【発明の属する技術分野】
本発明は真空装置内で用いられる真空用スライド装置に関する。真空装置内での広く一般的に用いられる搬送や位置決め方法が、軸受け部に空気静圧を用いると完全な非接触の支持となり、高い運動特性や位置精度にて行われることとなり利用分野が広い。

特に半導体露光装置においては、空気静圧直線案内軸受けの滑らかな特性である0.1 μmオーダの真直運動特性となり、0.1 μm以下の超精密な位置決めや0.1 μm以下の定速性制御ができる。このことは、例えば、電子ビームの焦点精度や位置精度が向上することとなり、電子線描画や電子線露光システムにおけるパターンニングが細密になり、半導体がより高密度に加工される。また、搬送においては振動による微粉末(パーティクル)の発生が少なくなり、半導体の歩留まり向上に大いに役立つものである。
更に、熱の発生が近接する部分に無いこと等から、他のスライド装置に比べてスライド上部のテーブルの温度調整が容易となる。真空中は空気中とは違って熱の伝導が無く、テーブルの温度は接する部材の温度で左右されることとなるが、本発明ではエアが直接テーブルの下部に接することで、導入するエアの温度によりテーブルの温度が容易に調整される。このことは、特に真空中での温度管理が高精度に必要な半導体用のレチクルマスク用ステージや、ウエハの各種プロセス用ステージに大いに使用されるものである。

また、本発明の装置を構成する部材については、電界や磁力に影響するものを全く取り除くことが可能であり、電子線やX線といった荷電粒子ビームへの影響が少ないスライド装置に利用される。例えば、機体(平面基板)やスライド板(移動体)などの構造材料としては、アルミナセラミックスなどの非磁性でかつ真空中でガスの発生が少ないものを採用することが可能である。 その他、本発明の静圧軸受けでのスライド装置の場合、完全な非接触となることから動的な再現性が特に高く、姿勢精度(ピッチ、ヨー、ロー)、真直度が良く再現することから、例えば、各種電子顕微鏡の位置決めや、イオンスパッタリングやイオンプレーティング等のスキャニングにも応用される。

【従来の技術】
従来、半導体製造装置の真空装置用のスライド装置には、例えば、図7に示すクロスローラ式軸受けとボールネジでの駆動を用いたものが実用化されている。図7において、真空チャンバ201 の内部には位置決めテーブル202 とそれを支えるクロスローラ式軸受け203 と、ボールネジ204 を配して、ボールネジ軸205 を回転真空シール216 を介し先端を真空チャンバ201 の外部まで延長し、サーボモータ206 により駆動している。

また、位置決めテーブル202 にはレーザ光反射ミラー207 と、干渉計208 を配し、窓209 を通じて真空チャンバ201 の外部よりレーザ測長機210 を配している。このことで、上記レーザ光反射ミラー207 と干渉計208 との間の距離をレーザ測長機210 にて測長し、現在のテーブル位置を算出している。

次に、図8を用いて、この位置決め制御について述べる。
上記のレ ―ザ測長で得られた現在のテーブル位置211 を、比較器212 にて制御目標値213 と比較せしめて、その差があれば制御増幅器214 にて演算し増幅する。この信号は、モータドライバ215 の速度またはトルク指令として加えられ、サーボモータ206 にはそれに相当する電圧または電流として加えて駆動される。

この時の応答特性の例として、図9に示すごとくのグラフとなる。
図において、この位置決めにもっとも適する応答特性にてサーボモータ206 を駆動する必要がある。すなわち、当然ながらテーブル202 の慣性や負荷、クロスローラ式軸受け203 の摺動抵抗、ボールネジ204 、ボールネジ軸205 の慣性及び摺動抵抗、サーボモータ206 の固有する慣性やベアリングの摺動抵抗等により応答が減衰されることから、それに応じた適度な比例ゲイン(P)と遅れ成分(I)進み成分(D)で補正された電圧応答性にてテーブルを駆動していた。

【発明が解決しようとする課題】
ところが、上記のような従来のスライド装置では次の課題があった。
(1)応答特性について
図7に示すところの、クロスローラ式軸受け203 の摺動抵抗、ボールネジ204 、ボールネジ軸205 の摺動抵抗、回転真空シール216 の摺動抵抗、サーボモータ206 の固有するベアリングの摺動抵抗等については、それぞれ摩擦による摩耗や介在する油分や水分、環境の温度等によって刻々と変化することとなる。このことは、図8で示す制御系の応答特性を変化せしめて、動作が図9のグラフの波線で示すごとく不安定な応答となってしまう。

