It is a partial continuation application of US Patent Application No. 16 / 107,151 filed on August 21, 2018, which claims its priority), and its priority is given. Allegedly, these applications are incorporated herein by reference in their entirety.
The present disclosure relates generally to ion implanters, and more specifically to high energy beamline ion implanters.
Ion implantation is the process of introducing a dopant or impurity into a substrate through collisions. The ion implantation system may include an ion source and a set of beamline components. The ion source may include a chamber in which the desired ions are produced. Beamline components may include, for example, a mass spectrometer, a collimator, and various components for accelerating or decelerating an ion beam. Like a series of optical lenses for manipulating light rays, beamline components filter, focus, and manipulate ion beams with specific species, shapes, energies, and / or other properties. Is possible. The ion beam can pass through the beamline components and be directed towards a substrate mounted on a platen or clamp.
One type of ion implanter suitable for producing medium-energy and high-energy ion beams uses a linear accelerator, or LINAC, in which a series of electrodes arranged as tubes around the beam. However, it accelerates the ion beam along a series of tubes to make it higher and higher energy. Various electrodes can be arranged in a series of stages, where a given electrode in a given stage receives an AC voltage signal to accelerate the ion beam.
In LINAC, an initial stage of bunching (bunching) the ion beam when it is guided through the beam line is adopted. The initial stage of the LINAC can be called a buncher, where a continuous ion beam is received by the buncher and output as a packet as a bunched ion beam. Depending on the frequency and amplitude of the AC voltage signal, the acceptability or phase capture of the ion beam guided through a known "double-gap" buncher using one fed electrode can be on the order of 30-35%. This means that more than 65% of the beam current is lost while being guided to the acceleration stage of the linear accelerator.
This disclosure is provided with respect to the above and other concerns.

The present specification provides an approach for an improved high energy ion implantation system based on the beamline structure. For brevity, the ion implantation system is also referred to herein as an "ion implanter." Various embodiments provide novel configurations to provide the ability to generate high energy ions, where the final ion energy delivered to the substrate is 300 keV, 500 keV, 1 MeV or more. sell. In an exemplary embodiment, a novel buncher design can be adopted to process the ion beam in a manner that increases the acceptability of the ion beam, as described below.
Here, with reference to FIG. 1A, the exemplary ion implanter shown as the
The
In various embodiments, the
In some embodiments in which the
FIG. 1B shows an embodiment of the
FIG. 2 shows an exemplary buncher structure of a linear accelerator, shown as
The
As shown in FIG. 2, the

In various embodiments, the composite AC voltage signal can be formed from an AC voltage signal having a maximum frequency of the AC voltage signal of about 120 MHz or less.
The composite
In particular, the basic component of the composite AC voltage signal can be simplified to V 1 cos (ωt), where the relative phases to the other two AC voltage signals are their respective phase offsets, φ 2 or φ 3. Given by. As detailed below, these offsets can be adjusted to increase acceptance.
In particular, we utilize multiple frequencies to generate a composite (composite waveform) for better output phase coherence compared to known bunchers that use a single frequency AC voltage signal. / It was found that capture occurs .

