【発明の属する技術分野】
本発明は、高輝度、高信頼性の半導体発光素子用エピタキシャルウェハ及び半導体発光素子の構造に関するものである。
【0002】
【従来の技術】
最近、AlGaInP系エピタキシャルウェハを用いて製造する高輝度の赤色および黄色発光ダイオードの需要が大幅に伸びている。主な用途は、交通用信号、自動車のブレーキランプ、フォグランプなどである。

図5に赤色帯のAlGaInP系発光ダイオードの典型的な構造を示す。全てのエピタキシャル層は有機金属気相成長法(以降MOVPE法と書く)によって成長している。n型GaAs基板1上に、MOVPE法によって、n型GaAsバッファ層2、SeまたはSiをドープしたn型AlGaInPクラッド層3、アンドープAlGaInP活性層4、Znをドープしたp型AlGaInPクラッド層5、Znをドープしたp型GaP電流分散層6a(ウインドウ層と呼ばれる場合もある)を順次積層した構造となっている。

また、近年、発光層を、障壁層(Znを添加したp型InGaAsP)と井戸層(Znを添加したp型InGaAsP)とが交互に設けられて成る多重量子井戸構造としたLEDも提案されている(例えば、特許文献1参照。)。

【発明が解決しようとする課題】
しかしながら、更なる高信頼性、高出力、且つ安価な半導体発光素子の提供が望まれている。

図5に示した従来の赤色帯AlGaInP系発光ダイオードの素子構造の場合について、具体的に説明する。なお、エピタキシャル層名称のn−、p−はエピタキシャル層がそれぞれn型、p型であることを表している。

図5において、n−GaAs基板1上に、MOVPE法により、n−GaAsバッファ層(厚さ500nm、Seドープ:1×1018cm-3)2、n−(Al0.7Ga0.3)0.5In0.5Pクラッド層(厚さ500nm、Seドープ:1×1018cm-3)3、アンドープ(Al0.15Ga0.85)0.5In0.5P活性層(厚さ600nm)4、p−(Al0.7Ga0.3)0.5In0.5Pクラッド層(厚さ500nm、Znドープ:5×1017cm-3)5、p−GaP電流分散層(厚さ14000nm、Znドープ:3×1018cm-3)6aを順次成長させて成膜する。更に、上記n−GaAs基板1の成長層とは反対側表面全面に電極8を形成し、又、p−GaP電流分散層6a上の表面に直径0.13mmの円形電極7を形成する。

この様にして構成された電極付きLED用エピタキシャルウェハを上記円形電極7が中心になる様に0.3mm角に切断し、更にTO−18ステム上にマウント(ダイボンディング)した。更にマウントされたLEDベアチップに、ワイヤボンディングを行った。

このようにして製作されたLED素子(ベアチップ)は、20mA通電時の発光出力が、2.50mWであった。図7に発光パターン断面を示す。又このLED素子電流電圧特性を調べた結果、図6に示すようであった。このためLEDを駆動するための電圧が変動すると、LEDに過電流が流れてしまい、LEDが壊れてしまうという問題があった。

上記したように、従来の構成では電圧変動が起こると、LEDに過電流が流れてしまい、LEDが壊れてしまうという問題があった。またLEDの発光出力を高くするためには、電流分散層を厚くする必要がある。このため製造コストが、高くなっていた。

そこで、本発明の目的は、上記課題を解決し、ある程度の電圧変動が起こっても壊れないLED、つまり高信頼性であり、且つ高出力で安価に製造できる半導体発光素子用エピタキシャルウェハ及び半導体発光素子を提供することにある。

【課題を解決するための手段】
上記目的を達成するため、本発明は、次のように構成したものである。

請求項1の発明に係る半導体発光素子用エピタキシャルウェハは、第一導電型の半導体基板上に、第一導電型のクラッド層、アンドープ活性層、第二導電型のクラッド層、更に第二導電型の電流分散層が順次積層された半導体発光素子用エピタキシャルウェハにおいて、第二導電型電流分散層中に、膜厚が50から1000nmのアンドープ層と第二導電型層とを交互に形成し、且つ前記アンドープ層を少なくとも2層以上形成し、前記アンドープ層のそれぞれは全て、前記第二導電型層に挟まれている構造をしていることを特徴とする。

