【発明の属する技術分野】
本発明は、大気圧近傍の条件下で発生させた放電プラズマを利用して被成膜用基材に成膜を行う放電プラズマ処理装置及び放電プラズマ処理方法に係り、より詳細には、成膜工程の間に間欠的にエッチング工程を設けることにより、トレー及び放電プラズマ発生ユニットのエッチング作業の効率化を図った放電プラズマ処理装置及び放電プラズマ処理方法に関する。

【従来の技術】
従来より、常圧プラズマを利用して基材に成膜を行う放電プラズマ処理装置及び放電プラズマ処理方法が提供されている。

例えば、特開2001−93871号公報には、電磁波を用いて線状のプラズマを形成し、加工物表面を線状プラズマに水平に保ちつつ、加工物及びプラズマの相対位置を移動させて加工物の表面加工を行うプラズマ処理装置が提案されている。

このような常圧の放電プラズマ処理装置では、電極の周りに付着物(副生成物)が発生し、これがパーティクル発生源となるため、連続的に使用することができない状況にある。また、複数個のトレーを使って連続搬送を行う放電プラズマ処理装置では、トレーのエッチング処理を定期的に行う必要があった。

【発明が解決しようとする課題】
そのため、従来の放電プラズマ処理装置では、成膜処理を一旦中止し、定期的にメンテナンスを行うことで、付着物の除去を行っていた。また、低圧条件下でプラズマ処理を行う装置では、基材の搬入→成膜→基材の搬出→(電極エッチング)→基材の搬送、といったシーケンスが標準であり、電極エッチングは、基材1枚おきに、または複数枚おきに行っていた。

このように、従来の放電プラズマ処理装置では、トレーのエッチング処理や電極のエッチング処理を成膜工程とは切り離して別個に行っていたため、エッチング作業に時間を要し、また成膜の作業効率が低下するといった問題があった。

本発明はこのような実情に鑑みてなされたもので、成膜工程の間に間欠的にエッチング工程を設けることにより、成膜工程及びエッチング工程の作業効率の向上を図った放電プラズマ処理装置及び放電プラズマ処理方法を提供することを目的とする。

【課題を解決するための手段】
本発明の放電プラズマ処理装置は、被成膜用の基材を載置する複数個のトレイを一方向に連続的に搬送する搬送ユニットと、この搬送ユニットの上方位置に設けられ、搬送されてくるトレイにそれぞれ対向して配置された複数台の放電プラズマ発生ユニットと、これら搬送ユニット及び放電プラズマ発生ユニットを制御する制御手段とからなり、前記制御手段は、前記基材を載置せずに一定間隔ごとに搬送されてくるトレイに対し、少なくとも1つの放電プラズマ発生ユニットにてエッチング処理を施すとともに、該放電プラズマ発生ユニット自体のエッチング処理も同時に行うことを特徴としている。

また、本発明の放電プラズマ処理方法は、複数枚の基材を載置した複数個のトレイを一方向に連続的に搬送しながら、複数台の放電プラズマ発生ユニットによってそれぞれの基材に成膜を行う放電プラズマ処理方法において、一定間隔ごとに基材を載置せずにトレイを搬送し、基材を載置していないトレイに対し、任意の1つの放電プラズマ発生ユニットにてエッチング処理を施すとともに、該放電プラズマ発生ユニット自体のエッチング処理も同時に行うことを特徴としている。

このような特徴を有する本発明によれば、連続的に搬送される複数個のトレイに、基材を載置しないトレイを間欠的に設ける。そして、基材を載置したトレイは、1つの放電プラズマ発生ユニットによって成膜を行い、基材を載置していないトレイは、他の1つの放電プラズマ発生ユニットによってエッチング処理を実施する。すなわち、成膜工程とエッチング工程とを同時に行う。このとき、エッチング工程では、トレイにエッチング処理を施すと同時に、その放電プラズマ発生ユニット自体のエッチング処理も行う。これにより、成膜工程とは区別してエッチング工程のみを実施する必要がなく成膜工程とエッチング工程とを同時並行的に行うことができるので、放電プラズマ発生ユニット及びトレイのメンテナンス作業を低減もしくは廃止することが可能となる。

本発明によれば、放電プラズマ発生ユニットは、リモート型の電極構造を有している。すなわち、所定の間隔をあけて互いに対向する一対の電極を有し、その一対の電極の少なくとも一方の電極対向面に固有誘電体が設けられてなる対向電極間に、大気圧近傍の圧力下で電界を印加することによりグロー放電プラズマを発生する構造となっている。

