【発明の属する技術分野】
本発明は、主としてシリコン加工技術を応用して作製される温度検出装置及び熱型赤外線検出装置に関する。

【従来の技術】
従来、この種の温度検出装置及び熱型赤外線検出装置に関連する周知技術としては、例えば特開2001−264176号公報に開示された温度測定装置、熱型赤外線イメージセンサ及び温度測定装置が挙げられる。

図5は、この公報に開示された従来の一例に係る温度検出装置の基本構成を示した回路図である。この温度検出装置は、正極(+)側が接地接続されると共に、負極(−)側と出力側との間に固定抵抗44が介挿されたオペアンプ(A)43の負極(−)側に対し、接地接続された定電圧源41と半導体ダイオード42とを直列接続して構成され、オペアンプ(A)43において半導体ダイオード42の電流を電圧に変換するように構成されている。

この温度検出装置では、オペアンプ(A)43の正極(+)側端子と負極(−)側端子とがイマジナリーショートにより同電位なため、半導体ダイオード42には一定電圧Vinが印加され、このときにオペアンプ(A)43の出力電圧Vout は、固定抵抗44の抵抗値をRf ,半導体ダイオード42の実質的な抵抗値をRd とすると、以下の数1式のような関係で表わされる。

又、この温度検出装置においては、オペアンプ(A)43の出力側からの出力電圧Vout のSN比(信号/雑音の比)を高くすることが要求されているが、ここで出力電圧Vout のノイズとして熱的ノイズであるジョンソンノイズだけを考えると、ノイズは半導体ダイオード42の抵抗値Rd の平方根とオペアンプ(A)43の倍率との積に比例するため、ノイズの値Vnoise は、比例定数をaとすると、以下の数2式の関係で表わされる。

一般的に、こうした温度検出装置では、半導体ダイオード42の電流−電圧特性により、順方向バイアスにおいて一定電圧Vinを大きくすれば抵抗値Rd が指数関数的に小さくなるので、こうした場合、数3式により一定電圧Vinが大きい程、SN比を大きくすることができる。

因みに、上述した温度検出装置は、半導体ダイオード42が基板に形成された半導体領域に設けられるものとしたが、この半導体ダイオード42を赤外線の受光用とした上、半導体ダイオード42に対して所定の範囲で一定な順方向のバイアス電圧を印加する構成とすれば、赤外線を受光した半導体ダイオード42から得られる温度変化に応じた順方向の電流変化に基づいて赤外線受光量の検出が可能な熱型赤外線検出装置として構成される。

【発明が解決しようとする課題】
上述した温度検出装置(熱型赤外線検出装置)の場合、半導体ダイオードの順方向バイアスにおいて一定電圧Vinを大きくすればSN比を改善できるが、実際には電流の指数関数的な上昇、及び消費電力や発熱の問題で通常半導体ダイオード1個にかけられる電圧は最大でも半導体ダイオードの立ち上がり電圧である0.6〜0.8[V]程度であるため、SN比を高くするには限界があり、十分にSN比を改善できないという問題がある。

本発明は、このような問題点を解決すべくなされたもので、その技術的課題は、十分にSN比を改善できる構成の温度検出装置及び熱型赤外線検出装置を提供することにある。

【課題を解決するための手段】
本発明によれば、基板に形成された半導体領域に設けられた半導体ダイオードに所定の範囲で一定な順方向のバイアス電圧を印加したときに該半導体ダイオードから得られる順方向の電流変化に基づいて温度検出を可能に構成された温度検出装置において、半導体ダイオードは、装置の温度検出時にジョンソンノイズを低減させてS/N比を改善できるように略同一特性の所定数のものが直列接続されて直列接続ダイオード回路部を成して半導体領域に設けられており、直列接続ダイオード回路部に対して一定な順方向のバイアス電圧を半導体ダイオードの個数倍に拡張した範囲で印加したときに該直列接続ダイオード回路部を流れる電流の温度変化に基づいて温度検出を可能に構成された温度検出装置が得られる。

