【発明の属する技術分野】
本発明は、導波路型光部品の構成要素であるガラス光導波膜の作製方法に関する。

【従来の技術】
近年のパーソナルコンピュータに関するハード・ソフトの進展とインターネットの発展により画像や映像を含んだ大容量情報を超高速に通信できる光波長多重(WDM)方式などを用いた光通信システムの研究開発が進むとともに、米国を中心に商用導入が始まっている。このような光通信システムを構成する光部品の中に、光を合分岐する光スプリッタ、光スターカプラ、波長の異なる複数の光を合分波する光波長合分波器、光路を切り替える光スイッチなどがある。これら光部品の実現形態として、バルク型、光ファイバ型、そして導波路型が知られている。
導波路型は、LSI製造技術を応用し、平面基板上に光導波路を一括形成して光回路機能を実現できることから、プリズムやレンズを組み合わせるバルク型や光ファイバ自身を加工する光ファイバ型に比べて集積性、量産性、安定性に優れるとともに、大規模な回路構成を実現できる。

シリコンや石英などの基板上に作製される石英系のガラス光導波路は、石英系光ファイバとの整合性が良く、安定で高い信頼性を有する光回路を形成できることから、他の材料で形成した導波路に比較して実用的な光部品の開発が進んでいる。また、4〜6インチサイズの大型基板に高品質な光導波路を形成できることから144×144スターカプラ、アレイ導波路格子で構成した128波光合分波器、16×16熱光学スイッチなどの大規模回路が実現されている。

石英系光導波路の作製方法を説明する(図1参照)。
(a) 基板11(例えばシリコン基板)上にSiCl4を主成分とするガラス形成原料ガスの火炎加水分解反応によりSiO2を主成分とする下部クラッド層用ガラス微粒子層12a、コア層用ガラス微粒子層13aを順次形成する。
(b) ガラス微粒子層12a・13aを基板11とともに電気炉で加熱して、透明ガラス化することにより、下部クラッド層12bとコア層13bからなるガラス光導波膜とする。
あるいは、下部クラッド層12bのみを先に基板11上に作製した後、その上にコア層13bを作製しても良い。コア層13bは、下部クラッド層12bよりも屈折率を高くするためにGeO2やTiO2などがドープされる。
(c) コア層13bの不要部分を反応性イオンエッチング法により除去して、リッジ状のコア13cを形成する。
(d) コア13cを覆うように下部クラッド層12bと同等の屈折率を有する上部クラッド層14b(ガラス光導波膜)を作製するが、上部クラッド層14bの作製は、再度、火炎加水分解反応により上部クラッド層用ガラス微粒子層14aを形成し、電気炉で加熱して透明ガラス化することにより行なわれる。

ガラス光導波膜である下部クラッド層12b、コア層13b及び上部クラッド層14bは、主成分であるSiO2の他にドーパントとしてGeO2(原料ガスGeCl4)、TiO2(原料ガスTiCl4)、B2O3(原料ガスBCl3)、P2O5(原料ガスPCl3)などのドーパントを適宜含む。これらのドーパントは、ガラスの軟化温度や屈折率を調整するためのものであり、B2O3やP2O5などは主に軟化温度の調整に、GeO2やTiO2などは主にコアの屈折率の調整に用いられている。

