本発明は、走査プローブ顕微鏡を用いた微細加工技術において用いられる描画装置に関する。

【従来の技術】
半導体電子素子の高集積化、記録メディアの高密度化に伴い、極微細加工技術が必要とされている。しかし、電子素子では光リソグラフィーで使用する光の波長やレンズ材料により最小加工寸法が100nm程度に限られ、また、記録メディアではレーザ原版の記録装置において解像度マージンの減少が予想されている。近年、これに代わる技術として、例えば、S. C. Minne et al., Fabrication of 0.1 m metal oxide semiconductor field-effect transistor Appl. Phys. Lett. 66(6) 6 February 1995 pp.703-705、あるいはHyongsok T. Soh et al., Fabrication of 100nm pMOSFETs with Hybrid AFM/STM Lithography (1997 SYMPOSIUM ON VLSI TECHNOLOGY)に示されるような、走査プローブ顕微鏡を用いた微細加工技術が注目されている。これは一般に探針と基板間に電圧を印加して加工を行う方法で、解像度が高く、原理的には原子レベルの加工も可能である。

さらに、米国特許5,666,190に開示されているように、複数のカンチレバーを備えたリソグラフィシステムも提案されている。

【発明が解決しようとする課題】
走査プローブ顕微鏡を描画装置に用いる場合には、上記USP 5,666,190あるいは本件出願の親出願で提案したような集積化微細装置のように、複数の探針を同時に使用して走査スピードをあげることが有用である。しかし、一方では、この方法の場合、それぞれの探針に対し照射線量と基板−探針間の距離の2つを制御する必要があり、それらの駆動装置が必要となるだけでなく、それらすべてを統括的に制御する制御系も必要で、複雑な装置となっていた。

【課題を解決するための手段】
本発明は、描画の際、探針から基板に電流を照射するために印加する電圧により、各探針あるいは探針を保持するカンチレバーに働くクーロン力が、各探針を基板表面側に引き付けあるいはカンチレバーを変形させて各探針を基板表面に接触させるに十分な大きさを持つことに着目したものである。すなわち、描画の初期に、探針のグループに対して、基板に電流を照射することができる基板−探針間の距離を決めるためのラフな位置制御をおこなう。この場合、探針のグループの端部が適当な基板−探針間の距離を持つようにすればよい。そうすれば、すべての探針が探針のグループの製作に伴うあるばらつきの範囲で適当な基板−探針間の距離を持つことができる。一旦描画が開始された後は、この初期に位置決めされた状態が維持されるように、前記探針のグループの端部の基板−探針間の距離の監視と制御を行う。

換言すれば、本発明では、探針のグループの端部が描画開始時の適当な基板−探針間の距離を持つように維持されながら描画を行う。そうすると、各探針は基板に照射する電流によってクーロン力を受け、自ずと基板表面の微細な変形には追従して変位する。したがって、描画中は、個々の探針についての基板−探針間の距離制御は行わないというものである。もちろん、探針から基板に照射する電流は、探針毎に独立して制御することは当然である。

【発明の実施の形態】
実施例 I
本実施例では平板基板の平面方向に基板を移動して描画する場合の描画装置の実施例を図1と図2を用いて説明する。

図1は本発明の描画装置の第1の実施例構成概念を示すブロック図である。微細描画ヘッド部1は微細描画部4と傾き補正部5とから構成される。微細描画部4はカンチレバーとしての導電性のバネ部22a、22b、22c、22dとそれに接続された導電性の探針21a、21b、21c、21dおよびこれらを一括して保持するホルダー24とで構成される。ホルダー24はピエゾ素子25および26を介して傾き補正部5に結合される。補正部5は、ピエゾ素子25、26が結合される面の反対側が図示しない描画装置本体に保持される。また、補正部5は、後述する駆動及び照射制御部13から与えられる傾き補正信号に応じて、ピエゾ素子25、26のそれぞれに対して電圧を与え、両端部の探針21a、21dを結ぶ線が描画される基板8のレジスト層11の面に平行になるようにホルダ24の傾きを補正する。電圧印加部7は駆動及び照射制御部13から与えれる制御信号に応じて探針21a−21dに加える電圧を制御する。この場合、両端部の探針21a、21dを使用して傾きを補正する場合および探針21bおよび21cを使用して描画を行う場合とでは、それぞれに適した電圧となるように制御される。電流検出部6は探針からレジスト層11に照射される電流を検出するとともに、その検出出力を駆動及び照射制御部13にフィードバックする。駆動及び照射制御部13では、傾き補正の場合には、両端部の探針21a、21dに適当な電圧を与えておき、それぞれの電流が等しくなるように、ピエゾ素子25、26のそれぞれに対して与える電圧を制御する。描画の場合には、パターン入力部60から与えられる描画パターン対応の制御信号に応じた電流になるように、探針21bおよび21cに電圧印加部7に加える電圧を制御する。ここで、レジスト層11に流れる電流についてみると、レジスト層11の絶縁性が高いときは電界放射電流であり、導電性があるときには、いわゆる電流である。本発明では、両者を区別しないで、これを電流ということにする。