請求項2の発明は、請求項1記載の半導体発光素子用エピタキシャルウェハにおいて、前記第二導電型電流分散層がGaP層であり、前記第二導電型電流分散層中にあるアンドープ層が、GaP層、AlxGa1-xAs(0.5≦x)層又は(AlxGa1-x)yIn1-yP(0.5≦x、0.5≦y)層のいずれかであることを特徴とする。

<発明の要点>
本発明の要点は、ある程度の電圧変動が起こっても壊れないLEDとする上記目的を達するために、第二導電型電流分散層6a内に抵抗層としてアンドープ層6bを挿入することが有効であることを見出したことにある。また第二導電型電流分散層6aとアンドープ層6bとを交互に形成し、且つ前記アンドープ層6bを2層以上にすることにより、電流分散効果があることを見出したことにある。これらにより、高出力、高信頼性のLED、又はLED用エピタキシャルウェハが製作可能になった。

また、第二導電型電流分散層6aの膜厚を薄くしても、十分に電流分散できるようになったため、発光出力を低下することなく第二導電型電流分散層の膜厚を薄くできるようになった。よって、高信頼性であり、且つ高出力で安価なLED、又LED用エピタキシャルウェハが製作可能になった。

【発明の実施の形態】
以下、本発明を図示の実施形態に基づいて説明する。

本実施形態のLED用エピタキシャルウェハは、図5で説明した赤色帯AlGaInP系発光ダイオードの素子構造において、第二導電型電流分散層中にアンドープ抵抗層(アンドープ層)を複数層形成し、発光出力及び信頼性の向上を図ったものである。

ここで取り扱うAlGaInP系発光ダイオードは、発光波長620nm付近の赤色発光ダイオードであり、図1に示すように、n型GaAs基板(第一導電型基板)1上に、Seドープn型GaAsバッファ層(第一導電型バッファ層)2、Seドープn型AlGaInPクラッド層(第一導電型クラッド層)(第一クラッド層)3、該クラッド層よりバンドギャップエネルギーが小さいアンドープAlGaInP活性層(アンドープ活性層)4、該活性層よりバンドギャップエネルギーが大きい組成のp型(Znドープ)AlGaInPクラッド層(第二導電型クラッド層)(第二クラッド層)5、p型多層電流分散層(第二導電型電流分散層)6を積層した構造を有する。

この多層電流分散層6は、第二導電型電流分散層中にアンドープ抵抗層(アンドープ層)6bと第二導電型層(第二導電型電流分散層)6aとを交互に形成し、且つアンドープ抵抗層6bを少なくとも2層以上形成したものから成る。

このp型多層電流分散層6の第一の形態は、具体的には、第二導電型電流分散層6aがGaP層であり、アンドープ抵抗層6bが、GaP層、AlxGa1-xAs(0.5≦x)層又は(AlxGa1-x)yIn1-yP(0.5≦x、0.5≦y)層のいずれかである形態である。

第二の形態は、第二導電型電流分散層6aがAlxGa1-xAs(0.5≦x)層であり、アンドープ抵抗層6bが、GaP層、AlxGa1-xAs(0.5≦x)層又は(AlxGa1-x)yIn1-yP(0.5≦x、0.5≦y)層のいずれかである形態である。

第三の形態は、第二導電型電流分散層6aが(AlxGa1-x)yIn1-yP(0.5≦x、0.5≦y)層であり、アンドープ抵抗層6bが、GaP層、AlxGa1-xAs(0.5≦x)層又は(AlxGa1-x)yIn1-yP(0.5≦x、0.5≦y)層のいずれかである形態である。

