【発明の属する技術分野】
本発明は、レーザモジュールに関し、特に、発振波長が350〜450nmの半導体レーザを含む構成部材を気密封止したレーザモジュールに関する。

【従来の技術】
従来、波長400nm以下の紫外線を照射又は発生させる光学モジュールにおいては、照射又は発生された紫外線により光学モジュールに含まれる光学部品の光学損失が増加して、光学部品の特性が低下するという問題があった。このような光学損失は、大気中の水分や油分(有機物)が紫外線により分解され、その分解物が光学部品の表面に堆積するために発生すると考えられている。

このため、特開平11−167132号公報に記載された紫外線照射光学系等では、光学部品が置かれる雰囲気(封止雰囲気)を99.9%以上の高純度の窒素、99.9%以上の高純度の乾燥空気、水分が0.1%以下の気体、又は炭化水素化合物が0.1%以下の気体等として分解物の堆積を防止し、紫外レーザ光の出力低下を防止している。また、特開平11−167132号公報には、空気等の酸素が存在する系で良好な劣化防止効果が得られる、と記載されている。

また、米国特許5392305号明細書には、酸素を100ppm以上の濃度で封止ガス中に混入させて、有機物が紫外レーザ光により分解されて発生する物質を酸化分解し、分解物が光学部品の表面に堆積するのを防止する技術が記載されている。

また、特開平11−87814号公報に記載されたレーザ共振器の寿命延長方法では、レーザ共振器を構成するホルダー等の構成部品に付着した油分等の汚染物質を溶剤等で脱脂・洗浄することで、レーザ共振器の長期信頼性を向上させている。

更に、特開平11−5482号公報には、低分子シロキサンが紫外線による光化学反応で酸素と反応し、光学ガラス窓部品にSiOxの形で堆積、付着することが開示されている。このため、大気と接する「窓」部材の定期的な交換を推奨している。

【発明が解決しようとする課題】
しかしながら、本発明者等の研究によれば、発振波長が350〜450nmの半導体レーザを含むモジュールでは、封止雰囲気の酸素濃度が高くなり過ぎると、却ってレーザ特性が劣化することが判明した。

レーザモジュールに使用する半導体レーザの発振波長を410nm,810nm,980nmと変更し、特開平11−87814号公報に記載されている洗浄工程を実施したレーザモジュールを用いて、封止雰囲気中の酸素濃度に対する信頼性の変化を評価したところ、波長410nmの半導体レーザを用いたモジュールでは、経時モジュール劣化速度の酸素濃度に対する依存性は、波長810nm,波長980nmの赤外波長の半導体レーザを用いたモジュールとは異なっており、赤外波長の半導体レーザを用いたモジュールに見られるような、酸素濃度増加に伴うレーザ特性の改良効果が見られなかった。

即ち、波長810nm,波長980nmの赤外波長のレーザ光に対しては、モジュール内ファイバ入射端面、レンズ等、レーザ光路上に存在する光学部品表面に堆積する炭化水素系有機化合物の分解反応が、酸素濃度の増加とともに活発になり、経時信頼性の向上が見られる。これに対し、波長410nmのレーザ光に対しては、酸素濃度が100ppm以上になると逆に信頼性が悪くなる。

これは、酸素濃度が100ppm以上の領域では、ファイバ端面集光部における珪素化合物の堆積が顕在化することによる。この珪素化合物の堆積物も炭化水素堆積物と同様に、光学的な吸収を発生させるため、連続発振に於ける経時信頼性が著しく損なわれる。

即ち、レーザ光と炭化水素ガスの反応により生成される炭化水素堆積物は、一定量以上の酸素を含んだガス雰囲気下で二酸化炭素(CO2)と水(H2O)とに分解されて除去される。しかしながら、堆積物中には炭化水素だけではなく珪素化合物が含まれている。この珪素化合物の堆積物は、酸素を雰囲気中に含有させるだけでは分解・除去することができない。堆積する珪素化合物は、シロキサン結合(Si−O−Si)、シラノール基(−Si−OH)等の珪素(ケイ素)原子を含有する有機化合物ガス(以下、「有機珪素化合物ガス」という)とレーザ光との光化学反応により発生する。しかも、雰囲気中の酸素の存在が、その光化学反応の反応速度を速めてしまう。