駆動及び照射制御部13は、パターン入力部60から与えられる制御信号に応じて、移動部12に移動信号を与える。移動部12は、一面が図示しない描画装置本体に保持され、それと異なった面に前記移動信号に応じて移動ステージ15をX、Y、Z方向に移動させる駆動機構16、17および18を備える。この図では、駆動機構をX、Y、Zの3軸駆動という意味でブロック16、17および18で示したに止めたが、これは、例えば、ステッパー等任意の機構で使用されている構成のものが採用できる。移動ステージ15の変位は、例えば、レーザ干渉計等の高分解能の計測装置を用いて測定し、駆動及び照射制御部13にフィードバックし精密に制御する。基板8は移動ステージ15に取り付けられている。

移動部12は、描画に先行して、駆動及び照射制御部13から与えられる近接信号に応じて、Z軸駆動機構18によって探針21a−21dが描画される基板8のレジスト層11の面に対して所定の位置になるまで、移動ステージ15を移動させ、 基板8のレジスト層11と探針21a−21dを接近させる。この際、探針21a−21dに適当な電圧を与えておき、いずれかの探針の検出電流が所定の値に達したとき、近接は停止される。

傾き補正がなされた後、移動ステージ15をX軸駆動機構16、Y軸駆動機構17によって、X−Y面で移動させ、基板8のレジスト層11にパターンを描く。パターンを描いている間、両端部の探針21a、21dを使用して、電流の大きさを監視してレジスト層11と探針間の距離が適切な値を維持するように、移動部12はZ軸方向の位置制御を継続するように駆動及び照射制御部13によって制御される。

基板8はガラス製の基板9、クロムを20nmから100nm蒸着した導電層10、約10nmから100nmの厚さのレジスト層11(例えば、ポリ(ビニルフェノール)とアジドの混合レジストであるネガ型レジスト(日立化成工業株式会社製RD2100N)を塗布した層)から成る。レジスト層11に使用するレジストはノボラック系フェノール樹脂と感光剤の混合レジスト、化学増幅系レジスト、ポリメタクチル酸メチルでもよい。基板9は例えばシリコン、ドープしたシリコンなど加工したい任意の材料を使用することができる。基板9にドープしたシリコンを使用する場合は基板9自身が導電性のため導電層10は省略しても良い。導電層10は電気的に接地し、探針に加えられる電圧によりレジスト層11に電流が流れるようにする。導電性の基板9の場合は基板9を直接接地すれば良い。

図2(a)は図1の描画装置のカンチレバーおよびその保持部を示す斜視図、 図2(b)はカンチレバーの腹面側から見た平面図である。探針21a−22dはカンチレバーとしてのバネ部22a−22dの先端部に備えられ、バネ部22a−22dの一面には導電性の膜23a−23dが形成される。これらの導電膜は、図示しないコネクタを介して電圧印加部7および電流検出部6に接続される。探針21a−22dおよびバネ部22a−22dはホルダ24に保持されるが、これらは、例えば、微細加工技術を用いてシリコン単結晶で、一体化されて作成される。これらは、また、酸化シリコン、窒化シリコンでも良い。ホルダ24のカンチレバーを設けていない面には、傾き補正およびアプローチのための移動を行うピエゾ素子25、26が設けられる。探針21の先端の曲率半径は10nmから100nm、バネ部22のバネ定数は0.05N/mから5N/m、共振周波数は10kHZから50kHZであることが適当である。これらのパラメータについてはさらに詳しいデータを後述する。

各探針21a−21dの基板8に対向する先端位置は、工作の精度にもよるが、50nm以下のばらつきの範囲に収めることが出来、実質的に同一線上にあるといえる。導電膜23は蒸着により作成した厚さ10nmから50nmのチタン薄膜で、これはチタンのほか、タングステン、モリブデン、炭化チタン、炭化タングステン、炭化モリブデン、導電性ダイアモンドを用いても良い。

次に、図1、図2に示した描画装置を用いた描画の手順について、まとめて、説明する。描画は、第1段階として基板8の探針へのアプローチ、第2段階として探針の傾き補正、そして最後に描画の手順となる。

