Abstract
Description
The present invention relates to a gas detection device that detects a low concentration gas at a ppb level and a gas detection method thereof.
In general, a semiconductor type gas sensor is selectively sensitive to a specific gas such as methane gas (CH 4 ), propane gas (C 3 H 8 ), butane gas (C 4 H 10 ), carbon monoxide (CO), and the like. Device. A semiconductor gas sensor has a relatively simple principle and structure, is mass-productive and inexpensive.
Such semiconductor gas sensors are widely used for detecting gas leaks and incomplete combustion. In the case of gas leakage, it is only necessary to be able to detect at the order of 1,000 to 10,000 ppm below the lower limit of explosion, and in the case of incomplete combustion, detection is made at the order of 10 ppm to 100 ppm so that humans do not become poisoned by CO. I can do it.
Other uses of the semiconductor gas sensor include analysis of volatile organic compounds (hereinafter referred to simply as VOC) in the indoor environment for the purpose of preventing sick house syndrome, and VOC contained in human breath for the purpose of physical condition management. It is being considered for use in the analysis of
VOC is, for example, ethanol, methanol, acetone, toluene, xylene, ethyl acetate, etc. contained in paints, printing inks, adhesives, cleaning agents, gasoline, thinner and the like. In order to realize these analyses, it is necessary to detect VOCs on the order of 0.001 to 1 ppm. However, the semiconductor gas sensor used for detecting gas leakage and incomplete combustion in the prior art has insufficient sensitivity, so it has been difficult to detect low-concentration VOCs.
Therefore, technological development of a semiconductor type gas sensor that detects a low-concentration gas is underway. Such prior art is disclosed in, for example, Patent Document 1 (Japanese Patent No. 3735350).
The gas sensor device described in FIG. 3 of
However, the gas sensor device described in
Therefore, the present invention has been made in view of the above problems, and its purpose is to expand the detection concentration range of the target gas to the low concentration side by enabling detection of a semiconductor gas sensor with low power consumption and high sensitivity. An object of the present invention is to provide a gas detection device and a gas detection method thereof.

The adsorption layer 5d is a sintered body supporting palladium oxide (PdO), and is a catalyst-supported Al 2 O 3 sintered material as described above. Since Al 2 O 3 is a porous body, it increases the chance that the gas passing through the pores contacts PdO, and promotes the combustion reaction of a reducing gas (interfering gas) having a stronger oxidation activity than the target gas to be detected. The selectivity of the target gas (especially exhaled air or VOC contained in the indoor environment. VOC is, for example, ethanol or acetone) is increased. That is, interference gases other than the target gas (VOC) can be removed by oxidation.
In addition to the Al 2 O 3 , the adsorption layer 5d may contain a metal oxide such as Cr 2 O 3 , Fe 2 O 3 , Ni 2 O 3 , ZrO 2 , SiO 2 , or zeolite as a main component. . The adsorption layer 5d is provided so as to cover a part of the electrical insulating

First, a plate-like silicon wafer (not shown) is thermally oxidized on one side (or both sides) by a thermal oxidation method to form a thermally oxidized SiO 2 layer 2a as a thermally oxidized SiO 2 film. Then, a CVD-Si 3 N 4 film serving as a support film is deposited on the surface on which the thermally oxidized SiO 2 layer 2a is formed by a plasma CVD method to form a CVD-Si 3 N 4 layer 2b. Then, a CVD-SiO 2 film serving as a thermal insulating film is deposited on the upper surface of the CVD-Si 3 N 4 layer 2b by a plasma CVD method to form a CVD-SiO 2 layer 2c.

