図1に示すように、磁性細線1は、細線方向に所定の単位長さLbで区切られた領域を1画素として、配列された本例で8個の画素1bを細線方向に連続して備え、この画素1b毎に2方向のいずれかの磁化、ここでは上向き又は下向きの磁化を示す(図2参照)。すなわち図2に示すように、磁性細線1は、磁区が細線方向に分割されて生成している。また、磁性細線1において、すべての(本実施形態では8個の)画素が設けられた領域を画素領域1pxと称する。そして、空間光変調器10は、磁性細線1を本例では8本備えるので、8列×8行の64個のマトリクス状に配列された画素1b(画素アレイ)を備えていることになる。本明細書において、空間光変調器10(画素アレイ)は行方向(X方向)を磁性細線1の細線方向(長さ方向)としているが、行と列とを入れ替えた構成にしてもよい。なお、一般的な空間光変調器の画素アレイは、例えばフルハイビジョンでは水平(X)方向1920×垂直(Y)方向1080の約207万画素であるが、本明細書では便宜上簡略化して説明するために8列×8行で図示する。

図1及び図2に示す空間光変調器10の光変調動作を、図3を参照して、この空間光変調器10を用いた表示装置100にて説明する。表示装置100は、従来の磁気光学式の空間光変調器を用いたものや、スピン注入磁化反転素子を光変調素子としたものと同様の構成とすればよい。本実施形態に係る空間光変調器10は反射型であり、光変調する磁性細線1が垂直磁気異方性材料からなり、磁化方向(図2では、矢印40で向きを示している)が上向き又は下向きを示し、また、基板2が光を透過するので、表示装置100は以下の構成とすることが好ましい。空間光変調器10(画素アレイ)の直下には、空間光変調器10に向けて光(レーザー光)を照射する光源等を備える光学系OPSと、光学系OPSから照射された光を空間光変調器10(磁性細線1)に入射する前に1つの偏光成分の光(1つの向きの偏光、以下、適宜偏光という)にする偏光子PFiと、この下方から空間光変調器10に入射する偏光(入射偏光)を透過させ、かつ空間光変調器10(磁性細線1)で反射して出射した光を側方へ反射するハーフミラーHMと、が配置される。そして、空間光変調器10の下方のハーフミラーHMの側方には、ハーフミラーHMで反射して到達した光から特定の偏光成分の光を遮光する偏光子PFoと、偏光子PFoを透過した光を検出する検出器PDとが配置される。

光学系OPSは、平行光としたレーザー光を、空間光変調器10へ膜面に垂直に(入射角0°で)入射するように照射する。レーザー光は偏光子PFiを透過して偏光(入射偏光)となり、ハーフミラーHMを透過して空間光変調器10の下方からすべての画素1b、すなわち磁性細線1に向けて入射する。入射偏光は、基板2を透過して磁性細線1で反射して、空間光変調器10から出射偏光として出射する。入射角0°であることから、出射偏光は入射偏光と同一の光路となる。そこで、偏光子PFiと空間光変調器10との間に空間光変調器10に対して45°傾斜させたハーフミラーHMを配置して、出射偏光を側方へ反射させることで、出射偏光だけを偏光子PFoに到達させる。偏光子PFoはすべての出射偏光のうちの特定の偏光を遮光し、偏光子PFoを透過した光が検出器PDに入射する。なお、入射偏光を傾斜させて空間光変調器10に入射し(入射角>0°)、出射偏光と光路が重複しないようにして、ハーフミラーHMを配置しない構成としてもよい。ただし、入射方向が磁化方向に平行に近いほど磁気光学効果が高いので、入射角は30°程度以内とすることが好ましい。

