【発明の属する技術分野】
本発明は、被エッチング材の表面に形成され、エッチング技術と組合せて用いられるマスク体に関し、更に詳しくは、例えば半導体素子に必要パターンを形成するときに用いて有用なマスク体、とりわけストライプ状マスク体、または回折格子状マスク体に関する。

【従来の技術】
例えば半導体素子を製造する場合には、図11で示したように、まず所定の半導体材料が積層されて成る素子前駆体1の表面1aに所定パターンのマスク体2aを形成する。なお、ここでは、上記マスク体2aは、所定の線幅を有する複数本の線状マスク2bが互いに平行に形成されているストライプ状マスク体であるとする。

ついで、マスク体2aで被覆されずに表出している、素子前駆体1の表面1bにエッチング処理を行って所定形状のストライプ状の溝を形成したのちマスク体2aを除去する。そしてその後、必要に応じては、この上に更に別の半導体材料が積層される。
ところで、この一連の工程において、例えば、マスク体2aが素子前駆体1の表面1aから剥離していたり、または例えば切断しているような破損状態にある場合は、剥離箇所または破損箇所の下に位置する半導体材料もエッチングされてしまう。

マスク体2aの剥離や破損は種々の要因に基づいて発生する。例えば、マスク体の剥離現象は、素子前駆体の表面へマスク体を形成するときに、素子前駆体の表面に対する前処理が不充分であったり、マスク体を形成するときの現像処理が適切でなかったりすることを要因として発生するものと考えられる。また、過度なエッチングが行われて半導体材料のアンダーカットなどが進んでマスク体と半導体材料との密着面積が減少することも要因の一つである。

これらの要因は、素子前駆体表面への適切な前処理や、適切な現像処理、更にはエッチング処理の適切な管理などの方策によって解消することができる。
しかしながら、エッチング処理時のマスク体の剥離に関しては次のような態様もあり、このような剥離に関しては有効な対応策がないというのが現状である。すなわち、その剥離とは、図11のXII−XII線に沿う断面図である図12で示したように、素子前駆体の端部近傍1Aにおいて、マスク体2aの直下に位置する半導体材料が素子前駆体の周縁方向(図12の矢印で示した方向)からエッチングされてしまい、その結果マスク体2aが素子前駆体から浮きあがるという剥離態様である。

なお、マスク体の剥離などで異常エッチングされた材料は目的とする半導体素子の素材として使用不能になる。とりわけ、互いに隣りあう複数のメサストライプで構成されるアレイ構造の半導体素子を製造する場合には、一部分のマスク体の剥離だけによっても複数のメサストライプ全体が使用できなくなる。
また、エッチングの途中でマスク体の一部が剥離した素子前駆体であっても、その他の部分が使用できるということもあるため、後工程に移送される場合もあるが、その場合でも、検査工程における不良品の摘出などを行わなければならないため製造コストを高める。また、そもそもが、検査工程までの不良品の摘出ができないこともあり、検査工程までの製造コストが全て無駄になってしまうということもある。

このようなことから、半導体素子の製造時におけるマスク体の剥離現象は深刻な問題であった。
上記した問題を引き起こす、エッチング処理時におけるマスク体の剥離を防止するために、特開平9−232682号公報では次のような半導体光素子の製造方法が開示されている。これは、図13で示したように、互いに隣り合う線状マスク2bの端部を全て連結して一体化しているマスク体、または、図14で示したように、図13に示す各線状マスク2bに、更に全ての線状マスク2bと直交する線状マスクを設けたマスク体を用いてエッチング処理を行う方法である。

しかしながら、この先行技術の場合、基板の端部近傍におけるマスク体の剥離を防止するという点では有効であるが、他方では、次のような問題が生じてくる。
まず、エッチング工程におけるエッチングムラの発生である。互いに隣りあう線状マスクが連結している周辺においては、エッチャントの円滑な流れが阻害される。その結果、被エッチング部へのエッチャントの供給不足が生じ、エッチングムラが発生して、所望する寸法精度のメサストライプを形成できなくなる。

