ングするろう材を、はんだ以外の低融点ろう材とし、チ
ップ側面のコーティング層を、セラミック,ガラス等の
絶縁材料とし、1つの側面のみにコーティングするよう

ングシートに代えてもよく、これらを省略して、ダイシ
ング溝に絶縁材料を滴下してチップ側面をコーティング