先にも述べたように、まず、基板8を移動ステージ12に取り付けた後、電圧印加部7で探針21a−21dに適当な電圧を印加し、これらの電流を電流検出部6で検出し、いずれかの探針の電流が所定の値となるまで、駆動及び照射制御部13の制御のもとで移動ステージ12をZ軸方向に移動させて、基板8を探針に接近させる。この際、電圧印加部7で両端部の探針21aおよび21dと基板8との間に印加する電圧Vを変化させ、そのとき流れる電流Iを電流検出部6で検出し、I/(dV/dt)によりその静電容量を算出して探針と基板との距離を見積もるものとしても良い。

ついで、両端部の両探針21a、21dの電流の差が無くなるように、駆動及び照射制御部13から傾き補正部5に信号を与え、ピエゾ素子25および26を制御して、これらの探針を結ぶ線と基板8平面との間の傾きをなくする制御を行う。あるいは、静電容量を算出して距離から傾きを見積もり、駆動及び照射制御部13から傾き補正部5に信号を与え、ピエゾ素子25および26を制御して、傾きを補正するものとしても良い。

各探針21a−21dと基板8との距離があらかじめ設定した値以下となり、傾きの補正が終わった後から描画の過程に移ることになる。この段階での各探針21a−21dと基板8との距離の設定値は10nmから1μmが適当である。

つぎに描画について説明する。描画は基板8を移動ステージ12でXY平面を移動させながら、探針21c、21dと導電層10との間にパターン入力部60から与えられる描画パターンに対応した電圧を駆動及び照射制御部13の制御の下で電圧印加部7から印加することにより行う。これにより、探針21c、21d直下のレジスト層11に電流が流れ、レジスト分子が反応してレジスト層11内に潜像が作製される。電圧印加部7の印加電圧を駆動及び照射制御部13により変化させて、照射線量(照射電流)として、電流検出部6で検出した電流、あるいは探針−基板間の静電容量による充放電電流を補正した電流が一定となるようにする。これは、いろんな形で制御できるが、具体例を列挙すると以下のようである。

本実施例では、100nmの厚さの前記レジストRD2100Nをコートした基板8を0.1mm/sで移動させ、探針21c、21dと導電層10との間に印加する電圧が−85V付近で電流が100pAになるように、すなわち照射線量が10nC/cmとなるようにした。

レジスト層11に潜像作成中は、探針21b,21cは潜像を作成するために印加した電圧によって各探針21b,21c−導電層10間に働くクーロン力を受ける。このクーロン力により、各バネ部22b,22cが変形し、各探針はレジスト層11に接触している。潜像は作成しょうとするパターンに応じて形成しない部分もある。潜像を形成しない部分では電流が必要ないから、この位置では探針に電圧を印加する必要はない。しかし、電圧を0Vにすると探針に作用していたクーロン力が無くなるから、各バネ部22b,22cの変形がなくなり、レジスト層11表面から離れてしまう。そうすると、潜像を形成すべき位置で再び電圧を印加した際、探針にクーロン力が突然作用して各バネ部22b,22cが急に変形することになり、そのため探針がレジスト層11に激しくぶつかり探針が破損する可能性が高くなる。そのため、潜像を作製しない部分を描画する際は、潜像が形成されないほどの小さい電流が流れるように電圧を制御するのがよい。本実施例では印加電圧を−70V以下にすると電流は1pA以下になり潜像は形成されなかった。一方、両端部の探針による位置監視の電流は、この程度以下で行うのが当然であるが、各バネ部22a,22dがクーロン力による変形を出来るだけ受けないように、より小さい電流を流すにすぎない電圧とするのが良いわけである。

本発明によって描画された潜像を現像することについて簡単に説明しておくと以下のようである。

0.83%の水酸化テトラメチルアンモニウム溶液に1分間浸積することにより現像する。その結果、レジスト層11にネガ型のレジストを使用した場合は潜像を作製したレジストだけ溶解せずに残り、線幅100nmの凸型の線レジストパターンを作製することができる。レジスト層11にポジ型のレジストを使用した場合は潜像を作製したレジストだけ溶解して、線幅100nmの凹型の線レジストパターンを作製することができた。図6は本発明の実施例におけるパターン幅と照射線量の関係を示し、パターン幅が照射線量に依存するため、照射線量を調節することにより100nm以上の任意のパターン幅を作製することができることを示す。

本発明では、描画は、第1段階として基板8の探針へのアプローチ、第2段階として探針の傾き補正、そして最後に描画の手順となる。そして、多くの探針の内、端部にある探針を位置決めおよび描画中の位置の監視に使用し、他の探針を描画に使用することにより、描画に使用する探針は単に電流制御のみを行えば良い。しかも、本発明は、潜像を形成するときは探針がクーロン力により変形することにより、厳密な位置制御をしなくても電流制御のみで描画が出来ることに着目した点において有用な手法を提供することが出来た。前記実施例の説明では、探針は4つだけで少ないが、これが多くなればなるほど、本発明のメリットは大きくなる。なお、上述の実施例では、基板8と探針のアプローチは基板8をZ軸方向に動かすものとしたが、探針を保持しているホルダー24のピエゾ素子25、26をこのアプローチのために使用することも出来る。

