【発明の属する技術分野】
本発明は、例えば半導体圧力センサなどに用いられる半導体薄肉ダイヤフラムをエッチング等による加工中しながら、その半導体厚を非接触でリアルタイムにて測定可能とする半導体厚測定装置に関する。特に、半導体厚の変化範囲が広い場合にも高精度の測定を可能とした装置に関する。

【従来の技術】
従来、非接触で片面側から半導体厚を測定する技術として、例えば、本願発明者が既に出願した測定技術(特開平7−306018号公報)などがある。
この半導体厚測定技術は、光源より連続的に、または特定波長間隔で発振中心波長を変化させて光ビームを半導体の被測定部位に照射し、半導体から得られる反射光または透過光の強度変化の波形から位相変化量を求め、その位相変化量に基づいて半導体厚を検出する構成としている。

【発明が解決しようとする課題】
しかしながら、上記開示技術では、光源より光ビームの発振中心波長を連続的に変化させるために、光源内に非常に狭い波長幅の選択機能を持たせ、かつ高精度な制御が要求されるので、光ビームの波長変化動作の速度が制限される。そのため、半導体厚の検出速度が制限されることになり、エッチングや成膜などによる半導体の加工中において、リアルタイムで半導体厚を測定できないという問題があった。
また、特定波長間隔で光ビームの発振中心周波数を変化させる場合においても、波長選択素子を特定波長毎に制御する必要があり、波長設定動作の速度が制限されるため、上述の場合と同様に半導体加工中のリアルタイム半導体厚測定を行うことができない。

このリアルタイム半導体厚測定を可能とするために、外部共振器型半導体レーザを用いて、外部共振器による波長フィードバックにより高速度で発振波長を変化させることが考えられる。しかし、半導体レーザの光増幅可能な波長域は、発振中心波長に対して10%程度の範囲に限定される。この結果、半導体に照射する光ビームの波長可変範囲もその程度の範囲に限定される。

半導体厚をリアルタイムで測定する場合には、半導体厚の変化範囲が広く、測定装置の検出可能範囲も広いことが要求される。ところが、この装置の厚さの測定原理は、光ビームの波長を可変させて、干渉光強度のその可変範囲内における位相変化により厚さを測定するというものである。このため、波長可変範囲を所定厚の時に最大精度が得られるように設定した場合に、半導体厚がその所定厚から薄くなるに従ってその波長可変範囲における位相変化量が漸減し、得られる位相変化の情報量が少なくなる結果、厚さの薄い領域で測定精度が悪くなるという問題がある。例えば、エッチングにより半導体厚が薄くなると、波長可変範囲において得られる干渉光強度の変化特性が2周期にも満たなくなる。この場合、この波長可変範囲における位相変化量を求めることが困難となる。又、この波長可変範囲における干渉光度特性のスペクトルをフーリエ変換により求めるにしても、窓関数の影響が大きくなるため、正確な中心周波数を決定することができない。実際に、フーリエ変換により中心周波数を求め、その中心周波数から厚さを測定した場合の加工時間に対する厚さの測定値を測定したところ、図8に示す特性が得られた。この図8の測定結果からも明らかなように、加工時間の経過と共に、半導体厚が減少して行くが、測定値の変動が大きくなり、半導体厚が薄くなるに従って、測定誤差が増大していることが理解される。

厚さの薄い範囲で測定精度を上げるには、波長可変範囲を拡大し、又は、レーザ光の中心波長を短くして波長可変範囲内における干渉光強度の位相変化量を多くすることも考えられる。しかし、波長可変範囲を拡大する方法は、構造が簡単な外部共振器型レーザが使用できず、高速の波長変化をさせることが出来ない等の問題がある。又、レーザ光の中心波長を短くする方法は、短波長にすると半導体内で光吸収があるため、この方法にも限界がある。

このように、厚さが時間的に変化する測定物の厚さを測定する場合に、従来装置では、厚さが薄い領域での測定精度が低下し、全範囲に渡って均一な測定精度を得ることが出来なかった。特に、エッチングの停止タイミングを決定するような場合には、半導体厚が測定可能範囲の下限領域に近づくため、半導体厚の仕上げ寸法を均一にすることが困難であった。

