【発明の属する技術分野】
本発明は、セラミック製配線基板及びその製造方法に関し、詳しくは、SAWフィルタ、水晶振動子、トランジスタ、IC等の電子部品を封止するパッケージとして用いられるセラミック製配線基板(以下、配線基板又は単に基板ともいう)及びその製造方法に関する。

【従来の技術】
セラミック製配線基板は、配線層用や封止用のメタライズ層をなすメタライズペースト(インク)の印刷されたアルミナなどからなるセラミックグリーンシートを積層、圧着し、これを焼成して製造されるのが普通である。このような配線基板は、通常、生産性を上げるため、数十ないし数百の配線基板部分が縦横に繋がった形のセラミックグリーンシートを積層、圧着し、その状態において焼成し、多数の基板が縦横に連なった焼成済みセラミック基板(本明細書におい焼成済みセラミック大判という)とし、最終工程でこれを個々の基板単位に分割する(折り取る)ことで大量生産している。

そして、焼成後におけるこのような分割を可能とするため、積層されたセラミックグリーンシート(本明細書におい未焼成セラミック大判という)の段階で、隣接する基板部分相互の境界にブレーク溝(以下単に溝ともいう)を入れておくのが普通である。すなわち、溝入りの未焼成セラミック大判を焼成して、ブレーク溝の形成された焼成済みセラミック大判とし、必要なメッキをかけるなどした後においてブレーク溝に沿ってブレーク(分断)して基板単位とするのである。

【発明が解決しようとする課題】
ところが、このような製法で基板を製造する場合においては従来次のような問題があった。というのは、未焼成セラミック大判を焼成してブレーク溝の形成された焼成済みセラミック大判としたとき、そのブレーク溝は部分的に融着するなどして閉じてしまうことがあった。このため、メッキ後においてブレーク溝に沿ってブレークすると、側面にカケが発生したり、円滑に分割できなかったりするため、製品歩留まりが悪いといった問題があった。このようなブレーク性の悪化は、セラミック基板の焼成過程での収縮が20%程度と大きいため、焼成前に入れられたブレーク溝の幅が狭くなることなどに起因するものと考えられる。

従来、こうした問題を解消すべく、そのブレーク溝の幅を大きくしたり、溝(溝底)の角度を大きくしたりして対処していた。ところが、一辺が数mmしかない小さな配線基板の製造では、このような対策には自ずと限界がある。しかも小さな配線基板用の大判ほど、一定間隔における溝数が多くなる。一方、プレスによって入れられたブレーク溝は、プレス刃を抜いた後でセラミックグリーンシートの弾性によって幾分復元する(閉じる)ように作用することから、配線基板が小さくなるほど溝幅は狭くなりがちであり、ブレーク溝の融着が発生しやすい。

また従来の基板の製造においては、このような問題に加えて次のような問題もあった。セラミック製配線基板のうち、主面の周囲にコバール等からなる封止用リング(金属枠)がロウ付けなどにより接着される配線基板は次のようにして製造される。すなわち、焼成後、大判の段階で基板単位の部分の表面の周囲つまりブレーク溝に沿って形成されたメタライズ層にメッキをかけ、その後において各基板部分のメタライズ層にロウ材(球状又は棒状等の銀ロウなど)をセットしてリングを配置し、これを一括してロウ付けしていた。このリングの配置、ロウ付けにおいては、隣接する基板部分相互の境界はブレーク溝がなすが、リング同士の間隔(空隙)は、ブレーク溝分の微小な間隙しか確保されない。

このように、リング同士の間隔は、ブレーク溝分の微小な間隙であり、しかもその溝幅が狭いことから、ロウ付け時に溶融したロウがブレーク溝に流れ込んで融着したり、同溝でブリッジを形成したり、溝を埋めたりすることがあった。このような状態となると、前記したブレーク溝の融着による問題と同様、ブレークに支障がでるため、分割後の製品に欠けなどの不良が発生しがちとなる。そして、こうした問題も小さな配線基板ほど発生しやすい。なお、このような問題の対策としては、リングをブレーク溝からなるべく距離をおいて配置することが考えられる。つまりリング接着面をなすメタライズ層をブレーク溝(基板の外縁)からなるべく離すことで溶融ロウの流れ込みを防ぐというものであるが、一辺が数mmといった小型の基板では、そのような寸法上の余裕はない。したがって、従来こうした小型の基板の製造歩留まりはきわめて低いものであった。

