【発明の属する技術分野】
本発明は、導体層とポリイミド膜とを備える配線構造体、その製造方法、および層間絶縁膜に関する。

【従来の技術】
従来、耐熱性高分子の前駆体である感光性耐熱材料としては(イ)特公平5−67026号に芳香族テトラカルボン酸二無水物をオレフィン不飽和アルコールと反応させてオレフィン芳香族テトラカルボン酸ジエステルを合成し、この化合物とジアミンとをカルボジイミドを縮合剤として用いた脱水縮合反応により重合させたもの、及び(ロ)特開昭60−100143号に芳香族テトラカルボン酸二無水物と、芳香族ジアミンおよびシロキサン骨格を有する脂肪族ジアミンを共重合させて得られるポリアミド酸をイソシアネートオルガノ(メタ)アクリレートにより変性し、光重合開始剤を加えたものが知られている。

このような感光性耐熱材料を適当な有機溶剤に溶解してワニスとし、該ワニスを基板に塗布、乾燥して塗膜とした後に、必要な場合には適当なフォトマスクを介して紫外線照射した後に現像し、リンス処理すれば、所望のレリーフ・パターンが得られる。

【発明が解決しようとする課題】
しかしながら、上記(イ)の材料は、最終硬化膜としたときの膜の可とう性や強度が低いため、膜にクラックが生じやすかった。特に、応力の発生が大きい多層配線の層間絶縁膜として用いる場合クラック発生を押さえることが困難であった。これは、オレフィン芳香族テトラカルボン酸ジエステルがカルボキシル基に隣接した立体的にかさ高いエステル基を有しているため、ジアミンとの脱水重縮合に際して重合が十分に進まず、得られるポリマーの分子量が低いためと考えられる。

また、上記(ロ)の材料は高分子量のポリアミド酸に感光基を導入しているため最終硬化膜の機械特性は比較的良好であるが、ワニスの安定性が低い、イソシアネート化合物による変性の際に全芳香族ポリアミド酸を用いるとワニスがゲル化しやすく、配線構造体の製造工程に安定な材料を供給することが困難であった。また、この材料では、用いうる構造がシロキサン骨格を有するものに限られる等の問題点があった。

ワニスがゲル化するのは、イソシアネート化合物がポリアミド酸のカルボキシル基と反応するのみならず脱水剤としても作用するためポリマー内にイミド環が形成して溶剤に不溶化するためと考えられる。また、ワニスの安定性が低いのは、イソシアネート化合物とポリアミド酸との反応性が低いために、合成後も未反応のイソシアネート化合物が残り、これが長期的に徐々に反応するためと考えられる。

そこで、本発明は、上記の欠点を無くし、前駆体が感光性を有し、該前駆体の組成物が安定であり、機械特性に優れたポリイミド膜からなる層間絶縁膜と、該ポリイミド膜を備える、信頼性の高い配線構造体と、材料供給の安定した該配線構造体の製造方法とを提供することを目的とする。

【課題を解決するための手段】
本発明は、感光基として用いられる炭素−炭素2重結合を有するイソシアネート化合物をポリアミド酸に反応させる際に、触媒を添加すれば高分子量のポリアミド酸に効率良く感光基を導入することができ、上記目的を達成できるとの着想に基いてなされたものである。

本発明者らは、下記一般式(化2)で表される繰返し単位を有するポリアミド酸と下記一般式(化3)で表される炭素−炭素2重結合を有するイソシアネート化合物を触媒の存在下反応させて、下記一般式(化1)で表される繰返し単位を有する感光性ポリイミド前駆体を製造すれば、得られる感光性ポリイミド前駆体の溶液(ワニス)は保存安定性が良く、さらに、最終硬化膜が機械特性に優れるにちがいないと考えた。

しかし、重合体のカルボキシル基は、その立体障害のため反応性に乏しい。また、脱水縮合剤を用いれば、上述のような問題が生じるだけでなく、比較的高価な縮合剤を大量に用いなければならないためコストが高くなってしまう。そこで、本発明者らは、少量で反応を促進することのできる触媒について鋭意検討した結果、ホスフィンオキシドが、カルボキシル基を有する重合体のアミド化反応の触媒となることを見出した。発明者らの研究の結果、ホスフィンオキシドのうち、特に、第3級ホスフィンオキシドが有効であり、下記一般式(化4)または(化5)で表される化合物は、カルボキシル基を有する重合体のアミド化反応に対して、優れた触媒として働くことがわかった。