従って、本発明の目的は、上記課題に鑑み、光ビームを用いたリアルタイム非接触型半導体厚測定装置において、厚さの薄い領域での測定精度を向上させることである。

【課題を解決するための手段】
上記の課題を解決するために、請求項1に記載の手段を採用することができる。この手段によると、発振中心波長が異なる2以上のレーザ光源を有した光照射手段により、半導体の透過波長領域内で各レーザ光源からの各光ビームの波長が変化されて可変波長の光ビームが放射される。その光ビームは光学系手段により半導体の被測定部位に照射される。この光ビームの波長は波長検出手段により検出され、信号光強度検出手段では波長検出手段による波長検出と同期して、半導体から得られる光ビームの反射光または透過光による信号光の強度が検出される。そして、解析手段により、波長検出手段及び信号光強度検出手段からの検出値を用いて、2以上のレーザ光源の全可変波長範囲における強度波長特性が求められ、その特性から被測定部位の肉厚が算出される。

即ち、発振中心波長の異なる2以上のレーザ光源を用いて、各レーザ光源に対してそれぞれの可変波長範囲を設定している。よって、全体として見る時、半導体に照射される光ビームの可変波長範囲が拡大されたのと等価になり、全可変波長範囲における干渉光強度の位相変化量が多くなる。このため、被測定物の厚さが薄くなっても、厚さの測定精度を低下させることがない。

厚さを全可変波長範囲内における位相変化量又は周波数で求めることができる。請求項2は、厚を全可変波長範囲内における干渉光の強度波長特性のパワースペクトルを求め、そのスペクトルから中心周波数(基本周波数)から求めることを特徴とする。これにより、パワースペクトルは広がりを持っているが、基本周波数によってピーク値が決まるために、そのピーク値は保存されるので、中心周波数を高精度で検出でき、半導体厚の高精度検出が可能となる。また、光照射手段より放射される光ビームの波長の高精度な制御を要せず、データの取得及び処理を高速で行えるので、半導体厚測定の高速化並びに半導体厚測定装置の低コスト化を実現できる。よって、半導体加工中における半導体厚のリアルタイムモニタが可能となり、高精度な半導体加工を実現できる。

【発明の実施の形態】
(第一実施例)
以下、本発明を具体的な実施例に基づいて説明する。
図1は、本発明の第一実施例に係わる半導体厚測定装置100の構成を示したブロック図である。半導体厚測定装置100は、可変波長範囲の異なる光ビームB1、B2をそれぞれ出力する第1レーザ装置21と第2レーザ装置22とを有している。光ビームB1、B2は合波素子30で混合され、2つの可変波長範囲を波長分割多重化して得られる1つの全可変波長範囲で波長が可変な光ビーム2となる。この光ビーム2は光学素子3により半導体サンプル4の被測定部位に照射される。半導体サンプル4で反射された光ビーム5の強度は光量検出器6(信号光強度検出手段に相当)により検出される。光量検出器6により検出された光強度検出値と第1レーザ装置21及び第2レーザ装置22にから出力される波長検出値は、それぞれ同期してA/D変換器11に取り込まれ、デジタル値に変換される。デジタル変換された光強度検出値と波長検出値とを用いて、光ビーム5の強度波長特性が波形成形器12にて求められる。その強度波長特性に基づいて周波数解析器13によりパワースペクトラムのピーク値から中心周波数が求められる。この中心周波数に基づいて厚さ換算表示装置14により半導体厚が算出される。

第1レーザ装置21と第2レーザ装置22は同一構造をしている。一方の第1レーザ装置21についてのみ説明すると、光増幅媒体7には安価で取り扱いが容易な半導体レーザ等が用いられ、光増幅媒体7を含んでレーザ共振器が構成されている。この共振器内に挿入される波長選択素子8は、回折格子、ファブリペローエタロン、干渉フィルタ等が使用可能であり、光ビームに対する波長選択素子8の成す角度を変えることで選択波長のピークが変化する。第1レーザ装置21の発振波長は、波長選択素子8の選択波長のピークにほぼ一致するため、波長選択素子8の光ビームに対する角度位置によって第1レーザ装置21から出力される光ビームB1の波長を制御できる。

波長選択素子8は、速度や位置制御することなく駆動機構15により高速で反転または回転動作される。この駆動機構15は、例えばガルバノメータやモータ等によって実現できる。
波長選択素子8には角度検出器9(波長検出手段に相当)が接続されており、この角度検出器9により光ビームに対する波長選択素子8の成す角度が検出される。また、光ビームB1の強度は、光源出力検出器10により検出される。
この角度検出器9の出力と波長との関係を実測した例を図2に示す。図2に示されるように角度検出器9の出力、即ち、光ビームに対する波長選択素子8の成す角度とレーザの発振中心波長との関係は非線形である。

