Abstract
Description
本出願は、2019年12月30日に出願された米国仮出願第62/954,798号の利益及び優先権を主張し、あらゆる目的のためにその全体が参照により本明細書に組み込まれる。
フッ化マグネシウム表面不動態化領域を、アルミニウム合金(6061Al)試験クーポンの表面に、試験クーポンを400℃で約4時間フッ素含有蒸気に曝露することによって形成した。次いで、集束イオンビーム走査電子顕微鏡(FIB SEM)、X線粉末回折(XRD)及びX線光電子分光法(XPS)を使用して試験クーポンを評価した。試験クーポンを、反応性イオンエッチング(RIE-F)に対する耐性及び濃硝酸(HNO3)に対する耐性についても評価した。
6061Alの試験クーポンには、種々の処理を施して表面を保護した。次いで、各試験クーポンを濃縮HNO3溶液に浸し、溶液をICP-MSによって金属含有量について分析した。酸浸漬に供した種々の試験クーポンの金属含有量を表1に示す。
Claims (20)
- 金属体であって、
マグネシウムを含む金属合金を含むバルク領域と、
金属体の表面におけるフッ化マグネシウムを含む表面不動態化領域と、
バルク領域と表面不動態化領域との間の遷移領域であって、バルク領域から表面不動態化領域の方向に向かって、金属合金に対するフッ化マグネシウムの比が徐々に増加する遷移領域とを含む金属体を含む、
物品。 - 金属体のバルク領域と、遷移領域と、表面の表面不動態化領域との間に個別の境界が存在しない、請求項1記載の物品。
- 金属合金が、少なくとも0.5重量%のマグネシウムを含む、請求項1記載の物品。
- 金属合金が、少なくとも93重量%のアルミニウム、マグネシウム、及び少なくとも0.5重量%の非マグネシウム不純物を含む、請求項1記載の物品。
- 金属合金がアルミニウム合金であり、
95~99重量%のアルミニウム;
0.8~1.2重量%のマグネシウム;
0.4~0.8重量%のケイ素;
0.7重量%以下の鉄;
0.15~0.4重量%の銅;及び
0.04~0.35重量%のクロムを含む、請求項1記載の物品。 - 表面不動態化領域の厚さが1~200nmの範囲であり、表面不動態化領域の厚さが、金属体の表面から金属体の遷移領域内のフッ化マグネシウム対金属合金の比が約50:50である点まで測定される、請求項1記載の物品。
- フッ化マグネシウムが多結晶性であり、X線粉末回折(XRD)によって測定されるMgF2の結晶構造を有する、請求項1記載の物品。
- 金属体の表面が、20:1~500:1の範囲のアスペクト比を有する高アスペクト比形体を含み、表面不動態化領域が高アスペクト比形体に適合する、請求項1記載の物品。
- 金属合金が、すべての非マグネシウム元素を合わせて5重量パーセント未満で含有する、請求項1記載の物品。
- 表面不動態化領域が、500℃以下の温度による熱劣化に耐性がある、請求項1記載の物品。
- 表面不動態化領域が、反応性イオンエッチング(RIE-F)に供された場合、1μm/時間未満のエッチング速度を有する、請求項1記載の物品。
- 金属体が半導体処理デバイスの構成要素である、請求項1記載の物品。
- 金属体の表面にフッ化マグネシウム表面不動態化領域を形成する方法であって、マグネシウム含有金属体を少なくとも200℃の温度で1~15時間の範囲の期間、分子フッ素源蒸気に曝露することを含み、分子フッ素蒸気源からのフッ化物が、マグネシウム含有金属体内のマグネシウムと反応して、金属体の表面にフッ化マグネシウム表面不動態化領域を所望の厚さで形成する、方法。
- 分子フッ素源蒸気が、フッ素化ポリマーを加熱することによって誘導される、請求項13記載の方法。
- フッ素化ポリマーが、C1-C10ペルフルオロアルキル基を有する重合ペルフルオロアルキルエチレン;ポリテトラフルオロエチレン(PTFE);テトラフルオロエチレン/ペルフルオロ(アルキルビニルエーテル)共重合体(PFA);テトラフルオロエチレン/ヘキサフルオロプロピレン共重合体(FEP);テトラフルオロエチレン/ペルフルオロ(アルキルビニルエーテル)/ヘキサフルオロプロピレン共重合体(EPA);ポリヘキサフルオロプロピレン;エチレン/テトラフルオロエチレン共重合体(ETFE);ポリトリフルオロエチレン;ポリビニリデンフルオリド(PVDF);ポリビニルフルオリド(PVF);ポリクロロトリフルオロエチレン(PCTFE);エチレン/クロロトリフルオロエチレン共重合体(ECTFE);又はそれらの組み合わせを含む、請求項14記載の方法。
- 分子フッ素源蒸気が、CF4、C2F4、C3F6、C4F8、CHF3、C2H2F2、C2F6、HF、CH3F、又はそれらの組み合わせを含む、請求項13記載の方法。
- 少なくとも350℃の温度で金属体の表面を分子フッ素源蒸気に曝露することを含む、請求項13記載の方法。

- マグネシウム含有金属体がアルミニウム合金を含む、請求項13記載の方法。