上記大気圧近傍の圧力下とは、1.333×104 〜10.664×104 Paの圧力下を指す。中でも、圧力調整が容易で、装置構成が簡便になる9.331×104 〜10.397×104 Paの範囲が好ましい。

ここで、対向電極の材質としては、例えば、鉄、銅、アルミニウム等の金属単体、ステンレス、真鍮等の合金、金属間化合物等などが挙げられる。対向電極を構成する一対の電極の形状は、特に限定されないが、電界集中によるアーク放電の発生を避けるために、対向電極間の距離が一定となる構造であることが好ましい。この条件を満たす電極構造としては、例えば平行平板型、円筒型構造が挙げられるが、3枚以上の電極を用いる場合には、平行平板型が好ましい。

さらに、プラズマを発生させる電極は、一対のうち少なくとも一方の対向面に固体誘電体が配置されている必要がある。この際、固定誘電体ト設置される側の電極が密着し、かつ、接する電極の対向面を完全に覆うようにすることが好ましい。固体誘電体によって覆われずに電極同士が直接対向する部位があると、そこからそこからアーク放電が生じやすいためである。

上記固体誘電体の形状は、シート状でもフィルム状でもよく、厚みが0.01〜4mmであることが好ましい。厚すぎると放電プラズマを発生するのに高電圧を要することがあり、薄すぎると電圧印加時に絶縁破壊が起こり、アーク放電が発生することがある。

上記個体誘電体の材料としては、例えば、ポリテトラフルオロエチレン、ポリエチレンテレフタレート等のプラスチック、ガラス、二酸化珪素、酸化アルミニウム、二酸化ジルコニウム、二酸化チタン等の金属酸化物、チタン酸バリウム等の複酸化物、及びこれらの複層化したもの等が挙げられる。

また、上記固体誘電体は、比誘電率が2以上(25℃環境下、以下同じ)であることが好ましい。比誘電率が2以上の誘電体の具体例としては、ポリテトラフルオロエチレン、ガラス、金属酸化膜等を挙げることができる。さらに高密度の放電プラズマを安定して発生させるためには、比誘電率が10以上の固体誘電体を用いることが好ましい。比誘電率の上限は特に限定されるものではないが、現実の材料では18,500程度のものが知られている。比誘電率が10以上である個体誘電体としては、例えば、二酸化チタン5〜50重量%、酸化アルミニウム50〜95重量%で混合された金属酸化物皮膜、または、酸化ジルコニウムを含有する金属酸化皮膜からなるものが好ましい。

上記電極間の距離は、個体誘電体の厚さ、印加電圧の大きさ、プラズマを利用する目的等を考慮して適宜決定されるが、0.1〜50mmであることが好ましく、より好ましくは5mm以下である。50mmを超えると、均一な放電プラズマを発生させにくい。さらに好ましくは、放電が安定しやすい0.5〜3mmの間隔である。

上記電極間には、電界が印加され、プラズマを発生させるが、パルス電界を印加することが好ましく、特に、電界の立ち上がり及び/または立ち下がり時間が、10μs以下である電界が好ましい。10μsを超えると放電状態がアークに移行しやすく不安定なものとなり、パルス電界による高密度プラズマ状態を保持しにくくなる。また、立ち上がり時間及び立ち下がり時間が短いほどプラズマ発生の際のガスの電離が効率よく行われるが、40ns未満の立ち上がり時間のパルス電界を実現することは、実際には困難である。より好ましくは50ns〜5μsである。なお、ここでいう立ち上がり時間とは、電圧(絶対値)が連続して増加する時間、立ち下がり時間とは、電圧(絶対値)が連続して減少する時間を指すものとする。

上記パルス電界の電界強度は、10〜1000kV/cmであり、好ましくは20〜300kV/cmである。電界強度が10kV/cm未満であると処理に時間がかかりすぎ、1000kV/cmを超えるとアーク放電が発生しやすくなる。

上記パルス電界の周波数は、0.5kHz以上であることが好ましい。0.5kHz未満であるとプラズマ密度が低いため処理に時間がかかりすぎる。上限は特に限定されないが、常用されている13.56MHz、試験的に使用されている500MHzといった高周波帯でも構わない。負荷との整合のとり易さや取り扱い性を考慮すると、500kHz以下が好ましい。このようなパルス電界を印加することにより、処理速度を大きく向上させることができる。

