS技術により製造されたティルトミラーデバイスが提案されている(特許文献1参照)。ティルトミラーデバイスは、光スイッチ、光スキャナ、空間光変調装置等の多くのデバイスに適用されている。例えば、光スイッチでは、光電変換が不要なため、装置を小型化、低価格化できる。また、光スキャナでは、一般的な光ポリゴンミラーに比較して大幅に小型化できる。さらに、空間光変調装置としてのDMD(Digital Micromirror Device)は、長寿命、高速な応答速度で高コントラストな投写像を得られるという利点を有している。

【発明が解決しようとする課題】
図6(a)〜(d)に従来技術のティルトミラーMEMSの構成を示す。図6(a)は、従来技術のティルトミラーMEMS1000の斜視図である。基板1001上の対角線方向に、第1の下電極1002aと、第2の下電極1002bとが形成されている。また、2箇所の支持部1003に回転自在なヒンジ1004(トーションバー)が固着されている。ヒンジ1004上に上電極1005が設けられている。上電極1005には反射膜が形成された状態、又は金属部材のままの状態で、可動ミラーとして作用する。図6(b)は、断面構成を示す。例えば、第2の下電極1002bに電圧を印加すると、上電極1005と第2の下電極1002bとの間に静電力(引力)が発生する。これにより、図6(b)に示すように、上電極1005は、第2の下電極1002bと当接した位置で傾斜して停止する。この状態における上電極1005の傾斜角度θは、次式(1)により算出される。

ティルトミラーMEMSの場合、式(1)からも明らかなように、傾斜角度θは、距離Lで制限される。従って、傾斜角度θを大きくしたい場合、距離Dを大きくする必要がある。また、式(2)から明らかなように、静電力Fは距離Dの二乗に反比例する。このため、傾斜角度θを大きくするために距離Dを大きくすると、必要な静電力Fを得るために印加電圧Vを大きくしなければならない。しかしながら、駆動にICを用いると、印加電圧Vにも上限がある。この結果、図6(a)、(b)で示す構成では、傾斜角度θを大きくすることが困難であり問題である。例えば、従来技術のティルトミラーMEMSでは、上電極1005である可動ミラーは、10°前後しか傾斜させることはできない。MEMS、特にティルトミラーMEMSでは、可動ミラーの傾斜角度を大きくすることが望まれている。傾斜角度が大きくとれると、ティルトミラーMEMSを用いるプロジェクタ等の装置の設計の自由度を格段に大きくできる。

また、傾斜角度θを大きくするためには、図6(c)に示すように、ヒンジ1054を上電極1055の中央部から端部の方向へシフトさせる構成も考えられる。そして、上電極1055の短い側を下電極1052で引くことで、てこの原理で上電極1055の長い側を大きく傾斜させることができる。この場合、下電極1052の面積Sが小さくなってしまう。このため、式(2)からも明らかなように、面積Sが小さい場合に所望の静電力Fを得るためには、印加電圧Vを大きくしなければならない。しかしながら、上述したように電極の駆動にICを用いると、印加電圧Vにも上限がある。この結果、図6(c)、(d)で示す構成の場合も、図6(a)、(b)の構成の場合と同様に、傾斜角度θを大きくすることが困難であり問題である。

本発明は、上述の問題点を解決するためになされたものであり、簡便な構成で可動部の傾斜角度が大きなMEMS、ティルトミラーMEMS、空間光変調装置、プロジェクタを提供することを目的とする。

【課題を解決するための手段】
上記課題を解決し、目的を達成するために、第1の発明によれば、平面形状の第1の電極と、第1の電極に対して所定間隔の位置に設けられている平面形状の第2の電極と、第2の電極の端部に固着されている平面形状の作用面と、第1の電極と第2の電極とを介して作用面に当接する支柱部と、第1の電極と第2の電極とに電圧を印加する電源と、を有し、印加された電圧に応じて第1の電極と第2の電極とは相対的に引き合う方向へ移動し、作用面は、支柱部の一方の端部と当接している位置を力点として第2の電極から離れる方向へ移動することを特徴とするMEMSを提供できる。

【発明の実施の形態】
以下に添付図面を参照して、本発明の好適な実施形態を詳細に説明する。
(第1実施形態)
図1は、本発明の第1実施形態に係るティルトミラーMEMSの斜視構成を示す。矩形状の平行平板である基板101上に、平面形状の第1の電極である下電極102が形成されている。また、基板101の対角方向の2箇所に支持部103が形成され、中央部に支柱部106が形成されている。支持部103の端部には、平面形状の第2の電極である上電極105が固着されている。上電極105と下電極102とは、後述する電圧が印加されていない状態で所定の間隔D(図2(a))となるように構成されている。矩形状の上電極105の対向する辺105a、105bに略平行に2箇所の切欠き部109が形成されている。上電極105と下電極102との間には、電源110により所定の電圧が印加される。印加する電圧は、制御部111により画像信号に応じて制御される。