前記ガラス光導波膜の作製方法におけるガラス微粒子層の形成(堆積)は、図2及び図3に示すガラス微粒子堆積装置Eを用いて行なわれる。
図2はガラス光導波膜作製のためのガラス微粒子堆積装置の構成を示す図であり、図3はガラス微粒子合成バーナを示す図である。ガラス微粒子堆積装置Eは、ガラス微粒子合成バーナ部20、ターンテーブル部30及び制御部40から構成される。
ガラス微粒子合成バーナ部20は、ガラス微粒子合成バーナ21(以下「バーナ21」という)、このバーナ21にSiCl4などのガラス形成原料ガスを供給すると共に水素及び酸素を供給する原料ガス供給装置22、バーナ21と原料ガス供給装置22を結ぶガス配管群23、排気管24、排気ガス処理装置25、排気管24と排気ガス処理装置25とを結ぶ排気ホース26を含んで構成される。なお、図3において、符号Fは酸水素炎を示す。基板11に、この酸水素炎Fを暴露すれば、当該基板11上にガラス微粒子が堆積する(同時に基板11の温度も上昇する)。
ターンテーブル部30は、ターンテーブル31、このターンテーブル31を回転駆動する駆動装置32、バーナ・排気管移動装置33を含んで構成される。このターンテーブル部30は、ターンテーブル31の下部にターンテーブル31を加熱するヒータによる熱源(図示外)が設けられ、この熱源とターンテーブル31の間に温度センサとして熱電対が配置されるか、ターンテーブル31上部に温度センサとして光高温度計が配置される(図示外)。なお、図2において、符号Oはターンテーブル31の回転軸を示す。

基板11上へのガラス微粒子層の形成は、(a) 多重管構成のバーナ21にSiCl4などのガラス形成原料ガスを供給して、酸素ガスと水素ガスにより構成される酸水素炎F内で起こる火炎加水分解反応によりガラス微粒子を合成し、(b) この合成したガラス微粒子を酸水素炎とともに、ターンテーブル31の上に置かれた基板11の表面に吹き付けることにより行なわれる。
なお、基板11に付着しなかったガラス微粒子は、未反応原料ガス、火炎加水分解反応により生成される塩化水素ガスなどの排ガスとともに排気管24から排出され、排気ガス処理装置25で無害化処理される。

ここで、バーナ21は、ガラス微粒子層を基板11上の全体に堆積するため、基板11を配置したターンテーブル31を駆動装置32により一定の回転速度で回転する。また、バーナ21は、バーナ・排気管移動装置33により一定の回転速度で回転するターンテーブル31上におけるバーナ21の位置半径座標rの逆数1/rに比例した速度で直線往復移動する。これらの制御は、制御部40にて集中的に行なわれる。なお、ガラス微粒子層は、図1において符号12a,符号13a,符号14aで示される部分である。ちなみに、図4にバーナ21の動く方向の例を示す。

このようにガラス微粒子層の形成を行なうガラス光導波膜の作製方法により、直径4〜6インチサイズの大型基板にガラス光導波膜が形成できるようになり、先に述べたような大規模光回路が実現されるとともに、同一基板上に小規模光回路が多数作製できるようになり生産性の向上が図られた。

【発明が解決しようとする課題】
しかしながら、大規模回路では、回路サイズが大きくなるほど作製された回路の特性と理論特性とのずれが大きくなる傾向にあり、所望性能が得られないという不都合がある。また、小規模回路では、基板の位置により回路特性が異なることがあり、所要性能を満たす回路数が抑えられ、歩留まりを落とすという不都合がある。特に、コア層にGeO2をドープしたガラス光導波膜にて作製した光回路においてこの不都合が顕著に生じる。これは、回路性能に影響するコア層の屈折率分布が、10-4オーダー以上生じるためである。

同一基板11上に形成されるガラス光導波膜内の屈折率分布は、ターンテーブル上の半径方向に対応して主に生ずる。この原因として、▲1▼基板上に形成されるガラス微粒子層中のGeO2などのドーパント含有量が、ガラス微粒子堆積時の基板11の温度に大きく左右されること(ドーバント含有量の基板温度依存性)と、▲2▼ガラス微粒子堆積時の基板11の温度は、酸水素炎の通過速度が相対的に遅くなるターンテーブルの内周側で高くなり、酸水素炎の通加速度が相対的に速くなるターンテーブル外周側で低くなること(酸水素炎Fへの暴露時間の長短)、が影響しているためと考えられる。したがって、基板11が大型化するに連れて、基板11上に形成されるガラス光導波膜の屈折率分布は大きくなることになる。