本発明は、こうしたセラミック製配線基板の製造上における問題点を解消することをその目的とする。

【課題を解決するための手段】
上記の目的を達成するため、請求項1に記載の発明は、一方の主面の周囲にメタライズ層を備えると共に、内部配線をなすメタライズ層を備えてなる積層構造のセラミック製配線基板において、
前記主面の周囲のメタライズ層をその焼成収縮率が、該セラミック製配線基板自体をなすセラミック及び該セラミック製配線基板に形成された前記主面の周囲のメタライズ層以外でありかつ前記内部配線をなすメタライズ層の各焼成収縮率より大きいものとしたことを特徴とする。本明細書において、メタライズ層の焼成収縮率とは、メタライズペーストが焼成されるまでの収縮率をいい、メタライズペーストの焼成収縮率と同じ意味とする。また、セラミックの焼成収縮率とは、セラミックグリーンシートが焼成されるまでの収縮率をいい、セラミックグリーンシートの焼成収縮率と同じ意味とする。

このようなセラミック製配線基板としたことで、ブレーク溝が入れられた多数個取りの未焼成セラミック大判(以下単に大判とも言う)を焼成し、メッキなどの各工程を経て同溝に沿って分断する際には次のようである。このような配線基板の製造においては、大判の焼成工程で各基板部分の周囲における主面の周囲のメタライズ層の焼成収縮が、該セラミック製配線基板自体をなすセラミック及び該セラミック製配線基板に形成された前記主面の周囲のメタライズ層以外でありかつ前記内部配線をなすメタライズ層の各焼成収縮率より大きいため、ブレーク溝の開口において同溝幅の拡張作用が発揮される。すなわち、焼成過程においてブレーク溝が融着するのを防止する働きをするため、ブレーク性の低下が防止される。

従来のこの種の基板の製造においては、セラミックとメタライズ層の焼成収縮率の差による基板の反り等の変形や内部配線の切断等の不具合の発生を防止するため、配線層や封止面をなすメタライズ層用のメタライズペーストは、その焼成収縮率がセラミック製配線基板自体をなすセラミックグリーンシートの焼成収縮率と努めて同じとなるように調製されたものが使用されていた。したがって、焼成されることで焼成済み大判はその全体について均一に収縮する。一方、焼成前に入れられるブレーク溝の幅は0.05〜0.08mm程度と微小であり、これも焼成収縮率により同様に狭くなることからブレーク溝は融着を起こし易いと考えられる。

これに対して本発明では、基板における一方の主面(表面)の周囲のメタライズ層をその焼成収縮率が、セラミック製配線基板自体をなすセラミック及び該セラミック製配線基板に形成された前記主面の周囲のメタライズ層以外でありかつ前記内部配線をなすメタライズ層の各焼成収縮率より大きいものとしたため、前記の製法では基板における一方の主面(表面)の周囲のメタライズ層は、セラミック及び該セラミック製配線基板に形成された前記主面の周囲のメタライズ層以外でありかつ前記内部配線をなすメタライズ層よりも大きく縮む。つまり前記の製法では、大判を平面的に見るとブレーク溝の両側の基板部分の周囲にあるメタライズ層は、焼成過程でそれぞれ同メタライズ層の面に沿って表面のセラミックを圧縮するため、ブレーク溝の幅をその開口側を開かせるように作用する。したがって、焼成後は、主面の周囲のメタライズ層に、従来のようにセラミックや、前記主面の周囲のメタライズ層以外でありかつ前記内部配線をなすメタライズ層と同じ焼成収縮率のメタライズ層を使用した場合に比べると溝の幅が広がるため、融着が防止される。かくして、その後、ブレークする際の不具合の発生が防止される結果、製造歩留まりの向上が図られる。

そして請求項2に記載の発明は、一方の主面の周囲にメタライズ層を備え、そのメタライズ層の上に、封止用リングを接着してなると共に、内部配線をなすメタライズ層を備えてなる積層構造のセラミック製配線基板において、
前記主面の周囲のメタライズ層をその焼成収縮率が、該セラミック製配線基板自体をなすセラミック及び該セラミック製配線基板に形成された前記主面の周囲のメタライズ層以外でありかつ前記内部配線をなすメタライズ層の各焼成収縮率より大きいものとしたことを特徴とする。

このような配線基板は、焼成済みセラミック大判における各基板部分の周囲のメタライズ層にメッキをかけ、その後においてロウ材がセットされ、その後、リングが配置されてロウ付けされ、所定のメッキをかけた後で個々の基板ごとにブレークされる。したがって、このような基板についても前記製法において、大判のブレーク溝はその開口側が拡張作用を受ける。つまり、隣接する配線基板部分相互のリング同士の間隔をなすブレーク溝は、従来技術による場合よりも広がるため、その分、リングのロウ付け時においても溶融したロウがブレーク溝に流れて融着したり、ブリッジを形成したりするなどの不具合が生じにくい。