ここで言う珪素化合物とは、有機・無機を問わず珪素原子を含むあらゆる構造を有している化合物であり、無機酸化珪素(SiOx)、有機珪素化合物、炭化珪素化合物、有機炭化珪素化合物等が含まれる。また、有機珪素化合物ガスは、モジュール製造工程中の任意の場所に使用されているシリコーン系材料から発せられるガスであり、モジュール内の各部品表面に付着している場合に、これを封止して使用すると封止雰囲気中にも微量の有機珪素化合物ガスが含まれる。

これらの製造工程中に存在するガス成分は、通常のクリーンルームや封止ガス精製機を設置するだけでは、完全に除去することはできない。これを除去するためには多大な設備投資が必要となる。また、特開平11−87814号公報に記載されているように、油分等の脱脂、洗浄を実施しても、製造工程雰囲気から有機珪素化合物ガスが混入するのを避けることはできない。

従って、上記した通り、炭化水素化合物の堆積を防止するために、封止雰囲気中に酸素を含有させる場合であっても、酸素含有量が多過ぎると珪素化合物の堆積が増加してレーザ特性が劣化し、信頼性が悪化することになる。そして、モジュール内部のファイバ入射端面、レンズ等の光学部品は、モジュール内に接着剤やロウ材で固定されており、特開平11−5482号公報に記載の場合のように交換は不可能である。

本発明は上記従来技術の問断点に鑑み成されたものであり、本発明の目的は、レーザ特性の劣化を効果的に抑制して、信頼性の高いレーザモジュールを提供することにある。

【課題を解決するための手段】
上記目的を達成するために本発明のレーザモジュールは、350〜450nmの波長範囲のレーザ光を出射する複数の半導体レーザ、1本の光ファイバー、及び前記複数の半導体レーザの各々から出射したレーザビームを集光し前記光ファイバーに結合させる集光光学系を備えた合波レーザと、不活性ガス中に1ppm以上の濃度の酸素とハロゲン族ガス及びハロゲン化合物ガスの少なくとも一方のガスとを含む封入ガスで満たされた封止空間を内部に備え、該空間内に前記半導体レーザ、前記光ファイバーの結合側部位、及び前記集光光学系を気密封止した気密封止部材と、を含んで構成したことを特徴としている。

本発明のレーザモジュールでは、気密封止部材は、その内部に、不活性ガス中に1ppm以上の濃度の酸素とハロゲン族ガス及びハロゲン化合物ガスの少なくとも一方のガスとを含む封入ガスで満たされた封止空間を備えており、この空間内に350〜450nmの波長範囲のレーザ光を出射する複数の半導体レーザ、光ファイバーの結合側部位、及び集光光学系を気密封止している。この通り、封止雰囲気中に酸素を1ppm以上の濃度で含むことにより、炭化水素堆積物が酸化分解されて減少すると共に、珪素化合物による堆積物がハロゲン系ガスで分解、除去されて減少するので、レーザ特性の劣化が効果的に抑制される。これにより、信頼性の高いレーザモジュールを提供することができる。

本発明のレーザモジュールにおいては、不活性ガス中の酸素濃度を1〜100ppmとするのが好ましい。また、ハロゲン族ガス及びハロゲン化合物ガスはフッ素原子を含有しているものが好ましく、ハロゲン化合物ガスを不活性ガス中に含有させる場合、ハロゲン化合物ガスは、炭素、窒素、硫黄、及びキセノン各々のフッ化物と炭素、窒素、硫黄、及びキセノン各々の塩化物とからなる群から選択された少なくとも一種であることが好ましい。

また、ハロゲン系ガスは反応性が高いため、気密封止する半導体レーザの共振器端面、光ファイバーの結合側部位、及び集光光学系を被覆する最表面層を、ハロゲン族ガス及びハロゲン化合物ガスに対し不活性な材料で構成することが好ましい。不活性な材料は、例えば、インジウム、ガリウム、アルミニウム、チタン、及びタンタル各々の酸化物とガリウム、アルミニウム、チタン、及びタンタル各々の窒化物とからなる群から選択することができる。