図5は、報告されているGe02含有量の基板温度依存性であり、ガラス微粒子中のGeO2の含有量が基板温度に著しく依存していることがわかる。TiO2及びB2O3に関しても調べられており、TiO2は基板温度依存性がほとんどないが、B2O3に関しては、GeO2の基板温度依存性と同様な傾向を有することが報告されている(河内らJapan.J.Appl.Phys,vol.19,pp.L69-L71(1980)、同vol.19,pp.2047-2054(1980))。なお、P2O5については、基板温度が上昇するとガラス微粒子中のP2O5含有量が減少する傾向にあることを実験的に確認している。

以上のことから、本発明の目的は、屈折率のばらつきが小さく均一なガラス光導波膜を作製するガラス光導波膜の作製方法を提供することにある。特に、ターンテーブル上の半径方向に相当する向きでの屈折率分布を低減するガラス光導波膜の作製方法を提供することにある。

【課題を解決するための手段】
前記課題を解決するため、本発明(請求項1)は、回転するターンテーブルに配置された基板に、このターンテーブル外周から中心の回転軸(O)方向に可動のガラス微粒子合成バーナによりガラス微粒子を直接吹き付けて堆積しガラス微粒子層を形成した後、高温で透明ガラス化するガラス光導波膜の作製方法である。
そして、前記ガラス微粒子合成バーナに対する前記基板の相対速度が変化する場合に、前記基板を加熱するために前記ターンテーブルに配置された熱源の温度を逐次制御することにより、前記基板又は前記ターンテーブルの温度を前記ガラス微粒子合成バーナに対する前記基板の相対速度にほぼ合わせて制御してガラス微粒子堆積時の前記基板の温度が一定となるようにすることを特徴とする。
ここで、ガラス微粒子合成バーナは、ターンテーブルの外周からターンテーブルの回転軸方向(逆方向を含む)に向けて動くものであるが、回転軸そのものを目指して動く場合のほか、回転軸から偏倚してずれた方向に動く場合も含む。さらに、ターンテーブルを横断して動く場合も含む。

本発明(請求項2)では、請求項1の発明において、さらに熱源の温度を逐次制御することにより、基板又はターンテーブルの温度を、バーナがターンテーブル外周側に位置する時に高く、内周側(中心側)に位置する時に低くなるように制御し、ガラス微粒子層を形成した後、高温で透明ガラス化してガラス光導波膜を作製することもできる。
つまり、バーナによる酸水素炎の暴露時間の違いを考慮して、熱源の温度を逐次制御することにより、基板又はターンテーブルの温度を、基板とバーナの相対速度にほぼ合わせて温度制御する。

【発明の実施の形態】
以下、本発明の実施の形態を詳細に説明するが、本発明は、以下の実施の形態に限定されるものではない。
なお、本実施の形態は、(a)バーナと基板の相対速度をほぼ一定に制御する第1の実施形態(参考例)、(b)熱源による基板又はターンテーブルの温度をバーナと基板の相対速度にほぼ合わせて制御などする第2の実施形態、(c)原料供給量をバーナと基板の相対速度にほぼ合わせて制御する第3の実施形態(参考例)、そして、(d)前記(a)〜(c)を任意に組み合わせた第4の実施形態(参考例)に分けて説明する。

≪第1の実施形態(参考例)≫
第1の実施形態(参考例)は、バーナ21がターンテーブル31上のどの位置にあるかにかかわらず、バーナ21とターンテーブル31上に配置された基板11の相対速度をほぼ一定に制御するガラス光導波膜の作製方法である。この第1の実施形態(参考例)で使用されるガラス微粒子堆積装置Eは、従来技術で説明したものがそのまま使われる(図2及び図3参照)。したがって、ガラス微粒子堆積装置Eの説明は割愛する。