第二導電型電流分散層6aが、GaPである場合(第一の形態)、AlGaAsである場合(第二の形態)、AlGaInPである場合(第三の形態)の作用の優劣を比較すると、発光波長が短くなるにつれGaPが有利になる。赤色から黄色(波長650〜595nm)程度の波長であれば、GaPとAlGaAsの優劣にさほど差が認められない。そして、優れている順に強いて並べれば、GaP、AlGaAs、AlGaInPの順になる。

上記した3つの形態において、第二導電型電流分散層中の 全てのアンドープ抵抗層は、第二導電型電流分散層に挟まれている構造とするのが好ましい。なお、第二クラッド層5を形成する主たる材料は、AlInP、GaInP又はAlGaInPのいずれであってもよい。

第二導電型電流分散層に添加されるドーパントには、Zn、Mg、Be、Cの何れかを用いる。

この半導体発光素子の特徴ある製作方法の第一の形態として、第二導電型電流分散層成長時のV/III比を10以下にし、前記第二導電型電流分散層中に形成するアンドープ抵抗層成長時のV/III比を100以上であり、且つドーパントを添加しない方法がある。

また第二の形態として、第二導電型電流分散層を、Cのオートドーピングにより第二導電型とする製作方法がある。オートドーピングは、第二導電型電流分散層6aに積極的にドーパントのZnを入れず、V/III比を低くして、Cが自然に添加されるようにする方法である。

【実施例】
<実施例1>
本発明の一実施例として、図1に示した構造の発光波長630nm付近の赤色発光ダイオード用エピタキシャルウェハを作製した。n−GaAs基板1上にMOVPE法により、n−GaAsバッファ層(厚さ500nm、Seドープ1×1018cm-3)2、n−(Al0.7Ga0.3)0.5In0.5Pクラッド層(厚さ500nm、Seドープ:1×1018cm-3)3、アンドープ(Al0.15Ga0.85)0.5In0.5P活性層(厚さ600nm)4、p−(Al0.7Ga0.3)0.5In0.5Pクラッド層(厚さ500nm、Znドープ:5×l017cm-3)5、p−GaP電流分散層(厚さ2000nm、Znドープ:3×1018cm-3)6a、アンドープGaP抵抗層(厚さ500nm)6b、p−GaP電流分散層(厚さ500nm、Znドープ:3×1018cm-3)6a、アンドープGaP抵抗層(厚さ500nm)6b、p−GaP電流分散層(厚さ500nm、Znドープ:3×1018cm-3)6a、アンドープGaP抵抗層(厚さ500nm)6b、p−GaP電流分散層(厚さ500nm、Znドープ:3×1018cm-3)6a、アンドープGaP抵抗層(厚さ500nm)6b、p−GaP電流分散層(厚さ2000nm、Znドープ:3×1018cm-3)6aを順次成長させて成膜した。

また、前記アンドープ抵抗層6bのみをAl0.5Ga0.5Asに変えたものと、(Al0.5Ga0.5)0.5In0.5Pにしたものも、製作した。この時のAl0.5Ga0.5As及び(Al0.5Ga0.5)0.5In0.5P抵抗層6bの膜厚は、前記したアンドープGaP抵抗層6bの膜厚と同じ500nmとした。

以上のように、アンドープ抵抗層6bの材料のみが異なった3種類のエピタキシャルウェハを製作した。

MOVPE法による成長は、成長温度700℃、成長圧力50Torr(66.7hpa)で行った。電流分散層以外の各層の成長速度は0.3〜1.0nm/s、V/III比は300〜600で行った。p−GaP電流分散層6a及びアンドープGaP、Al0.5Ga0.5As、(Al0.5Ga0.5)0.5In0.5P抵抗層(厚さ500nm)6bは、V/III比、100で行った。