(2)精度について
また上記(1)に関連して、応答特性の比例ゲイン(P)を高くすると不安定となり、安定な動作を得るためには適度にゲインを低くした設定が肝要となっていた。このことは、次の表1に示すように位置決め精度や速度精度に大きく影響される結果となり、精密な位置決めや速度精度が得られていない。
ただし、位置決め時の移動量=2mm
速度制御時の移動量=200mm
とし、それぞれの速度で必要十分な応答特性(P. I.D)に調整した。

(3)運動特性について
従来技術では真空中での直線型空気静圧軸受けの実施は、そのシール部の吸引コンダクタンスの不足と思われる不具合( 真空圧が低下しない) により出来なかった。したがって、軸受けとしては従来通りの転がり軸受けの採用を余儀なくされ、その運動性能としては真直度で数μm程度のバラツキが発生し、装置の性能を悪化していた。ここで、図10は、従来の技術での真直度特性とそのバラツキ幅(2σ)を示す。

更に、半導体製造装置では長期間高加速度、高速度で連続運転されるため、接触式の軸受けが摩耗し、真直度等の特性を長期間維持できないといった不都合を有していた。

(4)動力性能と振動について
この従来技術の例で示すようなボールネジの軸を延長してこれをサーボモータにて駆動する方法では、軸のねじれによる軸剛性の低下やこれによる振動の発生があって、構造的に動力性能をあまり高くすることが出来ない。例えば、テーブルに20kgの負荷を加えた場合に最大で3.5G(重力加速度)を得たが、それ以上となると不都合な振動が発生してしまい実用できなかった。

(5)磁場について
このことから、真空装置の内部に入れ込む方法が考えられるが、この場合内部に磁場を発生してしまい、電子線の進路を乱してしまうため、電子描画装置では採用することは困難であった。

(6)発熱について
また、何等かの方法で上記(5)の影響を無くして、例えば電磁式リニアモータにての非接触駆動を行った場合でも、新空中は熱の伝導が限られて放熱性が悪いことで高加速度の動作が出来なかった。

(7)チャンバーの汚れについて
また、従来技術の方法では、クロスローラベアリングやボールネジといった接触し摺動する部分が存在し、必然的に金属の微少粉末や有機物が飛散しチャンバー内を汚してしまう。この程度をチャンバー内に設けたサンプルウエハにて、16行程の間に降り注いだパーティクルの個数として計測すると、総量で450個の変化となった。

【課題を解決するための手段】
前記課題を解決するために、本発明の真空用スライド装置は、中央に穴を有する平面基板と、前記平面基板の上面及び下面にそれぞれ近接し前記穴を介して連結された平面板からなる移動体と、前記平面基板の近接面にあって前記穴の縁周辺に設けられたエアーパッドと、前記近接面に前記エアーパッドを取り囲むように配置され前記エアーパッドから排出されたエアーを吸引する吸引溝とを備えた真空用スライド装置であって、前記エアーパッドへのエアーの供給は、前記平面基板中に設けられた導入口を介して行われ、前記導入口の一つに、前記移動体に連結した駆動棒を通し、前記移動体は外部に設けられたアクチュエータにより前記駆動棒を介して駆動されることを特徴とする。

【発明の実施の形態】
以下、図面を参照して本発明の良好な実施形態を説明する。
図1及び図2に本発明の真空用スライド装置の実施例の構成を示す。図において、中央部に長方形の穴を有する平面板である機体101 内に静圧支持のためのエア圧力パッド103 を配して、機体(平面基板)101 からスライド(移動体)102 をエア静圧により隔離し浮上している。

このエア圧力パッド103 への圧力供給は、駆動棒導入口104 により導入されるが本実施例では大気圧と同じくしており、絶対圧で約1.0kg/cm2 の圧力が絞り105 を経てエア圧力パッド103 に供給される。したがって、エア圧力パッド103 には絶対圧で約0.5kg/cm2 の圧力が加わり、逆にスライド102 の反対の面は真空の圧力(絶対圧0 に近似)であることから、スライド102 はこの差圧により機体101 より浮上することとなる。