また、上記パルス電界におけるひとつのパルス継続時間は、200μs以下であることが好ましく、より好ましくは3〜200μsである。200μsを超えるとアーク放電に移行しやすくなる。ここで、ひとつのパルス継続時間とは、ON、OFFの繰り返しからなるパルス電界における、ひとつのパルスの連続するON時間を言う。

薄膜を形成するために導入するガスとしては、金属酸化膜または金属窒化膜を形成するガスの組み合わせであって、▲1▼薄膜中に含まれる金属元素を含有する原料ガスである金属元素含有ガスと、▲2▼この金属元素を含有する原料ガスと反応して薄膜形成を促進する酸素含有ガスまたは窒素含有ガスの反応ガスと、▲3▼ほとんど反応させずに希釈するのみかもしくは前記ガスの励起を促進するかあるいは励起種を安定させるための希釈ガスとの組み合わせよりなる。具体的には、次のような例が挙げられ、それぞれを適宜組み合わせて用いることができる。
(1)酸化膜
酸化膜の種類としては、絶縁膜、High−k膜、透明導電膜が挙げられる。

(i)絶縁膜(SiO2 )用原料ガス
SiH4 、Si2 H6 等のシラン系ガス、Si(CH3 )4 等のアルキルシラン系ガス、Si(OC2 H5 )4 、Si(OCH3 )4 等のアルコキシシラン系ガス、Si(OCOCH3 )4 等のアセトキシシラン系ガス、Si(NCO)4 ガスが挙げられる。また、これらのガスには、P(CH3 )3 、B(CH3 )3 、PH3 、B2 H6 等を添加して複合酸化物としてもよい。
(ii)High−k膜用原料ガス
Ta(OC2 H5 )5 からのTa2 O5 膜、Y(OiC3 H7 )3 からのY2 O5 膜、Hf(OiC3 H7 )からのHfO2 膜、Zn(C2 H5 )2 、Zn(OC2 H5 )2 からZnO2 膜が挙げられる。
(iii)透明導電膜用原料ガス
In(Oi−C3 H7 )3 、In(CH3 )3 、Zn(C2 H5 )2 、Zn(OC2 H6 )2 等が挙げられる。さらにドーピング用として、SnCl2 、Al(CH3 )3 、Al(OiC3 H7 )3 、Sb(OC2 H5 )3 等が挙げられる。

酸素元素含有ガスとしては、O2 、O3 、N2 O、乾燥空気等の酸素含有ガスが挙げられる。
▲3▼希釈ガス
ネオン、アルゴン、キセノン、N2 、ヘリウム等が挙げられる。
(2)窒化膜
▲1▼原料ガス
SiH4 、Si2 H6 等のシラン系ガス、Si(CH3 )4 等のアルキルシラン系ガス、TiCl2 、Al(CH3 )3 等が挙げられる。
▲2▼反応ガス
無水アンモニア、N2 等の窒素含有ガスが挙げられる。
▲3▼希釈ガス
ネオン、アルゴン、キセノン、N2 、ヘリウム等が挙げられる。

本発明では、経済性及び安全性等の観点から、原料ガスを希釈ガスによって希釈し、これを処理ガスとして用いる方法が特に好ましい。希釈ガスは、単独でも2種以上を混合して用いてもよい。

原料ガスの不活性ガスとの混合比は、使用する不活性ガスの種類により適宜決定される。パルス電界を印加する場合は、任意の混合比の雰囲気下で処理が可能であるが、原料ガスの濃度が高すぎると放電プラズマが発生し難くなるため、原料ガスの濃度が、原料ガスと不活性ガスとの混合ガス中の0.001〜10体積%であることが好ましく、より好ましくは0.001〜0.5体積%である。

酸化金属薄膜または窒化金属薄膜を形成する被処理基材としては、プラズマ放電手段がリモート型であるので、特に限定されないが、例えば、シリコンウェハ、石英ガラス、プラスチックフィルム等が挙げられる。

パルス電界を用いた大気圧放電では、全くガス種に依存せず、電極間において直接大気圧に放電を生ぜしめることが可能であり、より単純化された電極構造、放電手順による大気圧プラズマ装置、及び処理手法でかつ高速処理を実現することができる。また、印加電界の周波数、電圧、電極間隔等のパラメータにより処理に関するパラメータも調整できる。