この第1の実施形態(参考例)では、バーナ21がターンテーブル31上(基板11上)のどの位置にあるかにかかわらず、バーナ21と基板11の相対速度をほぼ一定に制御する。つまり、ターンテーブル31が一定速度で回転する場合に生じる、ターンテーブル外周部と内周部でのバーナ21と基板11の相対速度の差を、バーナ21のターンテーブル31上の位置に応じてターンテーブル31の回転速度(rpm)を変化させることにより解消する。これにより、基板11上のどの位置においても酸水素炎Fに暴露される時間がほぼ同じになり、酸水素炎Fによるガラス微粒子堆積時の基板11の温度上昇をほぼ一定にすることができる。したがって、GeO2をはじめとして、ガラス微粒子堆積時の基板11の温度によってガラス微粒子中の含有量が大きく左右される基板温度依存性のあるドーパントを、所定の濃度で高精度にドープすることができ、これにより基板11上に形成されるガラス光導波膜の屈折率分布を、基板11上の位置にかかわらず一様にすることができる(屈折率ばらつきを解消することができる)。また、形成されるガラス微粒子層の膜厚も一定にすることができる。なお、ガラス微粒子層は、電気炉などで加熱されて、高温で透明ガラス化される。

ここで、バーナ21と基板11の相対速度をほぼ一定に制御するガラス光導波膜の作製方法として、この第1の実施形態(参考例)では、バーナ21がターンテーブル31の内周側に位置する時に回転速度を速くし、外周側に位置する時に回転速度を遅くすることができる。

このように、バーナ21と基板11の相対速度をほぼ一定にすれば、バーナ21位置でのターンテーブル31の接線方向の移動速度(接線方向速度)が、ターンテーブル31の内周側と外周側とで一定となり、特に、バーナ21の移動速度がターンテーブル31の接線方向速度に比較して遅い場合は、バーナ21と基板11の相対速度がほぼターンテーブル31の接線方向速度となるので、バーナ21の移動速度に関係なくバーナ21のターンテーブル31上での位置のみで回転速度を制御してバーナ21と基板11の相対速度をほぼ一定にできる。
したがって、酸水素炎Fによる基板11の温度上昇が基板11のどの位置でも一定となり、ガラス微粒子堆積時の基板11の温度を一定にでき、これにより基板11に形成されるガラス光導波膜の屈折率分布を、基板11上の位置にかかわらず一様にすることができる。なお、本実施の形態においてガラス光導波膜は、図1に示す下部クラッド層12b、あるいはコア層13b、あるいは上部クラッド層14b、あるいはこれら各層を任意に組み合わせた層を指す(以降の実施形態及び参考例にて同じ)。

≪第2の実施形態≫
第2の実施形態は、熱源による基板11又はターンテーブル31の温度を、バーナ21とターンテーブル31上に配置された基板11の相対速度にほぼ合わせて制御するガラス光導波膜の作製方法である。この第2の実施形態で使用されるガラス微粒子堆積装置Eは、第1の実施形態(参考例)での装置を適用することができる(図2、図3参照)。したがって、ガラス微粒子堆積装置Eの説明は割愛する。
なお、第2の実施形態では、熱源がターンテーブル31の下部に設けられる。

この第2の実施形態では、バーナ21がターンテーブル31の外周側に位置するか内周側に位置するかで生じる、バーナ21と基板11の相対速度の差に起因する酸水素炎Fによるガラス微粒子堆積時の基板11の温度上昇の違いを、熱源を制御してガラス微粒子堆積時の基板11の温度が一定となるようにする。
つまり、ターンテーブル31の回転速度が一定の場合、基板11とバーナ21の相対速度が遅くなるターンテーブル31内周側では、酸水素炎Fにより基板11の温度が相対的に高くなる。一方、基板11とバーナ21の相対速度が速くなるターンテーブル31外周側では、酸水素炎Fにより基板11の温度が相対的に低くなる。第2の実施形態のガラス光導波膜の作製方法では、ターンテーブル31の下部に設けられた熱源を制御することにより、ガラス微粒子堆積時の基板11の温度が基板11上の位置により差がでないようにする。