合波素子30より出力される光ビーム2は、光学素子3を透過して被測定対象としての半導体サンプル4に照射される。半導体サンプル4で反射された光ビーム5は、半導体サンプル4の表面と裏面とで反射された光の干渉光である。この干渉光強度は、波長や厚さに関して周期的関数となる。このとき、光ビーム2の波長の変化は、半導体サンプル4の肉厚の変化より十分に速いものとする。尚、光ビーム2の照射は、ビーム2、5の光路を妨げなければ半導体サンプル4の加工中であってもかまわない。

サンプル4で反射された光ビーム5は光学素子3により反射され、光量検出器6に導かれる。光量検出器6では光ビーム5の強度が電気的に検出され、A/D変換器11にて角度検出器9及び光源出力検出器10の出力と共に、光量検出器6の出力が波形デジタルデータとして取り込まれる。
ここで、光量検出器6、角度検出器9、及び光源出力検出器10の出力をそれぞれ図3(a)、(b)、及び(c)に示すが、図3(c)より第1、第2レーザ装置21、22の出力が変動していることがわかる。

波形成形器12では、A/D変換器11でデジタル値に変換された各出力値を用い、波長と強度とを対応させて波形を形成する。このとき、図3(a)に示される光量検出器6の出力を、図3(c)に示される光源出力検出器10の出力で除算することで、第1、第2レーザ装置21、22の出力変動の影響が除去される。即ち、規格化された干渉反射光強度が得られる。また、予め図2に示される角度検出器9の出力値と第1、第2レーザ装置21、22のそれぞれの発振中心波長との関係をデータテーブルとして図略のメモリに記憶しておき、このデータテーブルを用いて図3(b)に示される角度検出器9の角度データ(出力値)を第1、第2レーザ装置21、22の波長に換算し、同時刻の上記除算値と対応させることで干渉反射光の強度波長特性が形成される。
波形成形器12による成形結果を図3(d)に示すが、このデータ列の間隔は等間隔ではない。

全可変波長範囲で干渉光の強度波長特性を得るには、まず、第1レーザ装置21の出力するレーザ光B1の波長を変化させ、続いて、第2レーザ装置22の出力するレーザ光B2の波長を変化させて、上述したように、波長と干渉光強度とを測定すれば良い。一方のレーザ装置のレーザ光の波長を変化させている間は、他のレーザ装置は出力を停止させるか出力させた状態ではあるが波長を固定させた状態にすれば良い。

この測定により、全可変波長範囲における干渉光の強度波長特性が得られる。その測定結果は、図5に示すようになり、図3(d)に示す各可変波長範囲の特性を波長分割多重化した特性となる。各可変波長範囲のとり方によっては、図5に示すように、中央の波長範囲で特性の得られていない範囲が存在するが、この範囲があっても測定精度に影響はない。又、各可変波長領域は一部重複しても連続していても、図5に示すように離散して設けられていても良い。又、レーザ装置を3以上設けて、可変波長領域を3以上形成しても良い。離散して設けられていても、2つの可変波長範囲で波長の誤差がなければ、両範囲で特性の位相関係が保存されることになる。この図5に示す特性をフーリエ分析することで、この特性のスペクトルが演算される。このように、第1可変波長範囲と第2可変波長範囲とを設けて、それぞれの範囲よりも広い全可変波長範囲において得られる干渉反射光の強度波長特性から中心周波数を決定しているので、可変波長範囲内の波形数が増大することになり、半導体厚が薄くなっても測定精度が低下することがない。

周波数解析器13では、波形成形器12の出力データを用いて周波数解析を行い、式(1)を用いてパワースペクトル値P(f)を計算し、このP(f)の値が最大になる周波数fを求める。尚、上記構成のうちA/D変換器11、波形成形器12、及び周波数解析器13が信号処理手段に相当する。