【発明の実施の形態】
以下、図面を参照して本発明の実施の形態を詳細に説明する。
[モジュールの構成]
本実施の形態に係るレーザモジュールは、図1に示す合波レーザ光源を備えている。この合波レーザ光源は、ヒートブロック10上に配列固定された複数(例えば、7個)のチップ状の横マルチモードのGaN系半導体レーザLD1,LD2,LD3,LD4,LD5,LD6,及びLD7と、GaN系半導体レーザLD1〜LD7の各々に対応して設けられたコリメータレンズ11,12,13,14,15,16,及び17と、1つの集光レンズ20と、1本のマルチモード光ファイバ30と、から構成されている。

GaN系半導体レーザLD1〜LD7は、発振波長が総て共通(例えば、405nm)であり、最大出力も総て共通(例えば、100mW)である。なお、GaN系半導体レーザLD1〜LD7としては、350nm〜450nmの波長範囲で、上記の405nm以外の発振波長を備えるレーザを用いることができる。

上記の合波レーザ光源は、図2及び図3に示すように、他の光学要素と共に、上方が開口した箱状のパッケージ40内に収納されている。パッケージ40の底面にはベース板42が固定されており、このベース板42の上面には、前記ヒートブロック10と、集光レンズ20を保持する集光レンズホルダー45と、マルチモード光ファイバー30の入射端部を保持するファイバーホルダー46とが取り付けられている。また、ヒートブロック10の側面にはコリメータレンズホルダー44が取り付けられており、コリメータレンズ11〜17が保持されている。パッケージ40の横壁面には開口が形成され、この開口を通してGaN系半導体レーザLD1〜LD7に駆動電流を供給する配線47がパッケージ外に引き出されている。

なお、図2においては、図の煩雑化を避けるために、複数のGaN系半導体レーザのうちGaN系半導体レーザLD7にのみ番号を付し、複数のコリメータレンズのうちコリメータレンズ17にのみ番号を付している。

図4は、上記コリメータレンズ11〜17の取り付け部分の正面形状を示すものである。コリメータレンズ11〜17の各々は、非球面を備えた円形レンズの光軸を含む領域を平行な平面で細長く切り取った形状に形成されている。この細長形状のコリメータレンズは、例えば、樹脂又は光学ガラスをモールド成形することによって形成することができる。コリメータレンズ11〜17は、長さ方向がGaN系半導体レーザLD1〜LD7の発光点の配列方向(図4の左右方向)と直交するように、上記発光点の配列方向に密接配置されている。

一方、GaN系半導体レーザLD1〜LD7としては、発光幅が2μmの活性層を備え、活性層と平行な方向、直角な方向の拡がり角が各々例えば10°、30°の状態で各々レーザビームB1〜B7を発するレーザが用いられている。これらGaN系半導体レーザLD1〜LD7は、活性層と平行な方向に発光点が1列に並ぶように配設されている。

従って、各発光点から発せられたレーザビームB1〜B7は、上述のように細長形状の各コリメータレンズ11〜17に対して、拡がり角度が大きい方向が長さ方向と一致し、拡がり角度が小さい方向が幅方向(長さ方向と直交する方向)と一致する状態で入射することになる。つまり、各コリメータレンズ11〜17の幅が1.1mm、長さが4.6mmであり、それらに入射するレーザビームB1〜B7の水平方向、垂直方向のビーム径は各々0.9mm、2.6mmである。また、コリメータレンズ11〜17の各々は、焦点距離f1=3mm、NA=0.6、レンズ配置ピッチ=1.25mmである。

集光レンズ20は、非球面を備えた円形レンズの光軸を含む領域を平行な平面で細長く切り取って、コリメータレンズ11〜17の配列方向、つまり水平方向に長く、それと直角な方向に短い形状に形成されている。この集光レンズ20は、焦点距離f2=12.5mm、NA=0.3である。この集光レンズ20も、例えば、樹脂又は光学ガラスをモールド成形することにより形成される。

マルチモード光ファイバ30は、ステップインデックス型光ファイバ、グレーテッドインデックス型光ファイバ、及び複合型光ファイバの何れでもよい。例えば、三菱電線工業株式会社製のグレーテッドインデックス型光ファイバを用いることができる。この光ファイバは、コア中心部がグレーテッドインデックスで外周部がステップインデックスであり、コア径=25μm、NA=0.3、端面コートの透過率=99.5%以上である。