この熱源の制御は、基板11又はターンテーブル31の温度をバーナ21に対する基板11の相対速度にほぼ合わせて制御するか、あるいは、熱源による基板11又はターンテーブル31の温度分布を基板11若しくはターンテーブル31内の位置でのバーナ21と基板11の相対速度にほぼ合わせて制御することにより行なわれる。
これにより、GeO2をはじめとして、ガラス微粒子堆積時の基板11の温度によってガラス微粒子中の含有量が大きく左右される基板温度依存性のあるドーパントを、所定の濃度で高精度にドープすることができ、これにより基板11上に形成されるガラス光導波膜の屈折率分布(屈折率ばらつき)を基板11上の位置にかかわらず一様にすることができる。

熱源による基板11又はターンテーブル31の温度をバーナ21と基板11の相対速度にほぼ合わせた制御による作製方法によれば、基板11とバーナ21の相対速度が遅くなるか又は速くなると、酸水素炎F下の基板11の温度が上昇又は下降するので、それを熱源にて基板11又はターンテーブル31の温度が低く又は高くなるように制御し、ガラス微粒子堆積時の基板11の温度をほぼ一定にするものである。これにより、基板11内での屈折率分布を一様にできる。
また、熱源による基板11又はターンテーブル31の温度分布を基板11又はターンテーブル31内の位置でのバーナ21と基板11の相対速度にほぼ合わせて制御することでも、同じようにガラス微粒子堆積時の基板11の温度をほぼ一定にできる。

熱源による基板11又はターンテーブル31の温度を、バーナ21がターンテーブル31外周側に位置する時に高く、内周側に位置する時に低くなるように制御すれば、バーナ21の位置がターンテーブル31の外周側に位置する時のバーナ21と基板11の相対速度が、内周側に位置する時に比較して速い場合にガラス微粒子堆積時の基板11の温度をほぼ一定にできる。

また、この第2の実施形態では、ターンテーブル31の回転速度が一定の場合など、少なくとも、バーナ21の位置でのターンテーブル31の接線方向速度が、バーナ21がターンテーブル31の内周側に位置する時に比較して外周側に位置する時の方が速い場合に、ターンテーブル31の接線方向速度の違いにより起因して生じるガラス微粒子堆積時の酸水素炎Fによる基板11の温度上昇を補償することになるので、ガラス微粒子堆積時に酸水素炎Fに対する暴露時間が異なっても基板11の温度をほぼ一定にすることができる。これにより基板11に形成されるガラス光導波膜の屈折率ばらつきを、基板11上の位置にかかわらず一様にすることができる。
特に、この第2の実施形態の場合、バーナ21の移動速度がターンテーブル31の接線方向移動速度に比較して遅いときは、基板11とパーナ21の相対速度がほぼターンテーブル31の接線方向速度になるので、バーナ21の移動速度に関係なくバーナ21のターンテーブル31の位置半径座標のみで熱源を制御でき、ガラス微粒子堆積時の基板11の温度をより一定にできる。熱源による基板11又はターンテーブル31の温度分布をターンテーブル31の外周側で高く、内周側で低くなるように形成することは、上記の熱源をバーナ21の位置で逐次制御するのと同じように、ガラス微粒子堆積時の基板11の温度をほぼ一定にすることができる。

《第3の実施形態(参考例)》
第3の実施形態(参考例)は、バーナ21に対する基板11の相対速度にほぼ合わせて原料供給量を制御するガラス光導波膜の作製方法である。この第3の実施形態で使用されるガラス微粒子堆積装置Eは、第1の実施形態(参考例)での装置を適用することができる(図2、図3参照)。したがって、ガラス微粒子堆積装置Eの説明は割愛する。なお、第3の実施形態(参考例)では、原料供給装置22にガス流量コントローラ(図示外)が設けられる。

この第3の実施形態(参考例)では、ガラス微粒子堆積時におけるバーナ21と基板11の相対速度の差から生じる基板11の温度上昇の違いによるガラス微粒子中のドーパント含有量の違いを、原料供給量を制御することで補償し、基板温度依存性のあるドーパントのガラス微粒子中での含有量を一定にし、基板11上に形成されるガラス光導波膜の屈折率分布を一定とする。
つまり、基板11上には温度上昇の違いが生じることを前提にして、原料供給量を制御する。