これらの触媒は、縮合剤と異なり微量で反応を促進することができるため、縮合剤に比べてコストを削減することができるのみならず、得られた前駆体ワニスから除去する必要がないため、好ましい。また、本発明では、三塩化リンや塩化チオニルといったハロゲン化剤を用いる場合のように、反応生成物(ポリイミド前駆体ワニス)からハロゲンを除去する必要もない。

本発明では、高分子量のポリアミド酸をベースポリマとして用い、これをアミド化して感光性前駆体を得るため、該前駆体を硬化させて得られる最終硬化膜の機械的特性が優れている。さらに、本発明によれば、触媒がカルボキシル基とイソシアネート基との反応を促進するため、イミド環が形成されることなく、合成後も未反応のイソシアネート化合物が残らないため、安定なワニスが得られる。

そこで、上記目的を達成するため、本発明では、以上の新たな知見を基に、上記一般式(化1)で表される構造単位を有する感光性ポリイミド前駆体を含むポリイミド前駆体組成物を加熱硬化させて得られたポリイミドからなるポリイミド膜と、導体層とを備える配線構造体が提供される。なお、上記ポリイミド前駆体は、上記一般式(化2)で表される構造単位を有するポリアミド酸と、上記一般式(化3)で表されるイソシアネート化合物とを、上述の触媒の存在下で反応させれば得られる。さらに、本発明では、このポリイミドからなる層間絶縁膜が提供される。

また、本発明では、上記一般式(化2)で表される構造単位を有するポリアミド酸と、上記一般式(化3)で表されるイソシアネート化合物とを、上述の触媒の存在下で反応させれて得られたポリイミド前駆体を含むポリイミド前駆体組成物を加熱硬化させて、ポリイミド膜を形成する工程を有する配線構造体の製造方法が提供される。

上記構造単位を有する感光性ポリイミド前駆体を含むポリイミド前駆体組成物を加熱硬化させて得られたポリイミド膜は、機械特性に優れるため、層間絶縁膜としてその上層に形成される導体層の応力に対する優れた強度を有する。このため、層間絶縁膜にクラックが発生することが回避され、配線構造体の信頼性が向上する。これは、感光性ポリイミド前駆体の合成において、感光基として用いられる炭素−炭素二重結合を有する基を備えるイソシアネート化合物を、ポリアミド酸のカルボキシル基と反応させる際に、触媒を用いることで、高分子量のポリアミド酸に効率よく感光基を導入することができることによる。高分子量のポリアミド酸をベースポリマとして用いるため、最終硬化膜であるポリイミド膜の機械的特性を向上できる。なお、ポリアミド酸の重量平均分子量は、良好な機械特性を得るため、2万〜10万とすることが望ましい。

なお、ここで配線構造体とは、計算機などに用いられる薄膜多層配線基板、薄膜感熱記録ヘッド、薄膜磁気ヘッド等を指し、特に、導体層間絶縁膜として有機樹脂を用いるものを指す。

【発明の実施の形態】
以下、本発明の配線構造体を図1に示した例を用いて説明する。
図1に示した配線構造体は、基板1上の所定のパターンが形成された導体層2と、上記感光性ポリイミド前駆体を含むポリイミド前駆体組成物を加熱硬化させて形成されたポリイミド樹脂層3、導体層2を下部導体層として形成された上部導体層4を有する。

基板1は、シリコンウエハ、ガラス、セラミックス等であり、目的に応じてSiO2、Ta2O5、In2O3などの金属酸化膜を設けてもよい。導体層2に用いる導体としては、金属、特に主としてAlが用いられるが、Cu、Au、Pt、Cr、Ti、Mo、W、Mnなどの金属、またはこれらから選ばれる2種以上の金属の合金あるいは多層膜であっても良い。

本発明のポリイミド前駆体は、溶媒中、触媒の存在下で、重合体と、イソシアネート化合物とを反応させることにより得られる。この際用いられる溶媒は、重合体、イソシアネート化合物、および触媒が溶解し、これらと反応しないものであればよく、溶解性の観点から非プロトン性極性溶媒が望ましい。具体的には、N−メチル−2−ピロリドン、N−アセチル−2−ピロリドン、N−ベンジル−2−ピロリドン、N,N−ジメチルホルムアミド、N,N−ジメチルアセトアミド、ジメチルスルホキシド、ヘキサメチルホスホルトリアミド、N−アセチル−ε−カプロラクタム、ジメチルイミダゾリジノン、ジエチレングリコールジメチルエーテル、トリエチレングリコールジメチルエーテル、γ−ブチロラクトンなどを用いることができる。これらは単独で用いても良いし、混合系として用いることも可能である。