しかしながら、このエア圧力パッド103 への圧力供給は別途のポートから供給し、その圧力の設定を上記大気圧より高くすることも可能である。実施例では、上記機体101 とスライド102 の隙間にはエア圧パッド103 があり、吹き出すエアにより約5μm 隔離し浮上している。

次に、エア圧力パッド103 を囲むようにして、スライド102 からのエアーの漏れを吸引する3段の吸引溝106a,107a,108aを幅8mmにて形成し、上記機体101 とスライド102 の隙間と同じ平面上に配した。機体101 の4ヶ所の各側面にはそれぞれの吸引溝専用の排出口106b,107b,108bを設けており、1つの吸引溝にはφ25の排出口が4つ並列に機体101 に設け、この間のコンダクタンスを高い値としている。

また、外部には同じく専用の真空ポンプ106e,107e,108eを配置し、その入り口部分にて4入力のカプラ106d,107d,108dにて導入口からの配管106c,107c,108cを集約している。このことでも、採用した内径φ25×1mの配管部分のコンダクタンスを高い値としている。エア圧力パッド103 より吹き出されたエアの圧力は、絶対真空圧で約0.5kg/cm2 の380torr 程度となっている。これを受けて1段目の吸引溝106aについては、機体101 内部に放射状に設けた4つの穴を通じて機体101 側面の排出口106bに通じ、それそれ配管106cを通じてカプラ106bにて4本を1つに集約し、定格900 l/minの油回転型真空ポンプ106eにて排気した。このことで、排出口106bの真空圧を3.0torr まで低下出来たことから、吸引溝106aの付近では4.0torr 程度になったことがわかった。

また、吸引溝107aについては上記の4.0torr の真空圧を受けて、機体101 内部に放射状に設けた4つの穴を通じて機体101 側面の排出口107bに通じ、それぞれ配管107cを通じてカプラ107dにて4本を1つに集約し、同じく定格900 l/minの油回転型真空ポンプ107dにて排気した。この結果、排出口107bの真空圧を3.0 ×10-3 torr まで低下出来たことから、吸引溝107a付近では5.0 ×10-3 torr 程度と考えられる。

続いて、吸引溝108aについては上記の5.0 ×10-3 torr の真空圧を受けて、同様に機体101 内部に放射状に設けた4つの穴を通じて機体101 側面の排出口108bに通じ、それぞれ配管108cを通じてカプラ108dにて4本を1 つに集約し、ここでは定格5 l/secのターボ分子ポンプ108eにて排気した。このことで、排出口108bの真空圧を3.5 ×10-6 torr まで低下出来たことから、吸引溝108aの付近では5.0 ×10-3 torr 程度になっていることとなる。

実施例に基づく本発明の装置では、真空チャンバ109 には500 l/secの大型ターボ分子ポンプ110 を設けて排気し、チャンバー内中央で1 ×10-8 torr オーダの実用真空圧まで低下せしめることが出来た。しかし、上記の実施例において達成した真空圧は、スライド102 を静止した場合の例であって、スライド102 を高速に移動した場合にはこの限りではない。すなわち、スライド102 の軸受け面に付着した空気分子(水素、窒素、酸素、二酸化炭素等)が移動することで引き出てしまって、真空チャンバ109 の真空度を上昇することに成り兼ねないからである。

このことから本発明では、軸受け面と吸引溝106a,107a,108aを同一平面上に配することを大きい特徴とし、これはすなわちスライド102 の軸受け面が全くの平面でその加工性が特に良いことを示す。

本発明の実施例では、このスライド102 の軸受け面については特に表面の粗さが極小となるように加工し、緻密性を得るために更に真空中にて表面処理をしている。
具体的には、スライド102 の材質にはヤング率高くて加工性の良い高純度のアルミナ・セラミックス(Kyocera A479)を用い、軸受け面の平面度を0.5 μm 、表面粗さをRa0.05μm 以下に仕上げた。そしてその後、その表面に高純度のAu(24金)を0.8 μm 程度均一にスパッタリング(真空蒸着)を施した。