光は、磁性細線1で反射したとき又は透過したときに、その偏光の向きが、磁気光学効果により、当該磁性細線1の光が入射した領域における磁化方向に対応して一方向及びその反対方向に同じ角度で回転する(旋光する)。図3においては、光は磁性細線1で反射したときのカー効果により角度θkで旋光し、上向きの磁化方向を示す領域で反射した光は+θk、下向きの磁化方向を示す領域で反射した光は−θk旋光する。偏光子PFoは、入射偏光に対して−θk旋光した光を遮光するものとする。そのため、下向きの磁化方向の領域(磁区)で反射した出射偏光は、偏光子PFoで遮光され、一方、上向きの磁化方向の磁区で反射した出射偏光は、偏光子PFoを透過して検出器PDに照射される。したがって、1本の磁性細線1から出射した光は、当該磁性細線1に生成した磁区毎に明暗(白黒)に切り分けられたパターンとなって検出部PDへ表示される。したがって、1本の磁性細線1において、その細線方向に区切られた画素毎に上向き又は下向きのいずれか所望の磁化方向として、磁区を生成させることで、画素毎に明/暗(白/黒)を切り分けられた画像を表示することができる。

このような空間光変調器10は、図2に示すように、磁性細線1の書込領域1wにおいて、例えばデータ書込部50(磁気ヘッド)で磁界を印加されることにより(データ書込を図2に矢印41で示す)、明/暗を示すための所望の磁化方向の磁区とされた(書込みをされた)後、この磁区を、磁壁移動により書込領域1wから磁性細線1における所定の位置(画素1b)まで移動させる(移動方向を図2に矢印42で示す)。磁性細線1は、両端に接続された一対の電極31,32(図1参照)を介して、一端から他端へ細線方向に電流を供給されることで(図1で、右側から左側に電流が流れる)、電流の流れと逆方向の細線方向に電子が移動して(図1で、左側から右側に電子が移動する)、これと同方向に磁壁が移動する。そして、磁性細線1において、生成した磁区のそれぞれはその大きさ(体積)が保持されているので、磁壁の移動に伴ってすべての磁区が等距離移動する、いわゆるシフト移動を行う。磁壁の移動速度は電流密度に依存するので、一定の大きさの電流を磁性細線1に供給することで、供給時間により、磁区を所望の距離だけ移動させることができる。そして、電流の供給を停止すると磁壁移動も停止するので、走査電流源8でパルス電流を磁性細線1に供給することで、単位長さLb刻みで断続的に磁区をシフト移動させることができる。

磁性細線1は、磁性体(磁性膜)を厚さ及び幅に対して十分に長い細線状に形成してなる。図1に示すように、空間光変調器10において、磁性細線1,1,…は、平面視で絶縁層6を挟んで互いに平行に、基板2上に形成されている。前記した通り、磁性細線1は画素となる領域を含み、所定数(本例で8個)の画素が細線方向に連続して設けられた画素領域1pxが光変調を行う部分である。画素領域1pxは磁性細線1における光の入射領域であり、画素領域1pxに入射した光が磁性細線1を透過又は反射して出射すると、画素毎に当該画素1bにおける磁化方向に対応して異なる2つの角度のいずれかで旋光した光に変調される。また、磁性細線1は、画素領域1pxの外(図1では画素領域1pxの左側)の細線方向に区切られた領域に、書込領域1wが設けられている。書込領域1wは、データ書込部50により、磁性細線1に設けられた画素1bの1つと同じ磁化方向に変化させる領域である。磁性細線1は、ある画素1bの上向き又は下向きの磁化方向と同じ磁化方向の磁区を書込領域1wに生成させ、この磁区が細線方向に移動されて画素領域1pxの前記画素1bに到達することで当該画素1bが所望の磁化方向となる。空間光変調器10において、このような動作(画素の駆動)は、図2に示すようにそれぞれの磁性細線1について並行して実行される。

磁性細線1は、垂直磁気異方性の磁気光学材料で形成される。このような材料として、公知の強磁性材料を適用でき、具体的には、Co等の遷移金属とPd,Pt,Cuとを繰り返し積層したCo/Pd多層膜のような多層膜、またTb−Fe−Co,Gd−Fe等の希土類金属と遷移金属との合金(RE−TM合金)が挙げられる。これらの材料はスパッタリング法等の公知の方法により成膜され、フォトリソグラフィ及びエッチング又はリフトオフにより、以下の細線形状に成形されて磁性細線1となる。本実施形態においては、磁性細線1は垂直磁気異方性材料であるので、図2及び図3に矢印で示すように上向き又は下向きのいずれかの磁化方向を示す。