上述の感光性ポリイミド前駆体を含むポリイミド前駆体組成物は、感光性ポリイミド前駆体を含み、さらに、必要に応じて、増感剤、光重合助剤、および/または共重合モノマを含んでもよく、また、適当な溶剤(例えば、上述の反応溶媒など)をさらに含んでもよい。必要に応じて加えられる増感剤の量は、感光性ポリイミド前駆体100重量部に対し、0.1〜30重量部が望ましい。必要に応じて加えられる光重合助剤の量は、感光性ポリイミド前駆体100重量部に対し0.1〜30重量部が望ましい。必要に応じて加えられる共重合モノマーの量は、感光性ポリイミド前駆体100重量部に対し1〜100重量部が望ましい。この様な組成であれば、感光性ポリイミド前駆体を含むポリイミド前駆体組成物を用いることは、表面保護膜の形成において、フォトエッチング技術により、現像性を損なうことなくパターン化加工することができるため、特に配線構造体の層間絶縁膜に適している。

本発明において用いる光重合助剤の好適な配合割合は、一般式(化1)で表されるポリマー100重量部に対し0.1〜30重量部が好ましく、更に好ましくは0.3〜20重量部の範囲である。この範囲を逸脱すると目的とする増感効果が得られなかったり、現像性に好ましくない影響をおよぼすことがある。また、1種類の化合物を用いても良いし、数種を混合して用いてもよい。

【実施例】
以下、本発明の実施例を図面を用いて説明する。
(合成例1)
窒素気流下で、4,4’−ジアミノジフェニルエーテル10g(0.05モル)をN−メチル−2−ピロリドンとN,N−ジメチルアセトアミドの1:1混合液119gに溶解し、アミン溶液を調合した。次に、この溶液を氷冷によって約15℃の温度に保ちながら、撹拌しつつピロメリット酸二無水物10.9g(0.05モル)を加えた。加え終えてから、更に15℃で5時間反応させ、ポリアミド酸溶液を得た。

このポリアミド酸溶液74g(ポリアミド酸0.027モル)に、t−ブチルカテコール0.04gと3−メチル−1−フェニル−3−ホスホレン−1−オキシド0.02gとを入れ、60℃で撹拌し溶解させた。5分間撹拌後、イソシアネートエチルメタクリレート6.9g(0.053モル)を反応溶液に滴下し、60℃で2時間反応させた。得られたポリマ溶液(ワニス)の濃度は15重量%であり、室温で一週間後もゲル化すること無く安定であった。また、このポリマの重量平均分子量をGPC(ゲル・パーミエーション・クロマトグラフィー)で測定したところ、ポリスチレン換算で44000であった。さらに、プロトンNMR(核磁気共鳴)スペクトルで確認したところ、ポリアミド酸中の全カルボキシル基の90%に感光基が結合されていた。

さらに、得られた感光性ポリイミド前駆体ワニスに、表3および表4に示す増感剤、光重合助剤、共重合モノマを添加して、ポリイミド前駆体組成物(組成物3〜12)を調製し、このポリイミド前駆体組成物を用い、合成例1と同様にしてポリイミド膜を形成し、感度、膜の伸び、引っ張り強度特性を検討した結果を、表3および表4に示す。成膜、評価条件は合成例1、2で用いたのと同様の条件を用い、膜厚は10〜20μmに設定した。なお、表3および表4において、( )内に示した各成分の量は、感光性ポリイミド前駆体の量を100重量部としたときの重量部である。この表3および表4では、感度は、測定波長365nmで300mJ/cm2以下のものを良好とした。最終ポリイミドの伸びは5%以上を良好とした。引っ張り強度は80MPa以上を良好とした。

(実施例1)
本実施例1では、薄膜多層基板の例として、図3に示すコンピュータ用の薄膜多層基板を作製した。

(1)まず、セラミックス14の内部にタングステン配線15を備えるセラミックス基板19(100mm角、1mm厚)を用意し、このタングステン配線15の上部および下部にニッケルメッキを行い、ニッケルの上部電極部分16および下部電極17を形成し、下部電極17に金メッキを行い、金層18を形成した。さらに、基板19の上部電極16を形成した側に、アルミニウムを真空蒸着により堆積させ、フォトエッチング技術により所定のパターンを形成し、2μm厚の第1の導体層20を得た。