パッケージ40は、その開口を閉じるように作成されたパッケージ蓋41を備えており、後述する脱気処理後に封止ガスを導入し、パッケージ40の開口をパッケージ蓋41で閉じることにより、パッケージ40とパッケージ蓋41とにより形成される閉空間(封止空間)内に、上記の合波レーザ光源が他の光学要素と共に気密封止される。

ここで、モジュールの劣化を抑制するために、封止空間内が、不活性ガス中に1ppm以上の濃度の酸素とハロゲン族ガス又はハロゲン化合物ガス(以下、「ハロゲン系ガス」という)とを含有する封入ガスで満たされるように気密封止する。このためには、不活性ガス中に1ppm以上の濃度の酸素とハロゲン系ガスとを含有するガスを封入して気密封止を実施する。

不活性ガスは、封止雰囲気中に含まれる光学要素に対して不活性なガスであり、例えば、乾燥した窒素、アルゴン等の希ガスを用いることができる。

封止雰囲気中に1ppm以上の濃度の酸素が含まれると、レーザモジュールの劣化を抑制することができる。このような劣化抑制効果が得られるのは、封止雰囲気中に含有される酸素が、炭化水素成分の光分解により発生した固形物を酸化分解するためである。一方、酸素濃度が1ppm未満であると、劣化抑制効果が得られない。酸素濃度が高過ぎると、却って有機珪素化合物ガスの光化学反応が促進されるので、封止雰囲気中の酸素濃度は1〜800ppmの範囲が好ましく、1〜100ppmの範囲が特に好ましい。

ハロゲン族ガスとは、塩素ガス(Cl2)、フッ素ガス(F2)等のハロゲンガスであり、ハロゲン化合物ガスとは、塩素原子(Cl)、臭素原子(Br)、ヨウ素原子(I)、フッ素原子(F)等のハロゲン原子を含有するガス状の化合物である。

ハロゲン化合物ガスとしては、CF3Cl,CF2Cl2,CFCl3,CF3Br,CCl4,CCl4−O2,C2F4Cl2,Cl−H2,CF3Br,PCl3,CF4,SF6,NF3,XeF2,C3F8,CHF3等が挙げられるが、フッ素又は塩素と炭素(C)、窒素(N)、硫黄(S)、キセノン(Xe)との化合物が好ましく、フッ素原子を含有するものが特に好ましい。

ハロゲン系ガスは微量から劣化抑制効果を発揮するが、顕著な劣化抑制効果を得るためには、ハロゲン系ガスの含有濃度を1ppm以上とするのが好ましい。このような劣化抑制効果が得られるのは、封止雰囲気中に含有されるハロゲン系ガスが、有機珪素化合物ガスの光分解により発生した堆積物を分解するためである。

光学部品を被覆する最表面層の材料に、珪素(Si)、モリブデン(Mo)、クロム(Cr)、スズ(Sn)、又はジルコニウム(Zr)の酸化物又は窒化物等、ハロゲン系ガスに対して反応性を有する材料を使用する場合には、これらの光学部品の最表面層がエッチングされて、モジュールの信頼性が低下する。

従って、GaN系半導体レーザの共振器、コリメータレンズ、集光レンズ、及びマルチモード光ファイバの入射側端部等の合波レーザ光源の構成部品、及び光学ミラー等の合波レーザ光源と共に気密封止される光学部品の封止雰囲気に曝される最表面層には、例えば、インジウム(In)、ガリウム(Ga)、アルミニウム(Al)、チタン(Ti)、又はタンタル(Ta)の酸化物又は窒化物のように、ハロゲン系ガスに対して不活性な材料を使用するのが好ましい。

封止ガスを封入して気密封止を実施する前には、封止空間内の雰囲気を排気する脱気処理を行う。接着剤の機械的性質を損なわない観点から通常200℃以下でこの脱気処理は行われる。モジュール中に光学系を固定するために有機系接着剤を用いた場合でも、接着剤で各部品を固定後、封止前に脱気処理を行うことにより、有機系接着剤からのアウトガスを抑制することができる。光学部品の固定等に使用する有機系接着剤の量を1.0g/ml以下とすることにより、脱気処理でモジュール中のアウトガス成分の飽和濃度を1000ppm未満にすることができる。