バーナ21に対する基板11の相対速度にほぼ合わせて原料供給量を制御するガラス光導波膜の作製方法として、この第3の実施形態(参考例)では、原料供給量をバーナ21がターンテーブル31の内周側に位置する時と外周側に位置する時で異なるように制御してガラス光導波膜を作製することができる。

このように、バーナ21に対する基板11の相対速度にほぼ合わせて原料供給量を制御すれば、バーナ21と基板11の相対速度が、バーナ21のターンテーブル31上の位置が外周側と内周側で異なるときでも、基板11上に形成されるガラス光導波膜11の屈折率ばらつき(屈折率分布)をほぼ一定にすることができる。また、バーナ21の位置でのターンテーブル31の接線方向速度が外周側と内周側で異なるときに、ターンテーブル31の接線方向速度の違いのために生じるドーパント含有量の変動を補償することになるので、基板11上に形成されるガラス光導波膜の屈折率分布をほぼ一定にすることができる。
特に、バーナ21の移動速度がターンテーブル31の接線方向速度に比較して遅い場合は、基板11とバーナ21の相対速度がほぼターンテーブル31の接線方向速度になるので、バーナ21の移動速度に関係なくバーナ21のターンテーブル位置半径座標のみで原料供給量を制御でき、基板11上に形成されるガラス光導波膜の屈折率分布をより一定にすることができる。

《第4の実施形態(参考例)》
前記の3つの制御を任意に組み合わせることで、堆積時の基板温度に依存するガラス微粒子ドーパントの含有量をより高精度に調整できる。

以下、本発明を実施例に基づいてさらに説明する(図1乃至図8参照)。なお、本発明は、以下の実施例に限定されるものではない。
《実施例1(参考例)》
実施例1(参考例)は、第1の実施形態(参考例)に対応したものである。すなわち、ガラス微粒子堆積装置Eにおいて、バーナ21と基板11の相対速度がバーナ21の位置にかかわらず一定になるようにターンテーブル31の回転速度を制御し、基板11上にガラス微粒子層を形成した後、透明ガラス化するガラス光導波膜の作製方法によるものである。

〔下部クラッド層〕
基板11として6インチのシリコン基板を用い、この基板11を実効直径1mのターンテーブル31上に複数枚配置した。下部クラッド層用ガラス微粒子層12aを次の条件で形成した。

バーナ21がターンテーブル31上を渦巻き状に、かつ、ほぼ等間隔の軌跡を描くように、バーナ21の移動速度をターンテーブル31の接線方向速度に比較して遅くし、かつ、バーナ21の移動速度及びターンテーブル31の回転速度をターンテーブル31の回転軸Oからのバーナ位置半径座標rの逆数1/rに比例するように変化させた。それゆえ、バーナ21と基板11の相対速度は、主にターンテーブル31の接線方向速度となり、相対速度はバーナ21の位置に関係なくほぼ一定になる。また、バーナ21の移動は外側から内側に半往復のみさせた。なお、実施例1(参考例)において、バーナ21の移動方向は、図4におけるほぼM2方向である(以下に説明する全ての実施例及び比較例で同じ)。

本発明により、従来技術による比較例に比べて屈折率ばらつきを低減することができたが、さらに、膜厚ばらつきも低減することができた。具体的には、作製された下部クラッド層12b、コア層13b、上部クラッド層14bの各ガラス光導波膜の膜厚ばらつきは、それぞれの平均膜厚20μm、6μm、30μmに対して、比較例で約8%であったが、本発明で3%以下となった。これは、比較例ではターンテーブル31の回転速度が一定のためにバーナ21の位置により堆積速度がrに比例して異なり、これを補正するためにバーナ移動速度を1/rに比例させ、渦巻き状の軌跡間隔を1/rに比例させることで均一化を図ったが、本発明では軌跡を等間隔にできることから、さらに均一化を図ることができた。なお、この実施例1(参考例)では、各ガラス光導波膜層をそれぞれ別個に作製したが、下部クラッド層用ガラス微粒子層12aを形成した後、透明ガラス化する前に、コア層用ガラス微粒子層13aを形成して、両ガラス微粒子層12a・13aを同時に透明ガラス化するガラス光導波膜の作製方法でもよい。