又、本発明によれば、上記温度検出装置において、半導体領域は、基板とは熱分離されて薄膜状を成しており、直列接続ダイオード回路部は、薄膜状の半導体領域に設けられた温度検出装置が得られる。

更に、本発明によれば、上記温度検出装置において、薄膜状の半導体領域は、SOI薄膜を用いて形成された温度検出装置が得られる。

【発明の実施の形態】
以下に本発明の実施の形態について、図面を参照して詳細に説明する。最初に、本発明の温度検出装置及び熱型赤外線検出装置の技術的概要について簡単に説明する。

本発明の温度検出装置は、基板に形成された半導体領域に設けられた半導体ダイオードに所定の範囲で一定な順方向のバイアス電圧を印加したときに半導体ダイオードから得られる順方向の電流変化に基づいて温度検出を可能に構成された基本構成において、半導体ダイオードとして、装置の温度検出時にジョンソンノイズを低減させてS/N比を改善できるように略同一特性の所定数(複数個)のものを直列接続して成る直列接続ダイオード回路部を半導体領域に設けるものとし、この直列接続ダイオード回路部に対して一定な順方向のバイアス電圧を半導体ダイオードの個数倍に拡張した範囲で印加したときに直列接続ダイオード回路部を流れる電流の温度変化に基づいて温度検出可能に構成されたものであり、直列接続ダイオード回路部の順方向の電流変化からそのときの直列接続ダイオード回路部近傍の平均的な温度を測定することにより、装置が設置されている場所の温度を測定することができる。

即ち、この温度検出装置では、複数個の半導体ダイオードを直列接続して成る直列接続ダイオード回路部に対して[(0.6〜0.8[V])×半導体ダイオードの個数]分の一定電圧を印加するが、こうした場合、各半導体ダイオードが電流I対電圧Vの特性において非直線性を有するので、これらを直列接続して電圧を印加したときに1つの半導体ダイオードに大きな電圧が印加されるようなことが生じるか否かをシュミレーションして調べた結果、温度変化があっても各半導体ダイオードには電圧がほぼ平均化されてそれぞれに印加された状態で動作することが判明した。従って、複数個の半導体ダイオードを直列接続して成る直列接続ダイオード回路部においては、その立ち上がり電圧が直列接続された各半導体ダイオードの1個分のそれぞれの立ち上がり電圧の総和のものと等価であることが判った。

特に、この温度検出装置の場合、直列接続ダイオード回路部に順方向のバイアス電圧を印加したとき、直列接続ダイオード回路部を構成する各半導体ダイオードが好都合な具合いの非線形的な電流−電圧特性を有しており、特定の半導体ダイオードに大きな電圧が印加されようとするときに急に電気抵抗が小さくなるような特性を持ち、このために次第に大きな電圧がかかって破壊に至るようなことにはならず、各半導体ダイオードにほぼ平均的な電圧が印加されるという有利な点があることが判った。

このように、各半導体ダイオードを直列接続した直列接続ダイオード回路部を具備した温度検出装置の場合、印加する電圧をほぼ直列接続ダイオード回路部における各半導体ダイオードの立ち上がり電圧の総和として大きくできるため、従来の場合と比べて格段にSN比の高いものとなる。

ところで、この温度検出装置における直列接続ダイオード回路部は基板に形成された半導体領域に設けられるものとしたが、同様な構成の直列接続ダイオード回路部を赤外線の受光用とした上、この直列接続ダイオード回路部に対して一定な順方向のバイアス電圧を半導体ダイオードの個数倍に拡張した範囲で印加する構成(即ち、ここでの直列接続ダイオード回路部についても、同様に装置の赤外線検出時にジョンソンノイズを低減させてS/N比を改善できるように略同一特性の所定数の半導体ダイオードが直列接続されて成る)とすれば、赤外線を受光した直列接続ダイオード回路部を流れる電流の温度変化に基づいて赤外線受光量の検出が可能な熱型赤外線検出装置として構成される。