実施例 II
図3(a)は本発明の描画装置のカンチレバーおよびその保持部の他の実施例を示すカンチレバーの腹面側から見た平面図、図3(b)はその側面図である。図3(a)および図3(b)を図2(a)および図2(b)と対比して分かるように、31a,31b-----31k---31n、32a---32m---3jmの多数のばね部を持つ探針部30とした例である。これらのばね部はそれぞれ、ホルダー34a,34b,34cおよび34dに保持されており、それぞれのホルダーは共通ホルダー35によって保持される。各探針の導電線が33で代表して示されるが、これらは、図示しないコネクタで導出されて、必要な接続が行われるものとされる。共通ホルダー35の背面には、図3(b)に示すように、図2(a)で示すピエゾ素子25、26に対応するピエゾ素子36a−36cが設けられる。図では、ピエゾ素子36aは見えていない。ピエゾ素子36a、36bは探針31a,31nを使って図のX方向の傾き制御に使用され、ピエゾ素子36b、36cは探針31n,3jmを使って図のY方向の傾き制御に使用される。、
実施例 III
図4(a)は本発明に採用できる集積化した探針駆動装置群およびその保持部の実施例を示す斜視図、図4(b)はその単位の探針駆動装置の構造を示す断面図である。

図4(a)は、図4(b)に示す探針駆動装置420を多数XY二次元に配置して粗動機構410により保持して探針の位置を制御できるようにした実施例の構成を示す概念図である。図3(a)、(b)の各探針および各ばね部に対応する多数の探針駆動装置420がXY二次元に配置されている。そして図3(a)、(b)の共通ホルダー35およびピエゾ素子36a−36cに対応する粗動機構410により探針駆動装置420の群を保持して探針の位置を制御できるようにした構成を示す。

以下、探針駆動装置420の例を図4(b)によって説明する。図4(b)は探針駆動装置420の構造の一例を開示するブロック図である。この実施例では、第一の集積化静電アクチュエータ2100と、第二の集積化静電アクチュエータ2500がカスケードに接続されたものとされている。すなわち、第一のアクチュエータ2100の可動電極210に第二のアクチュエータ2500の固定電極270が接続され、第二のアクチュエータ2500の可動電極250の延伸部先端に探針220が備えられる。また、本実施例の第一の集積化静電アクチュエータは、 一つのアクチュエータで、X方向、Y方向の駆動ができるものとされる。したがって、第一のアクチュエータ2100によりX方向、およびY方向、第二のアクチュエータ2500によりZ方向のそれぞれの動きを制御するものである。

実施例 IV
次に、基板を回転させて描画するための描画装置とした実施例を図5を参照して説明する。本実施例は、図1に示した実施例の描画装置と本質的に変わるところはないが、基板8を回転させるものとし、これに応じて、微細描画ヘッド部1を基板8の片側に寄せて配置したものである。両実施例で共通するものは同じ参照符合で示した。図1に示した実施例の移動部12は回転駆動部61に、移動ステージ15は回転ステージ65に、 X、Y、Z方向に移動させる駆動機構16、17および18は回転軸66に、それぞれ置換される。駆動及び照射制御部13が、パターン入力部60から与えられる制御信号に応じて、回転駆動部61に回転信号を与える。この回転は回転軸66を介して回転ステージ65を回転させ、この回転に関する情報は駆動及び照射制御部13にフィードバックし精密に制御する。

本実施例でも、描画に先行して、近接操作が行われるが、この操作は駆動及び照射制御部13が回転駆動部61に与える信号に応じて、回転軸66を上方に移動(Z軸駆動)させる。探針21a−21dが描画される基板8のレジスト層11の面に対して所定の位置になるまで、回転ステージ65を移動させると近接は完了である。その後、傾き補正を行い、続いて、回転ステージ65を回転させるとともに基板8のレジスト層11にパターンを描く。パターンを描いている間、両端部の探針21a、21dを使用して、 電流の大きさを監視してレジスト層11と探針間の距離が適切な値を維持するように、回転駆動部61はZ軸方向の位置制御を継続するように駆動及び照射制御部13によって制御される。さらに、この実施例では、図1に示した実施例に比し、描画中も回転による傾きを補正部5によって補正する操作が頻繁に必要になると思われるが、両端部の探針による位置監視により支障無く実行できる。

As described above, according to the present invention, the position control of the probe with respect to the substrate is performed only at the end of the group of the probes, and the other probes only need to be controlled by the current.
