Abstract
Description
The present invention relates to an electron beam apparatus used for pattern inspection of a semiconductor or the like.
In an electron beam apparatus including an electron beam column, electrical characteristics, appearance inspection, and foreign matter inspection are performed on a sample such as a semiconductor wafer to be inspected. For example, in an electron beam apparatus, an electrical characteristic inspection (open / short) of a contact hole is imaged according to a charging state. Specifically, as shown in FIG. 14, the electron beam apparatus has a scanning electron microscope image (hereinafter also referred to as “SEM image”) at a reference position of a sample (for example, a semiconductor wafer W) and an SEM at an inspection position. The image is compared, and the image is compared to detect a portion having a different color as a defect position.
In such inspection using an electron beam column, it takes a lot of time to scan the entire surface of the sample with an electron beam. Therefore, for example, as in
Here, the potential difference between the first voltage applied to the first electrode provided at the position closest to the sample in the electrostatic lens of the electron beam column and the sample voltage applied to the sample affects the charging of the sample surface. give. For this reason, in an electron beam apparatus, it is desirable that this potential difference can be freely changed as an inspection condition. The electron beam device detects the secondary electron beam consisting of secondary electrons and reflected electrons from the sample while continuously changing the potential difference between the first voltage and the sample voltage, thereby changing the charging state (surface potential) of the sample. It can measure efficiently.
However, the objective lens of the electron beam column described in
Further, usually, only one detector for detecting the secondary electron beam is disposed above the electrostatic lens as the objective lens. If the outer diameter of the electron beam column is reduced in order to arrange a plurality of electron beam columns, the width and area of the detector installed in each electron beam column must be reduced, and the range of electron beams that can be detected by the detector is limited. Arise. Specifically, as shown in FIG. 15, the electron beam detection angle is small, or the electron beam detection angle is large and the energy is large, as described above from the electron beam trajectory in the electron beam column. It was not possible to detect it with the detector installed in.
Therefore, the present invention has been made in view of the above problems, and an object of the present invention is to reduce the size of an electron beam column including a plurality of devices and improve the defect detection performance. It is an object of the present invention to provide a new and improved electron beam apparatus capable of improving accuracy.
In order to solve the above problems, according to one aspect of the present invention, an electron beam optical system that irradiates an electron beam onto a sample surface and a detection system that detects electrons generated by the irradiation of the electron beam are provided inside the housing. An inspection apparatus comprising a plurality of electron beam columns, wherein an objective lens for focusing an electron beam emitted from the electron beam optical system of each electron beam column onto a sample surface at a predetermined position is an electrostatic device comprising four electrodes. Each electrode of the objective lens is, in order from the side facing the sample, a first electrode to which a negative voltage is applied, a second electrode to be grounded, a third electrode to which a focus voltage is applied, and a ground. An electron beam apparatus comprising a fourth electrode and capable of adjusting a potential difference between a voltage applied to the first electrode and a sample voltage applied to the sample is provided.
The detection system is installed on the objective lens, a first detector installed on the opposite side of the sample from the objective lens, a second detector installed further away from the sample than the first detector, and the objective lens. You may comprise from a 3rd detector.
At this time, the third detector may be installed on the first electrode of the objective lens. Alternatively, the third detector may be installed in the second electrode of the objective lens. In this case, an opening for exposing the third detector is formed in the first electrode.
The inner diameter of the second detector may be smaller than the inner diameter of the first detector.
Furthermore, at least one of the first detector, the second detector, and the third detector may be configured by a plurality of detection units.
The electron beam apparatus may be provided with a deflection mechanism for deflecting the electron beam between the first detector and the second detector.
Further, the focus voltage may be a positive voltage.
As described above, according to the present invention, it is possible to provide an electron beam apparatus capable of reducing the size of the apparatus and improving the inspection accuracy.

