本発明は、半導体ウエハ等の基板に対して成膜を施す成膜装置のクリーニング方法に関する。

【従来の技術】
一般に、半導体集積回路を製造するためには、半導体ウエハ等の基板に対して、成膜とパターンエッチング等を繰り返し行なって、多数の所望の素子を形成するようになっている。
ところで、各素子間を接続する配線、各素子に対する電気的コンタクトを図るコンタクトメタル、或いは基板のSiの吸上げを抑制する対策として用いられるバリヤメタルとしては、電気抵抗が低いことは勿論のこと、耐腐食性に優れた材料を用いなければならない。
このような要請に対応できる材料として、Ti(チタン)、W(タングステン)、Mo(モリブデン)などの高融点金属材料が使用される傾向にあり、中でも電気的及び耐腐食性などの特性等が良好であることから、特に、Ti及びこの窒化膜であるTiN(チタンナイトライド)が多用される傾向にある。

Ti膜は、一般的には、原料ガスとしてTiCl4 (四塩化チタン)ガスと水素ガスを用いてプラズマCVD(Chemical Vapor Deposition)により成膜され、成膜処理時には反応副生成物としてチタン塩化物が処理容器内にかなり付着することになる。
この反応副生成物は、処理中に剥がれるなどしてパーティクルの問題を引き起こすので、パーティクル等の問題を回避するために定期的、或いは不定期的にクリーニング処理を行なって、この反応副生成物を除去することが行なわれる。

【発明が解決しようとする課題】
処理容器内に付着したチタン塩化物を除去するためには、一般的にはクリーニングガスとしてNF系ガス、例えばNF3 ガスを用いて処理容器内にプラズマを立て、プラズマによりNF3 ガスを分解して活性種化して付着しているチタン塩化物をエッチング処理するようになっている。
しかしながら、このようにプラズマを使ったクリーニング方法では、例えばウエハを載置する載置台等に付着している反応副生成物はある程度除去することができるが、プラズマから離れた部分の反応副生成物は十分に除去することができなかったり、或いは除去するまでに長時間を要するといった問題点がある。
とりわけ、反応副生成物が比較的多く付着する傾向にあって、しかも、膜はがれが生じ易くてパーティクルの大きな原因となっているシャワーヘッド部の付着生成部を除去し難いという問題があった。

本発明は、以上のような問題点に着目し、これを有効に解決すべく創案されたものである。本発明の目的は、チタン塩化物よりなる反応副生成物を、プラズマを用いることなく、しかも、効率的に除去することができるクリーニング方法を提供することにある。

【課題を解決するための手段】
本発明は、上記問題点を解決するために、基板に対して成膜を行なう処理容器内に付着したチタン塩化物を除去するクリーニング方法において、前記処理容器内を130℃以上に加熱した状態でクリーニングガスとしてClF系ガスを用いて前記チタン塩化物を除去するようにしたものである。
具体的には、請求項1に係る発明のように、基板に所定の成膜処理を施すための処理容器内のシャワーヘッド部に付着したチタン塩化物を除去するためのクリーニング方法において、前記処理容器内の前記シャワーヘッド部を130℃以上180℃以下に加熱しながら、前記処理容器内にクリーニングガスとしてClFガス、ClF 3 ガス、ClF 5 ガスの内のいずれか1つのガスを導入することにより、前記シャワーヘッド部に付着したチタン塩化物をTiF 4 に変換させ、前記TiF 4 を前記処理容器内から排気することを特徴とするクリーニング方法である。

このクリーニング時の圧力は、例えば100mTorr〜1Torrの範囲が好ましい。また、ClF系ガスとしては、例えばClFガス、ClF3 ガス、ClF5 ガス等を用いることができる。

【発明の実施の形態】
以下に、本発明に係るクリーニング方法の一実施例を添付図面に基づいて詳述する。
図1はクリーニングの対象となる成膜装置示す構成図である。
この成膜装置2は、内部がアルマイト処理された例えばアルミニウムにより円筒体状に成形されたチャンバとしての処理容器4を有しており、この処理容器4は接地されている。この処理容器4の底部6の中心部には、給電線挿通孔8が形成されると共に周辺部には、排気口10が設けられており、これには図示しない真空引きポンプを介設した真空排気系12が接続されて、容器内部を真空引き可能としている。

この処理容器4内には、非導電性材料、例えばアルミナ製の円板状の載置台14が設けられ、この載置台14の下面中央部には下方に延びる中空円筒状の脚部16が一体的に形成され、この脚部16の下端は上記容器底部6の給電線挿通孔8の周辺部にOリング等のシール部材18を介在させてボルト20等を用いて気密に取り付け固定される。
上記載置台14には、例えば、SiCによりコーティングされたカーボン製の抵抗発熱体22が埋め込まれており、この上面側に載置される基板(対象物)としての半導体ウエハWを所望の温度に加熱し得るようになっている。この載置台14の上部には、内部に銅などの導電板よりなるチャック用電極24を埋め込んだ薄いセラミックス製の静電チャック26として構成されており、この静電チャック26が発生すクーロン力により、この上面にウエハWを吸着保持するようになっている。

