われない。この為、反応管内をガスパージ後ボート4を引出すと、ボートキャップ6内に
大気が流入し、該ボートキャップ6内に滞留していた反応ガスと大気とが反応して反応生
成物を生じ、反応生成物がパーティクル源としてボートキャップ6内に残留する。而して
、ウェーハの処理を数バッチに亘り処理するとボートキャップ6内に残留していたパーテ
ィクルが反応室内に拡散し、処理中のウェーハに付着汚染するという問題があった。