《実施例2》
実施例2は、第2の実施形態、すなわち、バーナ21と基板11の相対速度にほぼ合わせて熱源を制御するか、相対速度にほぼ合わせた温度分布を熱源にて形成し、基板11上にガラス微粒子層を形成した後、透明ガラス化するガラス光導波膜の作製方法に対応したものである。本実施例では、ターンテーブル31下部を半径方向に5つの領域に分け、それぞれに熱源であるヒータを配置し、ガラス微粒子の原料ガスを供給しない未堆積時のターンテーブル31の温度分布がターンテーブル31半径方向の外周側に向かって高くなるようにした。

図7の実線は、バーナ21と基板11の相対速度にほぼ合わせたターンテーブル31上の温度分布の計算値であり、白丸はこの計算値に合うようにヒータへの供給電力を調整した際の測定温度である。温度は各ヒータの中間点を測定した。基板11上の温度は、ターンテーブル31上の温度より5℃低くくなっている。
実施例2における各ガラス光導波膜(下部クラッド層12b、コア層13b、上部クラッド層14b)の作製条件は、ターンテーブル31の温度分布以外は、実施例1(参考例)で示した従来技術である比較例の作製条件と同じである(回転速度一定)。なお、実施例1(参考例)と同様、下部クラッド層12b、コア層13b、上部クラッド層14bは、それぞれ別の基板11上に作製した。

本実施例2では、ターンテーブル31の温度分布をあらかじめ形成したが、バーナ21のターンテーブル31上の位置に対応した温度になるようヒータを逐次制御したり、光高温度計などで温度をモニタしながらヒータを逐次制御することで、ガラス微粒子堆積時の基板11の温度がほぼ一定になるようにすることができる。但し、ヒータを逐次制御する場合には、ヒータの制御時点から基板11の温度が所定値になるまでの遅延を考慮して制御する必要があり、バーナ21と基板11の相対速度の変化は、ヒータの昇降温に基板11の温度が追随する程度に緩やかであることが望まれる。
本実施例2では、ターンテーブル31の半径方向を5つの領域に分割しヒータを配置したが、分割数を多くしたり、所定の温度分布に合わせた発熱になるようなヒータの構造にすることで、より所望の温度分布を形成できる。

《実施例3(参考例)》
実施例3(参考例)は、第3の実施の形態(参考例)に対応したものである。すなわち、バーナ21と基板11の相対速度にほぼ合わせて原料供給量(原料ガス供給速度)を制御し、基板11上にガラス微粒子層を堆積した後、透明ガラス化するガラス光導波膜の作製方法によるものである。本実施例3(参考例)では、原料ガス供給速度とターンテーブル31の回転速度を除く作製条件は、実施例1(参考例)と同じ条件としてコア層13bに対応するガラス光導波膜を作製した(つまり、実施例1(参考例)における比較例の作製条件の原料ガス供給量のみを変えた)。なお、原料ガス供給速度はSiCl4100cc/分、BCl36cc/分、PCl36cc/分とし、ターンテーブルの回転速度は10回転/分で一定である。ちなみに、GeCl4の供給速度は、図8に示すように、ターンテーブル31半径方向の外周側に向かって供給量が多くなるように変化させており、バーナ21と基板11の相対速度にほぼ合わせて変化する。

ここで、図8のガス供給速度は、バーナ21先端でのものであるが、原料ガス供給装置22内のガス流量コントローラ(図示外)からバーナ21先端までの遅延時間を考慮して、制御部40によりガス流量コントローラを制御した。作製したコア層13bのガラス光導波膜の屈折率ばらつきは0.0003であり、実施例1(参考例)に示した比較例によるガラス光導波膜の屈折率ばらつきに比較して小さくなっている。

