【発明の属する技術分野】
本発明は、硬質炭素系被膜に関するものであり、電気シェーバー刃、コンプレッサの摺動部品、薄膜磁気ヘッド、弾性表面波素子等の保護膜及び絶縁膜、あるいはセンサ用薄膜などとして用いることができる耐摩耗性を有した硬質炭素系被膜に関するものである。

【従来の技術】
ダイヤモンド状炭素被膜などの硬質炭素被膜は、硬度、絶縁性、化学的安定性等に優れているため、コーティング材料として注目されている。しかしながら、このような硬質炭素被膜は、一般に高い硬度を有する程、内部応力が高くなるので、膜厚の増加に伴い、基板からの剥離や、あるいは基板の反り等が問題となっていた。

硬質炭素被膜の基板に対する接着性を高め、剥離を防止する方法として、基板と硬質炭素被膜の間にシリコンからなる中間層を設ける方法が提案されている(特開平1−317197号公報)。

【発明が解決しようとする課題】
上記の中間層を設ける方法によれば、硬質炭素被膜と基板との間の密着性が改善され、これによって基板からの剥離を防止することが可能であるが、硬質炭素被膜自身の内部応力による基板の反りの発生を防止することができなかった。

このような基板の反りを防止する方法として、内部応力の低い硬質炭素被膜を形成する方法が考えられるが、一般に内部応力を低くすると、硬質炭素被膜の膜硬度が大幅に低下する傾向にある。従って、内部応力の低い硬質炭素被膜を用いると、十分に高い硬度が得られず、耐摩耗性等が不十分になるという問題を生じた。

本発明の目的は、膜硬度が高く、かつ基板からの剥離や基板の反りの原因となる内部応力が低減した硬質炭素系被膜を提供することにある。

【課題を解決するための手段】
本発明の硬質炭素系被膜は、水素を含有する非晶質炭素からなる硬質炭素層を少なくとも2層有し、該硬質炭素層の間に水素を含有しない炭素層からなる内部応力緩和層を配置した積層構造を有することを特徴としている。

本発明に従う好ましい実施形態においては、積層構造が、少なくとも3層の硬質炭素層を有し、各硬質炭素層の間にそれぞれ内部応力緩和層を配置した積層構造である。

本発明における硬質炭素層は、膜中に水素を含有しており、一般的に高い硬度を有する硬質炭素層である。硬質炭素層の硬度としては、3000Hv以上であることが好ましい。このような硬質炭素層は、例えばメタンガスのような炭化水素系ガスを原料ガスとして用いたプラズマCVD法により形成することができる。

本発明における内部応力緩和層は、硬質炭素層よりも低い内部応力を有する層であればよく、例えば、水素を含有しない炭素層をこのような内部応力緩和層として用いることができる。このような水素を含有しない炭素層は、例えば、グラファイトをターゲットとして用いたスパッタリング法により形成することができる。ここで、水素を含有しないとは、水素濃度が4原子%以下のものを意味している。

スパッタリング法により形成した水素を含有しない炭素層の硬度は、一般に数百Hv程度であり、その内部応力も低い。

本発明においては、上記の硬質炭素層の間に上記の内部応力緩和層を配置した積層構造を有している。本発明における硬質炭素系被膜の積層構造の最小単位は、硬質炭素層/内部応力緩和層/硬質炭素層の3層であり、硬質炭素層と内部応力緩和層の積層を複数回繰り返すことにより、さらに多層の積層構造としてもよい。

本発明における各硬質炭素層の膜厚は、50Å〜5μm程度が好ましく、さらに好ましくは100Å〜1μm程度である。
また、本発明における各内部応力緩和層の膜厚は、5Å〜5μm程度が好ましく、さらに好ましくは10Å〜1μm程度である。