さらに、印加パルス電界の形状及び変調を含む周波数制御により選択励起が可能であり、特定化合物の成膜速度を選択的に向上させたり不純物等の純度制御が可能である。

【発明の実施の形態】
以下、本発明の実施の形態について、図面を参照して説明する。

図1は、本発明の放電プラズマ処理装置の要部の概略構成を示している。

この放電プラズマ処理装置は、被成膜用の基材5を載置する複数個のトレイ11を一方向Xに連続的に搬送する搬送ユニット1を備えている。この搬送ユニット1は、例えばベルトコンベア12によって構成されており、このベルトコンベア12上に、一定の間隔を存して複数個のトレイ11が設けられている。図1では、4個のトレイ11a,11b,11c,11dが隙間無く接した状態で設けられているが、実際には、さらに連続してトレイが設けられている。

そして、この搬送ユニット1の上方位置に、搬送されてくるトレイ11に対向して複数台の放電プラズマ発生ユニット2が配置されている。本実施の形態では、3台の放電プラズマ発生ユニット2a,2b,2cが、隣接するトレイ11,11,11にそれぞれ対向して配置されており、図1では、トレイ11aの位置に放電プラズマ発生ユニット2aが、トレイ11bの位置に放電プラズマ発生ユニット2bが、トレイ11cの位置に放電プラズマ発生ユニット2cがそれぞれ対向して配置されている。

これら搬送ユニット1及び放電プラズマ発生ユニット2は、CPU、ROM、RAM等を主体とする制御ユニット3によって制御されている。

このような構成の放電プラズマ処理装置では、連続的に搬送される複数個のトレイ11に、基材5を載置していないトレイ11を間欠的に設けている。そして、制御ユニット3は、基材5を載置して搬送されてくるトレイ11に対しては、成膜工程において成膜を行い、基材5を載置していないトレイ11に対しては、少なくとも1つの放電プラズマ発生ユニット2にてエッチング処理を施すとともに、該放電プラズマ発生ユニット2自体のエッチング処理も同時に行うように制御する。すなわち、成膜工程とエッチング工程とを同一ライン上で同時に行うようにしている。

これにより、成膜工程と区別して個別にエッチング工程のみを実施する必要がなく、成膜工程とエッチング工程とを同時並行的に行うことができるので、放電プラズマ発生ユニット2及びトレイ11のメンテナンス作業を低減もしくは廃止することが可能となる。

[実施例]
本実施例では、図1に示すように、放電プラズマ発生ユニット2を3台設置し、基材5である半導体ウェハの成膜を3工程に分けて行う構成としている。すなわち、所望の膜厚の3分の1ずつを3台の放電プラズマ発生ユニット2で行う放電プラズマ処理装置に適用した例を示している。ただし、ガス種を変えて3段階で成膜を行う放電プラズマ処理装置に適用することも可能である。

また、基材5は8インチの半導体ウェハとし、トレイ11はセラミック製のトレイを使用した。トレイ11及び基材5は350℃に保持し、搬送速度は200mm/minとした。また、トレイ11は、1個置きに基材5を載せて搬送させた。すなわち、基材5を載置したトレイ11と基材5を載置しないトレイ11とを交互に配置した。

また、放電プラズマ発生ユニット2はリモート型の電極構造とした。図2に電極部の断面構造を模式的に示している。すなわち、所定の間隔をあけて互いに対向する一対の電極21,21を有し、その一対の電極21,21の少なくとも一方の電極対向面に固有誘電体(図示省略)が設けられている。この対向電極間に、上方より処理ガスを導入し、大気圧近傍の圧力下で電界を印加することによりグロー放電プラズマを発生する構造となっている。ここで、電極サイズを5cm×25cm、電極間隔(対向電極間)を2mm、基材・電極間距離を3mm、プラズマ吹き出し口を2mm×25cmの長方形とした。

以上の条件に従い、それぞれの放電プラズマ発生ユニット2a,2b,2cで、成膜とエッチングとを交互に行う。成膜工程では載置された基材5に上記成膜条件で成膜を行い、エッチング工程では基材5が載置されていないトレイ11に対し上記エッチング条件でエッチングを行う。

以下、図3に示す処理工程図を参照して具体的に説明する。

まず、図3(a)に示すように、基材5を載置したトレイ11aが、A位置まで搬送されると、放電プラズマ発生ユニット2cによってトレイ11aの基材5に第1の成膜を行う。

