Description
【0001】
また、図5(b)、(c)は、それぞれ同図(a)のA−A′、B−B′断面における断面図である。
また、本図(b)および(c)は、それぞれ同図(a)のA−A′、B−B′断面における断面図である。

DETAILED DESCRIPTION OF THE INVENTION
Hereinafter, embodiments of the present invention will be described in detail with reference to the drawings.
[0027]
FIG. 4 shows a configuration of a wavelength conversion circuit to which the present invention is applied. This wavelength conversion circuit includes an

[0031]
Next, the operation principle of the wavelength conversion circuit according to this embodiment will be described. The basic operation of the wavelength conversion circuit shown in FIG. 4 is the same as that of the conventional example shown in FIG. That is, continuous light (CW light) 405 having a wavelength λ j is incident on the

[0037]
Therefore, according to the present embodiment, as long as the waveguide width changes, the above-described effect can be obtained regardless of whether the change is continuous, discontinuous, or change rate.
[0038]
In FIG. 6A, two types of widths W1 and W2 have been described. However, if there are at least two types of widths, the same effect can be expected regardless of the number of types of widths. it can. Further, for example, as shown in FIG. 6B, the same effect can be expected even when the waveguide width continuously changes over the entire area of the SOA. In addition, the same effect can be expected even when continuously changing in at least a part of the region as shown in FIG.
[0039]
Further, in the present embodiment, the case where the SOA waveguide core is constituted by only the active layer has been described, but the case where a light guide layer, a photoelectric separation and confinement layer (SCH layer), and the like are provided is also introduced. If the waveguide width is changed, exactly the same argument holds, and a high-speed wavelength conversion operation can be realized.
[0040]
Further, in the present embodiment, the case where the waveguide width of the SOA is changed has been described. However, the same argument holds when the waveguide core or the gain medium thickness d changes, and the same effect can be expected. Also add. In this case, by replacing the waveguide width W in FIG. 6 with the thickness d, the thickness may be changed regardless of whether it is continuous or discontinuous.
[0041]
Also, it is clear from the above discussion that the same effect can be expected even if the width and thickness are changed simultaneously.
[0042]
Furthermore, if the cross-sectional shape of the waveguide core is changed, even if the width, thickness, or both are changed, and the change is continuous or discontinuous, It is possible to change the saturation power depending on the position of the waveguide in the SOA. As a result, high-speed wavelength conversion operation can be realized.

FIG. 7 is a diagram showing a second embodiment of the present invention, and shows another example of the structure of the

[0047]
In the present embodiment, the case where an SOA having a pn buried structure using an InGaAsP bulk active layer as shown in FIG. 5 or FIG. 7 is used as the SOA has been described. However, the active layer of the SOA is composed of GaAs, AlGaAs, InGaAs. The same effect can be expected even when an arbitrary material such as GaInNAs is used.
[0048]
In addition, the active layer structure is not limited to pn embedding regardless of whether it is bulk, MQW, quantum wire, or quantum dot, and the SOA waveguide structure is not limited to pn embedding, but uses a ridge structure, semi-insulating embedding structure, high mesa structure, etc. The same effect can be expected even if there is.
[0049]
Further, the substrate is not limited to the n-type substrate, and it goes without saying that the same effect can be obtained even in a p-type, a semi-insulating type or the like.
[0050]
In the above-described embodiment, an example is shown in which an MMI coupler is used as a coupler, but a directional coupler may be used instead.
[0051]
Further, in the above-described embodiment, an example in which an SOA is used as a structure including a medium that propagates the combined input light and the refractive index of the medium changes according to the light intensity of the first input light. However, the present invention can be applied to any structure that has a refractive index that changes according to the light intensity, such as an EA modulator.
[0052]
【The invention's effect】
As described above, according to the present invention, high-speed wavelength conversion operation can be realized with low operating power.