Subsequently, the adsorption layer 5d is formed. The adsorbing layer 5d is a paste obtained by adding the same weight of diethylene glycol monoethyl ether to γ-alumina (average particle diameter of 2 to 3 μm) to which 7.0 wt% of PdO is added, and further adding 5 to 20 wt% of a silica sol binder. It is formed by screen printing at 30 μm and then baked at 500 ° C. for 12 hours. However, the adsorption layer 5d has a diameter larger than that of the outer periphery of the
Finally, silicon is removed from the back surface of the silicon wafer (not shown) by etching as a microfabrication process to form through holes and grooves to form the
Next, the detection principle of the low concentration gas by the
The graph shown in FIG. 3 shows the relationship between the resistance value of the
It is assumed that the
When the temperature of the
Then, “oxygen adsorption” is completed at the temperature T b , and when the temperature of the
The reason why the sensor resistance value decreases according to the gas concentration of the target gas VOC is that oxygen is consumed by the VOC from the
In the present invention, a low concentration gas is detected on the following principle. It is assumed that the
As shown in FIG. 4, the
First, the temperature is raised from the ambient temperature to the oxygen adsorption temperature T 0 , and the
As a result, in the
Subsequently, the temperature is lowered to the target gas adsorption temperature T 1 lower than the ambient temperature, and the
Incidentally, if longer target gas adsorption time t 1, but more target gas is adsorbed on the adsorbent layer 5d, release of oxygen from the target gas adsorption temperatures T 1 the
With
Subsequently, the temperature is raised to a target gas desorption temperature T 2 sufficiently higher than the target gas adsorption temperature T 1, and the Peltier layer is maintained so as to maintain the target gas desorption temperature T 2 over the target gas
Thereafter, a
In this way, gas detection is possible even when detecting a low concentration VOC. Gas detection is started after the target gas detection time t 3. The target gas detection temperature T 3 and the target gas desorption temperature T 2 have been described as having a relationship of T 3 ≦ T 2 , but there may be a case of a relationship of T 2 ≦ T 3 . This temperature relationship varies depending on the type of gas sensing layer.
It is assumed that oxygen remains after gas detection. Next, the temperature is lowered to the ambient temperature after gas detection. As shown in Figure 3, when instantaneously temperature drops to ambient temperature from the target gas detected temperature T 3, the sensor resistance value is changed from (5) in FIG. 3 behaves like a solid line up (6). Next, when the temperature is increased from the ambient temperature to the oxygen adsorption temperature T 0 , the sensor resistance value changes from (6) in FIG. 3 to (2) with a behavior shown by a solid line. Then, when this drive pattern is repeated, the sensor resistance value is set to (6) → (2) → (3) → (4) → (5) → (6) as a repetition period when there is no target gas. Go back and forth on the solid line. When there is a target gas, the target gas is detected by decreasing the resistance value in (5). In addition, when time passes sufficiently without performing heater driving after reaching (6) (that is, drive stop), the process returns to (1).
Here, the amount of adsorption of the target gas in the adsorption layer 5d is determined by the adsorption equilibrium with the target gas in the gas phase, and therefore has a fixed relationship with the gas concentration in the gas phase. Therefore, even if the sensitivity is increased by the mechanism described above, a certain relationship can be obtained between the gas concentration in the gas phase and the output of the gas sensor. VOC gas is detected using such behavior.
Next, a gas detection method will be described with reference to a special driving method for the
The
Subsequently, the
Subsequently, the
Subsequently, the driving
Here, the oxygen adsorption temperature T 0 , the target gas adsorption temperature T 1 , the target gas desorption temperature T 2 , and the target gas detection temperature T 3 are T 1 <T 3 ≦ T 2 ≦ T 0 or T 1 <T. There is a relationship of 2 ≦ T 3 ≦ T 0 . The target gas detection temperature T 3 is T 3 ≦ T 2 or T 2 ≦ T 3 depending on the type of the gas sensing layer. In particular, the oxygen adsorption temperature T 0 is increased to maximize the oxygen adsorption amount. Then, the target gas adsorption temperature T 1 is sufficiently lowered (for example, set to −20 ° C. which is 0 ° C. or lower) and the target gas adsorption time t 1 is changed to the oxygen adsorption time t 0 , the target gas desorption time t 2 and the target gas. many are adsorbed by the adsorption layer 5d of the desired gas is longer than the detection time t 3. As a result, the target gas whose amount has been increased (concentrated) consumes oxygen, so that the change in the sensor resistance value is increased and the detection sensitivity can be increased. The gas detection method by the
Such a gas detection device further increases the sensitivity of a semiconductor gas sensor having the advantage of high productivity and low cost, and expands the detection concentration range to the low concentration side. In particular, it is possible to increase the sensitivity of VOC (target gas) having a low boiling point and a low vapor pressure at room temperature.
In addition, by making each component of the gas sensing layer, the electrode, the adsorption layer, and the Peltier layer have a very small heat capacity by a technique such as MEMS (micro electro mechanical system), for example, the time of temperature from T 1 to T 2 Since the change becomes faster and thermal desorption occurs in a very short time, the gas concentration reaching the gas sensing layer increases, and a more sensitive gas detection device can be obtained. Furthermore, the Peltier layer is disposed in the electrical insulating layer, which reduces heating and cooling losses and contributes to reduction of power consumption.