[モジュールの動作]
次に、上記レーザモジュールの動作について説明する。

合波レーザ光源を構成するGaN系半導体レーザLD1〜LD7の各々から発散光状態で出射したレーザビームB1,B2,B3,B4,B5,B6,及びB7の各々は、対応するコリメータレンズ11〜17によって平行光化される。平行光とされたレーザビームB1〜B7は、集光レンズ20によって集光され、マルチモード光ファイバ30のコア30aの入射端面に収束する。

本例では、コリメータレンズ11〜17及び集光レンズ20によって集光光学系が構成され、その集光光学系とマルチモード光ファイバ30とによって合波光学系が構成されている。即ち、集光レンズ20によって上述のように集光されたレーザビームB1〜B7が、このマルチモード光ファイバ30のコア30aに入射して光ファイバ内を伝搬し、1本のレーザビームBに合波されてマルチモード光ファイバ30から出射する。

上記のレーザモジュールでは、レーザビームB1〜B7のマルチモード光ファイバ30への結合効率が0.9となる。従って、GaN系半導体レーザLD1〜LD7の各出力が100mWの場合には、出力630mW(=100mW×0.9×7)の合波レーザビームBを得ることができる。

【実施例】
次に、具体的な実施例に基づいて本発明を更に詳細に説明する。

図1〜図4に示す構成のレーザモジュールを用いて、下記表1に示す4つの条件(水準)で、封止雰囲気中の酸素濃度及びハロゲン系ガスの濃度とモジュールの劣化率との関係を調べた。結果を図5に示す。

モジュールの劣化率kは、レーザモジュールの各発光点が30mW出力となるようにAPC駆動した場合に、全素子を駆動するために必要な1時間当りの駆動電流上昇量で表している。封止雰囲気中の不活性ガスには窒素ガスを用い、ハロゲン系ガスには四フッ化炭素(CF4)を用いた。また、封止雰囲気中の炭化水素濃度は100ppm程度である。

図5から分かるように、水準(1)では、モジュール中の低濃度(0.1ppm)の酸素雰囲気により、雰囲気中に高濃度に存在する炭化水素ガスから生じる炭化水素系堆積物の分解が完結しない。経時時間とともに炭化水素堆積物量が増加することのよる光量ロスが支配的に起こり、このためモジュールの劣化率が大きい。当然ながらCF4濃度に対する劣化速度の依存性はない。なぜならば酸素ガスは、炭化水素ガスの分解にその殆どが使われるため、有機珪素化合物ガスの堆積促進に寄与せず、有機珪素化合物ガスは堆積しないからである。即ち、CF4の濃度が変化しても劣化速度の変化はなく、光学部品の表面は炭化水素系化合物で覆われるので、後述の条件で見られるCF4ガスによる光学部品のエッチング現象による劣化は見られない。

また、水準(2)、水準(3)、水準(4)では、モジュール中にCF4導入することにより顕著な劣化抑制効果が発揮されている。酸素濃度を増加していくと生成する酸化珪素化合物量も増加するので、水準(2)の様に酸素濃度が大きい場合には、CF4ガスを導入する効果は小さい。CF4ガス導入効果は、酸素濃度が小さい方が顕著である。また、最表面層にCF4と反応性を有するSiO2を用いる場合には、酸素濃度とは関係なく、一定以上のCF4濃度で光学部品の最表面層を構成するSiO2がCF4と反応し蒸発を始めることにより、光学部品、ファイバー端面の劣化が著しく進み、劣化速度が急激に上昇する。

以上の結果から分かるように、酸素を1ppm以上の濃度で含有する封止雰囲気中に、CF4ガス(ハロゲン系ガス)を導入すると、顕著な劣化抑制効果が得られる。

以上説明した通り、本実施の形態のレーザモジュールでは、酸素を1ppm以上の濃度で含有すると共にハロゲン系ガスを含有する不活性ガスを封入して気密封止を行うことにより、炭化水素の堆積物だけでなく珪素化合物の堆積物までもが分解、除去されて減少し、モジュールの劣化が顕著に抑制される。即ち、レーザモジュールの信頼性が向上し、長期間高出力を維持することができる。

【発明の効果】
本発明によれば、レーザ特性の劣化を効果的に抑制して、信頼性の高いレーザモジュールを提供することができる、という効果が得られる。