式(1)において、Nはデータ数を示し、yi は光量検出器6の出力を光源出力検出器10の出力で除算した除算結果のデータ列を示している。また、λi は光源波長のデータ列を示している。
式(1)により算出された値は、データが取得できた点におけるフーリエ積分値に相当し、得られるパワースペクトルは広がりを持っているが、基本周波数によってピーク値が決まるため、図3(d)に示される波形ではピーク値が保存されることが確認されており、スペクトルが最大である時の中心周波数を高分解能で検出することができる。
最大スペクトルの検出は、fを必要分解能毎に変化させて式(1)を数値計算する方法もあるが、初期解を与え、その周辺で解を探索して最大値を求めることで、計算時間を大幅に短縮できる。尚、式(1)の計算の前処理として適当な窓関数を施すことで計測精度をより向上させることができる。

次に、解探索の具体的な処理例を以下に説明する。まず、初期解は、測定する半導体厚の概略値が既知である場合には、式(2)を用いて周波数fを算出し、その算出値を初期解とする。

式(2)において、n、dはそれぞれ半導体の屈折率、半導体厚の概略値を示し、λ1 、λ2 は光源波長の最小値、最大値をそれぞれ示している。
半導体厚の概略値が明らかでない場合には、データが取得された波長幅を周期とする基本周波数の整数倍の値で式(1)を計算し、その計算値が最大となる点を初期解とする。その際、計算する周波数範囲は、半導体が取り得る厚みから式(2)より算出される。

続いて、解の探索の具体的な手順を、図4を用いて説明する。
まず、初期解から所定の探索幅分だけ離れた両側の点で式(1)の値を計算する。そして、両側の点と初期解を合わせた3点のなかの最大値を次の探索の初期解とし、探索幅を半分にして両側の点における式(1)の値を計算し、同様にその探索幅内の3点のなかの最大値を次の探索の初期解として同様の探索を行う。このようにして、探索幅が必要分解能以下になるまで繰り返し、そのときのスペクトルの最大値を中心周波数とする。

図4に示される処理は、半導体加工中の計測において初期解に前回の計測結果を用いることができ、かつ、求める解がその初期解周辺にあるために初めから探索幅を狭くできるので、処理時間を短縮することができる。
厚さ換算表示装置14では、検出された中心周波数を用いて半導体厚に換算して表示する。この換算式を式(3)に示す。

式(3)において、fは(1/λ1 −1/λ2 )を基本周期(f=1の周期)としている。式(3)において、右辺のf以外は既知であるため、fを検出することで厚さdの絶対値を求めることができる。このようにして厚さdを半導体をエッチングしながらリアルタイムで測定した結果を図8に示す。厚さdの測定値が時間的に減少して行くが、その変動は大きくならず、厚さの薄い領域で測定精度が低下していないことが理解される。

このように本実施例では、等間隔でない検出値を用い、高速、高分解能な周波数解析を行うことができ、高速、高精度な半導体厚の計測が可能である。即ち、半導体加工中において半導体厚をリアルタイムでモニタし、任意の厚みで半導体の加工を停止させることが可能となり、高精度な半導体加工を実現できる。尚、本実施例では、光信号の取得時間は 1ms以下、データ処理時間は50ms以下の高速化を実現し、また、半導体厚計測の繰り返し精度は3σで 0.1μm 以下を実現した。
また、本実施例では、光源1内部の高精度な波長制御を必要としないので、光源を安価で簡易な構成にでき、低コストな装置構成とすることができる。

(第二実施例)
図7は、本発明の第二実施例に係わる半導体厚測定装置101の構成を示したブロック図である。本実施例の特徴は、参照用光学系を備えた点にある。
即ち、光学素子3による光ビーム2の反射方向に半導体厚が既知である参照用半導体16を配置し、光ビーム2を光学素子3を介して半導体サンプル4に照射すると共に参照用半導体16にも照射させ、参照用半導体16の透過光による信号光の強度を光量検出器17で検出し、その検出信号はA/D変換器11に入力され、デジタル信号に変換される。尚、本実施例における他の構成は第一実施例と同様である。

半導体厚測定装置101では、光量検出器17で検出された信号は、光量検出器6で検出された信号と共にA/D変換器11にてデジタル信号に変換され、波形成形器12、周波数解析器13にて第一実施例に示された処理と同様の処理が行われ、光量検出器17及び光量検出器6でそれぞれ検出された信号の周波数fref 、fobj が算出される。この周波数fref 、fobj を用いることで、半導体サンプル4の肉厚dobj と参照用半導体16の肉厚dref との間には式(4)に示される関係式が得られる。

