本発明は金属性セラッミク材料であるチタンシリコンカーバイド(Ti3SiC2)の新しい製造方法に関する。更に詳しく言えば、本発明は金属とセラッミク材料の両方の特性を合わせ持つ金属性セラッミク材料チタンシリコンカーバイド(Ti3SiC2)を、チタン(Ti)、シリコン(Si)、炭化チタン(TiC)の粉末を原料として、これらを混合し、低温かつ迅速に焼結成形するセラミック材料であるチタンシリコンカーバイド焼結体及びその製造方法に関するものである。

【従来の技術】
金属性セラッミク材料は、金属原子が規則配列する金属間化合物の格子の間に、規則的にセラミックスが存在する構造となっており、金属の特徴である高い熱・電気伝導率、耐熱衝撃性、易加工性と、セラミックスの特徴である優れた耐熱・耐酸化性を有している。
現在、航空宇宙分野や高効率ガスタービン・エンジンなどにおいては超合金や、グラファト、炭化珪素、窒化珪素、サイアロンなどのセラミックスが用いられているが、超合金では耐熱性が劣り、セラミックスの場合は加工性が悪いことが実用上の問題となっている。

Ti-Si-C系の金属性セラッミク材料であるチタンシリコンカーバイド(Ti3SiC2)はアーク溶解法や長時間反応焼結法によって合成が試みられている。これらの方法では、いずれも不均一な組織となるので、高温で長時間の均質化熱処理が必要とされている。
しかし、この均質化熱処理後も、なおセラミックである炭化チタン(TiC)相が残留して性質が劣化することが問題となっている。

チタンシリコンカーバイド(Ti3SiC2)は1967年にJeitschkoらよってTiH2、Si、Cを2000°Cで反応させる方法で初めて合成された。
また、1987年に後藤らによって、SiCl4、TiCl2、H2ガスを使ったCVDで厚膜状のチタンシリコンカーバイドが合成された。
前者は高温による合成が必要であり、後者は高純度の材料が得られるがバルク状の材料が得られないという問題がある。
最近高温において粉末法による種種の焼結プロセスによってチタンシリコンカーバイドを合成する方法が報告されており、主として以下のような反応によるものである:
(1)3Ti+Si+2C → Ti3SiC2
(2)3Ti+SiC+C → Ti3SiC2
上記反応(1)は多数の研究者によってTi/Si/C混合粉末から焼結成形することが試みられたものである。
一方、アメリカDrexel大学のBarsoum 教授ら(1999年)、Gao et al (1999年)、Tang et al(2001年)は、上記(2)の反応を利用してチタンシリコンカーバイド(Ti3SiC2)の多結晶を作製した。しかしいずれの作製プロセスでも高温で(1400℃以上)長時間(4時間以上)を必要とした。
この場合、高温・長時間の加熱焼結のために効率が悪く、エネルギー消費が多い。また、結晶粒径が粗大化して不均一組織となり、特性が劣化する。

【発明が解決しようとする課題】
本発明は、結晶粒の粗大化を防止し、残留炭化チタン(TiC)相の発生を抑制して均質化による特性の向上を図るとともに、エネルギー多消費型の製造法から、より低温、短時間での合成法を確立するものであり、かつパルス通電加圧焼結方法による短時間成形法により、優れた特性を持つチタンシリコンカーバイド焼結体及びその製造方法を得ることを目的としてなされたものである。

