Abstract
Description
The present invention relates to a novel (meth) acrylimide compound, for example, an ink used for forming an insulating film in the production of electronic components, a polyimide film obtained from the ink and a method for producing the same, a film substrate or a silicon wafer substrate, and an electronic Regarding parts.
Polyimide is widely used in the field of electronic communication because it has excellent heat resistance and electrical insulation (see, for example, Patent Documents 1 to 3). The polyimide film can be usually obtained by applying an ink in which a polyimide precursor such as polyamic acid or the like is dissolved in a solvent to a support, followed by heat treatment to imidize the polyimide precursor.
The heating temperature at the time of imidization usually requires 150 ° C. or more, and the heating time also requires 30 minutes or more. When a polyimide precursor is applied to a film substrate or the like, from the viewpoint of heat resistance of the film substrate and shortening of the time required for manufacturing an electronic component having a polyimide film, the temperature for imidization is required to be low at a low temperature. .
Various photosensitive polyimides have been proposed (see, for example, Patent Documents 4 to 6). Most of them use a polyimide precursor such as polyamic acid, and heat treatment for imidization is required. In addition, polyimides that are soluble in organic solvents have been proposed, but heat treatment is required to form crosslinks between compounds containing polyimide.
In the present invention, the heat treatment that has been necessary to form a polyimide film can be omitted or performed at a lower temperature and in a shorter time, and a polyimide film excellent in heat resistance and insulation can be formed. It is an object to provide a novel compound.

[Comparative Example 2]
Ink 22 was obtained by mixing the components shown in Table 2 in the amounts shown in Table 2 and stirring the mixture at room temperature for 15 minutes. This ink was applied onto a glass substrate by spin coating, and further exposed to 5000 mJ / cm 2 in an exposure machine (manufactured by JATEC Co., Ltd., small ultraviolet irradiation device J-Cure 1500 conveyor type), but was not cured. It was judged that the curing was poor.
[Comparative Example 3]
Ink 23 was obtained by mixing the components shown in Table 2 in the amounts shown in Table 2 and stirring the mixture at room temperature for 15 minutes. This ink is applied onto a glass substrate by spin coating, and is further placed in an exposure machine (manufactured by JATEC Co., Ltd., small ultraviolet irradiation device J-Cure 1500 conveyor type) on a hot plate set at 130 ° C. after exposure at 5000 mJ / cm 2. Although the sample was allowed to stand for 15 minutes, it was judged that the film was poorly cured because the film had a sticky feeling.
<物性>
<Physical properties>
The measurement methods of the physical properties of the inks obtained in the examples and comparative examples are as follows.
(I) Dielectric constant and volume resistivity The inks 1 to 21 obtained in Examples 1 to 20 and Comparative Example 1 were applied onto a chromium substrate by spin coating, and an exposure machine (manufactured by JATEC Co., Ltd., a small ultraviolet irradiation device). J-Cure 1500 conveyor type) and the exposure amounts shown in Table 1 or 2 were exposed. When the ink 2 obtained in Example 2 was used, the sample was further allowed to stand for 15 minutes on a hot plate set at 130 ° C. Then, aluminum was vapor-deposited on the formed film | membrane and the electrode was created.
誘電率は、LCR METER E4980A Precision(アジレントテクノロジー株式会社製)を用いて測定した。 The dielectric constant was measured using LCR METER E4980A Precision (manufactured by Agilent Technologies). The volume resistivity was measured using a digital super insulation / microammeter DSM-8104 (manufactured by Hioki Electric Co., Ltd.).
(Ii) Remaining film ratio The inks 1 to 21 obtained in Examples 1 to 20 and Comparative Example 1 were applied onto a glass substrate by spin coating, and an exposure machine (manufactured by JATEC Co., Ltd., small ultraviolet irradiation apparatus J-Cure 1500). The exposure amount described in Table 1 or 2 was exposed in a conveyor type. When the ink 2 obtained in Example 2 was used, the sample was further allowed to stand for 15 minutes on a hot plate set at 130 ° C. Then, the film thickness was measured using a stylus type step difference measuring device XP-200 manufactured by KLA-Tencor Co., Ltd. (formerly Ambious) (this film thickness is regarded as a film thickness after curing). Subsequently, the film thickness after the sample was placed in an oven at 250 ° C. for 1 hour was measured (this is referred to as the film thickness after heating). The remaining film rate was calculated | required using the following formula | equation.
Residual film ratio = {(film thickness after heating) / (film thickness after curing)} × 100
It can be said that the larger the remaining film ratio, the higher the heat resistance.
As is apparent from the evaluation results, a heat-resistant insulating film that can be photocured can be formed by using the ink of the present invention. Further, as is clear from the evaluation results of Tables 1 and 2, by using an ink that does not contain a solvent, a film having good heat resistance and insulation can be formed only by photocuring.