式(4)において、参照用半導体16の肉厚dref は既知であるから、周波数fobj 及びfref を検出することで半導体サンプル4の肉厚dobj を計測することが可能である。
このように本実施例では、式(4)を用いることで、第1、第2レーザ装置21、22より放射される光ビームB1、B2の波長の正確な測定を要せずに、半導体厚dobj を簡易に計測することができ、より低コストな装置構成とすることができる。

上記各実施例では、データテーブルを用いて波長選択素子8の角度位置を光源波長に変換する構成としているが、予め求めておいた変換式を用いて角度位置を光源波長に変換する構成としてもよい。
また、上記各実施例では、周波数解析器13において等間隔でないデータからフーリエ積分値を算出する構成としているが、等間隔でないデータを等間隔データに補間し、線形予測法やFFT(高速フーリエ変換)を用いて周波数解析を行う構成としてもよい。但し、この場合には補間処理時間が余分に付加され、線形予測法では計測精度が上記各実施例より劣化し、FFTでは上記各実施例より分解能が劣ることが判明している。

波長選択素子8としては、上記に示されたものの他に超音波フィルタを用いることも可能である。その場合、波長検出手段は、超音波フィルタの駆動周波数を検出すればよい。
上記構成において、光学系を光ファイバや光導波路で構成することで、装置構成をより小型化できる。
また、測定点を1点に限定せずに、光ビームを複数の光路に分離し、信号光強度検出用の検出器をその分離された光ビームの数だけ用意すれば、多点同時計測が可能となる。

上記に示されるように、本発明によれば、信号光のパワースペクトラムのピーク値を中心周波数とし、その中心周波数に基づいて半導体厚を計測することで、低コストで高速、高精度な半導体厚測定装置を実現でき、半導体加工中における半導体厚のリアルタイム計測を可能として、半導体の加工精度を向上させることができる。

The phase change amount is obtained from the waveform, and the semiconductor thickness is detected based on the phase change amount.

[Problems to be solved by the invention]
However, in the above disclosed technique, in order to continuously change the oscillation center wavelength of the light beam from the light source, a very narrow wavelength width selection function is provided in the light source, and high-precision control is required. The speed of the wavelength change operation of the light beam is limited. For this reason, the detection speed of the semiconductor thickness is limited, and there is a problem that the semiconductor thickness cannot be measured in real time during the processing of the semiconductor by etching or film formation.
Even when the oscillation center frequency of the light beam is changed at specific wavelength intervals, the wavelength selection element needs to be controlled for each specific wavelength, and the speed of wavelength setting operation is limited. Real-time semiconductor thickness measurement during semiconductor processing cannot be performed.

In order to enable this real-time semiconductor thickness measurement, it is conceivable to change the oscillation wavelength at a high speed by wavelength feedback by an external resonator using an external resonator type semiconductor laser. However, the wavelength range where the semiconductor laser can be amplified is limited to a range of about 10% with respect to the oscillation center wavelength. As a result, the wavelength variable range of the light beam applied to the semiconductor is also limited to that extent.

In the case of measuring the semiconductor thickness in real time, it is required that the change range of the semiconductor thickness is wide and the detectable range of the measurement apparatus is also wide. However, the measurement principle of the thickness of this apparatus is that the wavelength of the light beam is varied and the thickness is measured by the phase change within the variable range of the interference light intensity. For this reason, when the wavelength variable range is set so that the maximum accuracy is obtained when the thickness is a predetermined thickness, the phase change amount in the wavelength variable range gradually decreases as the semiconductor thickness decreases from the predetermined thickness. As a result of the reduction in the amount of information, there is a problem that the measurement accuracy deteriorates in a thin region. For example, when the semiconductor thickness is reduced by etching, the change characteristic of the interference light intensity obtained in the wavelength variable range becomes less than two cycles. In this case, it is difficult to obtain the amount of phase change in this wavelength variable range. Further, even if the spectrum of the interference light intensity characteristic in this wavelength variable range is obtained by Fourier transform, the influence of the window function becomes large, so that an accurate center frequency cannot be determined. Actually, the center frequency was obtained by Fourier transform, and when the thickness was measured from the center frequency, the measured thickness value with respect to the processing time was measured, and the characteristics shown in FIG. 8 were obtained. As is apparent from the measurement results of FIG. 8, the semiconductor thickness decreases with the lapse of the processing time, but the measurement value increases as the semiconductor thickness decreases.