As a result, the amount of oxygen consumed by the target gas increases, the change in sensor resistance increases, and the detection sensitivity can be increased. The gas detection method by the gas detection device 200 is as described above.
Further, by making each component of the gas sensing layer, the electrode, the adsorption layer, the Peltier layer, and the heater layer have a very small heat capacity by a technique such as MEMS (micro electro mechanical system), for example, from T 1 to T 2 Since the temperature changes with time and thermal desorption occurs in a very short time, the concentration of gas reaching the gas sensing layer increases, and a more sensitive gas detection device can be obtained. Furthermore, the Peltier layer and the heater layer are disposed in the electrical insulating layer, thereby reducing the loss of heating and cooling and contributing to the reduction of power consumption.
In addition, the
Subsequently, the characteristics of the gas detection device and the gas detection method of the present invention were examined by changing the driving conditions. FIG. 8 is a time chart for driving the gas detection device 200 according to the second embodiment of the present invention. After changing to the oxygen adsorption temperature T 0 (= 400 ° C.) at which oxygen is adsorbed on the gas sensing layer and passing the oxygen adsorption time t 0, the target gas adsorption temperature T 1 (− The temperature is changed to 20 ° C. = temperature sufficiently lower than the
In FIG. 10, the gas sensitivity characteristic with respect to the isoprene of an Example and a comparative example is shown. The patterns shown in FIGS. 8 and 9 were periodically repeated, and the sensitivity was evaluated when the resistance of the sensing layer was sufficiently stabilized. The sensitivity is a ratio of resistance in clean air (R air ) to resistance in gas (R gas ), and is calculated as R air / R gas . Therefore, when the gas concentration = 1.0 (1.0E + 0 in FIG. 10), there is no gas sensitivity.
In the comparative example, the sensitivity is obtained only up to several ppm, whereas in the example of the present invention, the sensitivity is obtained up to several hundred ppb. Isoprene has a boiling point of 34 ° C., and the adsorption effect on the adsorption layer is insufficient near the ambient temperature (20 ° C.) because the capillary condensation effect is small, but by making the temperature sufficiently low (−20 ° C.) from the boiling point. The capillary condensation effect is enhanced and liquefied isoprene is sufficiently adsorbed to the adsorption layer, and the gas sensitivity is greatly improved.

In the present specification, the actual temperature of the Peltier layer and the heater layer has been described, but the present invention is not limited by the upper limit temperature and the lower limit temperature at which the Peltier layer and the heater layer can be controlled. A Peltier layer or a heater layer whose upper limit temperature has been raised by improvement, or a Peltier layer whose lower limit temperature has been lowered may be adopted.
Moreover, in this specification, the point which employ | adopts a thin film semiconductor type as a gas sensor especially was demonstrated. However, the present invention can also be applied to a general semiconductor gas sensor (for example, a semiconductor gas sensor or a hot wire semiconductor gas sensor). The gas detection device and the gas detection method of the present invention can detect a low-concentration gas of ppb level.