又、こうした温度検出装置や熱型赤外線検出装置において、直列接続ダイオード回路部を基板とは熱分離されて形成された薄膜状の半導体領域に設けること、即ち、例えば基板に形成したマイクロエアブリッジのような薄膜状の半導体領域を対象として基板から熱分離したところに直列接続ダイオード回路部を設けることが好ましく、特にここでの要件を熱型赤外線検出装置に適用した場合には熱型赤外線センサや熱型赤外線イメージセンサ等として好適となる。

更に、こうした温度検出装置や熱型赤外線検出装置において、薄膜状の半導体領域をSOI薄膜を用いて形成し、例えば半導体基板,埋め込み絶縁層,SOI薄膜をこの順で積層した形態のSOI基板におけるSOI薄膜及び埋め込み絶縁層において直列接続ダイオード回路部を構造的に基板から熱分離されたSOI薄膜に設けることが好ましく、加えて、薄膜状の半導体領域(特にSOI薄膜)を活性領域とすることも好ましい。

図1は、本発明の一つの実施の形態に係る温度検出装置の基本構成を示した回路図である。この温度検出装置は、正極(+)側が接地接続されると共に、負極(−)側と出力側との間に固定抵抗14が介挿されたオペアンプ(A)13の負極(−)側に対し、接地接続された定電圧源11と4個の略同一特性の半導体ダイオード12a,12b,12c,12dを直列接続して成る直列接続ダイオード回路部12とを直列接続して構成され、オペアンプ(A)13において直列接続ダイオード回路部12の電流を電圧に変換するように構成されている。

この数4式からは、直列接続ダイオード回路部12に流れる順方向電流Iが1/Tに対して自然対数的に変化するため、そのときの温度を検出できることを示している。又、ここでの数4式は、室温付近での熱電圧(kT/q…約0.025[V])より順方向の印加電圧Vが十分大きい場合(おおよそ0.1[V]以上)、以下の数5式の関係で表わされる近似式が成立する。

尚、ここでの直列接続ダイオード回路部12を基板に形成された半導体活性領域に設けて赤外線の受光用とすれば、赤外線光量の検出が可能となる。

以下は、本願発明の温度検出装置(熱型赤外線検出装置)について、更に詳細な実施の形態を挙げて具体的に説明する。

図2は、本願発明の他の実施の形態に係る温度検出装置の基本構成を示した外観斜視図である。この温度検出装置は、図2に示されるように、基板10に形成された半導体領域21(ここでは基板10自体の役割を果たしている)上に4個の半導体ダイオード22a,22b,22c,22dから成る直列接続ダイオード回路部22を対向して離間された2個の取り出し電極23a,23b間に接続されるように配設することにより、取り出し電極23a,23b及び直列接続ダイオード回路部22に係る導電パターンが直線状を成すように構成されたものである。

この温度検出装置の場合、直列接続ダイオード回路部22を成す各半導体ダイオード22a,22b,22c,22dとして、p−n接合ダイオードを適用しており、具体的にはn型領域22aa,22ba,22ca,22daに対し、p型領域(pウェル)22ab,22bb,22cb,22dbをn型領域よりも深く拡散することにより、それぞれp−n接合ダイオード1素子を形成している。

又、この温度検出装置において、半導体領域21に不純物を添加してp型領域及びn型領域を形成する方法は、公知の不純物導入技術を用いれば良く、例えば塗布拡散剤による固相拡散源を用いた方法,液体拡散源をキャリアガス(一般的に窒素ガス)として導入する不純物を熱処理炉内に気体として流して半導体領域21に供給する方法,熱処理炉内に固体拡散源を配置して近接する半導体基板に不純物を供給する方法等が挙げられる。これらの技術は、拡散技術と呼ばれ、拡散領域の選択は、公知のフォトリソグラフィー技術でフォトレジストのパターニングを行い、主に熱酸化膜をマスクとして選択的に不純物を導入する方法が挙げられる。尚、その他にイオン注入技術による不純物導入方法も可能であるが、この場合には注入領域の選択を公知のフォトリソグラフィー技術でフォトレジストをマスクとして選択的に導入する方法が主である。