つぎに、このシリコンウェハ5の上面に、アルミニウムを真空蒸着により堆積させ、フオトエッチング技術により所定のパターンを形成して、2μmの厚さの第1の導体層10を得た。さらに、第1導体層10を形成したシリコンウェハ5の表面に、第1導体層10の除去部分に露出しているSiO2層9と、上に形成するポリイミド層との接着性を碓保するため、1%のアルミニウムモノエチルアセテートジイソプロピレート溶液を塗布し、酸素雰囲気中で350℃で熱処理した。この第1導体層10の形成されたシリコンウェハ5表面に、合成例1により得られた組成物1をスピンナで回転塗布し、次いで90℃で30分間乾燥して感光性被膜を得た。この被膜を所望のパターンを有するフォトマスクで未、着被覆し、500Wの高圧水銀灯で紫外線照射した。露光後、N−メチル−2−ピロリドン4容、水1容から成る現像液で現像し、ついでイソプロピルアルコールでリンスした。これにより、感光性被膜の内、光のあたらなかった所定の部分の被膜が除去されて、所望のパターンのポリイミド前駆体膜が得られた。このパターンを200℃で30分間、次いで350℃で30分間窒素雰囲気中で加熱硬化させて、所望のスルーホール用の貫通孔51を形成した。これにより所望のパターンのポリイミド層からなる層間絶縁膜11を形成した。得られたポリイミド層の膜厚は2.5μmであった。

(1)まず、グレーズドアルミナ基板28上にエッチングバリアとして約100nmのTa2O5層29を設け、スパッタリング法によって、クロムとSiを同時に堆積させて約50nmのCr−Si層30を、クロムを堆積させて約10nmのCr層31を、アルミニウムを堆積させて約2μmでのAl層32を、それぞれ形成した。さらに、ネガ型フォトレジストOMR−83(束京応化(株)製)を用いて、フォトプロセスにより所定のレジストパターンを得た。

以上詳述したように、本発明では、高分子量のポリアミド酸に感光基を導入して得られる感光性ポリイミド前駆体を含むポリイミド前駆体組成物を用いてポリイミド膜を形成するため、機械特性のよい最終硬化膜が得られる。このため、本発明のポリイミド膜からなる層間絶縁膜は、機械的特性に優れており、このポリイミド膜を備える本発明の配線構造体は、上層に形成する導体層の応力によっても層間絶縁膜にクラックが発生せず、信頼性が高い。また、本発明によれば、ポリイミド前駆体組成物(ワニス)の保存安定性が高いため、配線構造体の製造における層間絶縁膜の形成に、安定に材料を供給することができる。

Using the photosensitive polyimide precursor composition solution obtained in Comparative Example 1, an attempt was made to produce a thin film thermal recording head in the same manner as in Example 25. However, in the same step (5) as in Example 25, when unnecessary Cu and Cr films were removed to form a Cu and Cr film on the polyimide interlayer insulating film and patterned, a polyimide interlayer insulating film was obtained. Cracks occurred. This is due to the stress of the Cu and Cr films, and the polyimide interlayer insulating film has low mechanical strength. For this reason, in this comparative example, a thin film thermal recording head could not be produced.

(Comparative Example 4)
A thin film magnetic head was prepared using the photosensitive polyimide precursor composition solution obtained in Comparative Example 1 in the same manner as in Example 38. However, unnecessary Cu and Cr films were removed in order to form and pattern Cu and Cr films on the polyimide interlayer insulating film in the same step (3) as in Example 38. A crack occurred. This is due to the stress of the Cu and Cr films, and the polyimide interlayer insulating film has low mechanical strength. For this reason, in this comparative example, a thin film magnetic head could not be produced.

【The invention's effect】
As described above in detail, in the present invention, a polyimide film is formed using a polyimide precursor composition containing a photosensitive polyimide precursor obtained by introducing a photosensitive group into a high molecular weight polyamic acid. A good final cured film is obtained. For this reason, the interlayer insulating film made of the polyimide film of the present invention is excellent in mechanical properties, and the wiring structure of the present invention having this polyimide film can be formed into an interlayer insulating film by the stress of the conductor layer formed on the upper layer. Cracks do not occur and reliability is high. Further, according to the present invention, since the storage stability of the polyimide precursor composition (varnish) is high, the material can be stably supplied to the formation of the interlayer insulating film in the production of the wiring structure.