次に、図3(b)に示すように、トレイ11aがB位置まで搬送され、基材5が載置されていない次のトレイ11bがA位置まで搬送されると、放電プラズマ発生ユニット2bによってトレイ11aの基材5に第2の成膜を行い、放電プラズマ発生ユニット2cによって自身のエッチングと同時にトレイ11bのエッチングを行う。

次に、図3(c)に示すように、トレイ11aがC位置まで搬送され、トレイ11bがB位置まで搬送され、基材5を載置した次のトレイ11cがA位置まで搬送されると、放電プラズマ発生ユニット2aによってトレイ11aの基材5に第3の成膜を行い、放電プラズマ発生ユニット2bによって自身のエッチングと同時にトレイ11bのエッチングを行い、放電プラズマ発生ユニット2cによってトレイ11cの基材5に第1の成膜を行う。

次に、図3(d)に示すように、トレイ11aがD位置まで搬送され、トレイ11bがC位置まで搬送され、基材5を載置したトレイ11cがB位置まで搬送され、基材5が載置されていない次のトレイ11dがA位置まで搬送されると、トレイ11aに載置されていた基材5は成膜処理が終了しているので回収され、成膜済みのトレイ11aは、次のサイクルではエッチング対象トレイ(すなわち、基材5を載置しないトレイ)として、再び搬送ユニット1に投入される。また、放電プラズマ発生ユニット2aによって自身のエッチングと同時にトレイ11bのエッチングを行い、放電プラズマ発生ユニット2bによってトレイ11cの基材5に第2の成膜を行い、放電プラズマ発生ユニット2cによって自身のエッチングと同時にトレイ11dのエッチングを行う。

次に、図3(e)に示すように、トレイ11bがD位置まで搬送され、トレイ11cがC位置まで搬送され、トレイ11dがB位置まで搬送され、基材5が載置された次のトレイ11eがA位置まで搬送されると、トレイ11bはエッチング処理が終了しているので回収され、次のサイクルでは成膜対象トレイ(すなわち、基材5を載置するトレイ)として、再び搬送ユニット1に投入される。また、放電プラズマ発生ユニット2aによってトレイ11cの基材5に第3の成膜を行い、放電プラズマ発生ユニット2bによって自身のエッチングと同時にトレイ11dのエッチングを行い、放電プラズマ発生ユニット2cによってトレイ11eの基材5に成膜を行う。

次に、図3(f)に示すように、トレイ11cがD位置まで搬送され、トレイ11dがC位置まで搬送され、基材5を載置したトレイ11eがB位置まで搬送され、基材5が載置されていない次のトレイ11fがA位置まで搬送されると、トレイ11cに載置されていた基材5は成膜処理が終了しているので回収され、成膜済みのトレイ11cは、次のサイクルではエッチング対象トレイ(すなわち、基材5を載置しないトレイ)として、再び搬送ユニット1に投入される。また、放電プラズマ発生ユニット2aによって自身のエッチングと同時にトレイ11dのエッチングを行い、放電プラズマ発生ユニット2bによってトレイ11eの基材5に第2の成膜を行い、放電プラズマ発生ユニット2cによって自身のエッチングと同時にトレイ11fのエッチングを行う。

なお、上記実施例では、基材5を載置するトレイ11と基材5を載置しないトレイ11とを交互に設けた場合(すなわち、基材5を載置しないトレイ11を1個おきに設けた場合)の処理工程について説明しているが、例えば基材5を載置するトレイ11を2個連続で搬送し、その後に基材5を載置しないトレイ11を1個搬送するように、2個置きに基材5を載置しないトレイ11を搬送するようにしてもよい。

【発明の効果】
本発明の放電プラズマ処理装置及び放電プラズマ処理方法によれば、連続的に搬送される複数個のトレイに、基材を載置しないトレイを間欠的に設けている。そして、基材を載置したトレイは、1つの放電プラズマ発生ユニットによって成膜を行い、基材を載置していないトレイは、他の1つの放電プラズマ発生ユニットによってエッチング処理を実施している。すなわち、成膜工程とエッチング工程とを同時並行的に行うことにより、成膜工程とエッチング工程とを区別して個別に実施する必要がなく、放電プラズマ発生ユニット及びトレイのメンテナンス作業を低減もしくは廃止することができる。

In such a normal-pressure discharge plasma processing apparatus, deposits (by-products) are generated around the electrodes, which become particle generation sources, and therefore cannot be used continuously.