第2の問題はエッチング工程後に他の半導体材料を成膜したときの成膜不良である。例えば、発光半導体素子を製造する場合には、エッチングにより作成されたメサストライプを電流狭窄部として形成する際に、この電流狭窄部の側面、即ちエッチングされた部分には電流ブロック層を成長させることが必要になる。しかし、互いに隣りあう線状マスクが連結している周辺、すなわち、メサストライプの端部では、所望する電流ブロック層の成長ができにくい。

【発明が解決しようする課題】
本発明は、上記した問題を解決する、とりわけ、被エッチング材の端部近傍で発生していたマスク体の剥離現象を防止することができるマスク体の提供を目的とする。

【課題を解決するための手段】
上記した目的を達成するために、本発明においては、被エッチング材の表面に形成され、複数の線状マスクが互いに離間し、かつ平行して集合して成るマスク体において、前記マスク体の端部近傍の箇所、または、前記被エッチング材の端部近傍に位置する前記線状マスクの箇所の平面視形状が、他の箇所との対比で広幅部になっていることを特徴とするメサストライプ形成用マスク体が提供される。

また、本発明においては、被エッチング材の表面に形成され、複数の線状マスクが互いに離間し、かつ平行して集合して成るマスク体において、前記マスク体の端部近傍の箇所、または、前記被エッチング材の端部近傍に位置する前記線状マスクの箇所の平面視形状が、他の箇所との対比でジグザグ形状部になっていることを特徴とするメサストライプ形成用マスク体が提供される。

【発明の実施の形態】
本発明のマスク体の1例12aを図1に基づいて説明する。
図1は、本発明に係るマスク体12aが、被エッチング材1の表面1aに形成された状態を示す部分平面図である。
なお、本発明でいう被エッチング材とは、表面にマスク体を形成したのち、マスク体が形成されていない部分をエッチング除去する材料のことをいい、例えば、半導体材料、絶縁材料、導電材料などをあげることができる。また、基材の上に各種半導体材料を積層して成る素子前駆体などのことも指す。

マスク体12aは、所定の線幅を有する複数本の線状マスク12bが集合して成り、被エッチング材1の表面に形成されている。各線状マスク12bは所望の幅を有して一定方向に延びており、その長さ及び形成パターンは、特に限定されるものではない。
この線状マスク12bのうち、被エッチング材1の端部近傍1Aに位置している箇所は、その平面視形状が他の箇所に比べて幅が広い広幅部12cになっている。

なお、ここでいう被エッチング材1の端部近傍1Aとは、被エッチング材1の周縁から適宜内側へ入った部分の領域のことをいう。この領域の大きさは、エッチング処理時に被エッチング材1が周縁方向からエッチングされたときに、マスク体が剥離しやすくなる起点を含む箇所として適宜に決められる。
この広幅部12cの幅Wは、図2に示すように、線状マスク12bの他の箇所の線幅Wsよりも広ければよい。被エッチング材1の端部近傍1Aに広幅部12cが形成されていることにより、例えば線状マスク12bの中央部のような他の箇所に照準を合わせてエッチング処理を行った場合に、この広幅部12cの直下に位置する被エッチング材1が周縁方向からエッチング除去されても、図3で示したように、残余の被エッチング材1dはかなり存在しているので、広幅部12cとの間の密着強度の低下は起こりずらい。そのため、広幅部12cの全体が被エッチング材1の表面から剥離するということは起こりにくくなる。このような効果を発揮させるためには、広幅部12cの幅Wは他の箇所の線幅Wsの2倍以上になっていることが好ましい。

しかしながら、あまり広くすると、被エッチング材1の全体表面に形成可能な線状マスク12bの本数は少なくなる。しかも広幅部12c付近におけるエッチャントの円滑な流れが阻害されたり、エッチング工程後の成膜工程で所望の結晶成長が行えなくなるので、その上限には限りがある。例えば、線幅Wsが5μm程度のとき、広幅部の幅Wは、線幅Wsの20倍の100μm程度の値までであれば後工程に悪影響を及ぼすことはない。