(凹部の概要)
図2及び図3に示すように、磁性細線1は、画素領域1pxにおいて、局所的に薄くなるように凹部1c,1c,…が上面に形成されている。このような局所的に断面積(細線方向に垂直な断面)が小さい箇所には磁壁が生成され易いため、磁性細線1は凹部1cを形成した箇所で区切るように磁区が生成した状態になり易い。また、磁性細線1への電流の供給を停止した時に磁壁が凹部1cに係止(トラップ)され易いため、パルス電流における停止時(ベース期間)に近傍に到達していた磁壁が凹部1cまで移動してから静止する。このように、磁性細線1の画素を区切る境界に凹部1cが形成されていることにより、書込領域1wで生成した磁区を各画素に正確に到達させ易くなる。

凹部1cの溝幅(凹部1cの開口部における細線方向長さ)は、磁壁の厚み以上とし、10倍以下とすることが好ましい。また、凹部1cの溝幅が広過ぎると、磁壁のトラップ位置の誤差範囲が大きくなる。具体的には、凹部1cの細線方向長さは、磁性細線1の幅の1/10〜2倍程度、かつ単位長さLbの1/2以下が好ましい。

磁性細線1において、凹部1cのように変形させた箇所は、磁壁を好適にトラップさせるためには、その変化量を2%以上とすることが好ましい。具体的には、磁性細線1の厚さが50nmであれば、凹部1cの深さは1nm以上(最薄部の厚さが49nm以下)とすることが好ましい。一方、変化量が大き過ぎると、トラップさせた磁壁を再び移動させるために高い電流密度を要し、さらに凹部1cとして断面積が減少している場合、断面積が小さくなると、磁性細線1にパルス電流を供給する際の抵抗が増大するため、変化量を40%以下(断面積が凹部1c外の60%以上)にすることが好ましい。すなわち磁性細線1の厚さが50nmであれば、凹部1cの深さは20nm以下にすることが好ましい。

空間光変調器10において、磁性細線1は、画素領域1pxの端部も含めたすべての画素同士の境界に凹部1cが形成され、すなわち画素数8+1の9箇所に形成されている。しかしこれに限られず、凹部1cは、2以上の画素毎に形成されたり、画素領域1pxの端部のみ等に形成されてもよい。また、画素領域1pxの外の、書込領域1wとの間にも凹部を形成して、例えば書込領域1wでの磁区の生成に伴って生成した磁壁が、単位長さLbの距離をシフト移動して到達する位置に安定してトラップされるようにしてもよい。ただし、いずれの場合も、空間光変調器10に設けられた8本の磁性細線1のすべてについて、凹部1cを細線方向における同じ位置に揃える。すなわち、図1に示すように、空間光変調器10の全体において、Y方向(細線幅方向)に沿った直線上に各磁性細線1の凹部1cが設けられる。空間光変調器10は、このように磁性細線1に位置を揃えて凹部1cを設けることで、後述の製造方法によって製造し易くなる。

また、前記した非特許文献1では、並列して複数本形成された磁性細線において、当該並列方向に磁性細線の幅を変動させている。よって、隣り合う磁性細線同士は、磁性細線の長さ方向の位置により、近づいたり遠ざかったりすることになる。そのため、隣り合う磁性細線同士が近づく位置では、磁性細線同士の磁区が磁気的に強く影響し合うことになり、そうでない位置では、磁性細線同士の磁区はあまり磁気的に影響し合わないことになる。このように、非特許文献1では、隣り合う磁性細線同士で磁気的な影響に強弱が生じるので、磁区の移動がスムーズにいかない場合が発生するという問題がある。この場合に、隣り合う磁性細線同士の磁気的な影響を低減させようとして、磁性細線同士を遠ざけるようにすると、限られた面積内に他数本の磁性細線を形成することが困難になってしまう。