このようにして移動による実験をしたところ、ストローク50mmを往復5回/秒の動作を繰り返していたところ、到達する真空圧がチャンバ中央にて1.2 ×10-7 torr となった。これは、移動しない状態の1 ×10-8 torr オーダに比べて1桁真空圧が悪化したことになるが、依然として高真空を保っており、EB(電子線)を用いた描画や計測装置には採用できるものであった。

次に、図3に示す本発明の他の実施例である真空用スライド装置を説明する。図において、機体101 の形状を真空装置チャンバ109 の外部まで拡張し、本スライド装置を2つに分離したチャンバ109 にて挟む形とした。このことで、チャンバ109 内部においての連結のためのカップリング・シールやホースが無くなり漏れを回避することができた。

上記のストローク50mmを往復5回/秒の動作を繰り返し場合では、到達する真空圧がチャンバ中央にて1.2 ×10-7 torr より1.3 ×10-8 torr と大幅改善することとなり、既述のEB(電子線)を用いた描画や荷電粒子を用いた計測装置にも大いに利用されることとなった。

次に図1の如きに、本実施例では上記の移動による実験にため、上記スライド102 にはレーザ測長用のミラー111 を固着し、移動体(スライド102 )には駆動棒112 を固着しこれを駆動棒排出口104 を通じて、外部からボイスコイル型リニアモータ113 にて駆動した。特に、高速度、高加速度の特性が要求される場合には、アクチュエータとして直線駆動用のリニアモータを用いる。

図4は、この制御系のブロック図を示している。
すなわち、スライド102 に固着したミラー111 の位置はレーザ測長器114 より得られ、比較器115 により位置目標値116 との比較がなされる。この結果は制御アンプ117 にてその応答特性を演算して増幅し、モータドライバ118 を介してボイスコイル型リニアモータ113 を駆動している。

例えば、ミラー111 の位置と位置目標値116 とが異なる場合、比較器115 の出力には信号が現れ、これに応答特性である比較ゲイン成分(P)と積分成分(I)、微分成分(D)等を演算加味される。この各成分を調整することで、位置決め時の精度や遅れ、動作時の速度が安定な性能となるようにしている。

【発明の効果】
以上の本発明により、従来のスライド装置に比べて次に示す特性が改善されたこととなる。
(1)応答特性について
図1に示すところの本発明の実施例では、機体101 とスライド102 の間にはエアー圧力パッド103 により静圧により隔離し浮上されており、摩擦による摩耗や介在する油分・水分、環境の温度等による影響は少ない。このため、長期間にわたりスライド装置の精度を維持でき、装置の寿命を延ばすことが出来る。図5に制御系の応答特性を示す。動作の再現幅が図のグラフの波線で示す如く、従来例より素早く安定な応答となっている。

(2)精度について
また上記(1)に関連にして、応答特性の比例ゲイン(P)を高くしても安定であることから、次の表に示すように位置決め精度や速度精度も従来例に比べ良い結果となっている。
ただし、位置決め時の移動量 = 2mm

とし、それぞれの速度で必要十分な応答特性(P.I.D)に調整した。

(3)運動特性について
従来技術では真空中での直線型空気静圧軸受けの実施は、そのシール部の吸引コンダクタンスの不足と思われる不都合(真空圧が低下しない)により出来なかったが、本発明ではこれを可能にしている。したがって、軸受けの性能としては大気中で用いられている直線型空気静圧軸受けと同じ程度ではあるが、図6の如くの真直度特性と特に低いバラツキ幅(2σ)でその再現が出来ていることがわかる。

(4)磁場について
本発明の装置ではスライド部本体に非磁性の高純度アルミナ・セラミックスを採用しており、その他構成する材料を選ぶことにより全くの非磁性とすることも可能である。

(5)発熱について
エアの圧縮及び膨張に際しては、それぞれ原理的に加熱及び冷却の効果があるがその収支がとれており、また常に循環しているため温度管理が容易である。例えば、本発明の装置で流入するエアの温度管理を±0.1℃とした場合では、真空中でのテーブルの温度変化もまた±0.1℃以内となった。

(6)チャンバーの汚れについて
本発明の装置では、チャンバー内に接触・摺動する部分が全く無いことから、装置に起因するチャンバーの汚れは皆無と言って良い。流入するエアに水分などの不純物が混入していても全て排気される。この程度をチャンバー内に設けたサンプルウエハにて、160行程の間に降り注いだパーティクルの個数として計測しても、総量の変化は全く無かった。