【課題を解決するための手段】
1.チタン(Ti)、シリコン(Si)、炭化チタン(TiC)の混合粉末をパルス通電加圧焼結することを特徴とするチタンシリコンカーバイド(Ti3SiC2)焼結体の製造法。
2.焼結温度1200〜1400°C、焼結時間3分〜120分で、固相反応によりセラミックを合成することを特徴とする上記1記載の焼結体の製造法。
3.焼結温度1250〜1350°C、焼結時間15分〜60分で、固相反応によりセラミックを合成することを特徴とする上記1記載の焼結体の製造法。
4.20〜100MPaの圧力を加えて焼結することを特徴とする上記1〜3のいずれかに記載の焼結体の製造法。
5.焼結後のセラミック材料の組織中、炭化チタン(TiC)含有量が7wt%以下であることを特徴とする上記1〜4のいずれかに記載の焼結体の製造法。
6.焼結後のセラミック材料の組織中、炭化チタン(TiC)含有量が1wt%以下であることを特徴とする上記1〜4のいずれかに記載の焼結体の製造法。
7.相対密度97%以上であることを特徴とする上記1〜6のいずれかに記載の焼結体の製造法。

【発明の実施の形態】
本発明者は今までにない製造経路を勘案し、チタン(Ti)、シリコン(Si)、炭化チタン(TiC)の粉末を混合し、パルス通電加圧焼結方法によって、短時間で緻密かつ高純度の金属性セラッミク材料であるチタンシリコンカーバイド焼結体(Ti3SiC2)を製造する方法を見出した。
これによって得られたチタンシリコンカーバイド焼結体の組織には、炭化チタン(TiC)含有量が7wt%以下、さらには1wt%以下であり、また相対密度が97%以上、さらには99%以上である均一な組織の優れた特性を有するチタンシリコンカーバイド焼結体が得られる。

本発明の製造方法は、まず原料として用いられるチタン粉末、シリコン粉末および炭化チタン粉末をアルゴン雰囲気の容器で混合する。この混合時間には特に制限はなく、通常1〜50時間程度混合する。これらの粉末は、目的とするチタンシリコンカーバイド(Ti3SiC2)の単一相になるように配合する。
この混合粉末をグラファイトダイスに装入して、パルス通電加圧焼結装置によって固化成形する。焼結は真空において実施し、焼結温度は1200°Cから1400°Cの範囲で行う。
焼結温度は1200°C未満では焼結が十分でなく、未反応の炭化チタン(TiC)が多量(7wt%を超える量)に存在するので好ましくない。また、焼結温度が1400°Cを超えると結晶粒が粗大化し、エネルギーの消費量も増すので無駄である。より好ましい焼結温度は、焼結温度1250〜1350°Cである。

前記焼結温度での保持時間は3分から120分間とする。焼結保持時間は焼結温度との関係で決定するが、3分未満であると、焼結反応が十分でなく、また120分間を超えると結晶粒が粗大化するので好ましくない。そして、より好ましい焼結時間は15分〜60分の範囲である。
焼結の際、油圧によって20〜100MPaの圧力を加える。以上の工程によって、相対密度97%以上、さらには99%以上のチタンシリコンカーバイドが得られる。20MPa未満では、緻密なチタンシリコンカーバイド組織が得られ難い。また、100MPaを超える圧力を加えても密度の向上はなく、それ以上の加圧は無駄である。
このように、焼結体中の炭化チタン(TiC)含有量が7wt%以下となったのは、原料成分の原子配合比を最適に調整できたこと、及び前記炭化チタン(TiC)の粉末を使用することによって、反応のプロセスが変化し、焼結体中の残留TiCの量がかえって低くなったと考えられ、予想外の良好な結果が得られた。

【実施例及び比較例】
次に、実施例により本発明をさらに詳細に説明するが、本発明はこれらの例によってなんら限定されるものではない。すなわち、本発明の技術思想の範囲で、本実施例以外の態様あるいは変形を全て包含するものである。