ところで、上述した直列接続ダイオード回路部22を成す各半導体ダイオード22a,22b,22c,22dにおけるそれぞれのp−n接合ダイオードは、金属薄膜配線を介して電気的に接続される。金属薄膜配線は、公知のスパッタリング法,真空蒸着法,メッキ法等で成膜された金属薄膜を公知のフォトリソグラフィー技術,ウェット若しくはドライエッチング技術で加工したものであるが、その他にもリフトオフ法による配線加工方法も適用可能である。

又、直列接続ダイオード回路部22を成す各半導体ダイオード22a,22b,22c,22dにおけるそれぞれのp−n接合ダイオードは、n型シリコンの半導体領域21上において、n型シリコンの半導体領域21とpウェル22ab,22bb,22cb,22dbとにより素子間分離されている。

更に、直列接続ダイオード回路部22を成す各半導体ダイオード22a,22b,22c,22dにおけるそれぞれのp−n接合ダイオードを素子間分離する方法としては、例えばp型シリコン基板上に形成する場合、各半導体ダイオード22a,22b,22c,22dのそれぞれのpウェル22ab,22bb,22cb,22db間に十分深く形成したn型領域を形成して絶縁分離する方法や、各半導体ダイオード22a,22b,22c,22dのそれぞれの周辺をシリコンエッチングによりpウェルよりも十分深くエッチングすることで空間的に素子間分離する方法等が挙げられる。

尚、図2に示されるような直列接続ダイオード回路部22を形成する場合、当然のことながら、半導体領域21も含めてp型とn型との不純物タイプを全て反対にした構成とすることも可能である。

何れにしても、この温度検出装置の場合、直列接続ダイオード回路部22に順方向のバイアス電圧を印加した場合、各半導体ダイオード22a,22b,22c,22dのそれぞれのジュール熱により温度がほぼ均一に成り、その場所の温度を精度良く検出することができる。尚、この温度検出装置の場合、半導体領域21としてはシリコン等の半導体、直列接続ダイオード回路部22における各半導体ダイオード22a,22b,22c,22dとしてはp−n接合ダイオードやショットキー接合ダイオード等を用いることもできる。

図3は、本願発明の別の実施の形態に係る温度検出装置の基本構成を示した外観斜視図である。又、図4は、図3に示す温度検出装置のX−X′線方向における側面断面図である。この温度検出装置は、図3に示されるように、基板10を成す半導体基板31c,埋め込み絶縁層31b,SOI薄膜31aをこの順で積層した形態のSOI基板31に形成された半導体領域としてのSOI薄膜31a(ここでは基板10自体の役割を果たしている)上に4個の半導体ダイオード32a,32b,32c,32dから成る直列接続ダイオード回路部32を取り出し電極33a,33b間に接続されるように設けることにより、取り出し電極33a,33b及び直列接続ダイオード回路部32に係る導電パターンがジグザグ状を成すように構成されたものである。

更に、直列接続ダイオード回路部32を成す各半導体ダイオード32a,32b,32c,32dにおけるそれぞれのp−n接合ダイオードを素子間分離する方法としては、p型のSOI薄膜31aを形成する場合、各半導体ダイオード32a,32b,32c,32dのそれぞれのp−n接合ダイオードをpウェルよりも十分深くしてSOI薄膜31aの底部まで形成したn型領域で絶縁分離する方法や、各半導体ダイオード32a,32b,32c,32dのそれぞれの周辺をシリコンエッチングによりpウェルよりも十分深くエッチングすることで空間的に素子間を分離する方法等が挙げられる。