【発明の実施の形態】
図1は、本発明に従う硬質炭素系被膜の一実施例を示す断面図である。基板1の上には、硬質炭素層2が形成されており、この硬質炭素層2の上に、内部応力緩和層3が形成されている。その上には、さらに硬質炭素層2及び内部応力緩和層3の積層ユニットが繰り返し積層されており、最上層には、硬質炭素層2が設けられている。硬質炭素系被膜4は、このような硬質炭素層2と内部応力緩和層3の積層構造から構成されている。この硬質炭素系被膜4の積層構造においては、硬質炭素層2の間に内部応力緩和層3が配置されている。

図2は、本発明に従う硬質炭素系被膜を形成するための装置の一例を示す概略断面図であり、ECRプラズマCVD法による薄膜形成と、スパッタリング法による薄膜形成を同一の装置内で行うことができる薄膜形成装置を示している。図2を参照して、真空チャンバー17内には、プラズマ発生室14と、基板18が設置される反応室とが設けられている。プラズマ発生室14には、導波管12を介してマイクロ波発生装置11が接続されている。導波管12とプラズマ発生室14の接続部には、マイクロ波導入窓13が設けられている。プラズマ発生室14には、プラズマ発生室14にアルゴン(Ar)等の放電ガスを導入するための放電ガス導入管15が接続されている。また、プラズマ発生室14を包囲して、プラズマ磁界発生装置16が設けられている。

図3は、図2に示す薄膜形成装置を用い、ECRプラズマCVD法により、硬質炭素層としてのダイヤモンド状炭素薄膜を形成した場合のダイヤモンド状炭素薄膜の膜中水素濃度、内部応力、及び硬度を示す図である。図3に示すデータは、高周波電源20により基板ホルダー19に印加する高周波電力を変え、基板18に発生する自己バイアス電圧を0から−200Vまで変化させてダイヤモンド状炭素薄膜を形成したときのデータを示している。

膜中水素濃度は、二次イオン質量分析(SIMS)により測定した値である。また内部応力は、基板の変形量から測定した値である。薄い基板の上に応力のかかった状態で膜を形成すると、基板はその形と弾性定数によって決まるたわみを示すので、このたわみ量を検出することにより内部応力を測定することができる。このたわみ量については、例えば、「応力物理」第66巻,第7号(1987),923〜924頁に説明されている。ここでは、ニュートン環法により求めた基板のたわみの曲率半径から内部応力を算出した。

図3から明らかなように、自己バイアス電圧の絶対値が大きくなるにつれて、膜中水素濃度が減少し、これと共に内部応力が増加し、硬度が高くなっていることがわかる。

実施例1
図2に示す薄膜形成装置を用い、Si基板の上に、図1に示すような本発明に従う硬質炭素系被膜を形成した。硬質炭素系被膜の形成は、以下に示す硬質炭素層を形成する工程(1)と、内部応力緩和層を形成する工程(2)とを交互に繰り返すことにより行った。なお、本実施例では、内部応力緩和層として、グラファイトターゲットを用い、これをスパッタリングすることにより形成した、水素を実質的に含有しない非晶質炭素被膜を形成した。

工程(1):図2に示す薄膜形成装置において、基板ホルダー19の上に基板18を取付け、真空チャンバー17内の内部を10-5〜10-7Torrに排気する。次に、放電ガス導入管15からArガスを5.7×10-4Torrで供給すると共に、マイクロ波発生装置11から2.45GHz、100Wのマイクロ波を供給して、プラズマ発生室14内にArプラズマを発生させ、このArプラズマを基板18の表面上に放射する。反応ガス導入管21からは、CH4 ガスを7.6×10-4Torrで供給する。反応ガス導入管21から供給されたCH4 ガスは、プラズマの作用により分解され、これによって生じた炭素が、反応性の高いイオンまたは中性の活性状態となって、基板18の表面に放射される。これと同時に、基板18に発生する自己バイアス電圧が−50Vとなるように、高周波電源20から周波数13.56MHzの高周波電力を基板ホルダー19に印加する。
以上の工程により、Si基板18の上に、1回の薄膜形成工程で、膜厚約900Åの硬質炭素層が形成される。