中間周波AC電圧信号(V2cos(2ωt+φ2))、及び、高周波AC電圧信号(V3cos(3ωt+φ3))についても同様である。
In the embodiment of FIG. 3, an
It is possible to use a multi-frequency AC voltage signal to drive a buncher, but in particular using multiple frequencies to generate one AC voltage signal requires more voltage supply. This can lead to longer beamlines, as detailed below. Therefore, conventionally, such a configuration in a beamline ion implanter has not been considered. In particular, the inventor of the present application overcomes the above concerns by adjusting the drive signal and significantly improving the throughput of the ion beam, especially for ions having a mass within the range of common dopants such as boron, phosphorus and the like. Identified possible configurations. In particular, in the "single-ring" ("ring" refers to an AC drift tube) buncher in FIG. 2 or the "triple-ring" buncher in FIG. 3, the composite AC voltage A signal is generated, where ion beam bunching is performed in a manner that improves phase coherence by using an ion beam at a target distance from the AC drift tube assembly and correspondingly increases acceptability.
With reference to FIG. 4, a composite diagram containing a depiction of the
At positions corresponding to 700 mm and 670 mm to the right of the entrance to the AC
In particular, the same behavior for phase convergence shown in FIG. 4 with reference to the AC
図5Bの図では、AC信号が、V=Vmaxcos(ωt+φ)によって与えられ、図5Aでは、AC信号が、V=V1cos(ωt+φ1)+V2cos(2ωt+φ2)+V3cos(3ωt+φ3)によって与えられる。 5A and 5B are graphs showing the phase behavior of different rays of an ion beam, emphasizing the benefits of applying a composite AC voltage signal according to this embodiment. FIG. 5A is a continuation of the composite AC voltage parameters of the embodiment of FIG. 4, and FIG. 5B shows an example of applying a simple AC voltage signal to an ion beam. In the figure of FIG. 5B, the AC signal is given by V = V max cos (ωt + φ), and in FIG. 5A, the AC signal is V = V 1 cos (ωt + φ 1 ) + V 2 cos ( 2 ωt + φ 2 ) + V 3 cos ( It is given by 3ωt + φ 3). The frequency ω is 40 MHz in each case.
In two different graphs, the phase behavior shows the phase of a given ray at a specified distance from a point near the entrance to the buncher as a function of the phase of the given ray at the entrance to the buncher. The above specified distance is set to a distance at which the phases of different rays of the ion beam can be conveniently converged. Therefore, referring to FIG. 4 again, in the
In FIG. 5B, in the most phase coherent state, the highest relative acceptability of 35% is obtained, and the degree of phase difference at 400 mm is small even considering that the initial phase difference is about 30 degrees. For other voltages, the behavior deteriorates as shown in the figure. In particular, in the embodiment of FIG. 5A, convergence is achieved at 700 mm, which is somewhat longer than the result of a single frequency buncher that requires convergence at 400 mm. This result is partly due to the need to maintain the AC voltage amplitude at a level reasonable for a composite AC voltage signal, such as about 20 kV. In the case of a single frequency buncher, it is possible to converge at 400 mm by operating with an AC voltage amplitude of 20 kV. In the embodiment of FIG. 5A, the distance between the buncher and the accelerator can be somewhat longer (700 mm vs. 400 mm) compared to the single frequency buncher structure, but the advantage is substantially higher acceptability and therefore. , The beam current led to the main acceleration stage of LINAC. In various additional embodiments, the length to convergence can be 300 mm to 1000 mm.
Without limitation on any particular theory, the above results can be interpreted as follows. By using a plurality of frequencies to generate a composite or synthetic AC voltage signal (waveform), it is possible to generate a waveform having a shape that contributes to improved acquisition. In principle, it is a waveform having sharp features such as a vertical sawtooth shape as shown in FIG. This waveform allows one "tooth" to accelerate the ions together to form one bunch, theoretically allowing up to 100% capture. In particular, in a real buncher, a resonator based on the resonant circuit is used to drive the AC voltage waveform at the relevant frequency (in the megahertz range), where the resonant circuit essentially produces a sinusoidal waveform. , The sinusoidal waveform does not produce the high capture as in the case of vertical serrations. In this approach, adding multiple sinusoidal waveforms of various frequencies is used to generate a synthetic waveform that can exhibit a shape closer to the ideal serrated shape, and correspondingly as described above. , Improved output phase coherence and capture are increased.
Note that in this embodiment, two or more waveforms may exhibit the relationship that the first waveform is generated at the fundamental frequency and the other waveforms are generated at an integral multiple of the fundamental frequency. In this way, when the new component is an integral multiple of the fundamental frequency, each ion bunch experiences the same field and the fundamental highest common factor frequency is maintained at the fundamental frequency.
In principle, adding a large number of waveforms (such as the Fourier series) can produce a synthetic composite waveform that more accurately approximates the serrated waveform, but such an approach involves such a large number of frequencies. It may not be practical due to the increased cost of adding. The inventor has found that adding only two or three harmonics of a sinusoidal waveform significantly improves the coherence and capture of the output phase, as described above. Furthermore, the present inventor utilizes that applying different sinusoidal waveforms to different electrodes can act in the same way as applying different sinusoidal waveforms to one electrode, and utilizes only two waveforms. It was found that, in contrast to the relatively low output phase coherence produced by the single frequency waveform, it produces a significant improvement in output phase coherence and capture, as in the case of the three waveforms.
The additional stages of the LINAC can be performed in the same manner as the buncher of the present embodiment in order to accelerate the packets of ions and further bunch them, but the additional stages of the LINAC are combined as shown in the figure. It does not need to be driven by an AC voltage signal. In other words, the combined AC voltage signal of the buncher has already almost converged the phases of the various rays of the bunched ion beam at the entrance to the accelerator stage, so further improvement in phase convergence is not necessary. there is a possibility. This fact allows for a simpler design of the AC voltage assembly to drive the LINAC acceleration stage.
As an example, in one embodiment of a three-frequency composite AC signal, the base frequency of the first signal can be 40 MHz, but the first harmonic frequency is for the second signal added to the first signal. It may be 80 MHz and the second harmonic frequency may be 120 MHz for the first signal and the third signal added to the second signal.
In particular, the above embodiments emphasize generating a composite AC voltage signal based on three AC voltage signals and adopting a multi-ring drift tube assembly that includes three drift tubes, but other In embodiments, the composite AC voltage signal may be formed from two AC voltage signals or four AC voltage signals. The embodiment is not limited to this context. Similarly, the multi-ring drift tube assembly according to other embodiments may employ two drift tubes, or four drift tubes. The embodiment is not limited to this context.

