Abstract
Description

本特許書類は、ナノスケール半導体材料を用いた信号増幅技術に関する。

前記基板の第1領域から突出する多層ナノワイヤ構造のアレイであって、第2のコドープされたシリコン材料の層によりカバーされる第1のコドープされたシリコン材料からなるコア-シェル構造を形成し、該層は、前記基板の前記第2領域の少なくとも一部をカバーしており、前記第1および第2のコドープされたシリコン材料が電子アクセプタドーパントおよび電子ドナードーパントを含み、前記第1のコドープされたシリコン材料は、電子アクセプタまたは電子ドナーのドーパントの一方のタイプのドーパントであって、その濃度が他方のタイプのドーパントの濃度より多く含んでおり、前記第2のコドープされたシリコン材料は前記一方のタイプのドーパントより他方のタイプのドーパントがより大きな濃度を含んでいる多層ナノワイヤ構造のアレイ、および
前記基板の第2領域の前記層でカバーされた部分上に形成される電極
を含み、前記多層ナノ構造が、1またはそれ以上の波長の光からフォトンを吸収する活性領域を与え、カスケード・エキシトン・イオナイゼーション(CEI)機構により、前記電極で電気信号を生成するように構成されている光電エネルギー変換デバイス。 - 前記ドープされたシリコン材料が、p型シリコンを含む請求項13記載のデバイス。
- 電気絶縁材料からなり、前記多層ナノスケール構造のアレイと反対側の前記基板の側に結合された基板ベースをさらに有する請求項13記載のデバイス。
- 前記第1のコドープされたシリコン材料は、電子アクセプタおよび電子ドナーの両方のドーパントを含むp+/n型シリコン材料を含み、前記アクセプタの濃度は前記ドナーの濃度より大きい請求13記載のデバイス。
- 前記第2のコドープされたシリコン材料は、電子アクセプタおよび電子ドナーの両方のドーパントを含むn+/p型シリコン材料を含み、前記ドナーの濃度は前記アクセプタの濃度より大きい請求13記載のデバイス。
- 前記光電エネルギー変換デバイスが太陽電池デバイスに含まれている請求項13記載のデバイス。
- 前記デバイスが、2.0より小さい過剰雑音指数を発生する請求項13記載のデバイス。
- 第2のコドープされた半導体材料層によりカバーされた第1のコドープされた半導体材料からなる多層ナノ構造のアレイにより少なくとも部分的にカバーされるドープされた半導体基板を含むように構成された表面で光を受光し、
前記受光した光を、前記多層ナノ構造のアレイでカスケード・エキシトン・イオナイゼーション(CEI)機構により、前記表面の前記ドープされた半導体基板の電極で提供される電気信号に変換し、
前記電気信号を電気回路に伝導する
ことを含む光エネルギーを電気エネルギーに変換する方法。 - 前記受光した光が、630nmの波長を含む1またはそれ以上の波長を含み、前記630nmの波長で受光した光を変換することが、少なくとも4個の電子−正孔対を生成し、前記電気信号を発生させることである請求項20記載の方法。
- 前記第1のコドープされたシリコン材料が、電子アクセプタおよび電子ドナーの両方のドーパントを含むp+/n型シリコン材料を含み、前記アクセプタの濃度は前記ドナーの濃度より大きく、かつ、
前記第2のコドープされたシリコン材料は、電子アクセプタおよび電子ドナーの両方のドーパントを含むn+/p型シリコン材料を含み、前記ドナーの濃度は前記アクセプタの濃度より大きい請求項20記載の方法。 - 前記多層ナノ構造のアレイが、ナノワイヤ構造、ナノ壁構造、またはナノワッフル構造の1つの幾何学構造を含む請求項20記載の方法。
- 前記光は太陽光を含み、前記電気回路は、前記方法により電気エネルギーに変換された光エネルギーにより、少なくとも部分的に動力を与えられたデバイス内に含まれている請求項20記載の方法。
- 前記電気信号が、2.0より小さい過剰雑音指数を示す請求項20記載の方法。
- ドープされた半導体材料からなり、電子アクセプタまたは電子ドナーのドーパントの一方のタイプのドーパントを含む第1ドーパントの少なくとも1018cm−3のドーピング濃度を含む基板の第1領域内にナノ構造のアレイを形成し、