更に、上記p−GaP電流分散層6a表面、つまりチップ上面に直径0.13mmの円形のp側電極(第二導電型電極)7を蒸着により形成した。又n−GaAs基板1の成長層とは反対側表面全面に、n側電極(第一導電型電極)8を蒸着により形成した。p型電極は、金・亜鉛、ニッケル、金を、それぞれ60nm、10nm、1000nmの順に蒸着し、n型電極は、金・ゲルマニウム、ニッケル、金を、それぞれ60nm、10nm、500nmの順に蒸着した。

更に、p型の円形電極7及びn型電極8が設けられた電極付きLED用エピタキシャルウェハを、前記円形電極が中心になる様に0.3mm角に切断し、更にTO−18ステム上にマウント(ダイボンディング)した。更にマウントされたLEDベアチップに、ワイヤボンディングを行った。

この様にして製作された3種類のLED素子(ベアチップ)の、20mA通電時の発光出力を測定した。結果(GaP電流分散層時のアンドープ抵抗層材料と発光出力)を、まとめて表1に示す。また発光パターンの断面を図4に示す。

発光出力は、表1に示したように、従来と同等若しくはそれよりも、高くなった。

又この3種類のLED素子(樹脂でモールドされていない)の、電流電圧特性も調べた。その結果、3種類全てのLEDで、3V以上の電圧が印加されてもLEDが壊れないことが確認された。代表的な電流電圧特性を、図2に示す。因みに図2は、アンドープ抵抗層6bがGaP層である時のものである。

上記表1及び図2の結果が示すように、第二導電型電流分散層6a中にアンドープ抵抗層6bを2層以上設けたことにより、高発光出力及び高信頼性の半導体発光素子及び半導体発光素子用エピタキシャルウェハを製作することができた。また発光出力を低くすることなく、電流分散層(アンドープ抵抗層を含む)の膜厚を従来の約50%の膜厚である7500nmまで薄くできた。このため、半導体発光素子及び半導体発光素子用エピタキシャルウェハの製造コスト低減に成功し、価格を大幅に低減することができた。

<実施例2>
実施例1と同じ構造のエピタキシャルウェハを、製作した。また成長条件、LED素子製作工程や評価方法も実施例1と同じである。但し、第二導電型電流分散層6aの材料をAl0.5Ga0.5Asにし、第二導電型電流分散層中のアンドープ抵抗層6bの材料を、Al0.5Ga0.5As、GaP、(Al0.5Ga0.5)0.5In0.5Pにしたものを、製作した。この時の、第二導電型電流分散層6aと第二導電型電流分散層中のアンドープ抵抗層6bの膜厚は、実施例1と同じにし、更に第二導電型電流分散層6aと第二導電型電流分散層中のアンドープ抵抗層6bを加算した全体の膜厚が、実施例1と同じ7500nmになるようにエピタキシャルウェハを製作した。つまり、第二導電型電流分散層6aと第二導電型電流分散層中のアンドープ抵抗層6bの材料のみが実施例1と異なっているだけで、その他は、全て実施例1と同じである。上記した様にして製作された3種類のLED素子(ベアチップ)の、20mA通電時の発光出力を、まとめて表2に示す。

<実施例3>
実施例1と同じ構造のエピタキシャルウェハを、製作した。また成長条件、LED素子製作工程や評価方法も実施例1と同じである。但し、第二導電型電流分散層6aの材料を(Al0.5Ga0.5)0.5In0.5Pにし、第二導電型電流分散層中のアンドープ抵抗層6bの材料を、(Al0.5Ga0.5)0.5In0.5P、GaP、Al0.5Ga0.5Asにしたものを、製作した。この時の、第二導電型電流分散層6aと第二導電型電流分散層中のアンドープ抵抗層6bの膜厚は、実施例1と同じにし、更に第二導電型電流分散層6aと第二導電型電流分散層中のアンドープ抵抗層6bを加算した全体の膜厚が、実施例1と同じ7500nmになるようにエピタキシャルウェハを製作した。つまり、第二導電型電流分散層6aと第二導電型電流分散層中のアンドープ抵抗層6bの材料のみが実施例1と異なっているだけで、その他は、全て実施例1と同じである。