(However, v can be adjusted according to the speed). The distance gives maximum acceleration for a given voltage, but can cause some undesired phase effect. Using a short tube of about 0.2D 0 requires a higher voltage, but overall better results can be obtained. It is beneficial to make the above parameters shorter with respect to the convergence length L, but it is necessary to apply a higher voltage. Thus, L can range from 300 mm to 1 m, according to various embodiments, based on ion species, voltage considerations, and other effects.
In addition, the application of multi-frequency signals can generally act to extend the convergence length, but when the design is limited to the maximum voltage applied and the individual frequencies are lowered, a particular multi-frequency design can be applied to the convergence length. Note that this can be achieved without stretching.

That is, the present embodiment provides a buncher that is collaboratively applied to one AC drift tube or separately individually controlled using a multi-frequency signal applied to a dedicated AC drift tube. Various embodiments, but not limited to, may use commercial frequencies as listed in Table I below.
Table I above shows the various ISM frequencies defined by the US FCC, where in this embodiment each frequency is an integral multiple of the fundamental frequency applied to one signal. Therefore, in the embodiment with two frequencies, the combination of 13.56 MHz and 27.12 MHz is preferable, and in the embodiment with three frequencies, the combination of 13.56 MHz, 27.12 MHz and 40.68 MHz is preferable. And ... etc.
In view of the above, the embodiments disclosed herein achieve at least the following advantages: The first advantage is realized by providing a composite AC voltage signal to drive the buncher, so that a substantially larger ion beam current can be transmitted via the downstream located LINAC. A further advantage is the ability of multiple AC power sources to drive a given AC signal from a given power source to a dedicated electrode, interference between power sources, and multiple AC voltage signals through a common electrode. Interference between power sources that can occur when connected to multiple power sources to drive is avoided, and larger ion beam currents are still driven, as in the case of composite AC voltage signals.

Those skilled in the art will assume other modifications within the scope of the claims and ideas attached to this specification.
In other embodiments, the device may include a multi-ring drift tube assembly and an AC voltage assembly. The multi-ring drift tube assembly includes a first grounded drift tube configured to receive a continuous ion beam and downstream of the first grounded drift tube, immediately after the first grounded drift tube. It may include a first AC drift tube arranged. Multi-ring drift tube assembly also was placed downstream from the first AC drift tube, an intermediate drift tube which is grounded, downstream from the intermediate drift tube that is grounded, immediately after the first intermediate drift tube which is the ground It may include a second AC drift tube arranged in. The multi-ring drift tube assembly may also include a second grounded drift tube located downstream of the second AC drift tube and immediately after the second AC drift tube. The device may further include an AC voltage assembly electrically connected to the multi-ring drift tube assembly. The AC voltage assembly provides a first AC voltage source connected to deliver a first AC voltage signal of a first frequency to a first AC drift tube and a second AC voltage signal of a second frequency. , A second AC voltage source connected to reach the second AC drift tube, and the second frequency comprises an integral multiple of the first frequency.
At a position corresponding to 700 mm, located 670 mm to the right of the entrance to the AC
In FIG. 5B, 3 in 5% of the highest relative acceptance is the most phase-coherent that obtained state, even considering that the difference in the initial phase is about 30 degrees, a small degree of phase difference in 400mm ..
In embodiments using two frequencies, output phase coherence of up to 200 degrees can be obtained with up to 55% ion beam acceptivity. In various embodiments, the tube length of the drift tube can be adjusted by the following considerations . Upper Sulfur butterfly is the distance the ions in a given ion beam moves at 180 °, or,
(However, v can be adjusted according to the speed).
In view of the above, the embodiments disclosed herein achieve at least the following advantages: The first advantage is realized by providing a composite AC voltage signal to drive the buncher, so that a substantially larger ion beam current can be transmitted via the downstream located LINAC. A further advantage is the ability to drive from a given power supply of the plurality of AC power to the dedicated electrodes a given AC voltage signal, a plurality for driving a plurality of AC voltage signals via the electrodes of the common Interference between power sources that can occur when the power supplies are connected is avoided, and a larger ion beam current is still driven, as in the case of composite AC voltage signals.
