この発明は、クラスターイオンビーム(ICB)照射装置内におけるガスクラスタービームの強度とクラスターサイズ分布の計測方法に関するものである。さらに詳しくは、この発明は、半導体、その他電子デバイス等の表面清浄化や、イオン注入による表面改質等に有用な、クラスターイオンビームのビームの強度とクラスターサイズ分布の計測を簡便、かつ正確に可能とする新しい計測方法に関するものである。

【従来の技術とその課題】
従来より、クラスターイオンビーム(ICB)装置の動作を確認するためにはクラスタービームの強度とクラスターサイズの計測が必要であると考えられてきたが、実際上は、クラスターイオンビームを固体表面に照射しながらこれらの特性等を計測することはできなかった。これがクラスターイオンビームを用いてイオン注入による表面改質プロセス等にとって大きな課題となっていた。

すなわち、イオン注入による表面改質等においては、安定したイオンビームの照射が表面改質の優劣を決定づけることから、クラスタービームの発生をその強度として簡単に随時確認できることと、クラスターのサイズ分布の観測を簡単に随時測定することのできる方法が必要とされていた。
この発明は、以上の通りの事情に鑑みてなされたものであり、イオンビーム照射中にクラスタービームの強度とそのクラスターサイズの計測を簡便、かつ正確に随時行うことのできる新しい測定方法を提供することを目的としている。

【課題を解決するための手段】
この発明は、上記の課題を解決するものとして、塊状原子集団または分子集団であるクラスターに電子を照射して生成させたクラスターイオンビームの照射において、ノズルからガスを噴出させて形成したクラスタービームの放射軸上に可動式の電離真空計を配置し、電離真空計でクラスタービームの圧力を測定し、その圧力からクラスタービーム強度を計測することを特徴とするクラスターイオンビームのクラスタービーム強度計測方法を提供する。

【作用】
この発明においては、ビーム状のクラスターについて、その進行方向の軸上に電離真空計を配置し、この電離真空計によってクラスタービームの強度を測定する。また、その進行方向の軸上にメッシュ状の減速電界電極とファラデーカップとを配置することで、クラスターサイズを測定する。

そして特にこの発明では、クラスタービームとしては、この発明の発明者が新たに提案した常温で気体状の物質からなるガスクラスターの強度とそのサイズの測定が精度良く、簡便な手段によって可能となる。
この場合の気体状物質としては、Ar(アルゴン)、He(ヘリウム)等の希ガス、CO2 、N2 等のガス、あるいは炭化水素やその化合物、ハロゲンあるいはその化合物等の各種のものが対象となる。通常は、これらのガスによるクラスタービームは、ノズルから断熱膨張によりクラスターを生成させ、スキマーによって整形してビーム状とすることにより生成させることができる。

添付した図面の図1は、ガスクラスターイオンビーム照射装置におけるクラスタービームの強度とクラスターサイズ分布の測定のための構成について示した概略図である。この図に沿ってこの発明のクラスタービームの強度測定方法について説明すると、まず常温で気体状のガスをボンベ等のガスソースより導入部(1)を通して所要のガス圧で導入する。導入したガスは導入部(1)の先端に設けられたノズル(2)から噴射する。この時断熱膨張したガスは一部がクラスターとなり、スキマー(3)によって塊状のクラスターからなるビームとなる。

このガスクラスタービームの進行方向の軸上には、電離真空計(4)を設置し、導体線によって外部の計測器と接続する。これによりクラスタービームの強度の変化を計測する。また、可動機構(5)としては伸縮式のステンレス製蛇腹を使用し、クラスタービーム強度を計測しない時には、ビームの軸上から電離真空計(4)を移動することができる。この可動機構(5)は、回転式など他の方法によっても実現できる。さらに、可動機構(5)を遠隔操作によって自動的に作動する機能を持たせることも可能である。