この被エッチング材1の形状は、特に限定されるものではなく、例えば、円形形状や矩形形状のものをあげることができる。
また、この被エッチング材1の材質も特に限定されないが、例えば、InP系半導体、GaAs系半導体、GaP系半導体のような半導体材料、サファイア、石英、ダイヤモンド、SiNなどのような絶縁体材料、更には各種の導電材料をあげることができる。

そして、被エッチング材1が半導体材料の積層構造体である場合には、それは単一あるいは複数の層からなるものであってよい。また、積層する材料に関しても特に限定されるものではなく、例えば、InP,GaAs,AlGaAs,GaP,InGaAs,AlInGaP,GaInP,GaInAsP,GaN,ZnSe,CdTe等のIII‐V族化合物半導体および/またはII‐VI族化合物半導体が挙げられる。

上記のマスク体12aの材料は、特に限定されないが、窒化けい素,酸化けい素,酸窒化けい素,または感光レジストのいずれかが好適である。これらの材料は、いずれも本発明のマスク体12aの形成に容易に適用することができ、信頼性も高い。
図4は、本発明の別のマスク体の例22aを示す部分平面図である。

マスク体22aは、複数本の線状マスク22bが集合して成り、被エッチング材1の表面に形成されている。そして、各線状マスク22bにおいて、被エッチング材1の端部近傍1Aに位置する箇所が広幅部22cになっている。
更に、この線状マスク22bのうち、端部近傍1Aに位置している箇所以外の箇所、すなわち、例えば図4で示したように、線状マスクを長さ方向に2等分する箇所が、他の箇所と比較して幅が広く形成されることにより、別の広幅部22dとなっている。

この広幅部22dを形成する位置と広幅部22dの数は、マスク体22aの剥離が防止できるように適宜選択する。このような広幅部22dを形成すると、各線状マスク22bの線幅が細い場合においても、マスク体22aとその直下の被エッチング材1との密着面積を大きくすることによって、それらの間の密着力を高めることができる。

図5は、本発明の更に別のマスク体の例32aを示す部分平面図である。
このマスク体32aは、複数本の線状マスク32bにおいて、被エッチング材1の端部近傍1Aに位置する箇所32cの平面視形状がジグザグ形状になっている。具体的には、マスク体32aの端部32cは、線状マスク32bの線幅Wsと同幅のマスク端部を左右ジグザグに複数回(図では3回)折り曲げた状態で形成されている。

したがって、端部32cにおけるジグザグ形状部の総延長の長さ、すなわち、各ジグザグ部分の長さを全て加算した長さは、線状マスク32bとマスク体32aの先端部との直線距離(L0)よりも長くなっている。換言すれば、端部32cと被エッチング材1との密着面積は、当該端部が直線形状である場合よりも大きくなっている。

このマスク体32aの場合、エッチング処理時には、従来と同じように、マスク体端部からのエッチングが進行して、その密着面積は減少して剥離が生じていく。しかしながら、端部32cの単位長さ当たりの密着面積は単純な直線形状の端部の場合に比べて大きいので、端部32cの剥離が遅延し、また同時に、ジグザグ形状部における折れ曲がり部分で剥離の進行が停止し、結果として、マスク体32aの剥離は抑制される。

その場合、ジグザグ形状部32cにおける総延長の長さを、線状マスク32bの線幅Wsの2倍以上に設定すると、剥離が抑制されるので好適である。
しかしながら、ジグザグ形状部の総延長の長さをあまり長くすると、被エッチング材1の全体表面に形成可能な線状マスク32bの長さは短くなってしまい、被エッチング材1の周縁部が無駄になる。しかも折れ曲がり部の付近におけるエッチャントの円滑な流れが阻害されたり、エッチング工程後の成膜工程で所望の結晶成長が行えなくなる領域が広くなるので、その上限には限りがある。例えば、線幅Wsが5μm程度のとき、ジグザグ形状部32cの総延長の長さは、線幅Wsの20倍の100μm程度の値までであれば後工程に悪影響を及ぼすことはない。