工程(2):反応ガス導入管21からのCH4 ガスの供給を停止し、放電ガス導入管15からArガスを、1×10-3Torrとなるように供給し、高周波電源23から、スパッタ源22に、13.56MHzの高周波電力を印加し、スパッタ源22を動作させ、基板18上に、内部応力緩和層として膜厚約100Åの非晶質炭素層を形成する。

表1から明らかなように、本発明に従う実施例1の硬質炭素系被膜は、比較例1の硬質炭素層に相当するダイヤモンド状炭素被膜とほぼ同程度のビッカース硬度を有しているが、比較例1のダイヤモンド状炭素被膜に比べ、低い内部応力であることがわかる。

図4は、比較例1及び比較例2の被膜について、ビッカース圧子の押し込み荷重を一定の割合で増加させながら、ビッカース圧子を被膜に押し込んだ場合の荷重と押し込み深さとの関係を示す図である。図4に示すように、比較例1のダイヤモンド状炭素被膜は、荷重に対する押し込み深さが小さく、比較例2のスパッタリング法により形成した非晶質炭素被膜に比べ高い硬度を有していることがわかる。

上記実施例および参考例においては、内部応力緩和層としてスパッタリング法により形成した非晶質炭素層、Si層、W層、Zr層、及びSiC層を用いたが、上述のその他の内部応力緩和層を用いた場合にも、上記実施例と同様の約3000Hvのビッカース硬度を有し、比較例1の内部応力を1とした場合の内部応力の相対値が約0.7である高硬度、低内部応力の硬質炭素系被膜が得られることを実験により確認している。

【発明の効果】
本発明に従えば、高い膜硬度を有し、かつ内部応力の低い硬質炭素系被膜とすることができる。従って、電気シェーバー刃、コンプレッサにおける摺動部品等の保護膜として有用であり、さらには磁気薄膜ヘッドや弾性表面波素子の保護膜等として有用な硬質炭素系被膜とすることができる。

Hard carbon coatings such as diamond-like carbon coatings have attracted attention as coating materials because of their excellent hardness, insulating properties, chemical stability and the like. As a method of increasing the adhesion of the hard carbon film to the substrate and preventing the peeling, a method of providing an intermediate layer made of silicon between the substrate and the hard carbon film has been proposed (JP-A-1-317197).

[Problems to be solved by the invention]
According to the method of providing the intermediate layer, the adhesion between the hard carbon coating and the substrate is improved, and thereby it is possible to prevent peeling from the substrate, but due to the internal stress of the hard carbon coating itself. The generation of the warpage of the substrate could not be prevented.

As a method for preventing such a warp of the substrate, a method of forming a hard carbon film having a low internal stress is conceivable. In general, when the internal stress is reduced, the film hardness of the hard carbon film tends to be greatly reduced. Therefore, when a hard carbon film having a low internal stress is used, a sufficiently high hardness cannot be obtained, resulting in a problem that the wear resistance and the like become insufficient.

An object of the present invention is to provide a hard carbon-based coating having high film hardness and reduced internal stress which causes peeling from the substrate and warpage of the substrate.

[Means for Solving the Problems]
The hard carbon-based coating of the present invention has at least two hard carbon layers made of amorphous carbon containing hydrogen, and an internal stress relaxation layer made of a carbon layer containing no hydrogen is arranged between the hard carbon layers. It is characterized by having a laminated structure.

In a preferred embodiment according to the present invention, the laminated structure has at least three hard carbon layers, and an internal stress relaxation layer is disposed between each of the hard carbon layers.

Example 1
Using the thin film forming apparatus shown in FIG. 2, a hard carbon-based coating according to the present invention as shown in FIG. 1 was formed on a Si substrate.