前記ナノ構造のアレイの上に1つの層を形成するため、前記第1領域上に、電子アクセプタドーパントまたは電子ドナードーパントの前記第1ドーパントとは異なる他方のタイプを含む第2ドーパントを含むドーパント材料を堆積し、
(i)ナノ構造のアレイのドープされた半導体材料を、電子アクセプタドーパントおよび電子ドナードーパントの両方を含み、一方のタイプのドーパントをより大きな濃度で有する第1のコドープされた半導体材料に変換し、かつ、(ii)前記ナノ構造のアレイの上の前記層の堆積された材料を、前記電子アクセプタドーパントおよび前記電子ドナードーパントの両方を含み、前記一方のタイプのドーパントとは異なる他方のタイプのドーパントをより大きい濃度で有する第2のコドープされた半導体材料に変換し、
これにより、1またはそれ以上の波長の光からフォトンを吸収し、カスケード・エキシトン・イオナイゼーション(CEI)機構により電気信号を発生させることが可能な前記第1のコドープされた半導体材料と前記第2のコドープされた半導体材料のコア/シェル構造をそれぞれ生成するシングル接合型の光電エネルギーの変換デバイスを製造する方法。 - 前記形成が、前記基板からマスクに基づいたパターンに前記ナノ構造をエッチングすることを含む請求項26記載の方法。
- 前記エッチングは、電子ビームリソグラフィ的にパターン形成されたニッケル板をマスクとして用い、C4F8とSF6ガスを用いた誘導結合プラズマ反応性イオンエッチングプロセスを含む請求項27記載の方法。
- 前記ドーパント材料を堆積する工程を、
第2基板上にドーパント液をコーティングし、
前記第2基板上のコートされたドーパント液をベーキングし、
前記ナノ構造のアレイの上に前記層を形成するため、前記第2ドーパントを蒸発させるための加熱をすることにより、前記第2ドーパントを前記第2基板から前記基板の前記第1領域に移す
ことにより行う請求項26記載の方法。 - 前記堆積が、前記第1領域外の前記基板のドープされた半導体材料の少なくとも一部をカバーする層を含む請求項26記載の方法。
- 前記変換が、電子アクセプタドーパントおよび電子ドナードーパントの拡散プロセスを制御する時間中熱処理をすることを含む請求項26記載の方法。
- 前記基板の前記第1領域上に電気伝導性材料のコンタクトパッドを形成する工程をさらに有する請求項26記載の方法。
- 第1領域および第2領域を含み、ドープされたシリコン材料からなる基板、
前記基板の第1領域内に形成され、前記第1領域から突出するナノワイヤ構造のアレイであって、前記ナノワイヤ構造のそれぞれが、コアとしての第1のコドープされたシリコン材料と、前記コアおよび前記半導体基板の前記第2領域の少なくとも一部をカバーし、第2のコドープされたシリコン材料のシェル層とを含み、前記第1のコドープされたシリコン材料の前記コアと前記第2のコドープされたシリコン材料の前記シェル層が、p−nまたはn−pの界面を形成し、光を電流に変換するナノワイヤ構造のアレイ、および
前記ナノワイヤ構造に結合され、前記デバイスの電気的出力として、前記ナノワイヤ構造内で受光した光の吸収から生成される電流を導く電極
を含み、前記第1および第2のコドープされたシリコン材料は、前記第1および第2のコドープされたシリコン材料の全部に第1タイプのキャリアと第2タイプのキャリアの両方でドープされており、前記第1のコドープされたシリコン材料は前記第2タイプのキャリアの濃度より大きい前記第1タイプのキャリアの濃度を含み、前記第2のコドープされたシリコン材料は前記第1タイプのキャリアの濃度より大きい前記第2タイプのキャリアの濃度を含み、
前記第1タイプのキャリアはn型およびp型の1つであり、前記第2タイプのキャリアは前記n型およびp型のキャリアの他方の1つである光電エネルギー変換デバイス。 - 前記ナノワイヤ構造のアレイが、29%より高い光電変換効率を示すように構成されている請求項33記載のデバイス。