(実施例1)
まず原料として用いられるチタン(Ti)粉末28.6at%、シリコン(Si)粉末28.6at%および炭化チタン(TiC)粉末42.8at%をアルゴン雰囲気の容器で24時間を混合した。これらの粉末は、目的とするチタンシリコンカーバイド(Ti3SiC2)の単一相になるように比率を調整して、すなわちTi:Si:TiC=2:2:3(Ti:Si:C=5:2:3)となるように配合したものである。
この混合粉末をグラファイトダイスに装入して、パルス通電加圧焼結装置によって焼結した。焼結は真空において実施し、焼結温度1225°C、1250℃、1275°C、1300°C、1325°Cの5段階の範囲で、それぞれ15分間の焼結を実施した。
この結果を表1及び図1に示す。表1及び図1から明らかなように、相対密度がいずれも97%以上であり、1275°C以上では99%以上の相対密度が得られる。また、性質劣化の原因となる残留炭化チタン(TiC)相の量はいずれの場合も7wt%以下であり、良好な結果となる。特に、1300°Cの焼結温度では1wt%以下となり、最も特性に優れたチタンシリコンカーバイド(Ti3SiC2)セラミック焼結体が得られた。

また、同様の混合粉末について、最適焼結温度と考えられる1300°Cに設定し、焼結時間8分間、15分間、30分間、60分間、120分間、240分間の6段階に分けて焼結を実施した。焼結の際、油圧によって50MPaの圧力を加えた。この結果を表2及び図2に示す。表2及び図2に示す通り、いずれの焼結体も相対密度99%以上のものが得られた。
また、性質劣化の原因となる残留炭化チタン(TiC)相の量はいずれの場合も2wt%以下であり、優れた特性のチタンシリコンカーバイド(Ti3SiC2)セラミック焼結体が得られた。

焼結成形したセラミック材料チタンシリコンカーバイド焼結体の相組成をX線回折で分析し、顕微鏡によるミクロ組織観察特性を調べた。
図3は焼結温度1300°C、15分間焼結したセラミック材料チタンシリコンカーバイド焼結体のX線回折パターンを示す。焼結体の中にほぼ単一な金属性セラッミク材料であるチタンシリコンカーバイド(Ti3SiC2)相になっていることが分かる。回折角度2θが41.8度にあるTiCのメインピークが殆ど示されていなく、X線回折結果から計算すると、約0.8wt%になっていることが分かる。

これによってチタンシリコンカーバイド(Ti3SiC2)を得たが、該チタンシリコンカーバイド中に炭化チタン(TiC)が多量に含有されており、X線回折分析により、その含有量は35wt%に達した。このような炭化チタン(TiC)相の残留は、チタンシリコンカーバイドの性質を著しく劣化させるものである。

(比較例2)
比較のために、従来技術であるTi粉、SiC粉及びC粉を用いて、Ti:SiC:C=3:1:1(Ti:Si:C=3:1:2)となるように配合し、実施例1と同様に混合し、この混合粉末をグラファイトダイスに装入して、パルス通電加圧焼結装置により、真空下、焼結温度1300°Cで15分間の焼結を実施した。反応は次の式で進む。
3Ti+SiC+C→Ti3SiC2
これによってチタンシリコンカーバイド(Ti3SiC2)を得たが、該チタンシリコンカーバイド中に炭化チタン(TiC)が多量に含有されており、X線回折分析により、その含有量は33wt%に達した。このような炭化チタン(TiC)相の残留は、比較例1と同様にチタンシリコンカーバイドの性質を著しく劣化させるものである。

【発明の効果】
本発明は、セラミック材料チタンシリコンカーバイド焼結体の中に残留炭化チタン(TiC)相の発生を抑制して均質化による特性の向上を図るとともに、エネルギー多消費型の製造法から、より低温、短時間での合成法を確立することができ、かつパルス通電加圧焼結方法により短時間で合成することができるという優れた特性を持つチタンシリコンカーバイド焼結体及びその製造方法が得られる。このようにして得た焼結体は軽量耐熱材料として極めて有用である。

Titanium silicon carbide (Ti 3 SiC 2 ) was first synthesized by Jeitschko et al. In 1967 by reacting TiH 2 , Si, and C at 2000 ° C.