<1. Schematic configuration of electron beam device>
First, a schematic configuration of an electron beam apparatus according to an embodiment of the present invention will be described with reference to FIG. FIG. 1 is an explanatory diagram showing a schematic configuration of the electron beam apparatus 1 according to the present embodiment.
本実施形態に係る電子線装置1は、例えば半導体ウェハW(以下、単に「ウェハW」ともいう。)
The electron beam apparatus 1 according to the present embodiment is an apparatus for inspecting a semiconductor circuit pattern of, for example, a semiconductor wafer W (hereinafter also simply referred to as “wafer W”). For example, as shown in FIG. 1, the electron beam apparatus 1 includes a chamber unit 10, a plurality of
The chamber unit 10 is a unit that inspects the
The
Each
The
The
The
Such an electron beam apparatus 1 includes a plurality of
<2. Configuration of electron beam column>
Next, based on FIG. 2, the structure of the
The
The
The optical
The
The
The electron detector 190 is a detection system that irradiates the wafer W with an electron beam, detects the secondary electron beam emitted according to the circuit pattern, and the reflected electron, and outputs it as a high-frequency detection signal (signal electron beam). is there. The electron detector 190 according to the present embodiment includes three
With such a configuration of the

<3. Configuration of Objective Lens and Detector>
FIG. 3 shows in detail the configuration of the
[Objective lens]
The
The
The
The
The
A negative voltage is applied to the
In the electron beam apparatus 1 according to the present embodiment, the wafer W is changed by changing the potential difference between the first voltage applied to the
Regarding the detection system, it is possible to apply a filter to the electron beam by changing the potential difference between the first voltage and the sample voltage. For example, when the first voltage is lower than the sample voltage, the
FIG. 4 shows the acceptance of the detector when the
Here, the potential difference between the first voltage and the sample voltage is desirably 2 kV or less. This is because if this potential difference is large, the secondary electron beam goes straight and escapes from the center opening of the detector. Therefore, by reducing the potential difference to 2 kV or less, the secondary electron beam spreads, and electrons can be easily detected as compared with a concentric (annular) detector having an opening through which the primary beam passes at the center.
Thus, in the electron beam apparatus 1 according to the present embodiment, by using the four electrodes as described above, the potential difference between the first voltage applied to the

Next, it is assumed that the first voltage of the
Similarly, in the configuration using the conventional three electrodes, when the first voltage is changed to -6.9 kV from the standard condition, the voltage required to focus the primary electron beam on the sample is +12.7 kV. It was. The focus voltage under standard conditions was +11.8 kV. Therefore, the amount of change in the focus voltage, which is the difference from the standard condition focus voltage + 11.8 kV, is 0.9 kV. Further, the relative change amount of the focus voltage with respect to the focus voltage under the standard condition was 7.8% (0.9 / 11.8%).
From this, it can be understood that the amount of change in the focus voltage is improved by about 33% compared to the conventional art by configuring the objective lens from four electrodes as in the present embodiment.
[Detector]
The
As shown in FIG. 3, the
The
As the
The
The center of the
Further, in order to guide the fluorescence emitted from the
Returning to the description of FIG. 3, the
At this time, an
These
FIG. 8 shows the relationship between the detection angle of the electron beam detected by each
From FIG. 8, the
[Modification]
The
(Modification 1)
For example, as shown in FIGS. 9 and 10, a
(Modification 2)
The
(Modification 3)
As a method for improving the detection efficiency of the
As shown in FIG. 12, the
(Modification 4)
Alternatively, as another method for improving the detection efficiency of the
As shown in FIG. 13, the
The primary electron beam is deflected by the three-stage alignment by the
The traveling direction of the electron beam reflected by the wafer W and the signal electron beam made of secondary electrons is opposite to that of the primary electron beam. Therefore, the signal electron beam that has passed through the opening of the
In Modification 3 shown in FIG. 12 and
The configuration and operation of the electron beam apparatus 1 according to the embodiment of the present invention have been described above. According to the present embodiment, the