なお、この場合も、図6で示したように、線状マスクの中央部に更にジグザグ形状部が形成されていてもよい。
以上の説明は、本発明のマスク体をメサストライプの形成に用いる事例であるが、次に、本発明のマスク体を、分布帰還型(DFB)レーザ素子における回折格子の作製に用いる場合について説明する。

前記したメサストライプ形成時において、形成されるメサストライプの幅は、通常、1〜数10μm程度である。しかしながら、DFBレーザ素子に形成される回折格子の周期は、通常、数百nmレベルであり、そのため、その形成時に用いるマスク体の線状マスクの1本の線幅は、数十nm〜数百nmと極めて狭幅である。メサストライプ用のマスク体に関しては、マスク体の剥離現象はマスク体を形成したのちの後工程であるエッチング工程時にほとんど起こっている。しかしながら、回折格子の形成に用いるマスク体に関しては、線状マスクの線幅が極めて細いため、マスク体と半導体基板との密着性が低下し、そもそもマスク体の形成工程で既に当該マスク体が剥離するという問題が多発している。

また、回折格子用のマスク体を形成する際には、通常、半導体基板(被エッチング材)にネガ型レジストを塗布したのち熱処理し、ついで電子ビーム描画装置で所望する回折格子のパターンを描画露光する。その後、描画露光した箇所を架橋硬化したのち、アルカリ液で現像処理を行って、描画されていない箇所を溶解除去し、レジストから成る回折格子状のストライプを形成する。

そして最後に、例えばドライエッチングして半導体基板(被エッチング材)に所望する周期と線幅を有する回折格子が刻設される。
この一連の形成過程において、上記した現像処理時には、レジストがアルカリ液でいわばエッチングされることと同じ状態になるため、この処理工程でレジスト端部からその溶解が進み、端部からレジストの剥離現象が発生し、それを起点としてレジスト全体が剥離してしまう。

このような問題に対し、形成するレジストのパターンにつき、既に説明したように、その端部近傍に広幅部やジグザグ形状部を形成しておくと、当該レジストの剥離は抑制され、所望する回折格子のレジストパターンを適正に形成することができる。
その場合、広幅部の幅を広くすればするほど、またジグザグ形状部の長さを長くすればするほど剥離現象の発生を防止することができる。しかし、広幅部の幅をあまり広くすると、その幅が目的とする回折格子の周期よりも大きくなってしまい、レジスト(線状マスク)の端部が相互に近接しすぎたり、連結してしまったりする事態が起こって、後工程であるドライエッチング工程における正確なエッチングが阻害されたり、またその後の成膜工程で所望する結晶成長が行えなくなる。また、ジグザグ形状部の長さを長くしすぎると、適切な回折格子の形成ができなくなる。そのようなことからその上限は適正に決められる。

【実施例】
実施例1〜8、比較例1,2
本発明のマスク体を用いて、次のようにしてメサストライプを形成した。
まず、図7(a)で示したように、活性層を含む半導体積層構造である被エッチング材1の表面にマスク作成前処理を十分に施した後、プラズマCVD法によって、厚さ100nmのSiNx膜2を形成した。ついで、その上に、公知のフォトレジストを塗布して、厚さ1.5μmのレジスト膜3を形成した(図7(b))。レジスト膜3に、公知のフォトリソグラフィーを適用することにより、平面視形状が図1または図4に示されるマスク体12a(22a)に相当するレジストマスク3aへとパターニングした(図7(c))。ついで、図7(d)で示したように、RIE(リアクティブイオンエッチング)で上記レジストマスク3a直下以外に位置するSiNx膜2をエッチング除去し、更に、レジストマスク3aを全て除去して、表1で示した各種のストライプ状マスク体12a(22a)を被エッチング材1の表面1aに形成した(図7(e))。

ついで、エッチング工程へ移送し、ストライプ状マスク体12a(22a)で被覆されずに表出している部分をエッチングして、基板の表面にメサストライプ(電流狭窄部)を形成した(図7(f))。
このエッチング工程直後における、ストライプ状マスク体の剥離状態を調べた。この調査結果を線状マスクの寸法諸元とともに表1に示した。