なお、メタライズ層とセラミックとの焼成収縮率の差は、前記セラミック及び前記セラミック製配線基板に形成された前記主面の周囲のメタライズ層以外でありかつ前記内部配線をなすメタライズ層の各焼成収縮率を1としたとき、前記主面の周囲のメタライズ層の焼成収縮率が1.01〜1.3の範囲にあるようにするのが好ましい。この数値が1.01未満では、その差が小さいために溝幅の拡張作用が期待できない。一方、1.3を超えるようであると、前記主面の周囲のメタライズ層が面方向に沿って受ける引張り力により切断や基板の反りなどの問題を発生させるおそれがためである。ただし、この焼成収縮率の差は、基板及び各メタライズ層の厚さ、前記主面の周囲のメタライズ層の幅、さらにはブレーク溝の深さ、溝底の角度などによってブレーク溝の開口側の拡張作用が異なることから、配線基板の設計に応じ、この拡張作用が発揮され、溝の融着などの不具合を防止できる範囲で設定すればよい。なお、セラミック及びメタライズ層の焼成収縮率は、セラミックグリーンシート及びメタライズペーストの各組成(配合)や原料粉体の粒径を調整することで所望とするものを得ることができる。また、本発明においては、一方の主面の周囲のメタライズ層以外の他のメタライズ層の焼成収縮率は、当該一方の主面の周囲のメタライズ層の焼成収縮率よりも小さいだけでなく、セラミックの焼成収縮率と同じとするのが好ましい。

そして請求項4に記載の発明は、一方の主面の周囲にメタライズ層を備えると共に、内部配線をなすメタライズ層を備えてなる積層構造のセラミック製配線基板を製造する方法であって、前記内部配線をなすメタライズ層をなすメタライズペーストが印刷されたセラ ミックグリーンシートが積層されてなると共に、一方の主面にブレーク溝が入れられた多数個取りの未焼成セラミック大判でありかつ前記ブレーク溝に沿ってそのブレーク溝の両側に、前記主面の周囲のメタライズ層をなすメタライズペーストが印刷された未焼成セラミック大判を焼成し、その後、前記ブレーク溝に沿ってブレークすることにより、前記セラミック製配線基板を製造する方法において、
前記主面の周囲のメタライズ層をなすメタライズペーストをその焼成収縮率が、前記未焼成セラミック大判をなすセラミックグリーンシート及び該セラミックグリーンシートに形成される前記主面の周囲のメタライズ層以外でありかつ前記内部配線をなすメタライズ層をなすメタライズペーストの各焼成収縮率より大きいものとしたことを特徴とする。

また、請求項5に記載の発明は、一方の主面の周囲にメタライズ層を備え、そのメタライズ層の上に、封止用リングを接着してなると共に、内部配線をなすメタライズ層を備えてなる積層構造のセラミック製配線基板を製造する方法であって、前記内部配線をなすメタライズ層をなすメタライズペーストが印刷されたセラミックグリーンシートが積層されてなると共に、一方の主面にブレーク溝が入れられた多数個取りの未焼成セラミック大判でありかつ前記ブレーク溝に沿ってそのブレーク溝の両側に、前記主面の周囲のメタライズ層をなすメタライズペーストが印刷された未焼成セラミック大判を焼成し、その後、前記ブレーク溝に沿って形成されたメタライズ層に封止用リングを接着し、その後、前記ブレーク溝に沿ってブレークすることにより、前記セラミック製配線基板を製造する方法において、
前記主面の周囲のメタライズ層をなすメタライズペーストをその焼成収縮率が、前記未焼成セラミック大判をなすセラミックグリーンシート及び該セラミックグリーンシートに形成される前記主面の周囲のメタライズ層以外でありかつ前記内部配線をなすメタライズ層をなすメタライズペーストの各焼成収縮率より大きいものとしたことを特徴とする。

上記のいずれの方法においても、焼成過程で溝幅の拡張作用があるため、ブレーク溝が融着し難いし、封止用リングをロウ付けする場合には接着剤(ロウ)がブリッジを形成し難い。したがって、いずれの方法においても、基板単位とするブレーク時における不具合が回避される。なお、いずれの方法においても、前記セラミックグリーンシート及び該セラミックグリーンシートに形成される前記主面の周囲のメタライズ層以外でありかつ前記内部配線をなすメタライズ層をなすメタライズペーストの各焼成収縮率を1としたとき、前記主面の周囲のメタライズ層をなすメタライズペーストの焼成収縮率が1.01〜1.3の範囲にあるようにするのが好ましい。