加えて、ここでのSOI基板31のSOI薄膜31aの厚さは、精度良く制御ができて数ミクロン程度に薄くできるため、図3,図4に示されるように、半導体領域であるSOI薄膜31a上で直列接続ダイオード回路部32が設けられた活性領域40を溝101a,101bとSOI基板31の半導体基板31cとで形成された空洞100によりSOI基板31から熱分離させている。尚、溝101a,101b及び空洞100は、公知の異方性エッチング技術やドライエッチング技術等により容易に形成することができる。

ここでの溝101a,101b及び空洞100の形成を図4を参照して異方性エッチング技術を用いた場合について説明すると、半導体基板31cが面方位(100)であれば、空洞100の半導体基板31cの表面と成す角aは54.7度になることが知られている。異方性エッチング液は、一般的にヒドラジン水和物,TMAH(テトラメチルアンモニウムハイドロオキサイド),KOHM,EPW(エチレンジアミンピレカテコールウォーター)等のアルカリ水溶液が用いられる。そのときのマスクとしては、主として熱酸化膜を用いるものとするが、その他にも窒化膜やAu,Cr,NiCr等による金属膜も適用することができる。

ところで、図3,4に示した例では主として基板10の裏面から異方性エッチングを行い、溝101a,101bと半導体基板31cによりマイクロエアブリッジ形状とを形成した場合を説明しているが、基板10の表面からのみ異方性エッチングを行い、溝101a,101bと半導体基板31cによりマイクロエアブリッジ形状とを形成することも可能である。又、溝101a,101bと空洞100とは、フォトレジストや熱酸化膜等をマスクとしたシリコンドライエッチング技術でも形成することが可能であるが、この場合にはほぼ垂直にエッチングできるというドライエッチングの特色により図4に示される空洞100の半導体基板31cの表面と成す角aをほぼ垂直にすることができる。従って、この場合にはSOI基板31の裏面から半導体基板31cをエッチングしてマイクロエアブリッジ形状を形成するとき、エッチングをするために必要な開口面積を小さくすることができるので、結果として基板10の面積を低減することができる。更に、図4に示される空洞100は、異方性エッチング等で形成されるものとしたが、これに代えてガラスや半導体等の基板上に犠牲層等を介して例えば多結晶シリコン薄膜を形成しておき、ここに直列接続ダイオード回路部を形成した後、犠牲層をエッチングにより除去する等の手法によっても同様に形成することができる。

尚、上述した図2乃至図5で説明した各実施の形態の温度検出装置では、半導体領域として、単結晶シリコンを用いるものとするが、シリコンに限らず、その他の半導体を適用しても良いし、或いは多結晶シリコンのように多結晶半導体を適用しても良く、更には単結晶シリコンの上にエピタキシャル成長膜を形成して半導体領域としても良い。又、例えば図3に示されるように直列接続ダイオード回路部32における各半導体ダイオード32a,32b,32c,32dと同じ工程で形成可能な別の2個の半導体ダイオード132a,132bを例えば半導体基板31c上の対向する隅部(SOI薄膜31aの対向する隅部)に配置[具体的には図3中でn型領域132aa及びp型領域(pウェル)132abから成る半導体ダイオード132aを取り出し電極133aa,133ab間に接続した直線状の導電パターンと、n型領域132ba及びp型領域(pウェル)132bbから成る半導体ダイオード132bを取り出し電極133ba,132bb間に接続した直線状の導電パターンとによる構成を示す]して基板10上の温度を検出するためのリファレンス用として構成することもできる。但し、こうした構成の場合、リファレンスとする半導体ダイオードは、半導体基板31c上の空いているスペースに自由に配置することができるので、例えば半導体ダイオード132a,132bに代えて直列接続ダイオード回路部32における各半導体ダイオード32a,32b,32c,32dとしたり、或いは各半導体ダイオード32a,32b,32c,32dでなく半導体ダイオード132a,132bの何れか一つをリファレンスとして適用させるようにしても良い。