The former requires synthesis at a high temperature, and the latter has a problem that a high-purity material can be obtained but a bulk material cannot be obtained.
Recently, a method of synthesizing titanium silicon carbide by various sintering processes by powder method at high temperature has been reported, mainly by the following reactions:
(1) 3Ti + Si + 2C → Ti 3 SiC 2
(2) 3Ti + SiC + C → Ti 3 SiC 2
The above reaction (1) has been attempted by sintering by a number of researchers from a Ti / Si / C mixed powder.
On the other hand, Prof. Barsoum et al. (1999), Dr. Gao et al (1999), Tang et al (2001) of Drexel University in the United States used titanium silicon carbide (Ti 3 SiC 2 ) using the reaction (2) above. A polycrystal was produced. However, any manufacturing process requires a long time (4 hours or more) at a high temperature (1400 ° C. or more).
In this case, the efficiency is low due to high temperature and long time heating and sintering, and energy consumption is large. In addition, the crystal grain size becomes coarse to form a non-uniform structure, and the characteristics deteriorate.

DETAILED DESCRIPTION OF THE INVENTION
The present inventor considers an unprecedented manufacturing route, mixes titanium (Ti), silicon (Si), and titanium carbide (TiC) powders, and uses a pulse current pressure sintering method in a short time to achieve a high density and high density. A method for producing a titanium silicon carbide sintered body (Ti 3 SiC 2 ), which is a metallic ceramic material with a high purity, has been found.
The structure of the titanium silicon carbide sintered body thus obtained has a titanium carbide (TiC) content of 7 wt% or less, further 1 wt% or less, and a relative density of 97% or more, further 99% or more. In the production method of the present invention, first, titanium powder, silicon powder and titanium carbide powder used as raw materials are mixed in a container in an argon atmosphere. On the other hand, if the sintering temperature exceeds 1400 ° C., crystal grains become coarse and energy consumption increases, which is useless. A more preferable sintering temperature is a sintering temperature of 1250 to 1350 ° C.

The holding time at the sintering temperature is 3 minutes to 120 minutes. The sintering holding time is determined in relation to the sintering temperature, but if it is less than 3 minutes, the sintering reaction is not sufficient, and if it exceeds 120 minutes, the crystal grains become coarse, which is not preferable. A more preferable sintering time is in the range of 15 minutes to 60 minutes.
During sintering, a pressure of 20 to 100 MPa is applied by hydraulic pressure. Through the above steps, a titanium silicon carbide having a relative density of 97% or more, and further 99% or more can be obtained. If it is less than 20 MPa, it is difficult to obtain a dense titanium silicon carbide structure. Further, even if a pressure exceeding 100 MPa is applied, the density is not improved, and further pressurization is useless.
As described above, the titanium carbide (TiC) content in the sintered body became 7 wt% or less because the atomic compounding ratio of the raw material components could be adjusted optimally and the titanium carbide (TiC) powder. By using it, the process of the reaction was changed, and the amount of residual TiC in the sintered body was considered to be rather low, and unexpectedly good results were obtained.

First, 28.6 at% of titanium (Ti) powder, 28.6 at% of silicon (Si) powder and 42.8 at% of titanium carbide (TiC) powder used as raw materials were mixed in a container in an argon atmosphere for 24 hours. These powders are adjusted to have a single phase of the desired titanium silicon carbide (Ti 3 SiC 2 ), that is, Ti: Si: TiC = 2: 2: 3 (Ti: Si: C = 5: 2: 3).
This mixed powder was charged into a graphite die and sintered by a pulse current pressure sintering apparatus. Sintering was performed in a vacuum, and sintering was performed for 15 minutes in each of five stages of sintering temperatures of 1225 ° C, 1250 ° C, 1275 ° C, 1300 ° C, and 1325 ° C.
The results are shown in Table 1 and FIG. As is clear from Table 1 and FIG. 1, the relative density is 97% or higher, and a relative density of 99% or higher is obtained at 1275 ° C. or higher.