【発明の実施の形態】
以下、本発明に係る基板の第1実施形態例について、図1及び図2を参照して詳細に説明する。図中1は本形態の配線基板であって、3層1a、1b、1cの積層構造で矩形板状に形成され、中央には平面視方形で下方に向かって階段状で幅狭となるキャビティー(凹部)2を備えている。そして、基板1の上面4の周囲には、タングステンなどの高融点金属を主成分とする、封止用のメタライズ層(以下、封止用メタライズ層又は単にメタライズ層ともいう)5が所定の幅Wで平面視四角枠状に形成されている。このメタライズ層5には図示はしないがニッケルメッキ層が形成され、さらに最表面には金メッキ層が形成されている。

このような配線基板1は、次記するようにして製造されるが、メタライズ層5はその焼成収縮率が25%のものが使用されており、基板1をなすセラミック及びその他の図示しない内部配線などをなすメタライズ層は、焼成収縮率がともに20%のものが使用されている。なお、このような配線基板1は、後工程でキャビティー2に電子部品が搭載され、その後、図示しない蓋が被せられてメタライズ層5にハンダ付けされ、気密封止される。

さて次にこのような基板1の好適な製法について、図3ないし図9を参照して詳細に説明する。まず、基板1の各層1a、1b、1cをなし所定数の基板部分がとれるように形成されたアルミナを主成分とするセラミックグリーンシート(厚さ0.25〜0.3mm)をそれぞれ製造する。そして、各層に対応する形状に切断、打ち抜きし、封止用のメタライズ層や配線層さらにはメッキ用の共通導体層などのメタライズペーストを印刷する。

メタライズペーストは、最上層をなすセラミックグリーンシートの表面に印刷される封止用メタライズ層(主面の周囲のメタライズ層)をなすもの以外は、セラミックグリーンシートの焼成収縮率(本形態では20%)と同じとなるように、例えばW(タングステン):Mо(モリブデン):Al2O3(アルミナ) = 95:5:3の重量比となるように調製したものを使用した。一方、封止用メタライズ層5をなすように印刷されるメタライズペーストのみ、焼成収縮率が25%となるように、W:Mо:Al2O3を90:10:1 の重量比となるように調製したものを使用し、厚さ0.02〜0.04mmで印刷した。なおこの封止用メタライズ層をなすメタライズペーストに含有されるW及びMоは1.0〜2.0μmの粒径のものを使用した。

こうして製造されたセラミックグリーンシートを図3〜5に示したように、積層、圧着して未焼成セラミック大判31を製造した。同図中、25は焼成後、封止用メタライズ層をなすように印刷されたメタライズペースト(層)である。このような未焼成セラミック大判31においては、最外側の耳部(枠状部)26のみが捨て代となるように、縦横に連続して基板部分21が連なって配置されているのが普通である。また本形態では、耳部(枠状部)26のうち最外側の基板部分21との境界寄り部位にも、メタライズペースト25が同様に印刷されている。

次にこのような未焼成セラミック大判31の例えば両面の基板部分21の境界に、縦横に格子状をなすようにブレーク溝22、23をプレスによって所定深さ(例えば、上面が全厚の40〜50%、下面が全厚の10〜20%)入れる(図6〜8参照)。ただし、ブレーク溝22、23は、基板部分21相互の境界をなすものであり、上面24ではメタライズペースト(層)25をその幅Wa方向の中央において切断している。

このような未焼成セラミック大判31の各基板部分21の境界をなすブレーク溝22、23は、図8に示したように例えばV溝状をなしている。なお本例ではブレーク溝22、23をメタライズペーストの印刷後に入れたが、セラミックグリーンシートの成形後、焼成前であれば、メタライズペーストの印刷前にいれてもよい。因みにブレーク溝は焼成後、折り取るようにして分断できればよく、したがって基板によっては片面だけ(上面側のみ)に入れるものとしてもよい。

次いでこの未焼成セラミック大判31を焼成し、焼成済み大判とする。このようにして得られた焼成済み大判の各基板部分の境界をなすブレーク溝22、23のうち、上面のブレーク溝22は、図9に示したように開口側が拡張するように変形している。すなわち、焼成後はセラミックの焼成収縮により大判全体としてみると、未焼成セラミック大判31より略20%小さく薄くなっている。