表1から明らかなように、広幅部を有する実施例のストライプ状マスク体12a(22a)の場合は、マスク体の剥離が大幅に減少しているか、または全く起こっていない。
ついで、全数を洗浄工程に移送し、洗浄工程終了直後におけるマスク体の剥離状態を調べた。線状マスクの中央部に広幅部が形成されていないもののみに若干の剥離が認められた。このようなことから、中央部にも広幅部を形成することの有用性が明らかである。

実施例9〜18、比較例3〜6
図8で示したDFBレーザ素子を作成するために、n−InP基板41の上に、n−InPのバッファ層42、MQW−SCH層43、p−InPから成るスペーサ層の下部分44Aを順次積層し、そのスペーサ層の下部分44Aの上に後述するようにして回折格子5を形成した。
なお、上記した基板41からスペーサ層の下部分44Aまでの積層構造を、以後、被エッチング材1と呼ぶ。

被エッチング材1の上に、図9(a)に示したように、スピンコータで厚み約100nmの電子線描画用ネガ型レジスト4を塗布したのち熱処理した。
ついで、電子線描画装置を用いて、このネガ型レジスト4の上に、図9(b)で示したように、回折格子用のパターンを描画した。描画パターンを図10に示した。ついで、所定の熱処理、現像処理を行って、図9(c)で示したように、描画しないレジストの部位を除去して被エッチング材の表面1aを表出させたのち、ドライエッチングを行って、図9(d)で示したように回折格子5を刻設した。

表2から明らかなように、両端に広幅部が形成されている各実施例の回折格子状マスク体は、広幅部が形成されていない比較例3〜6に対比して剥離が大幅に減少しているか、または全く起こっていない。その場合、広幅部の幅(Wy)を線状マスクの線幅(Wx)の2倍以上にすると、剥離は全く起こらない。
なお、上記した実施例の場合、エッチング処理をドライエッチングで行ったが、ウェットエッチングで行ってもよい。また、ネガ型レジストが、ドライエッチングガスやウェットエッチャントに対する耐性が弱い場合には、レジストの描画パターンを形成する前に、その下地として例えばSiNxなどのマスク材を形成しておけばとくに不都合な問題は起こらない。

ただし、その場合には、処理工程が多少複雑化する。マスク材の成膜後に当該マスク材にRIEなどを行ってレジストの描画パターンから表出している部分をエッチング除去したのちレジストの描画パターンを除去し、残置するマスク材をエッチング処理時のマスク体として使用するからである。

マスク体が図5で示したマスク体32aまたは図6で示したマスク体であったことを除いては、実施例1〜8と同様にして各種のストライプ状マスク体を被エッチング材の上に形成した。

表3から明らかなように、ジグザグ形状部を有する実施例のストライプ状マスク体の場合は、マスク体の剥離が大幅に減少しているか、または全く起こっていない。
ついで、全数を洗浄工程に移送し、洗浄工程終了直後におけるマスク体の剥離状態を調べた。線状マスクの中央部に広幅部が形成されていないもののみに若干の剥離が認められた。このようなことから、中央部にもジグザグ形状部を形成することの有用性が明らかである。

【発明の効果】
以上説明したように、本発明のマスク体によれば、被エッチング材の端部近傍に位置する線状マスクの箇所を、他の箇所との対比で広幅部またはジグザグ形状部とすることにより、また必要に応じて更に、端部近傍以外の箇所のうち少なくとも1箇所を広幅部またはジグザグ形状部にすることにより、エッチング工程及びエッチング工程後の洗浄工程におけるマスク体の剥がれを防止することができ、かつ、エッチング工程におけるエッチングムラの発生やエッチング工程後の成膜工程における成膜不良を防止することができる。

更に上記効果により、半導体素子製造における歩留りを向上させ、それに伴って原価低減(作業工数、部材費、検査費)を図ることができる。また、複数のメサストライプから構成されるアレイ構造の素子や回折格子を内蔵するDFBレーザ素子についても安定して製造することが可能となる。