次に、以上のように構成された装置を用いて行なわれる本発明のクリーニング方法について説明する。
本発明のクリーニング方法は、Ti膜の形成時に容器内部に付着する反応副生成物としての塩素化合物をClF系ガスを用いて且つ容器内温度を130℃以上に維持して除去するものである。
まず、成膜について説明する。
例えば基板Wの表面にTi膜を成膜する場合には、成膜ガスとしてTiCl4 ガスと、H2 ガスと、Arガスをそれぞれ所定の流量でシャワーヘッド部40から処理容器4内に供給し、これと同時に、高周波電源78より高周波をシャワーヘッド部40と載置台14との間に印加する。これにより、処理空間Sにはプラズマが立ち、TiCl4 がH2 と反応して還元され、Ti膜が基板上に成膜されることになる。この時の成膜条件は、例えば基板温度は550℃程度、プロセス圧力は1Torr程度、プラズマパワーは500W程度である。

そして、このような成膜処理は、同時に塩酸(HCl)やチタン塩化物(TiClx:X=2〜3)などの反応副生成物を生成し、HClはガスとして排出されるが、チタン塩化物は蒸気圧がかなり低いために排出され難く、処理容器4の内壁等に付着する傾向にあり、特に、シャワーヘッド部の下面である噴射面46等に、処理枚数に依存して多量にチタン塩化物Mが付着する。

このようにして複数枚のウエハに対する成膜の処理を行なったならば、付着したチタン塩化物を除去するためのクリーニング処理を行なう。
このクリーニング時には、クリーニングガスとしてClF系ガス、ここではClF3 ガスをシャワーヘッド部40から処理容器4内に所定の流量、例えば100sccmの流量で供給し、且つ容器内温度を130℃以上に高く維持する。シャワーヘッド部40の温度を高くするには、これに内蔵した加熱ヒータ62に通電すればよい。この場合、載置台14については、その構造上、例えば500℃以上の高温に維持できるが、シャワーヘッド部40は、その構造上、あまり温度を高くできず、例えば130℃からその構造上の限界値である180℃程度までの範囲内に設定する。

尚、シャワーヘッド部40の構造上の改良により、180℃よりも高い温度に耐えられるようになれば、その上限温度値まで加熱するようにしてもよい。
この時の容器内圧力は1Torrであり、例えば60分間程度のクリーニングを行なう。また、このクリーニング処理時には、プラズマを用いることなく、熱によるクリーニングを行なう。
このようなClF3 ガスを用いたクリーニング処理により、処理容器4内に付着していたチタン塩化物は、これよりも蒸気圧の大きなTiF4 (四フッ化チタン)へと変化し、蒸発乃至昇華が促進されて除去されることになる。特に、TiF4 は、130℃程度で蒸発が開始されるので、シャワーヘッド部40内に内蔵した加熱ヒータ62により、クリーニング時にこれを130℃程度以上に加熱しておくことにより、比較的容易に且つ迅速に付着していたチタン塩化物Mを除去することが可能となる。

図2は、TiCl4 (原料ガス)とTiCl3 (反応副生成物)とTiF4 のそれぞれの温度と蒸気圧との関係を示すグラフである。グラフから明らかなように、本発明のようにClF系ガスをクリーニングガスとして用いてクリーニング対象箇所を130℃以上に加熱することにより、700℃程度でなければ蒸発しない、すなわち除去が困難なTiCl3 (反応副生成物)を130℃程度で蒸発が開始するTiF4 に変換してこれを蒸発化させて除去することができる。
図3は、本発明方法を用いてクリーニング処理を行なった時の載置台とシャワーヘッド部のクリーニング状態を示すグラフであり、クリーニング温度を種々変更している。図中、黒印は、チタン塩化物を除去できなかったことを示し、白抜き印は、チタン塩化物を除去できたことを示す。尚、この時のクリーニング条件は、プロセス圧力は1000mTorr、ClF 3 ガスの流量は、100sccm、クリーニング時間は30分である。

グラフから明らかなように、載置台に付着したチタン塩化物は、室温(200℃程度)では白い粉となって十分に除去することができなかったが、100℃及び200℃に載置台温度を上げた時には、完全に除去することができた。
また、シャワーヘッド部に付着したチタン酸化物は、室温では勿論のこと、加熱ヒータによりシャワーヘッド部を110℃程度に加熱しても、白い粉となって十分に除去することができなかったが、130℃、150℃及び180℃に加熱してクリーニングを行なった結果、チタン塩化物を略完全に除去することができた。

このように、本発明によれば、特にパーティクルの主たる発生原因となるシャワーヘッド部に付着したチタン塩化物は、これを130℃以上に加熱してClF3 ガスを用いれば、略完全に除去することができる。
また、クリーニング時のプロセス圧力について検討したところ、図4に示すような温度とクリーニング量との関係を示すグラフが得られた。すなわち、プロセス圧力に関してはクリーニング効率は、500mTorr程度が最も効率が良く、好ましくは、100mTorrから1Torrの範囲内で行なうのが良好であることが判明した。

以上説明したように、本発明のクリーニング方法によれば、次のように優れた作用効果を発揮することができる。
処理容器内を130℃以上180℃以下に加熱した状態でClFガス、ClF 3 ガス、ClF 5 ガスの内のいずれか1つのガスによりクリーニングを行なうことにより、チタン塩化物を効率的に除去することができ、しかも、プラズマを用いることがないので、プラズマが届かないような隅々までクリーニングを行なうことができる。
特に、シャワーヘッド部に加熱ヒータを組み込んでこれを130℃以上に加熱することにより、パーティクルの主たる発生原因となるシャワーヘッド部のチタン塩化物を迅速に且つ略完全に除去することができる。