一方、この焼成過程では表面の封止用メタライズ層5のみ、収縮率が25%と大きいため、その差の5%分、セラミック21aの最表面のうち封止用メタライズ層5の存在する各領域では、セラミックの最表面をその面に沿って収縮させるように作用する。図9中矢印で示したように、封止用メタライズ層5の存在する各領域では、これに接するセラミック層21aが封止用メタライズ層5の焼成収縮によって表面に沿って縮められる力を受けるため、同表面に沿って圧縮されるように変形する。その変形はセラミック層21aの最表面で最大となる。

焼成過程におけるこうした作用により、メタライズ層5が両側に存在するブレーク溝22には、その溝幅を広げる作用が働くため、その分、図9中2点鎖線で示した従来の溝の開口状態よりも広くなるため、焼成済みセラミック大判41はそのブレーク溝22が融着又は閉じることが積極的に防止されたものとなる。こうして得られた大判(焼成基板)41は、その後、メタライズ層5などに、電解メッキ若しくは無電解メッキにより、ニッケル(Ni)メッキ及び金(Au)メッキをかけることで焼成済み大判として完成する。

次にメッキがかけられた焼成済み大判41をブレーク溝に沿ってブレークする(折り取る)ことで短冊状とし、さらに、基板1ごととなるようにブレークすることで、図1、2に示したセラミック製配線基板1が一度に多数得られる。このブレークにおいては大判41のブレーク溝は、図9に示したようにその溝幅が拡張し融着が阻止されていることから、その作業が円滑に行われる。また本形態では耳部(枠状部)26のうち、最外側の基板部分21との境界寄り部位にもメタライズペースト25が印刷されていたので、最外側のブレーク溝においても融着が効果的に阻止される。すなわち、本形態の配線基板及びその製法によれば、ブレークにおけるカケ等の不具合の発生が防止されるため、製造歩留まりを高めることができる。

ここで、封止用メタライズ層5を含むすべてのメタライズ層を、W:Mо:Al2O3 が、95:5:3の重量比とし、その焼成収縮率を基板をなすセラミックと同じ20%とした焼成済み大判(比較例)を製造した。そして、最表面の封止用メタライズ層5のみ、焼成収縮率が25%となるように、W:Mо:Al2O3 が、90:10:1の重量比としてなる前記形態の焼成済み大判とで、封止用メタライズ層側における縦及び横の各溝幅を比較した。結果は表1に示した通りである。なお、溝幅の数値は溝開口端における幅Hであり(図9参照)、それぞれ100箇所測定したときのバラツキ範囲である。ただし、使用した溝入れ刃は同じものであり、その刃先角度が40度のV形のもので、その刃の押し込み深さは0.6mmとした。

表1に示したように、本発明では比較例よりも縦溝及び横溝ともその開口側の溝幅Hが広くなっていた。これは、本発明では最表面の封止用メタライズ層のみ焼成収縮率が25%と、5%大きいものとしたことで、確実に溝幅の拡張作用があることを実証するものである。ここで、 縦溝と横溝との溝幅が相違するのは、この種の溝入れは、その溝のうち縦又は横を全部一度に入れて、90度回転してから残る他方の溝を入れるのであるが、セラミックグリーンシートの弾性により、溝入れ刃を抜いた後における弾性による復帰量が溝数が多い縦溝の方が大きいためと考えられる。そして、その後ブレークして本発明と比較例とで、ブレーク不良に基づく製品歩留まり状態を確認したところ、本発明では比較例よりも製品歩留まり率が30%向上した。

なお本発明において、封止用のメタライズ層(ペースト)の組成は、基板をなすセラミックの焼成収縮率を考慮し、溝幅の適切な拡張作用が得られる範囲で、焼成収縮率がセラミック及び内部配線をなすメタライズ層の焼成収縮率より大きくなるように適宜に設定すれば良い。焼成収縮率を大きくするには、モリブデンの含有率を上げることと、含有するモリブデン及びタングステンの粒径を小さくすることが有効である。タングステンよりもモリブデンの方が焼結性がよい(収縮が大きい)こと、粒径の小さい方が焼結性がよいためである。

さて次に本発明に係る基板の第2実施形態例について、図10ないし図12を参照して詳細に説明する。ただし、この配線基板51はその上面(片面)54の周囲に、矩形枠状に形成された断面四角のコバール製の封止用リング61が例えば銀ロウでロウ付けされたものであり、前記形態とはこの封止用リング61がロウ付けされることで、その内側が電子部品搭載用の凹部をなすように構成されている点のみが基本的に相違する。したがって、前記形態と同一の部位には同一の符号を付し、相違点のみ説明するに止める。