<実施例4>
実施例1と同じ構造のエピタキシャルウェハを、製作した。また成長条件、LED素子製作工程や評価方法は、基本的に実施例1と同じである。但し、第二導電型電流分散層6aの成長条件を、アンドープとした。更に前記第二導電型電流分散層6a成長時のV/III比(V族原料とIII族原料の供給量比)を、従来例や実施例1〜3の100から、8に変えて成長した。この時の、第二導電型電流分散層6aと第二導電型電流分散層中のアンドープ抵抗層6bの膜厚は、実施例1〜3と同じにし、更に第二導電型電流分散層6aと第二導電型電流分散層中のアンドープ抵抗層6bをたした全体の膜厚が、実施例1〜3と同じ7500nmになるようにエピタキシャルウェハを製作した。つまり、第二導電型電流分散層6aのV/III比を100から8にしたことと、Znをドーピングせずにアンドープにしたことのみが実施例1〜3と異なっているだけで、その他は、全て実施例1〜3と同じである。

上記の様にして製作された9種類のLED素子(ベアチップの、20mA通電時)の発光出力を、まとめて表4に示す。

発光出力は、表4に示したように、従来技術のLED及び実施例1〜3のLEDよりも、高くなった。

又この3種類のLED素子(樹脂でモールドされていない)の、電流電圧特性も調べた。その結果、3種類全てのLEDで、3V以上の電圧が印加されてもLEDが壊れないことが確認された。代表的な電流電圧特性は、図2及び図3と同等である。

このため、第二導電型電流分散層6a中にアンドープ抵抗層6bを2層以上設け、且つ第二導電型電流分散層6aにドーピングしていたZnを入れず、V/III比を低くしてCのオートドーピングをしたことにより、実施例1〜3よりも、更に高出力にすることが出来た。実施例1〜3よりも発光出力が向上した原因は、成長中に活性層中に拡散しやすいドーパントが入れてないため、活性層中に形成される欠陥が少なくなったためである。

V/III比を低くして成長するとCのオートドーピングができる理由は、V/III比が低くなると、原料である有機金属の分解が不完全になり、有機金属のCが結晶中に取り込まれるからである。

実施例1〜3のLEDの通電試験による信頼性は、1000時間経過後で相対出力が90%程度であったが、本実施例では、相対出力98%と向上している。この時の通電条件は、チップ状態であり、25℃で50mA通電である。前記した信頼性の向上も、上記したドーパントの拡散が無いからである。

以上の結果から、実施例1〜3よりも高出力であり、且つ高信頼性の半導体発光素子及び半導体発光素子用エピタキシャルウェハを製作できた。また発光出力を低くすることなく、電流分散層(アンドープ抵抗層を含む)の膜厚を従来の約50%の膜厚である7500nmまで薄くできた。このため、半導体発光素子及び半導体発光素子用エピタキシャルウェハの製造コストの低減に成功し、価格を大幅に低減することができた。

<最適条件について>
第二導電型電流分散層6a中にある上記アンドープ抵抗層6bの全厚が厚くなると、LEDが壊れる電圧を高くすることができる。しかし上記アンドープ抵抗層6bの全厚をあまり厚くしすぎると、LEDの駆動電圧が高くなる。このことから、上記アンドープ抵抗層6bの全厚には、適当な厚さがあり、厚くしすぎるのもあまり適しない。このため、上記アンドープ抵抗層6bの全厚は、500〜3000nmが適している。更に好ましいのは、800〜2000nmである。

Therefore, according to the present invention, it was possible to obtain a highly reliable LED and an LED epitaxial having excellent light emission output. Further, according to the present invention, the thickness of the current dispersion layer (including the undoped resistance layer) can be reduced to 7500 nm, which is about 50% of the conventional thickness, without reducing the light emission output. For this reason, this invention succeeded in the reduction of the manufacturing cost of the semiconductor light-emitting device and the epitaxial wafer for semiconductor light-emitting devices, and was able to reduce a price significantly.