実施例4(参考例)は、第4の実施形態(参考例)のうち、回転速度制御と原料供給量制御をあわせて行なう態様に対応したものである。すなわち、バーナ21と基板11の相対速度をほぼ一定になるようにターンテーブル31の回転速度を制御するとともに、バーナ21と基板11の相対速度にほぼ合わせて原料供給量を制御し、基板11上にガラス微粒子層を形成した後、透明ガラス化するガラス光導波膜の作製方法によるものである。

なお、本発明のガラス光導波膜の作製方法は、屈折率あるいは膜厚が基板上で均一になるようにすることができるほか、基板上の所望の位置で屈折率や膜厚を変える場合にも適用できる。

前記した実施例では、バーナを外側から内側に移動させたのみであったが、内側から外側に移動させても同じ結果である。この場合、原料供給速度などが安定であることが重要であり、微妙な時間変化がある場合は変動に応じた屈折率の変化が生じるため、バーナ移動速度を早くし複数回往復移動させる方が良い。但し、往復移動により軌跡が交差する場所があるので膜厚ばらつきを小さくするためには、ターンテーブル上の基板配置の位置に配慮する必要がある。

前記した実施例では、バーナのターンテーブル上での軌跡を渦巻き状にするため、バーナの移動速度をターンテーブルの接線方向速度に比較して十分小さくしたが、これに限定されるものでない。バーナの移動速度を早くする場合でも、aバーナと基板の相対速度をほぼ一定になるようにターンテーブルの回転速度を制御する、bバーナと基板の相対速度にほぼ合わせて熱源を制御するか、この相対速度にほぼ合わせた温度分布を熱源にて形成する、cバーナと基板の相対速度にほぼ合わせて原料供給量を制御することで、屈折率ばらつきを実施例と同程度に小さくすることができる。当然、バーナの移動速度をターンテーブルの外周部近傍と内周部近傍で異なる速さにすることも、本発明の範疇に属するものである。

【発明の効果】
以上、説明したように、本発明によれば、基板上に作製されるガラス光導波膜の屈折率ばらつきを小さくすることができるので、基板全面にレイアウトされるような大規模回路では理論特性とのずれが小さくなり、高い性能を実現できる。また、同一基板内に複数形成される小規模回路では、回路間の特性ばらつきが小さくなり、歩留まりを上げることができる。大規模な高機能回路の実現は、より高度な光通信システムの構築を可能とし、小規模回路の歩留まり向上は、部品価格を下げることができるため、汎用なシステムの経済化に貢献するところが大きい。

However, in a large-scale circuit, as the circuit size increases, there is a tendency that the difference between the characteristics of the manufactured circuit and the theoretical characteristics increases, and the desired performance cannot be obtained. Further, in a small-scale circuit, the circuit characteristics may differ depending on the position of the substrate, and there is an inconvenience that the number of circuits that satisfy the required performance is suppressed and the yield is lowered. In particular, this inconvenience occurs remarkably in an optical circuit made of a glass optical waveguide film having a core layer doped with GeO 2 . This is because the refractive index profile of the core layer that affects the circuit performance occurs on the order of 10 −4 or more.

Figure 5 is a substrate temperature dependence of the GeO 2 content that have been reported, it can be seen that the content of GeO 2 in the glass particles is significantly dependent on the substrate temperature. TiO 2 and B 2 O 3 have also been investigated, and TiO 2 has almost no substrate temperature dependence, but B 2 O 3 has been reported to have a tendency similar to that of GeO 2. (Kawauchi et al. Japan. J. Appl. Phys, vol. 19, pp. L69-L71 (1980), vol. 19, pp. 2047-2054 (1980)). As for P 2 O 5 , it has been experimentally confirmed that the P 2 O 5 content in the glass fine particles tends to decrease as the substrate temperature rises.

In view of the above, an object of the present invention is to provide a method for producing a glass optical waveguide film that produces a uniform glass optical waveguide film with a small variation in refractive index. In particular, an object of the present invention is to provide a method for producing a glass optical waveguide film that reduces the refractive index distribution in the direction corresponding to the radial direction on the turntable.