また、上電極105の端部104に平面状の作用面である反射ミラー108が固着されている。反射ミラー108は、端部104においてのみ上電極105に固着されている。ここで、支柱部106の端部は反射ミラー108に当接している。

次に、図2(a)、(b)を用いて、上述のティルトミラーMEMS100の動作を説明する。なお、図2(a)、(b)において、電源110と制御部111との記載は省略する。図2(a)は、電圧を印加していない状態、つまり静電力が発生していない状態のティルトミラーMEMS100の断面構成を示す。静電力が発生していない状態では、上電極105と下電極102とは略平行となっている。これに対して、図2(b)に示すように、画像信号に応じた電圧を印加すると、上電極105と下電極102との間に相対的に引き合うような静電力が生ずる。下電極102は基板101に固着されているため、図中矢印Aで示すように上電極105が下電極102の方向へ平行移動する。このように、上電極105と下電極102とでピストンアクションタイプの静電アクチュエータを構成する。平行平板型の静電アクチュエータでは、1つのティルトミラーMEMS100の全体の面積を電極として使用することができる。このため、大きな静電力を容易に得ることができる。

次に、図3(a)〜(g)に基づいてティルトミラーMEMS100の製造方法を説明する。図3(a)において、シリコン(Si)からなる基板101上にアルミニウム(Al)層を成膜し、下電極102、支柱部106の基礎となる領域、配線などをパターンニングする。Al層の厚さは0.2μm程度が望ましい。図3(b)において、第1の犠牲層としてレジスト層301をスピンコート法により成膜する。レジスト層301の厚さは1.5μmが望ましい。レジスト層301には、支柱部106のための孔を形成する。図3(c)において、レジスト層301上に上電極105、当接部107を構成するAl層を厚さ0.2μm成膜する。成膜したAl層に上電極105、当接部107、配線等をパターニングする。図3(d)において、第2の犠牲層としてレジスト層302を1.5μm成膜する。そして、上電極105と反射ミラー108とを固着するための孔と、当接部107のための孔とをパターニングする。図3(e)において、レジスト層302の上に反射ミラー108、当接部107となるAl層を0.2μ成膜して、パターニングする。図3(f)において、プラズマエッチングにより第1の犠牲層であるレジスト層301と、第2の犠牲層であるレジスト層302とを除去する。

(第2実施形態)
図4は、本発明の第2実施形態に係るプロジェクタ400の概略構成を示す図である。光源部401は、赤色光(以下、「R光」という。)、緑色光(以下、「G光」という。)、及び青色光(以下、「B光」という。)を供給する。また、光源部401は、複数の、R光用固体発光素子402RとG光用固体発光素子402GとB光用固体発光素子402Bとから構成される。固体発光素子としては、LDやLED等を用いることができる。なお、光源部401として有機EL素子等を用いても良い。

光源部401からの光は、照明レンズ403を介して空間光変調装置404に入射する。空間光変調装置404は、上記第1実施形態で述べた複数のティルトミラーMEMS100を格子状に配列して構成されている。照明レンズ403は両凸形状の正単レンズで構成されている。照明レンズ403は、光源部401の像を、投写レンズ405の入射瞳ENPの位置に形成させる。これにより、空間光変調装置404をケーラー照明することができる。空間光変調装置404は、光源部401からの光を映像信号に応じて変調して射出する。変調された光は投写レンズ405を介してスクリーン406に投写される。ここで、駆動制御部407は、光源部401、空間光変調装置404の駆動制御を行う。駆動制御部407は、画像信号に応じた電圧を上述のティルトミラーMEMSへ印加する。反射ミラー108(図1)は、画像信号に応じて傾斜する角度が変化する。これにより、光源部401からの照明光は、反射ミラー108で反射され、傾斜角度に応じた光量が投写レンズ405の入射瞳ENPへ入射する。これにより、画像の階調表現をアナログ的に行うことができる。

次に、図4に示す第2実施形態に係るプロジェクタ400においてフルカラー映像を得るためのR光用発光素子402RとG光用発光素子402GとB光用発光素子402Bとを点灯させる時間とタイミングについて説明する。図5は、点灯時間とそのタイミングを示す図である。光源駆動部の機能も兼用する駆動制御部407は、R光用発光素子402RとG光用発光素子402GとB光用発光素子402Bとを順次切り換えて点灯させる。表示される映像の1フレーム内において各色発光素子の点灯時間を異ならせる。これにより、各色光の光束量を任意に設定できる。白色を得るためには、G光の光束量を全体の60%から80%程度にする必要がある。このため、図5に示すように、G光用発光素子402Gの点灯時間GTを、R光用発光素子402Rの点灯時間RTとB光用発光素子402Bの点灯時間BTよりも長くする。
